GaAs로 덮인 InAs/InGaAs 양자고리의 비정상 응력 분포 및 이방 응력에 의한 light-hole 분율 증가

  • 최근 우리는 InGaAs 위에 성장한 InAs 양자점에 GaAs를 얇게 덮음으로써 양자고리를 성장하고, 그 광학적 특성을 분석하였다. [1] 이번 연구에서는 이 양자고리 구조의 전자 구조 및 광학적 특성을 전산모사를 통해 계산하였고, GaAs가 구조의 응력, 압전 포텐셜 및 light-hole 분율에 미치는 영향을 분석하였다. 이론적인 분석을 위해, valence force field 방법을 이용하여 이종 물질간의 격자상수 차이에 의한 격자 변형 및 압전 포텐셜의 변화를 계산하였고, 양자고리 내 전자의 양자화 에너지 및 파동함수를 k p 방법을 통해 얻을 수 있었다. 또한 광학적인 특성 등의 다체 효과를 예측하기 위해 configuration interaction 방법을 사용하였다. 이 연구에서 우리는, GaAs가 InAs에 강한 압축 응력을 가할 것이라는 일반적인 예측과 달리, InGaAs 매트릭스 안에서는 격자상수가 작은 GaAs가 InAs 양자고리에 효과적인 압축 응력을 가할 수 없음을 보였다. 특히 GaAs 층의 두께가 얇을 경우, InGaAs 매트릭스에 의해 인장 응력을 받는 GaAs가 InAs의 응력을 해소하기 충분한 공간을 제공하여, 오히려 InAs의 압축 응력을 약화시키는 것을 알 수 있었다. 이 연구 결과는 응력 분포가 단순한 양자우물 등의 2차원 구조와 달리, 응력 분포가 복잡한 3차원 나노 구조에서는 단순히 격자상수만으로 파장 변화 경향을 예측할 수 없음을 나타낸다. 또한 우리는, GaAs의 큰 negative 이방 응력과 InAs의 작은 positive 이방 응력에 의해 전자와 heavy-hole은 InAs에, light-hole은 GaAs에 구속됨을 보였다. 즉, InAs보다 밴드갭이 큰 GaAs가 전자와 heavy-hole에 대해서는 강한 포텐셜 배리어로 작용하지만 light-hole에 대해서는 포텐셜 우물로 작용하는, 반 우물-반 배리어 특성을 가짐을 알 수 있었다. 이로 인해 GaAs가 있는 양자고리의 light-hole 분율이 GaAs가 없을 경우에 비해 2배에서 8배가량 증가함을 보일 수 있었다. 비슷한 특성이 hole에 대해서는 InP나 InGaAsP 위에 성장한 GaAs 층에서 보고된 바가 있으나, 전자는 InAs로, hole은 GaAs로 분리할 수 있는 3차원 나노 구조에 대한 연구는 이 연구가 처음이다. Analysis of Channel Doping Profile Dependent Threshold Voltage Characteristics for Double Gate MOSFET (이중게이트 MOSFET에서 채널도핑분포의 형태에 따른 문턱전압특성분석)

  • In this paper, threshold voltage characteristics have been analyzed as one of short channel effects occurred in double gate(DG)MOSFET to be next-generation devices. The Gaussian function to be nearly experimental distribution has been used as carrier distribution to solve Poisson's equation, and threshold voltage has been investigated according to projected range and standard projected deviation, variables of Gaussian function. The analytical potential distribution model has been derived from Poisson's equation, and threshold voltage has been obtained from this model. Since threshold voltage has been defined as gate voltage when surface potential is twice of Fermi potential, threshold voltage has been derived from analytical model of surface potential. Those results of this potential model are compared with those of numerical simulation to verify this model. As a result, since potential model presented in this paper is good agreement with numerical model, the threshold voltage characteristics have been considered according to the doping profile of DGMOSFET.

Hybrid Element Model for Wave Transformation Analysis (파랑 변형 해석을 위한 복합 요소 모형)

  • In this study, we develop a finite element model to directly solve the Laplace equation while keeping the same computational efficiency as the models based on the extended mild-slope equation which has been widely used for calculation of wave transformation in shallow water. For this, the computational domain is discretized into finite elements with a single layer in the vertical direction. The velocity potential in the element is then expressed in terms of the potentials at the nodes located at water surface, and the Galerkin method is used to construct the numerical model. A common shape function is adopted in horizontal direction, and the cosine hyperbolic function in vertical direction, which describes the vertical behavior of progressive waves. The model was developed for vertical two-dimensional problems. In order to verify the developed model, it is applied to vertical two-dimensional problems of wave reflection and transmission. It is shown that the present finite element model is comparable to the models based on extended mild-slope equations in both computational efficiency and accuracy.

