위성에 탑재되는 전장품의 경우 발사 진동환경에 대한 신뢰성 확보가 필수적이기 때문에 인증모델 제작 전 박스 레벨에서 설계요구조건에 대한 해석적 검증이 요구된다. 또한, 위성 전장품에는 다양한 실장 형태의 고집적 소자가 적용되기 때문에 솔더 접합부(Solder Joint)의 구조건전성 분석을 통한 신뢰성 확보가 필수적이다. 본 논문에서는 차세대 중형위성 광학 탑재체 제어기의 일부인 CCB(Camera Controller Box)에 대한 구조 설계 요구조건을 만족하기 위하여, 박스 레벨에서 모드 해석 및 준정적 해석을 수행하였다. 아울러, CCB 주요 소자의 안전성 분석을 위해 피로파괴 예측 이론에 기반한 구조 해석을 수행하였으며, 주요 소자 유한 요소 상세 모델 구축을 통한 랜덤 등가 정적 해석을 실시하여 전장품의 구조 건전성을 평가하였다.
The effects of printed circuit board electroless nickel immersion gold (ENIG) and organic solderability preservative (OSP) surface finishes on the electromigration reliability and shear strength of Sn-3.5Ag Pb-free solder bump were systematically investigated. In-situ annealing tests were performed in a scanning electron microscope chamber at 130, 150, and $170^{\circ}C$ in order to investigate the growth kinetics of intermetallic compound (IMC). Electromigration lifetime and failure modes were investigated at $150^{\circ}C$ and $1.5{\times}10^5A/cm^2$, while ball shear tests and failure mode analysis were conducted under the high-speed conditions from 10 mm/s to 3000 mm/s. The activation energy of ENIG and OSP surface finishes during annealing were evaluated as 0.84 eV and 0.94 eV, respectively. The solder bumps with ENIG surface finish showed longer electromigration lifetime than OSP surface finish. Shear strengths between ENIG and OSP were similar, and the shear energies decreased with increasing shear speed. Failure analysis showed that electrical and mechanical reliabilities were very closely related to the interfacial IMC stabilities.
종래 우주용 전장품 개발과정에서는 발사진동환경에 대한 탑재 전자소자 솔더 접합부의 피로수명 보장을 위해 기판 상에 보강재를 적용하여 강성을 증가시킴으로써 기판의 동적거동을 최소화하였다. 그러나 종래의 설계는 전장품의 부피 및 무게의 증가를 야기하여 소형/경량화 설계에 한계를 갖는다. 선행 연구에서 제안된 점탄성 테이프 기반 고댐핑 적층형 전자기판은 굽힘변위 저감을 통한 소자의 피로수명 연장에 효과적임을 입증하였으나 고댐핑 부여를 위한 적층구조가 기판에 직접 장착되는 관계로 소자 실장 공간의 효율이 저하되는 한계를 지닌다. 본 연구에서는 전장품 소형/경량/고집적화 설계 구현을 위해 일반 금속 대비 높은 댐핑과 복원 특성을 갖는 초탄성 형상기억합금에 점탄성 테이프를 적용한 적층구조의 초탄성 형상기억합금 보강재 기반 고댐핑 전자기판을 제안하였다. 제안 기판의 기본특성 파악을 위해 정하중시험 및 자유진동시험을 수행하였으며, 랜덤진동시험을 통해 진동환경 하 고댐핑 특성 및 설계 유효성을 입증하였다.
The effects of shear speed and tip height on the high speed shear test of Sn-3.0wt.%Ag-0.5wt.%Cu ball joints were investigated. Solder balls of $450{\mu}m$ in diameter were reflowed at $245^{\circ}C$ on a FR4 PCB (Printed Circuit Board) in order to obtain a sample for the high-speed shear test. The UBM was comprised of Cu/Ni/Au, and the shear speed and tip height varied from 0.5 to 3.0 m/s, and from 10 to $135{\mu}m$, respectively. According to the experimental results, faster shear speed enhanced the shear strength of the solder joints, regardless of the tip height. The fraction of ductile (solder) fracture decreased when the shearing speed was raised from 0.5 to 3.0 m/s. With an increasing tip height from 10 to 50 and $135{\mu}m$, the fracture mode changed from pad lift to mixed (ductile and brittle) and ductile fracture, respectively, while the shearing energy also increased in the same order. The shear energy had a proportional relationship with the fraction of the solder fracture.
