Analysis of Drain Induced Barrier Lowering of Asymmetric Double Gate MOSFET for Channel Doping Concentration (비대칭 DGMOSFET의 채널도핑농도에 따른 드레인 유도 장벽 감소현상 분석)

  • 본 연구에서는 비대칭 이중게이트 MOSFET의 채널 내 도핑농도에 대한 드레인 유도 장벽 감소 현상에 대하여 분석하고자한다. 드레인 유도 장벽 감소 현상은 드레인 전압에 의하여 소스 측 전위장벽이 낮아지는 효과로서 중요한 단채널 효과이다. 이를 분석하기 위하여 포아송방정식을 이용하여 해석학적 전위분포를 구하였으며 전위분포에 영향을 미치는 채널도핑 농도뿐만이 아니라 상하단 산화막 두께, 하단 게이트 전압 등에 대하여 드레인 유도 장벽 감소 현상을 관찰하였다. 결과적으로 드레인 유도 장벽 감소 현상은 채널도핑 농도에 따라 큰 변화를 나타냈다. 단채널 효과 때문에 채널길이가 짧아지면 도핑농도에 따른 영향이 증가하였다. 도핑농도에 대한 드레인유도장벽감소 현상의 변화는 상하단 산화막 두께에 따라 큰 변화를 보였으며 산화막 두께가 증가할수록 도핑농도에 따른 변화가 증가하는 것을 알 수 있었다. 또한 하단게이트 전압은 그 크기에 따라 도핑농도의 영향이 변화하고 있다는 것을 알 수 있었다.

  • The dependence of drain induced barrier lowering(DIBL) is analyzed for doping concentration in channel of asymmetric double gate(DG) MOSFET. The DIBL, the important short channel effect, is described as lowering of source barrier height by drain voltage. The analytical potential distribution is derived from Poisson's equation to analyze the DIBL, and the DIBL is observed according to top/bottom gate oxide thickness and bottom gate voltage as well as channel doping concentration. As a results, the DIBL is significantly influenced by channel doping concentration. DIBL is significantly increased by doping concentration if channel length becomes under 25 nm. The deviation of DIBL is increasing with increase of oxide thickness. Top and bottom gate oxide thicknesses have relation of an inverse proportion to sustain constant DIBL regardless channel doping concentration. We also know the deviation of DIBL for doping concentration is changed according to bottom gate voltage.

Interleukin Levels in the Bronchoalveolar Lavage Fluid of Patients with Pulmonary Sarcoidosis (유육종증환자의 기관지폐포세척액내 Interleukin에 대한 연구)

  • Background : Sarcoidosis is a systemic granulomatous disorder of unknown origin and characterized by accumulation of T cells and macrophages. Various cytokines may play crucial roles in the activation of T cells and macrophages, and thereby in the formation of granulomas. However, little is known about the balance between proinflammatory cytokines and antiinflammatory cytokines in the development of sarcoid granulomas and disease activities. In the present study, we measured IL-6, IL-8 and IL-10 in the bronchoalveolar lavage fluid(BALF) from patients with pulmonary sarcoidosis to find out whether there is an imbalance between proinflammatory cytokines and antiinflammatory cytokines in the lung. Methods: Fourteen subjects with the diagnosis of sarcoidosis and six healthy volunteers were included. BALF was concentrated ten-fold by pressure ultrafiltration and each cytokine levels were measured by EUSA method. Active sarcoidosis was defined by major organ involvement or clinically progressive diseases. Results: The mean IL-6 levels in the BALF of the active sarcoidosis group were significantly increased than in controls or inactive sarcoidosis group(p<0.05). Meanwhile, the IL-8 levels were increased and IL-10 levels were decreased in the active sarcoidosis group than in controls or inactive sarcoidosis group without significance(p>0.05). In active pulmonary sarcoidosis patients, the IL-6 levels in BALF correlated with the BALF CD4/CD8 ratio(r=0.768, p<0.05) and IL-8 levels(r=0.564, p<0.05). Conclusions : The data presented showed that pro-inflammatory cytokine IL-6 is important in the pathogenesis of sarcoidosis and decreased tendency of anti-inflammatory cytokine IL-10 might also be involved in the development of granulomatous inflammation in sarcoidosis.

