Development of Polymer Elastic Bump Formation Process and Bump Deformation Behavior Analysis for Flexible Semiconductor Package Assembly (유연 반도체 패키지 접속을 위한 폴리머 탄성범프 범핑 공정 개발 및 범프 변형 거동 분석)

  • In this study, polymer elastic bumps were fabricated for the flexible electronic package flip chip bonding and the viscoelastic and viscoplastic behavior of the polymer elastic bumps according to the temperature and load were analyzed using FEM and experiments. The polymer elastic bump is easy to deform by the bonding load, and it is confirmed that the bump height flatness problem is easily compensated and the stress concentration on thin chip is reduced remarkably. We also develop a spiral cap type and spoke cap type polymer elastic bump of $200{\mu}m$ diameter to complement Au metal cap crack phenomenon caused by excessive deformation of polymer elastic bump. The proposed polymer elastic bumps could reduce stress of metal wiring during bump deformation compared to metal cap bump, which is completely covered with metal wiring because the metal wiring on these bumps is partially patterned and easily deformable pattern. The spoke cap bump shows the lowest stress concentration in the metal wiring while maintaining the low contact resistance because the contact area between bump and pad was wider than that of the spiral cap bump.

  • The naturally opened Han river estuary is a place where the flows of the Han river, Imjin river, Yaesung river meet with West Sea of Korea, so the hydrodynamic mechanism(Impact-Response) structure of Han river estuary is complex. Continuous observation and measurement due to the morphological characteristics at the estuary are required to maintain the estuary environment and river management facilities. However, the Sannam wetland(the study area) is in the military operation area. Therefore, Sannam wetland has the limited access under the control from military office. In 2020, there had a natural disaster due to flooding in August and COVID-19, and it made a survey hard. The noncontact survey technique, the analysis of LANDSAT images at Sannam wetland, was applied to analyze riverbed fluctuation and morphological transformation around Sannam wetland. LANDSAT images obtained from EarthExplorer, USGS and analyzed by QGIS. The analysis was performed based on the area and the distance near Sannam wetland. As a result, an erosion was happened on the downstream of the study area, and the upstream of the study area did not have any serious sediment transport. Considering the resolution of LANDSAT images, this noncontect survey technique is applicable to manage the study area. From the analysis of LANDSAT images, it is assumed that the tidal effect is greater than the inflow from the upstream. The pattern change of tidal response causes the damage of the river facilities near the Hangang river estuary.

Analytical Method of Bentazone Residue in Agricultural Commodities Using HPLC-UVD/MS (HPLC-UVD/MS를 이용한 농산물 중 bentazone의 분석법 확립)

  • Bentazone is benzothiadiazole group herbicide, and used to foliage treatment. This herbicide have already been widely used for cereals and vegetables planting in worldwide. This experiment was conducted to establish a determination method for bentazone residue in crops using HPLC-UVD/MS. Bentazone residue was extracted with acetone (adjusted pH 1 with phosphoric acid) from representative samples of five raw products which comprised hulled rice, soybean, apple, green pepper, and Chinese cabbage. The extract was diluted with saline water, and dichloromethane partition was followed to recover bentazone from the aqueous phase. Florisil column chromatography was additionally employed for final clean up of the extract. The bentazone was quantitated by HPLC with UVD, using a YMC ODS AM 303 ($4.6{\times}250$ mm) column. The crops were fortified with bentazone at 3 levels per crop. Mean recovery ratio were ranged from 82.0% for a 0.2 mg/kg in apple to 97.9% for a 0.02 mg/kg in Chinese cabbage. The coefficients of variation were ranged from 0.5% for a 0.02 mg/kg in soybean to 9.7% for a 0.02 mg/kg in Chinese cabbage. Quantitative limit of bentazone was 0.02 mg/kg in representative five crop samples. A LC/MS with selected-ion monitoring was also provided to confirm the suspected residue. Therefore, this analytical method was reproducible and sensitive enough to determine the residue of bentazone in agricultural commodities.

