Fracture Toughness Measurement of the Semiconductor Encapsulant EMC and It's Application to Package (반도체 봉지수지의 파괴 인성치 측정 및 패키지 적용)

  • The micro crack was occurred where the stress concentrated by the thermal stress which was induced during the cooling period after molding process or by the various reliability tests. In order to estimate the possibility of development from inside micro crack to outside fracture, the fracture toughness of EMC should be measured under the various applicable condition. But study was conducted very rarely for the above area. In order to provide a was to decide the fracture resistance of EMC (Epoxy Molding Compound) of plastic package which is produced by using transfer molding method, measuring fracture is studied. The specimens were made with various EMC material. The diverse combination of test conditions, such as different temperature, temperature /humidity conditions, different filler shapes, and post cure treatment, were tried to examine the effects of environmental condition on the fracture toughness. This study proposed a way which could improve the reliability of LOC(Lead On Chip) type package by comparing the measured $J_{IC}$ of EMC and the calculated J-integral value from FEM(Finite Element Method). The measured $K_{IC}$ value of EMC above glass transition temperature dropped sharply as the temperature increased. The $K_{IC}$ was observed to be higher before the post cure treatment than after the post cure treatment. The change of $J_{IC}$ was significant by time change. J-integral was calculated to have maximum value the angle of the direction of fracture at the lead tip was 0 degree in SOJ package and -30 degree in TSOP package. The results FEM simulation were well agreed with the results of measurement within 5% tolerance. The package crack was proved to be affected more by the structure than by the composing material of package. The structure and the composing material are the variables to reduce the package crack.ack.

Effect of Ozone Treatment of Carbon Nanotube on PTC/NTC Behaviors of High-Density Polyethylene Matrix Composites (오존처리에 따른 탄소나노튜브 강화 고밀도 폴리에틸렌 기지 복합재료의 PTC/NTC 특성)

  • In this paper, the carbon nanotubes (CNTs) were ozonized and the positive temperature coefficient (PTC) behaviors of CNTs-filled high-density polyethylene (HDPE) conductive composites were studied. The results of element analysis (EA) and FT-IR indicate that the oxygen-containing functional groups on the CNTs surfaces, such as O-H, C-O, and C=O groups, were increased with the ozonization. Electrical resistivities of the CNTs/HDPE composites were measured by using a digital multimeter. The resistivity of the composites was increased abruptly near the crystalline melting temperature of the HDPE used as matrix, which could be attributed to the destruction of conductive network by the thermal expansion of HDPE. And, the PTC intensity of the CNTs/HDPE composites was increased with the increase of the ozone treatment time. It was probably due to the growing of maximum volume resistivity of the composites induced by the increased oxygen-containing functional groups in the CNTs surfaces.

  • Xanthan gum and starch compound biopolymer (XS), an environmentally friendly soil-binding material produced from natural resources, has been suggested as a slope protection material to enhance soil strength and erosion resistance. Insufficient wet strength and the consequent durability concerns remain, despite XS biopolymer-soil treatment showing high strength and erosion resistance in the dried state, even with a small dosage of soil mass. These concerns need to be solved to improve the field applicability and post-stability of this treatment. This study explored the utilization of an alkaline-based cation crosslinking method using calcium hydroxide and sodium hydroxide to induce non-thermal gelation, resulting in the enhancement of the wet strength and durability of biopolymer-treated soil. Laboratory experiments were conducted to assess the unconfined compressive strength and cyclic wetting-drying durability performance of the treated soil using a selected recipe based on a preliminary gel formation test. The results demonstrated that the uniformity of the gel structure and gelling time varied depending on the ratio of crosslinkers to biopolymer; consequently, the strength of the soil was affected. Subsequently, site soil treated with the recipe, which showed the best performance in indoor assessment, was implemented on the field slope at the bridge abutment via compaction and pressurized spraying methods to assess feasibility in field implementation. Moreover, the variation in surface soil hardness was monitored periodically for one year. Both slopes implemented by the two construction methods showed sufficient stability against detachment and scouring, with a higher soil hardness index than the natural slope for a year.