The effects of aging time on the microstructure and shear strength of the Low Temperature Co-fired Ceramic (LTCC)/Ag pad/Electroless Nickel Immersion Gold (ENIG)/BGA solder joints were investigated through isothermal aging at $150^{\circ}C$ for 1000 h with conventional Sn-37Pb and Sn-3Ag-0.5Cu. $Ni_3Sn_4$ intermetallic compound (IMC) layers was formed at the interface between Sn-37Pb solder and LTCC substrate as-reflowed state, while $(Ni,Cu)_3Sn_4$ IMC layer was formed between Sn-3Ag-0.5Cu solder and LTCC substrate. Additional $(Cu,Ni)_6Sn_5$ layer was found at the interface between the $(Ni,Cu)_3Sn_4$ layer and Sn-3Ag-0.5Cu solder after aging at $150^{\circ}C$ for 500 h. Thickness of the IMC layers increased and coarsened with increasing aging time. Shear strength of both solder joints increased with increasing aging time. Failure mode of BGA solder joints with LTCC substrate after shear testing revealed that shear strength of the joints depended on the adhesion between Ag metallization and LTCC. Fracture mechanism of Sn-37Pb solder joint was a mixture of ductile and pad lift, while that of Sn-3Ag-0.5Cu solder joint was a mixture of ductile and brittle $(Ni,Cu)_3Sn_4$ IMC fracture morphology. Failure mechanisms of LTCC/Ag pad/ENIG/BGA solder joints were also interpreted by finite element analyses.
The long-term reliability of Sn-0.3wt%Ag-0.7wt%Cu solder joints was evaluated and compared with Sn-3.0wt%Ag-0.5wt%Cu under thermal shock conditions. Test vehicles were prepared to use Sn-0.3Ag-0.7Cu and Sn-3.0Ag-0.5Cu solder alloys. To compare the shear strength of the solder joints, 0603, 1005, 1608, 2012, 3216 and 4232 multi-layer ceramic chip capacitors were used. A reflow soldering process was utilized in the preparation of the test vehicles involving a FR-4 material-based printed circuit board (PCB). To compare the shear strength degradation following the thermal shock cycles, a thermal shock test was conducted up to 2,000 cycles at temperatures ranging from $-40^{\circ}C$ to $85^{\circ}C$, with a dwell time of 30 min at each temperature. The shear strength of the solder joints of the chip capacitors was measured at every 500 cycles in each case. The intermetallic compounds (IMCs) of the solder joint interfaces werealso analyzed by scanning electron microscopy (SEM) and energy dispersive X-ray spectroscopy (EDS). The results showed that the reliability of Sn-0.3Ag-0.7Cu solder joints was very close to that of Sn-3.0Ag-0.5Cu. Consequently, it was confirmed that Sn-0.3Ag-0.7Cu solder alloy with a low silver content can be replaced with Sn-3.0Ag-0.5Cu.
