Fabrication and Characteristics of $Ta_2O_5/Al/SiO_2/p-Si$ MIS Solar Cells ($Ta_2O_5/Al/SiO_2/P-Si$ MIS형(形) 태양전지(太陽電池)의 제작(製作)과 특성(特性))

  • The fabrication procedure and characteristics of $Ta_2O_5/Al/SiO_2/p-Si$ MIS solar cells forming a fine grating pattern of aluminum evaporated on to p-type silicon crystal are discribed. The proper temperature for oxide growing of these cells was found to be about $450^{\circ}C$ for 20 minutes with oxygen flow. The conversion efficiency increased about 3% after $750{\AA}$ thickness of tantalium silica film spin on anti-reflective coating. The best results showed that $V_{oc}=0.545V,\;J_{sc}=34mA$ and F.F = 0.65, which represent that the conversion efficiency is 12%.

  • 이번 연구는 $BCl_3/CF_4$ 플라즈마를 사용하여 반도체소자 제조 시 널리 이용되는 GaAs 계열반도체 중 대표적인 재료인 GaAs/AlGaAs 및 GaAs/InGaP 구조를 선택적으로 건식 식각한 후 분석한 것이다. 공정변수로는 ICP 소스파워를 0-500W, RIE 파워를 0-50W 그리고 $BCl_3/CF_4$ 가스 혼합비를 중점적으로 변화시켰다. $BCl_3$ 플라즈마만을 사용한 경우 (20$BCl_3$, 20W RIE power, 300W ICP source power, 7.5mTorr) 는 GaAs:AlGaAs의 선택비가 0.5:1 이었으며 이때 GaAs의 식각률은 ~2200${\AA}/min$ 이었으며 AlGaAs의 식각률은 ~4500${\AA}/min$ 이었다. 식각 후 표면의 RMS roughness은 < 2nm로 깨끗한 결과를 보여주었다. 15% $CF_4$ 가스가 혼합된 $17BCl_3/3CF_4$, 20W RIE power, 300W ICP source power, 7.5mTorr의 조건에서 3분 동안 공정한 결과 순수한 $BCl_3$ 플라즈마만을 사용한 경우보다 표면은 다소 거칠었지만 (RMS roughness: ~8.4) GaAs의 식각률 (~980nm/min)과 AlGaAs와 InGaP에 대한 GaAs의 선택도 (GaAs:AlGaAs=16:1, GaAs:InGaP=38:1)는 크게 증가하였다. 그리고 AlGaAs 및 InGaP의 경우 식각 시 나타난 휘발성이 낮은 식각 부산물 ($AlF_3:1300^{\circ}C$, $InF_3:1200^{\circ}C$)로 인하여 50nm/min 이하의 낮은 식각률을 보였고, 62.5%의 $CF_4$가 혼합된 $7.5BCl_3/12.5CF_4$플라즈마의 조건에서는 AlGaAs 및 InGaP에 대한 GaAs의 선택도가 각각 280:1, 250:1을 나타내었다.

  • TiAlN thin films were prepared by a multi target r.f magnetron sputtering system under different conditions. We have investigated the resistivity and T.C.R. (Temperature Coefficient of Resistance) characteristics of TiAlN films deposited on $Al_2O_3$ and glass substrates by sputtering in an $Ar:N_2$ gas mixture. We used Al and Ti metal as Target Material and $Ar:N_2$ gas as working gas. We varied the partial pressure ratio of $N_2/Ar$ from 0.2/7 to 1.0/6.2 (SCCM). And the R.F power of Ti and Al Target also were varied as 160/240, 200/200 and 240/160(W). In this experiment, we can get the precision thin film resistor with a very low T.C.R. (Temperature Coefficient of Resistance) below 25 ppm ${\Omega}/^{\circ}C$.

  • Na-Fe Tourmalene ($NaFe_3Al_6B_3Si_6O_{27}F_4$)single crystals were grown by FZ method. The Growth conditions are counter rotation 20~30rpm, growth rate 1~5mm/hr in the atmospheric environment. The transition elements as Fe(in this research), Mn, Co, etc, are exist in the theoretical fomulae so that dopants were not added. The feed rod was sintered between $1000^{\circ}C$ and $1l00^{\circ}C$, but at higher temperature, it was difficult to manufacture the feed rod because of evaporation of the elements such as F. As grown crystals had a black color and the length of 50~60mm, the diameter of 5~6mm. X-ray powder diffraction pattern indicated that the composition of the feed rod was right to the Tourmaline composition. By FT-IR spectra, the state of bonding of each element was charaterized.

Effects of Matrix Material Particle Size on Mullite Whisker Growth

  • Understanding of effects of changes in the particle size of the matrix material on the mullite whisker growth during the production of porous mullite is crucial for better design of new porous ceramics materials in different applications. Commercially, raw materials such as Al2O3/SiO2 and Al(OH)3/SiO2 are used as starting materials, while AlF3 is added to fabricate porous mullite through reaction sintering process. When Al2O3 is used as a starting material, a porous microstructure can be identified, but a more developed needle shaped microstructure is identified in the specimen using Al(OH)3, which has excellent reactivity. The specimen using Al2O3/SiO2 composite powder does not undergo mulliteization even at 1,400 ℃, but the specimen using the Al(OH)3/SiO2 composite powder had already formed complete mullite whiskers from the particle size specimen milled for 3 h at 1,100 ℃. As a result, the change in sintering temperature does not significantly affect formation of microstructures. As the particle size of the matrix materials, Al2O3 and Al(OH)3, decreases, the porosity tends to decrease. In the case of the Al(OH)3/SiO2 composite powder, the highest porosity obtained is 75 % when the particle size passes through a milling time of 3 h. The smaller the particle size of Al(OH)3 is and the more the long/short ratio of the mullite whisker phase decreases, the higher the density becomes.