Effects of Concentration and Reaction Time of Trypsin, Pepsin, and Chymotrypsin on the Hydrolysis Efficiency of Porcine Placenta

  • This study investigated the effects of three proteases (trypsin, pepsin and chymotrypsin) on the hydrolysis efficiency of porcine placenta and the molecular weight (Mw) distributions of the placental hydrolysates. Because placenta was made up of insoluble collagen, the placenta was gelatinized by applying thermal treatment at $90^{\circ}C$ for 1 h and used as the sample. The placental hydrolyzing activities of the enzymes at varying concentrations and incubation times were determined by sodium dodecyl sulfate polyacrylamide gel electrophoresis (SDS-PAGE) and gel permeation chromatography (GPC). Based on the SDS-PAGE, the best placental hydrolysis efficiency was observed in trypsin treatments where all peptide bands disappeared after 1 h of incubation as compared to 6 h of chymotrypsin. Pepsin hardly hydrolyzed the placenta as compared to the other two enzymes. The Mw distribution revealed that the trypsin produced placental peptides with Mw of 106 and 500 Da. Peptides produced by chymotrypsin exhibited broad ranges of Mw distribution (1-20 kDa), while the pepsin treatment showed Mw greater than 7 kDa. For comparisons of pre-treatments, the subcritical water processing (37.5 MPa and $200^{\circ}C$) of raw placenta improved the efficiency of tryptic digestions to a greater level than that of a preheating treatment ($90^{\circ}C$ for 1 h). Consequently, subcritical water processing followed by enzymatic digestions has the potential of an advanced collagen hydrolysis technique.

A STUDY ON OXIDATION TREATMENT OF URANIUM METAL CHIP UNDER CONTROLLING ATMOSPHERE FOR SAFE STORAGE

  • The U metal chips generated in developing nuclear fuel and a gamma radioisotope shield have been stored under immersion of water in KAERI. When the water of the storing vessels vaporizes or drains due to unexpected leaking, the U metal chips are able to open to air. A new oxidation treatment process was raised for a long time safe storage with concepts of drying under vacuum, evaporating the containing water and organic material with elevating temperature, and oxidizing the uranium metal chips at an appropriate high temperature under conditions of controlling the feeding rate of oxygen gas. In order to optimize the oxidation process the uranium metal chips were completely dried at higher temperature than $300^{\circ}C$ and tested for oxidation at various temperatures, which are $300^{\circ}C$, $400^{\circ}C$, and $500^{\circ}C$. When the oxidation temperature was $400^{\circ}C$, the oxidized sample for 7 hours showed a temperature rise of $60^{\circ}C$ in the self-ignition test. But the oxidized sample for 14 hours revealed a slight temperature rise of $7^{\circ}C$ representing a stable behavior in the self-ignition test. When the temperature was $500^{\circ}C$, the shorter oxidation for 7 hours appeared to be enough because the self-ignition test represented no temperature rise. By using several chemical analyses such as carbon content determination, X-ray deflection (XRD), Infrared spectra (IR) and Thermal gravimetric analysis (TGA) on the oxidation treated samples, the results of self-ignition test of new oxidation treatment process for U metal chip were interpreted and supported.

Effect of Hydrolytic Temperature on Pore Structure of Alkoxide-derived Aluminas (Alkoxide 법으로 합성한 알루미나의 동공구조에 미치는 가수분해 온도의 영향)

  • Pore structures of Alkoxide-derived aluminas are investigated by BET Nitrogen Sorption method. Aluminas are derived from hydrolysis of aluminum isopropoxide at 3$^{\circ}$and 8$0^{\circ}C$ with stoichiometric quantities of water in use. The resulting hydrolysates are then subjected to thermal treatment for a fixed period of time from 200$^{\circ}$to 50$0^{\circ}C$ in gradual fashions. The hydrolysates obtained at 3$^{\circ}C$ increase their pore volumes with increasing heat treatment, exhibiting their pore-size distributio as twinpeaked. In contrast, the reverse is true to the hydrolysates obtained at 8$0^{\circ}C$, showing their pore size distribution as single-peaked. This suggests that the pore shapes of the former shall be slit-shaped, whilst whose as the latter shall be of a ink-bottle shape. All the evidence indicates that the hydrolytic temperatures play an important role not only in determining the pore shapes of the alumina samples, but in controlling the liberation of structural water in the alumina layers. It is also, surmized that the subsequent heat treatment may at best affect the mode of pore size distribution for the resulting alumina product(s).

Change of the Moisture and Temperature in Planting Ground as Effected by Different Soil Thickness, Soil Mixture Ratios and Ground Cover Plants in the Green Roof System (옥상녹화에서 토심, 토양배합비 및 지피식물에 따른 식재지반 수분 및 온도변화)