저온용 무연 솔더의 대표 조성으로 고려되고 있는 Sn-58Bi(융점: $138^{\circ}C$) 공정(eutectic) 조성은 우수한 강도에도 불구하고 연성(ductility) 측면에서의 문제점이 지속적으로 보고되고 있다. 따라서 이 합금계의 연성을 최대로 개선시킬 수 있으면서도 실제 상용화가 가능한 합금 조성의 개발 연구가 요청된다. 본 연구에서는 Sn-Bi 2원계 조성에서 최대의 연성을 나타내는 것으로 보고된 Sn-40Bi 조성에 미량의 합금원소를 첨가함으로써 최대의 연성을 확보하는 한편, 그 연성 특성이 변형속도에 어느 정도 민감한지를 인장 실험을 통해 결정하고자 하였다. 합금원소로는 0.1~0.5 wt%의 Ag, Mn, In, Cu를 선택하였으며, 인장 시편을 제조하여 $10^{-2}$, $10^{-3}$, $10^{-4}\;s^{-1}$의 3종류로 변형속도를 변형시켜가며 응력-변형 곡선(stress-strain curve)을 측정하였고, 조성별, 변형속도별로 최대인장강도(ultimate tensile stress, UTS) 및 연신율 결과들을 정리하였다. 합금원소를 첨가한 조성의 경우는 모든 시험 조건에서 Sn-40Bi보다 우수한 연신률을 나타내는 것으로 측정되었으나, $10^{-2}\;s^{-1}$의 빠른 변형속도에서는 그 향상 정도가 상대적으로 감소하는 경향이 관찰되었다. 특히 Sn-40Bi-0.5Ag 조성의 경우 느린 변형속도에서 특히 눈에 띄는 연신률 값을 나타내며, 모든 변형속도 조건에서 가장 우수한 연성을 나타내었다. 한편 Sn-40Bi-0.1Cu 조성의 경우 변형속도에 따른 연신률의 변화 정도, 즉, 변형속도에 따른 연신률의 민감도가 매우 커 $10^{-4}\;s^{-1}$ 속도에서는 Sn-40Bi-0.5Ag에 버금가는 연신률 값이 측정되었으나, $10^{-2}\;s^{-1}$ 속도에서는 가장 나쁜 연신률 특성을 보여주었다. Sn-40Bi-0.2Mn 조성은 최고의 연신률 향상 특성을 나타내지는 않았으나, In을 첨가한 경우보다는 대체적으로 우수한 연성을 나타내었다. 이상의 각 합금별 연성 특성은 인장시험 전의 미세조직 관찰 결과와 인장시험 후 파면부의 조직변화 관찰 결과로부터 해석되었다. 그 결과 석출상의 형성 여부, 인장 시험 중 재결정 조직의 형성 여부, 라멜라(lamellar) 조직의 분율과 라멜라 간격(lamellar spacing)의 정도 또는 $\beta$-Sn과 라멜라 조직 사이의 결정립계와 라멜라 조직 내 결정립계에서의 슬라이딩 모드(sliding mode) 변형 정도, 석출상의 크기와 분포 정도 등이 연신률 및 변형속도 민감도와 같은 연성 특성에 가장 큰 영향을 미치는 인자인 것으로 분석되었다.
최근 우주용 전장품에 다양한 실장형태의 고집적 소자가 적용됨에 따라, 기계적 환경에서의 고신뢰성 확보를 위해 인증모델 제작 전 잠재적 위험요소에 대한 조기진단으로 개발기간 및 비용 절감이 가능한 설계절차 구축이 요구된다. 고신뢰도 전장품 설계를 위해 기존에 적용되어온 Steinberg의 피로파괴이론은 최근 다양한 크기와 실장기법의 소자를 갖는 우주용 전장품에 적용하기에는 이론적 한계와 이들 각각에 대한 모델링 기법에 따라 상이한 결과가 도출되는 등의 한계가 존재한다. 이를 해결하기 위해 소자의 상세 유한요소모델을 구축할 시, 다수의 실장구조를 갖는 고집적화 기판을 모델링하기에는 많은 시간이 소요되는 단점이 존재한다. 본 논문에서는 고신뢰도 전장품 설계기법 구축을 위해 기존 사업에서 적용된 설계와 다른 접근방법의 일환으로 상용 신뢰성 수명예측 도구인 Sherlock을 이용하여 차세대중형위성용 탑재 전장품인 CCB(Camera Controller Box)에 대한 인증시험수준에서의 고장 메커니즘 별 신뢰성 평가를 수행하였다.
함정 무기체계에 탑재되는 회로카드조립체(Printed Board Assembly, 이하 PBA)는 해양 함상이라는 가혹한 환경 조건에서 운용되기 때문에 임무 수행의 중요성과 정비의 어려움 등을 고려하여 높은 신뢰성 확보가 요구된다. 운용 중 PBA 고장 발생 시 신속한 수리부속 보급이 어렵고 임무수행에 영향을 미친다. 개발단계에서 신뢰성 시험이 시제품 제작 이후에 수행되며, 시험 수행을 위해 시간, 장소, 시료, 비용의 확보와 고장부위 식별 등에 많은 노력과 어려움이 따른다. 그리고 MIL-HDBK-217F 규격 등을 토대로 한 신뢰도 예측은 부품단위 고장률에 근거하고 있어 설계(PCB층/재질, 전자부품 배치/상호관계), 사용 환경과 방법, 접합부 구조와 특성(패드 크기/솔더 재질) 등 부품 외적인 고장요인을 고려하고 있지 않다. 이에 따라 본 연구에서는 고장물리(Physics of Failure, 이하 PoF) 기반 도구를 활용, 신뢰성 물리학 분석(Reliability Physics Analysis, 이하 RPA)을 수행하여 시제품 제작 전 열-기계적 측면의 신뢰성을 향상시키는 방안을 제시한다. RPA 수행과 적용을 통해 PBA의 특화된 다양한 고장메커니즘을 고려한 신뢰성 점검, 신뢰성 취약부위식별, 설계대안 도출, 설계반영 및 시험계획 수립 등 사전 검증을 수행하여 높은 신뢰성을 확보할 수 있다.