$H_2$$O_2$Enhanced Washing of Lubricant-Contaminated Soil ($H_2$$O_2$를 이용한 윤활유 오염토양 세척 효율 향상에 관한 연구)

  • 본 연구에서는 대표적인 물리 화학적 토양정화방법인 토양세척기법의 효율증진을 위하여, Fe를 다량 함유한 고농도 윤활유 오염토양을 대상으로 알카리 용액과 산성용액의 세척효율을 비교 검토하고, 과산화수소의 첨가에 따른 세척효율의 향상효과를 알아보았다. 세척용제인 NaOH와 HCl를 이용하여 세척효율 검토 결과 NaOH를 이용한 경우에 약 60% 의 세척효율을 나타냈다. 또한 NaOH 농도에 따른 정화 효율은 각각 0.5% > 1% $\geq$ 2% 순서로 증가하였다. 기존의 세척효율을 향상시키기 위하여 과산화수소를 첨가하고 오염토양의 정화효율을 비교 검토한 결과 NaOH용액에서는 과산화수소의 농도가 증가할수록 정화효율이 증가하였으나 NaOH의 농도증가에 대해서는 큰 영향을 보이지 않았으며, NaOH 3%의 농도에서 과산화수소 1%를 첨가했을 때 85%의 정화효율을 나타냈다. 또한 과산화수소 주입시기에 따른 영향을 검토한 결과 세척 후 과산화수소를 주입한 경우에 정화효율이 높았다. 반면에 HCl의 경우는 HCl의 농도가 증가할수록 정화효율이 증가하였고, 세척하지 않고 과산화수소를 주입한 경우에 정화효율이 증가하였다. 고농도의 윤활유 오염토양의 세척효율을 증진시키기 위한 처리로서 과산화수소의 주입은 NaOH 상태에서 그 효율이 약 15%정도 증진되었으며, 일정시간에 이르면 정화효율이 평형에 도달하는 것을 알 수 있었다. HCl 상태에서는 25%의 정화효율이 증진되는 것을 알 수 있었다.

  • 최근 기존의 전통적인 부유사채집기를 활용한 유사량 측정방법의 대안으로 지속적인 유량측정을 목적으로 활용되고 있는 횡방향 초음파도플러유속계의 초음파산란도를 활용하여 부유사농도를 측정에 대한 연구가 수행되고 있다. 하지만, 하천에서 횡방향 초음파도플러유속계를 활용한 유사량 측정 연구는 현장에서 측정된 자료를 기반으로 분석이 수행되기 때문에 통제된 유사 조건에서의 유사의 농도 및 입도분포에 대한 사전 정보를 바탕으로 정밀한 분석의 어려움이 있다. 이에 본 연구에서는 안동하천실험센터 순환수로에서 균일한 입도를 가지고 있는 황토를 활용하여 주입량에 따른 초음파산란도의 변화와 동시에 측정된 LISST(laser in-situ scattering and transmissometry)의 부유사 농도와 입도 자료를 활용하여 유사공급에 따른 3Mhz의 단일 주파수를 사용하는 횡방향 초음파도플러유속계의 초음파산란도를 활용한 부유사농도 및 평균입경의 측정에 대한 연구를 수행하였다. 측정결과, 유사공급에 따라서 초음파산란도를 활용하여 부유사농도가 증가하는 경향을 나타내고 있었으며, 횡방향 초음파도플러유속계로부터 측정된 셀별 초음파산란도를 활용하여 부유사농도의 공간적인 분포의 분석이 가능함을 확인할 수 있었다. 그리고 유사감쇄계수를 활용하여 LISST로부터 측정된 평균입경과의 관계식을 개발하여 유사공급에 따른 평균입경의 변화를 측정할 수 있을 것으로 나타났다. 추후, 통제된 조건에서의 다양한 입도분포에 따른 실험을 통해 횡방향 초음파도플러유속계의 초음파산란도를 활용한 부유사농도 측정 정확도를 개선과 유사감쇄계수를 통해 평균입경을 측정하는데 활용이 될 것으로 판단된다.