A Study on the Side Impact Characteristics Occurred from SUV-to-Passenger Car using LS-DYNA (LS-DYNA를 이용한 SUV와 승용차의 측면충돌 특성에 대한 연구)

  • Since the sides of a vehicle are designed asymmetrically unlike its front or rear, the degree of deformation of the car body greatly differs depending on the site of collision if a broadside collision takes place. When elastic deformation and plastic deformation occur in the car body occur due to a collision, the kinetic energy is absorbed into the body, and the momentum decreases. Generally, an analysis of traffic accidents analyzes the vehicle's behavior after a collision by the law of momentum conservation and corrects the error of the amount of energy absorption due to the deformation of the car body, applying a restitution coefficient. This study interpreted a finite element vehicle model applying the structure of the car body and the material properties of each part with LS-DYNA, analyzed the result and drew the restitution coefficient and the depth of penetration according to the contact area of the vehicle in a broadside collision between an SUV and a passenger car. When the finally calculated restitution coefficient and depth of penetration were applied to the examples of the actual traffic accidents, there was an effect on the improvement of the error in the result. It was found that when the initial input value, drawn using the finite element analysis model, it had a higher reliability of the interpretation than that of the existing analysis techniques.

  • 미래 정보와 시대에서 중추적인 역할을 할 광관련 멀티미디어 장비들은 최근 관련 산업계에서 주목을 받기 시작하고 있고 특히 기존 VTR(Video Tape Recorder) 시장을 대체할 차세대 DVDR(Digital Video Disk Recorder)는 기술전쟁이라고 할 정도로 선진 기업의 연구가 치열해지고 있다. DVDR 시스템에서는 필요한 정보들을 레이저빔을 이용한 광학신호로 바꾸어 광디스크에 기록, 재생하는 광픽업이 절대적으로 필요하게 된다. 그런데 광픽업의 위치추종기구인 Actuator는 정확한 위치추종(.+-.1.$\mu$m 오차이내)을 할 수 있는 성능이 요구되며 서보의 특성상 20KHz 이하에서 불필요한 모우드가 가진되지 않는 정밀부품이어야 하므로 Actuator 각 부품의 동적인 특성을 명확히 규명할 필요가 있다. 따라서 본 연구에서는 우선 Actuator 각 부품과 가동부 전체의 중량 및 진동해석을 통해 동특성을 조사하였다. 그리고 Actuator의 중요한 기본성능중 하나인 구동감도 확보여부를 검토할 필요가 있기 때문에 유한요소법 프로그램인 ANSYS를 이용하여 자기회로 부분에 대한 해석을 구하였다. 또한 가동부와 자기회로 등 하위부품을 조립하는 과정에서 발생하는 조립오차로 인해 불필요한 공진과 회전형상이 야기될 수 있으므로 동특성 및 문제점 파악을 위한 민감도 분석이 필요하다. 따라서 본 연구에서는 가동부의 관성 모멘트 값과 강체에 대한 일반식을 이용한 자체 프로그램을 작성하여 조립공차를 구하였다. 이와같은 과정을 통해 구해진 설계값을 바탕으로 실제 제작된 Actuator에 대해서는 비접촉식 측정방법을 통해 동특성값을 측정하였고 이를 해석값과 상호 비교하였다.동강성행렬법(dynamic stiffness matrix method)을 이용하여 해석하고자 한다. 수준임이 입증되었다. 본 연구의 결과를 토대로우리나라 젊고 건강한 남성에게 적합한 무게상수는 작업자군에 대하여 25.05kg, 학생군에 대하여 20.24kg 으로 나타나 이는 미국 NIOSH 안전기준과 대체로 일치함을 발견하였다.ive structures utilized in Client/server architecture for distribution and cooperative processing of application between server and client this study presents two different data management methods under the Client/server environment; one is "Remote Data Management Method" which uses file server or database server and. the other is "Distributed Data Management Method" using distributed database management system. Marginal and Internal Fit of Copings Made by CAD/CAM using Different Scanning Methods (서로 다른 스캔 방식을 이용하여 CAD/CAM에 의해 제작된 코핑의 변연 및 내면의 적합성)

