The effect of annealing conditions on ultra shallow $ p^+-n$ junctions formed by low energy ion implantation (저에너지 이온 주입 방법으로 형성된 박막$ p^+-n$ 접합의 열처리 조건에 따른 특성)

  • Shallow $p^{+}$-n junctions were formed by preamorphization, low-energy ion implantation and dual-step annealing processes. Germanium ions were implanted into silicon substrates for preamorphization. The dopant implantation was performed into the preamorphized and non-preamorphized substrates using B $F_2$2 ions. Rapid thermal anneal (RTA) and furnace anneal (FA) were employed for dopant activation and damage removal. Samples were annealed by one of the following four methods; RTA(75$0^{\circ}C$/10s)+Ft FA+RTA(75$0^{\circ}C$/10s), RTA(100$0^{\circ}C$/10s)+FA, FA+The Ge Preamorphized sample exhibited a shallower junction depth than the non-preamorphized sample. When the employed RTA temperature was 100$0^{\circ}C$, FA+RTA annealing sequence exhibited better junction characteristics than RTA+FA thermal cycle from the viewpoint of junction depth, sheet resistance, $R_{s}$$.$ $x_{j}$, and leakage current.t.

Design of X/Ku band Waveguide Diplexers with H-plane T-junction (자계면 T-접합 구조를 갖는 X/Ku 밴드 도파관 다이플렉서의 설계)

  • In this paper, X/Ku band waveguide diplexers with H-plane T-junction for satellite communication systems is proposed and its characteristics is cinfirmed. Two frequency bands such as X(7.25 ~ 8.4 GHz) and Ku(12.25 ~ 14.5 GHz) can be separated by the proposed waveguide diplexers. A diplexers is normally including low pass filter, high pass filter and junction waveguide. To simplify the structure of the proposed diplexers, the proposed waveguide diplexers is using impedance matching technique on H-plane of the high pass filter without low pass filter. To use vertical and horizontal polarization, the proposed diplexers with orthomode transducer(OMT) characteristics is also designed. Therefore, it is confirmed that the proposed waveguide diplexers can be used as dual-band and dual-polarization diplexers for satellite communication feed systems.

  • Joining ${Al}_{2}{O}_{3}$ and STS 304 stainless steel by active metal brazing method with using CuI Owt % Ti and Cu -7 .5wt % Zr insert metal, their interfaces were analyzed and strength of the joint brazed with Cu-7.5wt % Zr insert metal also investigated with shear strength testing method. In brazing with Cu-lOwt% Ti insert metal, the single reaction layer was formed by the reaction with Ti and ${Al}_{2}{O}_{3}$ at the interface between ${Al}_{2}{O}_{3}$ and insert metal, but the double reaction layer was found in brazing with Cu-7.5wt % Zr insert metal because of the difference of their wettability on the surface of ${Al}_{2}{O}_{3}$. Fracture shear strength about 86MPa was obtained from ${Al}_{2}{O}_{3}$/Cu-7.5wt% Zr/STS 304 stainless steel joint and reasonable strength of the joints is attributed to the formation of double reaction layer at the interface.

  • Well designed group bolted connections can exhibit excellent ductile behavior through the bearing mechanism until the occurrence of shear rupture in the bolt or in the connecting plate. This excellent ductility can be utilized in favor of economical connection design. In this study, comprehensive tests on single-bolt bearing connections were conducted and analyzed considering bearing boundary conditions. The primary objective was to propose a generalized bearing strength and load-deformation relationship that can be used for designing group-bolted connections. To this end, new bearing strength formula, deformation limits as well as new load-deformation relationship were first proposed. Especially the proposed load-deformation relationship can reflect the stiffness, strength, and geometrical boundary conditions of the joint. The proposed formula and relationship are validated based on test results.

On the Explosive Welding Characteristics of Steel-Titanium Dissimilar Materials Using finite Element Method (유한요소법을 이용한 강-티타늄 이종소재의 폭발 용접조건 해석)

  • Using the two-dimensional hydrocode HI-DYNA2D, a calculation on the explosive selding of dissimilar plates(Steel Titanium) was made for the pressure, temperature, velocity and impact ingles adjacent to the collision point during the welding process. The FEM result indicates that optimal stand-off distance of initially parallel set-up is 3-5mm for various values of the explosive thickness. The calculation shows that when the explosive thickness is around 30mm, the temperature of welding point which is strongly related to the metallic jet formation is 2, 000-3, 500K for the given stand-off distance.

  • A bearing failure in RCS(Reinforced Concrete Column and Steel Beam) system is recognized as one of the distinct joint failure modes for the composite frames. Vertical and transverse reinforcement in addition to concrete are effective for better transfer of vortical forces through concrete bearing. To examine the effect of the vertical bars, tie bars, a U-type detail developed in this study and concrete confinement, local bearing tests were conducted using 22 small-scale concrete block specimens. Test results show that vertical reinforcement and tie bars mainly contribute to the bearing capacity. However larger amounts of tie reinforcement are required than those recommend from ASCE guidelines, to apply the nominal concrete strength as 2 $f_{ck}$ over the bearing area. Cross ties are proved to be highly effective for resisting the vertical forces. Maximum bearing strength can be increased upto 2.5 $f_{ck}$ . An accurate prediction model for bearing strength is proposed for better design of the composite Joint.

Shallow Junction Device Formation and the Design of Boron Diffusion Simulator (박막 소자 개발과 보론 확산 시뮬레이터 설계)

  • In this dissertation, shallow $p^+-n$ junctions were formed by ion implantation and dual-step annealing processes and a new simulator is designed to model boron diffusion in silicon. This simulator predicts the boron distribution after ion implantation and annealing. The dopant implantation was performed into the crystalline substrates using $BF_2$ ions. The annealing was performed with a RTA(Rapid Thermal Annealing) and a FA(Furnace Annealing) process. The model which is used in this simulator takes into account nonequilibrium diffusion, reactions of point defects, and defect-dopant pairs considering their charge states, and the dopant inactivation by introducing a boron clustering reaction. FA+RTA annealing sequence exhibited better junction characteristics than RTA+FA thermal cycle from the viewpoint of sheet resistance and the simulator reproduced experimental data successfully. Therefore, proposed diffusion simulator and FA+RTA annealing method was able to applied to shallow junction formation for thermal budget. process.

기존 관로망을 이용한 생존도가 보장된 광전송망의 설계기법

  • 망구축 비용을 줄이고 이미 설치되어 있는 시설을 효율적으로 이용하는 관점에서 기존의 관로망을 이용하여 생존도가 보장되는 동기식 광전송망을 구축하는 설계기법에 대하여 연구하였다. 생존도를 보장하기 위해 물리망(physical network)과 논리망(logical network)을 함께 고려하여 관로망의 토폴로지가 이중연결도를 만족하도록 해야 한다. 이때 기존의 관로망에서 단순히 연결점으로 이용되는 지점을 접합 노드라고 하였으며 이 접합 노드를 설계시 고려하는 것이 현실적인 의미에서의 생존도를 보장할 수 있음을 보였다. 생존도가 보장된 동기식 광전송망을 설계하기 위한 설계절차를 제시하였으며 이를 이용하여 모델망을 설계하여 보았다. 모델망 설계시 접합 노드를 고려하였으며, 이러한 접근 방법이 기존 시설을 활용할 수 있어 망구축 비용을 감소시킬수 있음을 보였다.