A Study on the Recovery of Aluminum from Aluminum dross (알루미늄 드로스로부터 알루미늄의 회수에 관한 연구)

  • The aluminum was recovered from the middle size (Q1.0-12.0 mm) aluminum drosses using NaCl and KC1 mixuture as a basic salt flux. The maximum aluminum recovery was about 76.9% when 40% basic salt flux was added to aluminum dross at 850$^{\circ}$C for two hours. Also, aluminum remvery increased with increasing fluoride (1%-5%) addition to basic salt flux. But, there was no considerable effect due ta the increasing of viscosity when the fluorides were added over 5%, respectively. E s p d y , the most aluminum recovery was about 83.5% when 5% cryolite was added to 40% basic salt flux.

  • In this work, Organic Light Emitting Diodes using LiF as a electron-injecting interfacial have been fabricated for efficiency enhancements. This interfacial layer is interposed between Al/$Alq_3$ layer. The brightness and specific character as current density are higher than those of the device without it. To find best thickness of LiF layer, we used some samples with various thickness. The LiF interposition at the Al/$Alq_3$ interface encouraged the electrons injection and balances the injection numbers of hole and electron in the emission layer.

  • Let K be a number field and L a finite abelian extension of K. Let E be an elliptic curve defined over K. The restriction of scalars ResKLE decomposes (up to isogeny) into abelian varieties over K $$Res^L_KE{\sim}{\bigoplus_{F{\in}S}}A_F,$$ where S is the set of cyclic extensions of K in L. It is known that if L is a quadratic extension, then AL is the quadratic twist of E. In this paper, we consider the case that K is a number field containing a primitive third root of unity, $L=K({\sqrt[3]{D}})$ is the cyclic cubic extension of K for some D ∈ K×/(K×)3, E = Ea : y2 = x3 + a is an elliptic curve with j-invariant 0 defined over K, and EaD : y2 = x3 + aD2 is the cubic twist of Ea. In this case, we prove AL is isogenous over K to $E_a^D{\times}E_a^{D^2}$ and a property of the Selmer rank of AL, which is a cubic analogue of a theorem of Mazur and Rubin on quadratic twists.

Effect of Oenothera odorata jacquin Dye and Mordants on Chitosan Fiber (키토산 부직포의 달맞이꽃을 이용한 염색성 및 매염효과)

  • This study provides an eco-friendly dyeing processing for chitosan fiber using Oenothera odorata jacquin as a dye. The effects of chemical mordants (Al, Cu, Fe) and natural mordant (Chestnut shell) on the color change for dyed chitosan fibers were measured by K/S values, L, $a^*$, $b^*$, H, V, C values, color fastness, and antimicrobial activity. The results are as follows. Dyeing conditions of Oenothera odorata jacquin on chitosan fibers were optimized to $70^{\circ}C$, 30 minutes and 200% on weight of fabric (o.w.f.). The pre-mordant concentration of aluminium (Al), copper (Cu) and iron (Fe) of chitosan fibers was optimized to 3% (o.w.f.) and 1% (o.w.f.), respectively. The post-mordant concentration of chemicals, such as Al, Cu and Fe, on chitosan was determined to 1% (o.w.f.). The hue of chitosan fibers by chemical mordants was measured to be reddish & yellow. The pre-mordant concentration of Chestnut shell of chitosan was optimized to 70% (o.w.f.). The post-mordant concentration of Chestnut shell on chitosan was determined to be 50% (o.w.f.). The hue of chitosan fibers by Chestnut shell mordant was measured to be reddish & yellow. The wet cleaning fastness of chitosan fibers was improved by a pre-mordant that used chemical mordants. In the case of the Chestnut shell mordant, the wet cleaning fastness was improved by a post-mordant. The dry cleaning fastness of chitosan fibers was excellent regardless of mordants and mordant methods. The antimicrobial activity of the chitosan fiber was shown at 99.9% and its excellent qualities remained after the dyeing and mordant processing.

Hydrogenation Characteristics of Aromatics in Residue Oil of Naphtha Cracking on Pt/Pd Impregnated Mesoporous Molecular Sieve (메조포러스 분자체에 담지된 Pt/Pd 촉매상에서 납사분해 잔사유의 방향족 화합물 수소화 특성)

  • Al containing mesoporous molecular sieve (Al-MMS) was synthesized by hydrolysis of $H_2SiF_6$ and $Al(NO_3)_3{\cdot}9H_2O$. The material obtained was characterized by XRD, $N_2$-physisorption. The specific surface area was $981m^2/g$, and the average pore size was uniformity $39{\AA}$. It was confirmed that the acidity of Al-MMS was milder than that of zeolite Y based on the results of $NH_3$-TPD. Active materials, Pt and Pd, were loaded on Al-MMS in order to examine the feasibility of using Al-MMS as a catalyst support in the hydrogenation of aromatic compounds included in the residue oil of a naphtha cracker. The hydrogenation activity of PtPd/Al-MMS has been studied by following the kinetics of the hydrogenation of naphthalene, and by comparing the kinetic parameters obtained with Pt and Pd catalysts supported on the other mesoporous material support and commercial conventional support materials. PtPd/Al-MMS catalyst shows the highest activity of hydrogenation and sulfur resistance. The high activity of PtPd/Al-MMS was confirmed again in the hydrogenation of PGO (pyrolized gas oil), which is residue oil obtained from a naphtha cracker. Therefore, PtPd/Al-MMS can be applied to the hydrogenation of aromatic compounds included in the residue oil of a commercial naphtha cracker commericially.