  • The purpose of this study is to evaluate the marginal and internal fit of coping made by CAD/CAM using different scanning methods. Zirconia coping was made by each CAD/CAM system followed by intra-oral scanning, model optical scanning and model contact scanning. It was embedded into Epoxy Resin and was cut by buccal to lingual. AMD (Absolute marginal discrepancy), MG (Marginal gap), GA (Gap of axial), GL (Gap of line angle) and GO (Gap of occlusal) of each sample were measured. The result is as followed; 1. The mean value of AMD in Group 1, Group 2, Group 3 are $141.21{\pm}42.94{\mu}m$, $140.63{\pm}31.64{\mu}m$, $109.37{\pm}28.42{\mu}m$. The averages of MG in Group 1, Group 2, Group 3 are $82.52{\pm}43.99{\mu}m$, $90.28{\pm}27.93{\mu}m$, $66.55{\pm}28.77{\mu}m$. Statistically there is no difference in AMD and MG among the three Groups (Anova, P>0.05). 2. GA of Group 2 revealed statistically difference compared with Group 1 and Group 3 (Anova, P<0.05). 3. GL and GO of Group 1 showed statistically significant differences compared with Group 2 and Group 3 (Mann-whitney test (P<0.05). Zirconia copings made by 3 ways of scanning methods have no difference with conventional ceramics in AMD and MG which are known as the most important factors.

Evaluation on machining accuracy according to convergence angle and radius of curvature value used for fabricating custom abutments (맞춤형 지대주 제작에 사용되는 수렴 각과 곡률 반경의 값에 따른 가공 정확도 평가)

  • This study evaluates the machining accuracy of the custom abutment design according to the selected convergence angle and radius of curvature value in the CAD program. Ten custom abutments were designed based on dental CAD. And then, the fabricated custom abutment was scanned ten times using a contact scanner. The data of the scanned custom abutment was saved as "Test STL" file. The Geomagic studio software was used to superposition each exported as an "Test STL" file with the CAD-reference-model STL file (CRM) specified by the same name. In the experimental results, the A8 group (convergence angle $8^{\circ}$) showed lower error than the A4 group (convergence angle $4^{\circ}$) . In addition, the higher the radius of curvature, the less error in the top and chamfer regions of the custom abutment (p< 0.05). Overall, the convergence angle and radius of curvature value in the custom abutment design were found to affect the machining accuracy.

