Study on the Intrinsic Defects in Undoped GaSb Bulk and MBE-grown GaSb/SI-GaAs Epitaxial Layers for Infrared Photodetectors (적외선검출소자를 위한 GaSb 결정 및 MBE로 성장한 Gasb/SI-GaAs 박막의 진성결함에 관한 연구)

  • We have investigated the intrinsic defects remaining in epitaxial GaSb layers grown on SI-GaAs substrates compared to those in bulk GaSb crystal substrate, which is a basic material of Sb-based strained-layer superlattice infrared photodetectors. From the functional dependence of the band-to-band transition energy of the photomuminescence (PL) spectra observing up to near room-temperature (250 K), the temperature parameters of [$E_o$, $\alpha$, $\beta$] of undoped GaSb crystal are determined by using the Varshni empirical equation describing the temperature variation of the bandgap energy. Additionally to the antisite-Ga ([$Ga_{Sb}$]) with an ionization energy of 29 meV that is well known to a major intrinsic defect in GaSb, epitaxial GaSb layers show a pair of deep states at the emission energy of 732/711 meV that may be related with a complex of two antisite-Ga and antisite-Sb ([$Ga_{Sb}-Sb_{Ga}$]). Based on the analysis of the temperature and the excitation-power dependences of PL, it suggests that excess-Sb substitutes Ga-site by self-diffusion and two anti sites of [$Ga_{Sb}$] and [$Sb_{Ga}$] could form as a complex of [$Ga_{Sb}-Sb_{Ga}$] in GaSb epilayers grown under Sb-rich condition.

Optimization of Tunneling FET with Suppression of Leakage Current and Improvement of Subthreshold Slope (누설전류 감소 및 Subthreshold Slope 향상을 위한 Tunneling FET 소자 최적화)

  • The device performances of N-channel Tunneling FET have been characterized with different intrinsic length between drain and gate($L_{in}$), drain and source doping, permittivity and oxide thickness when the total effective channel length is constant. N-channel Tunneling FET of SOI structure have been used in characterization. $L_{in}$ was from 30nm to 70nm, dose concentration of drain and source were from $2{\times}10^{12}cm^{-2}$ to $2{\times}10^{15}cm^{-2}$ and from $1{\times}10^{14}cm^{-2}$ to $3{\times}10^{15}cm^{-2}$, permittivity was from 3.9 to 29, and oxide thickness was from 3nm to 9nm. The device performances were characterized by Subthreshold slope(S-slope), On/off ratio, and leakage current. From the simulation results, the leakage current have been reduced for long $L_{in}$ and low drain doping. S-slope have been reduced for high source doping, high permittivity and thin oxide thickness. With considering the leakage current and S-slope, it is desirable that are long $L_{in}$, low drain doping, high source doping, high permittivity and thin oxide thickness to optimize device performance in n-channel Tunneling FET.

A Study on the Authentic Leadership Influencing on Innovative Behavior: Focusing on Mediating Effect of Employee's Silence (진성리더십이 혁신행동에 미치는 영향에 관한 연구 : 구성원 침묵의 매개효과를 중심으로)

  • It is believed that there will be changes in the behavior of members according to the characteristics of the organization's leader. The purpose of this study is to find out the factors that induce changes in the behavior of employees of the organization through empirical research. In order to accomplish the research aims, we developed and verify the research model using authentic leadership as an independent variable and the innovative behavior as a criterion variable. In addition, by using the silent phenomenon of the members as a mediating variable, we also tried to find out how it affects the behavior of the employees. Empirical results of the study showed that authentic leadership as an independent variable had a direct influence on the innovation behavior of employees, and the mediating effect of silence also had a partial mediating effect. These findings suggest that leadership and Silence factors which are internal motivational factors leading to behavior of employees are affected innovative behavior. There are some expectations as follow. Based on this study, it would be an important issue that the study on the necessity of silence management of employees through research on the causes of silence felt by members of the organization and the influence.

The Influence of Authentic Leadership on Intention to Share Knowledge Through Organization Identification and Organization Commitment: Analysis of the Moderating Effect of Reciprocal Feedback and Task Interdependence (진성 리더십이 조직 동일시와 조직 몰입을 통해 지식공유 의도에 미치는 영향: 상호피드백과 업무 상호의존성 조절효과 분석)

  • As the systematic management of knowledge within an organization is recognized as a core factor for the continuous growth of an organization, organizations are increasing their interest in knowledge management. Knowledge management requires the active sharing of knowledge by insiders of the organization, but there are cases of failure due to the lack of participation of leaders and employees of the organization. The purpose of this study is to suggest a mechanism by which the authentic leadership of leaders in small and medium-sized enterprises(SME), which are relatively lacking in knowledge production capacity, leads to intention to share knowledge of employees. In addition, the study confirms that reciprocal feedback and task interdependence moderate the relationship between antecedent factors and intention to share knowledge. In this study, a research model was derived based on precedent research, and 272 samples were obtained by conducting a questionnaire survey on employees of SME that introduced a knowledge management policy. And, the study verified the hypothesis by applying structural equation modeling based on AMOS 22.0. The results of the study proved that authentic leadership has a positive effect on the intention to share knowledge through organization identification and organization commitment, and confirmed that reciprocal feedback and work interdependence moderate the relationship between knowledge sharing intentions and antecedent factors. This study suggests the mechanism by which the authentic behavior of the leaders of SMEs affects the knowledge sharing behavior of employees, and suggests that work cooperation strengthens the influence of the mechanism.

  • 홍대앞의 지상4층, 지하3층의 전시판매시설, 도심지의 부족한 녹지공간을 해소하고자 300평의 대지에 공원을 조성하고 건물은 필로티를 두어 통행과 이동이 용이하도록 하였다. 전체건물은 트러스아치로 이루어진 주 구조체에서 기둥을 내려 각층 슬래브를 받치는 매단구조이며 2개의 도로가 교차되는 지점으로 다수의통행인에 대응하도록 전시실을 케이블로 지지된 캔틸레버로 내밀어 공간을 만들었다.