  • This paper has attempted to investigate the change in soil moisture volume and temperature of architecture by planting ground(soil thickness and soil mixture ratio) and ground cover plants(Sedum sarmentosum, Zoysia japonica, Chrysanthemum zawadskii) for middle region green roof system. For this, a test was conducted on the roof of Konkuk University building from April 2009 to October 2009. In terms of treatment, five types(SL, $P_7P_1L_2$, $P_6P_2L_2$, $P_5P_3L_2$, $P_4P_4L_2$) depending on soil mixture ratio and two types(15cm, 25cm) by soil depth were created. Results of soil moisture volume by soil mixture ratio in the 15cm soil thickness showed that the difference was significance between simple soil and mixture soil treatment, however, the statistical significance was not recognized according to soil mixture ratio. In case of 25cm soil thickness, soil moisture volume by soil mixture ratio was more higher 7Vol.%~10Vol.% in the mixture soil than simple soil treatment. In terms of districts planted ground cover plants, soil volume moisture differed among plants in the order Zoysia japonica 17.74 Vol.%$34.86^{\circ}C$, district non-planted $27.49^{\circ}C$, Sedum sarmentosum $25.11^{\circ}C$, Chrysanthemum zawadskii $23.08^{\circ}C$, Zoysia japonica $24.45^{\circ}C$ respectively So, concrete surface showed more higher $5^{\circ}C{\sim}15^{\circ}C$ than other things among the all the time. Result of inner temperature of the architecture and soil, it was measured inner of architecture $25.69^{\circ}C$, inner district non-planted $24.29^{\circ}C$, Chrysanthemum zawadskii $23.90^{\circ}C$, Zoysia japonica $24.02^{\circ}C$, Sedum sarmentosum $25.13^{\circ}C$, respectively.

Nonthermal Sterilization of Pathogenic Escherichia coli by Intense Pulsed Light Using a Batch System (회분식 광펄스 처리에 의한 병원성 대장균의 비가열 살균)

  • Intense pulsed light (IPL), a nonthermal technology, has attracted increasing interest as a food processing technology. However, its efficacy in inactivating microorganisms has not been evaluated thoroughly. In this study, we investigated the influence of IPL treatment on the inactivation of Escherichia coli O157:H7 depending on light intensity, treatment time, and pulse number. Increased light intensity from 500 V to 1,000 V, raised the inactivation rate at room temperature. At 1000 V, the cell numbers were reduced by 7.1 log cycles within 120 s. In addition, increased pulse number or decreased distance between the light source and sample surface also led to an increase in the inactivation rate. IPL exposure caused a significant increase in the absorption at 260 nm of the suspending agent used in our experiments. This indicates that IPL-treated cells were damaged, consequently releasing intracellular materials. The growth of IPL-irradiated cells were delayed by about 5 h. The degree of damage to the cells after IPL treatment was confimed by transmission electron microscopy.

Influence of Ultrasonic Treatment and Nano-Clay content on the Properties of Nano-Clay/Polyurethane Foam (초음파 처리와 나노클레이 농도가 나노클레이/폴리우레탄 폼의 물성에 미치는 영향)

  • The nano-clay is widely used in polymer-nanocomposites due to the high aspect ratio, heat resistance and nano-scale dimension. In recent researches, the thermal and mechanical properties of polyurethane foam were improved with introducing the nano-clay. In this study, we describe the influence of ultrasonic treatment and content of nano-clay on properties of polyurethane foam. The nano-clay/polyurethane foam were characterized using their recovery time, compressive deflection, cell morphology and tensile test. The ultrasonic treatment was very effective for dispersion of nano-clay. Moreover, we found that introducing over 3 wt% of nano-clay bring the decrease of properties due to the poor dispersion. Expecially, ultrasonically treated 20A/polyurethane foam(1 wt%) showed greatly improved properties, such as homogeneous cell size and good dimension stability. We expect that our results could be applied to insulating materials for construction.

Characteristics of Decomposition for Refractory Organic Compounds in Aqueous Solution by Sonolysis and Electrolysis (초음파와 전기분해를 이용한 수중의 난분해성 유기물질의 분해 특성)

  • refractory organic compounds in aqueous solution are not readily removed by the existing conventional wastewater treatment process. In recent years, the sonolysis and electrochemical oxidation process had been shown to be promising for wastewater treatment due to the effectiveness and easiness in operation. This study was performed to investigate the characteristics of sonolytic and electrolytic decomposition as the basic data for development of the wastewater treatment process. Trichloroethylene(TCE) and 2,4- dichlorophenol(2,4-DCP) were used as the samples, and their destruction efficiency were measured with various operating parameters, such as initial solution concentration, initial solution pH, reaction temperature, sonic power and current density. Also, the decomposition mechanism conformed indirectly with the effect of NaHCO3 as a radical scavenger on the decomposition reaction. Thermal decompositon reaction is predominant for TCE but thermal and radical decompositon reactions were dominant for 2,4-DCP. Results showed that the destruction efficiencies of all samples were above 65% within 120 minutes by sonolysis and electrolysis at the same time, and were increased with increasing initial concentration, sonic power and current density. Destruction efficiency of TCE was high in the acidic solution, but 2,4-DCP showed high destruction efficiency in basic solution.