  • 원격탐사(remote sensing)란 관측 대상과의 접촉 없이 멀리서 정보를 얻어내는 기술을 말한다. 기상관측분야에는 이미 소다(SODAR) 장비가 폭넓게 사용되거 왔으나 최근 풍력자원평가(wind resource assessment)를 위한 풍황측정에 SODAR와 더불어 라이다(LIDAR)가 적극적으로 활용되기 시작하고 있다. 참고로 SODAR(SOnic Detection And Ranging)는 수직 및 동서 남북 방향으로 음파를 발생시키고 대기유동에 의해 산란 반사된 에코를 수신하여 진동수 변화와 반사에코 강도를 측정하여 각 방향의 에코자료를 벡터 합성함으로써 풍향 및 풍속을 산출하는 원리이다. 반면 LIDAR(Light Detection And Ranging)는 비교적 최근에 풍황측정 용도로 개발된 레이저 탐지에 바탕을 둔 원거리 센서로, 공기입자(먼지, 수증기, 구름, 안개, 오염물질 등)에 의해 산란된 레이저 발산의 도플러 쉬프트(Doppler shift)를 이용하여 풍향 및 풍속을 측정하는 원격탐사 장비이다. 풍력자원평가 측면에서 라이다는 그 정확도가 IEC61400-12에 의거한 풍황탑(met-mast) 측정자료 다수와의 비교검증 실측평가(Albers et al., 2009)를 통하여 입증된 바 있다. 한편 한국에너지기술연구원에서 운용 중인 라이다 시스템은 그림 1의 우측 그림과 같이 1초에 $360^{\circ}$를 스캔하여 50지점에서 반사되는 레이저를 스펙트럼으로 측정하되 설정된 관측높이에서 풍속은 샘플링 부피(sampling volume)의 평균값으로 정의된다. 그런데 샘플링 부피는 설정된 관측높이로부터 상하 12.5m, 총 25m의 높이구간에서 관측한 스펙트럼의 평균값을 그 중앙지점에서의 풍속으로 환산하는 알고리듬(algorithm)을 채택하고 있다. 따라서 비선형적으로 변화하는 풍속연직분포 관측 시 풍속환산 알고리듬에 의한 측정오차가 개입될 가능성이 존재하는 것이다. 이에 본 연구에서는 라이다에 의한 풍속연직분포 측정 시 샘플링 부피의 구간 평균화 과정에서 발생하는 불확도(uncertainty)를 정량적으로 분석함으로써 라이다에 의한 풍속연직분포 관측의 불확도를 정량평가하고자 한다.

  • Pipelines in power plants, nuclear facilities and chemical industries are often affected by corrosion effects. It is important to inspect the internal defects in pipelines in oder to guarantee safe operational condition. We have taken relatively much time, cost and manpower to use conventional NDT methods because these methods are contact measuring methods. In this paper, we used digital shearography, a laser-based optical method which allows full-field measurement of surface displacement derivatives. This method has many advantages in practical use, such as low sensitivity to environmental noise, simple optical configuration and real time measurement. The experiment was performed with pressure vessels which has different internal cracks and detected internal cracks in the pressure vessels at a real time using phase shifting method.

  • 전기방전에 대한 shed 재료의 열화내성과 우수한 발수성의 장기간 유지특성은 폴리머 애자의 장기성능에 있어서 가장 중요한 인자들이다. 애자 제조시 무결점 성형성 또한 중요한데 열화내성을 확보하기 위해 다량의 ATH의 첨가가 수반되기 때문에 적절한 process oil의 사용이 불가피하다. 사용하는 오일의 종류와 량에 따라 옥외절연물의 장기성능에 영향을 주는 표면발수성이나 방전내성은 크게 차이가 나는 것으로 밝혀지고 있다. 본 논문에서는 화학적 구조와 정도가 다른 몇 가지 실리콘 fluid들을 실리콘 고무에 처방하여 기본물성과 초고압 옥외절연물의 shed 재료로서 장기성능에 영향을 주는 방전열화내성과 표면발수성의 회복특성을 평가하였다. 실리콘 고무의 무결점 사출성형에 가소도가 중요한데 동일한 무기물 첨가조건에서 유사한 가소도를 갖게 하는데 필요한 량은 fluid들의 종류에 따라서 상당한 차이가 있었다. 특히 PDMS는 점도는 낮지만 분자량이 커서 많은 량이 첨가되어 기계적 특성저하가 크게 일어났다. 코로나 처리후 발수성 회복특성은 fluid들의 분자크기와 반응기의 종류에 따라 상당히 영향을 받았으며 분자가 클수록 초기회복속도는 다소 느려도 최종의 상시발수성은 다소 높게 유지되었으며 2일 이내에 거의 초기 접촉각으로 회복되었다. 내아크성은 무게손실이 적을수록 오차범위도 작은 안정된 특성을 보였으며 fluid들의 종류에 따른 무게손실의 차이는 크지 않았다. 트래킹 방전에 의한 무게 감소는 fluid의 분자가 크면서 페닐기를 가진 fluid들이 첨가된 고무가 우수한 특성을 보였다.
