Construction of a Ternary Full-Adder (삼치전가산기의 구성)

  • A new ternary full adder using the current controlled negative-resistance circuit is described. The full adder is constructed from the modified-half-adder which was devised by making use of a negative resistance circuit. This full adder makes the number of its gates decrease and makes its own speed increase in comparison with the full adders which had been introduced previously. It is convenient to construct to the integrated circuit because transistor, SBD(Schottky Barrier Diode) and resistors were used as the circuit elements.

  • 트렌치 애노드 컨택을 설계하여 순방향 전압강하를 감소시키는 GaN 쇼트키 장벽 다이오드를 제안하였다. 애노드 내부에 트렌치를 설계하여 제안된 소자의 표면 애노드 컨택은 메탈 일 함수(metal work function)가 높은 Pt와 형성되며, 트렌치 애노드 컨택은 메탈 일 함수가 낮은 Au와 형성된다. 제안된 소자의 전기적 특성을 검증하기 위하여 2차원 수치 해석 시뮬레이션을 수행하였고, AlGaN/GaN 혜테로 접합 구조 위에 제작 및 측정하였다. 제안된 소자는 복잡한 공정 추가 없이 제작되며 $100A/cm^2$에서의 순방향 전압 강하는 0.73V로 기존 소자의 1.25V보다 우수한 특성을 보였다. 제안된 소자의 온 저항은 $1.58m{\Omega}cm^2$로 기존 소자의 온 저항 $8.20m{\Omega}cm^2$ 보다 낮은 장점을 가진다.

  • Ti/sic(4H) Schottky barrier diodes were fabricated. The donor concentration and the built-in potential obtained by capacitance-voltage(C-V) measurement was about $2.0{\times}10^{15}{\textrm}{cm}^{-3}$ and 0.65 V, respectively. The ideality factor of 1.07 was obtained from the slope of current-voltage(I-V) characteristics at low current density. The breakdown field under the reverse bias voltage was about $1.7{\times}10^3V/{\textrm}{cm}$ and was very high. The barrier height of Ti for SiC(4H) was 0.91 V, which was determined by the analysis of the saturation current-temperature and the C-V characteristics.

  • A new full-adder is proposed and it's operation-characteristic is described. The circuit proposed here was improved in operational stability and cicuit-configuration. The circuit is composed of a tunnel diode, Schottky-barrier diodes. The circuit design and it's opration is explained by considering the change of the load line when the input current is applied. The explanations are proved by experimental details.

1.2KV AlGaN/GaN Schottky Barrier Diode Employing As+ Ion Implantation on $SiO_2$ Passivation layer (항복전압 향상을 위해 As+ 이온을 주입한 AlGaN/GaN 쇼트키 장벽 다이오드)

  • $SiO_2$ 패시베이션 층에 As+ 이온을 주입한 1.2 kV급 AlGaN/GaN 쇼트키 장벽 다이오드( Schottky Barrier Diode, SBD )를 제작하였다. 주입된 As+ 이온들은 역방향 바이어스에서 공핍 영역의 곡률을 변화 시켰고, 이로 인해 항복 전압이 증가하고 누설 전류가 감소하였다. 제안된 소자의 항복전압이 1204 V 이었고, 기존 소자의 항복전압은 604 V 이었다. 캐소드 전압이 100 V일 때 제안된 소자의 누설전류는 21.2 nA/mm 이었고, 같은 조건에서 제안된 소자는 $80.3{\mu}A/mm$ 이었다. 주입된 As+ 양이온은 이차원 전자 가스( Two-Dimensional Electron Gas, 2DEG )에 전자를 유도했고, 채널의 농도가 미세하게 증가하였다. 따라서 순방향 전류가 증가하였다.

Wireless Communication using Millimeter-Wave Envelope Detector (밀리미터파 포락선 검파기를 이용한 무선통신)

  • In this paper, we proposed the wireless communication system using millimeter-wave envelope detector. The sub-harmonic mixer based on schottky barrier diode was used in the transmitter. The receiver was used millimeter-wave envelope detector. The transmitter was composed of schottky diode sub-harmonic mixer, frequency tripler, and horn antenna. The receiver was composed of horn antenna, millimeter-wave envelope detector, low pass filter, base band amplifier, and limiting amplifier. At 1.485 Gbps and 300 GHz, the eye-diagram showed a very good performance as measured by the error free. Communication distance is reduced compared to the heterodyne receiver, but compact and lightweight is possible.
