Gate Tunneling Current and QuantumEffects in Deep Scaled MOSFETs

  • Models and simulations of gate tunneling current for thinoxide MOSFETs and Double-Gate SOIs are discussed. A guideline in design of leaky MOS capacitors is proposed and resonant gate tunneling current in DG SOI simulated based on quantum-mechanicalmodels. Gate tunneling current in fully-depleted, double-gate SOI MOSFETs is characterized based on quantum-mechanical principles. The simulated $I_G-V_G$ of double-gate SOI has negative differential resistance like that of the resonant tunnel diodes.

The suggestion of tunneling information and detail requirements for EPB shield machine design (토압식 쉴드TBM 장비설계를 위한 설계항목과 세부 요구사양의 구성에 관한 제안)

  • Recently, tunneling projects using shield TBM are increasing in Korea, but the information of client for machine design and manufacturing considering the characteristics of the tunneling phase is not formal, and it is difficult to optimized machine for suitable tunneling works. This paper suggest as for reference the required terms that can be used in Korea on the design items and detailed requirements for ordering of EPB shield TBM based on overseas case study. It would be hope that the TBM user can request the overall tunneling plan and required machine specification when ordering TBM, and the TBM supplier can design and manufacturing that is clear condition and suitable machine for the successful project, so that there are no residential civil complaints and for safe tunneling as well, shield TBM tunneling method will be activated.

  • Tunneling is a very dangerous and expansive work. Especially, the concrete lining works need many long hours and much cost. As an alternative, the unlined tunneling methods including NMT have been developed in various country. These methods have advantages in cost, time and quality. In Korea, many considerations have been conducted to apply the unlined tunneling method in comparatively good rock. Since primary reinforcements play the role of the final supporting system in unlined tunnels, the initial stiffness and long term durability of reinforcements are very important for tunnel safety. To establish the reinforcements standard suitable to Korea, we investigated the foreign standards and construction cases, comparing geological and construction conditions of foreign land and Korea. As the result, we have proposed the standard of primary supporting system for unlined tunnel in aspects of material, design, construction and quality control etc.

Compact Current Model of Single-Gate/Double-Gate Tunneling Field-Effect Transistors

  • A compact current model applicable to both single-gate (SG) and double-gate (DG) tunneling field-effect transistors (TFETs) is presented. The model is based on Kane's band-to-band tunneling (BTBT) model. In this model, the well-known and previously-reported quasi-2-D solution of Poisson's equation is used for the surface potential and length of the tunneling path in the tunneling region. An analytical tunneling current expression is derived from expressions of derivatives of local electric field and surface potential with respect to tunneling direction. The previously reported correction factor with three fitting parameters, compensating for superlinear onset and saturation current with drain voltage, is used. Simulation results of the proposed TFET model are compared with those from a technology computer-aided-design (TCAD) simulator, and good agreement in all operational bias is demonstrated. The proposed SG/DG-TFET model is developed with Verilog-A for circuit simulation. A TFET inverter is simulated with the Verilog-A SG/DG-TFET model in the circuit simulator; the model exhibits typical inverter characteristics, thereby confirming its effectiveness.

  • Building tunnels means dealing with what rock is encountered. Relocation of the site of the underground structure is rarely possible. Tunneling engineers and miners have to cope with the quality of the rock mass as it is. Different tunneling philosophies and different rock classification methods have been developed in various countries. Most of the rock classification methods are based on the response of the rock mass to the excavation. Tunnel support requirements could be assessed analytically, supplemented by rock mass classification predictions, and verified by measurements during construction. Rock mass classifications on their own should only be used for preliminary, planning purposes and not for final tunnel support. Design of blast pattern in tunneling projects in Korea is also mostly prepared according to the general rock classification methods such as RMR or Q. They, however, do not take into account the blast performance, and as a consequence, produce poor blasting results. In this paper, the methods of general rock classification and blast design for tunnel excavation in Korea are reviewed, and efforts to develop a new classification method, reflecting the blasting performance, are presented.

  • The Rock mass in which constructed a tunnel consist of the geological formations or the engineering rock type. Each layers are distinguished by the mineral, weathering and distributions of faults and Joints. Therefore, a tunneling design in rock mass starts from understanding and analyzing of the various geological engineering factors and then the engineering characteristics and distributions for each layers are determined to analysis and collection of the efficient informations. For this working, next two problems have to be solved. First, the layers in rock mass have to be classified and their distributions have to be defined. Second, the rock mass classifications and distributions based on the standard engineering classification have to be determined. Efficiently to approaching this two problems, the best solution is all geotechnical data are embodied to 3-D.

  • Recently, a few mega projects of subsea tunneling are completed or ongoing or under planning stage all across the world. In Korea, subsea tunnels connecting to Japan and China have been considered in the past decades. At the same time, subsea tunnels connecting to domestic islands were planned with preliminary design concepts. Development and improvement of indigenous techniques regarding subsea tunneling are essential in light of current technical level in Korea and their future impact on tunneling industry. In this paper, distinct features of subsea tunnel and construction trend of subaqueous tunnels are analyzed via case studies. Also, case studies about incidents related to subsea tunneling and required techniques to secure safety are presented.

Effect of Tunneling and Groundwater Interaction on Tunnel Behavior (터널시공과 지하수의 상호작용이 터널의 거동에 미치는 영향)

  • This paper presents the effect of tunneling and groundwater interaction on tunnel behavior. As part of this study, design issuses for tunneling situations similar to that considered in this study are first identified. A parametric study is then conducted on tunneling situations frequently encountered in Seoul area using a 3D stress-pore presure coupled finite-element model with emphasis on the effects of ground and lining permeabilities. The results indicate that tunneling in water bearing ground results in a deeper and wider settlement trough, increased axial thrusts in shotcrete lining than those without the groundwater. Also revealed is that the axial thrusts in shotcrete lining are governed by the relative permeability between the ground and the lining. Design implications of the findings from this study are discussed.

  • The use of shield is increasing day by day, because it's method is advantageous tunneling method to soft and collapsible ground. In case of analyzing shield tunnel by FEM, short term behavior of ground by initial heaving and tail void closure and long terms of it because of consolidation by changes of pore pressures in clay must be considered. In this paper, the shield tunneling construction stages was analyzed from 2 dimensional elasto - viscoplastic finite element program used Mohr - Coulomb yield criterion but not considered the changes of pore pressures. The object of investigation was N - 2 Tunnel. Since the good results of analysis compared to the measured behavior of ground for heaving, tail void closure and liner installation, this results can be applied to design and construction of shield tunneling for the subways, sewage lines etc.

Compact Capacitance Model of L-Shape Tunnel Field-Effect Transistors for Circuit Simulation

  • Although the compact capacitance model of point tunneling types of tunneling field-effect transistors (TFET) has been proposed, those of line tunneling types of TFETs have not been reported. In this study, a compact capacitance model of an L-shaped TFET (LTFET), a line tunneling type of TFET, is proposed using the previously developed surface potentials and current models of P- and L-type LTFETs. The Verilog-A LTFET model for simulation program with integrated circuit emphasis (SPICE) was also developed to verify the validation of the compact LTFET model including the capacitance model. The SPICE simulation results using the Verilog-A LTFET were compared to those obtained using a technology computer-aided-design (TCAD) device simulator. The current-voltage characteristics and capacitance-voltage characteristics of N and P-LTFETs were consistent for all operational bias. The voltage transfer characteristics and transient response of the inverter circuit comprising N and P-LTFETs in series were verified with the TCAD mixed-mode simulation results.