Antitumor Activity of Corni Fructus Ethanol Extract in Sarcoma-180 Cancer Cells (산수유 에탄올 추출물의 Sarcoma-180 세포에 대한 항암 효과)

  • To develop Corni Fructus as a cancer preventive food material, the in vitro cytotoxicities and in vivo antitumor activities of various concentrations of 80% Corni Fructus ethanol extract (CFEE) were investigated using sarcoma-180 cancer cell. Viability was decreased and cell death rate was increased in both dose- and time-dependent manners in cells treated with CFEE at 10, 100, 300, and $500\;{\mu}g/mL$ concentrations for 24, 48, and 72 hr. Proliferation was also inhibited more than 60% in cells treated with CFEE at the $100\;{\mu}g/mL$ concentration for 48 hr. In addition, the morphology of cells treated with CFEE at the 100 and $500\;{\mu}g/mL$ concentrations was distorted with shrunken cell masses and lower cell numbers compared to the control cells. In the cells treated with CFEE, the formation of apoptotic bodies and nuclear condensation were observed in dose dependent manners. CFEE also increased DNA fragmentation values at the 100 and $500\;{\mu}g/mL$ concentrations. The apoptosis induced by CFEE was connected to the proteolytic activation of caspase-3. When CFEE was administered at 100 and 300 mg/kg, ip, for 7 consecutive days in mice inoculated with sarcoma-180 cancer cell, the life span of the mice was found to be longer than that of the control mice that did not receive the extract. These results suggest that Corni Fructus may be used as a potential cancer preventive food material.

Effects of the Feeding Mixed Oils with Various Level of n-3 and n-6 Polyunsaturated Fatty Acid on the Lipid Components of Liver, Brain, Testis and Kidney in Dietary Hyperlipidemic Rats (n-3 및 n-6계 다불포화 지방산의 함유비율이 다른 유지가 식이성 고지혈증 흰쥐의 간장, 뇌, 고환 및 신장의 지질 성분에 미치는 영향)

  • This study was designed to examine effects of the various levels of sardine and safflower oil mix on lipid contents of serveral tissues in dietary hyperlipidemic rats. Experimental oils were 16% butter(control group), 8% butter +8% olive oil(group 2) 8% butter+8% sardine oil(group 3) 8% butter+6% sardine oil+2% safflower oil(group 4), 8% butter+4% sardine oil+4% safflower oil(group 5),8% butter+2% sardine oil+6% safflower oil(group 6) and 8% butter+8% safflower oil(group 7). The diet administered to the male rats of Sprague-Dawley were fed for 4 weeks. In livers, total cholesterol and triglyceride, phospholipid concentrations were lowest in the group 5 and free cholesterol concentrations were lower in the groups 4 and 5, particularly. Total cholesterol and triglyceride concentrations in brain were significantly lower in the group 5 and phospholipids were lowest in the group 3, while free cholesterol were group 7. In testes, total cholesterol and triglyceride, phospholipid, free cholesterol concentrations were lower in the all experimental groups than the control group, but those of kidney were lower in the groups 3, 7 than in the control group. Feeding mixed oil having equal quantity of sardine oil and safflower oil were effective on the reduction of the lipid contents in the principal tissues. It might be due to the effects of appropriate ratios of P/S, 0.85 and n-6/n3-p, 2.85 in the test lipids.

Biological Activities of Ethanol Extract from Corni fructus (산수유 에탄올 추출물의 생리활성)

  • In order to use Corni fructus as functional food materials, we investigated the biological activities of ethanol extracts from Corni fructus (EECF). The hydrogen-donating activity of EECF was increased in a dose dependent manner compared with untreated control, and the activities by EECF were 64 and 74% at 300 and $500{\mu}g/mL$ concentration, respectively. The NO productions in the RAW264.7 marcrophage cells treated with EECF were increased in dose dependent manners. EECF significantly inhibited the growth of MCF-7 human breast cancer cells in dose and time dependent manners. EECF of $500{\mu}g/mL$ concentration inhibited the proliferation by over 60% in the MCF-7 cells when treated for 72 hr. Also, the proliferations were increased in the MCF-7 cells cultured in the charcoal-treated FBS (cFBS) medium with environmental hormones such as bisphenol or $17{\beta}$-estradiol of $0.1{\mu}M$ whereas the proliferations were decreased in the MCF-7 cells treated with the environmental hormones after treatment of EEFC for 72 hr. The results suggest that Corni fructus would be used as functional food materials.