Analysis of Subthreshold Swing for Oxide Thickness and Doping Distribution in DGMOSFET (산화막두께 및 도핑분포에 대한 DGMOSFET의 문턱전압이하 스윙분석)

  • In this paper, the relationship of potential and charge distribution in channel for double gate(DG) MOSFET has been derived from Poisson's equation using Gaussian function. The relationship of subthreshold swing and oxide thickness has been investigated according to variables of doping distribution using Gaussian function, i.e. projected range and standard projected deviation, The analytical potential distribution model has been derived from Poisson's equation, and subthreshold swing has been obtained from this model for the change of oxide thickness. The subthreshold swing has been defined as the derivative of gate voltage to drain current and is theoretically minimum of 60 mS/dec, and very important factor in digital application. Those results of this potential model are compared with those of numerical simulation to verify this model. As a result, since potential model presented in this paper is good agreement with numerical model, the relationship of subthreshold swing and oxide thickness have been analyzed according to the shape of doping distribution.

  • A simple Crocco's $n-{\tau}$ time delay model and linear analysis of fluid flow coupled with acoustics are combined to investigate the high frequency combustion instability in the combustion chamber of LOX/hydrocarbon engines. The partial differential equation of the velocity potential is separated into ordinary differential equations, and eigenvalues that correspond to tangential resonance modes in the cylindrical chamber are determined. A general solution is obtained by solving the differential equation in the axial direction, and boundary conditions at the injector face and nozzle entrance are applied in order to calculate the chamber admittance. Frequency analysis of the transfer function is used to evaluate the stability of system. Stability margin is determined from the system gain and phase angle for the desired frequency range of 1T mode. The chamber model with variable baffle length and configurations are also considered in order to enhance the 1T mode stability of the combustion chamber.

  • In this paper, we propose a controller with the self-organizing neural network compensator for compensating PID controller's response. PID controller has simple design method but needs a lot of trials and errors to determine coefficients. A neural network control method does not have optimal structure as the parameters are pre-specified by designers. In this paper, to solve this problem, we use a self-organizing neural network which has Back Propagation Network algorithm using a Gaussian Potential Function as an activation function of hidden layer nodes for compensating PID controller's output. Self-Organizing Neural Network's learning is proceeded by Gaussian Function's Mean, Variance and number which are automatically adjusted. As the results of simulation through the second order plant, we confirmed that the proposed controller get a good response compare with a PID controller. And we implemented the of controller performance hydraulic servo motor system using the DSP processor. Then we observed an experimental results.

INCOMPRESSIBLE FLOW COMPUTATIONS USING A HERMITE STREAM FUNCTION (Hermite 유동함수를 이용한 비압축성 유동계산)

  • This paper describes a recent development on the divergence free basis function based on a hermite stream function and verifies its validity by comparing results with those from a modified residual method known as one of stabilized finite element methods. It can be shown that a proper choice of degrees of freedom at a node with a proper arrangement of the hermite interpolation functions can yield solenoidal or divergent free interpolation functions for the velocities. The well-known cavity problem has been chosen for validity of the present algorithm. The comparisons from numerical results between the present and the modified residual showed the present method yields better results in both the velocity and the pressure within modest Reynolds numbers(Re = 1,000).

  • A computer simulation is performed on the effectiveness of the active minimization of harmonically excited enclosed sound fields for producing global reduction in the amplitude of the pressure fluctuations. In this study for the appreciable reductions in total time averaged acoustic potential energy, $E_{pp}$, the transducer location strategies for three dimensional active noise control is presented based on a state space modal which approximates the closed acoustic field.In this study, the above theoretical basis is used to investigate the application of active control to sound fields of low modal density. By the used of room-like 3-dimensional rectangular enclosure it is demonstrated that the reductions in $E_{pp}$ can be achieved by using a single secondary source, provided that the source is placed within the half a wavelength from the primary source and placed away from nodal line of the sound field. Concerning the reductions in $E_{pp}$ by minimzing the pressure in sound fields by the use of 3-dimensional rectangular enclosure, the effects of the number of sensors and the locations of these sensors are investigated. When a few modes dominate the response it is found that if only a limited number of sensors are located away from nodal line and located at the pressure maxima of the sound field such as at each corner of a rectangular enclosure.

  • 본 논문에서는 Centroidal Voronoi Tessellation을 이용하여 군집로봇의 협조탐색을 위한 공간분할기법을 제안한다. 탐색공간은 Centroidal Voronoi Tessellation을 이용하여 분할한다. 전역 경로 계획 및 군집 로봇 간의 충돌 회피는 포텐셜 필드를 이용한다. 탐색공간에 밀도 함수를 사용하여 공간분할의 유동성을 부여한다. 마지막으로, 군집로봇의 협조탐색의 가능성을 시뮬레이션을 통하여 확인한다.

  • This paper presents the potential field for mobile robot path planning. The proposed repulsive potential has weighted parts, which consists of conventional repulsive potential and goals nonreachable with obstacles nearby repulsive potential. It ensures the global minimum of the total potential when the robot approaches goals near obstacle and the robot passes the adjacent obstacles. Simulation results shows that the proposed potential is better than conventional potentials.
