Formation of Sn-Cu Solder Bump by Electroplating for Flip Chip (플립칩용 Sn-Cu 전해도금 솔더 범프의 형성 연구)

  • Sn-Cu eutectic solder bump was fabricated by electroplating for flip chip and its characteristics were studied. A Si-wafer was used as a substrate and the UBM(Under Bump Metallization) of Al(400 nm)/Cu(300 nm)/Ni(400 nm)/Au(20 nm) was coated sequentially from the substrate to the top by an electron beam evaporator. The experimental results showed that the plating ratio of the Sn-Cu increased from 0.25 to 2.7 $\mu\textrm{m}$/min with the current density of 1 to 8 A/d$\m^2$. In this range of current density the plated Sn-Cu maintains its composition nearly constant level as Sn-0.9∼1.4 wt%/Cu. The solder bump of typical mushroom shape with its stem diameter of 120 $\mu\textrm{m}$ was formed through plating at 5 A/d$\m^2$ for 2 hrs. The mushroom bump changed its shape to the spherical type of 140 $\mu\textrm{m}$ diameter by air reflow at $260^{\circ}C$. The homogeneity of chemical composition for the solder bump was examined, and Sn content in the mushroom bump appears to be uneven. However, the Sn distributed more uniformly through an air reflow.

  • The low density lipoprotein receptor-related protein 5 (LRP5) highly expressed in many tissues, including hepatocytes and pancreatic beta cells, can bind to apolipoprotein E. To evaluate in vivo roles of LRP5, we generated LRP5-deficient mice. LRP5 genomic DNA was isolated from TT2 embryonic stem (ES) cells. Targeting vector was constructed to disrupt an exon 18 of the mouse LRP5 gene and transfected into ES cells. Three homologous recombinants at LRP5 locus were identified from 178 G418-resistant clones. Chimeric males generated by morula aggregation technique were mated to C57BL/6 female mice. After achieving germ-line transmission, LRP5+/- females were crossed with LRP5+/- males to obtain LRP5-deficient mice. One line of mice lacking LRP5 gene was confirmed by Southern blotting. Such knock-out mice may serve as an effective animal model to study in vivo function of LRP5 gene.

Effect of Seedling Quality and Growth after Transplanting of Korean Melon Nursed under LED light Sources and Intensity (LED 광원과 광도에 따른 참외의 묘소질 및 정식 후 생육 변화)

  • This study was conducted to analyze the seedling quality of korean melon and the growth after transplanting of korean melon nursed under the LED sources. LED sources were RB7 (Red:Blue=14:2), RB3 (Red:Blue=12:4) and Blue(B=16). Photosynthetic photon flux density(PPFD) was 50, 100 and $200{\mu}mol{\cdot}m^{-2}{\cdot}s^{-1}$. The lighting treatment was started after graft-taken and was applied for 20 days at 4 hours(05:30 and 07:30, 17:30 and 19:30) per day. Plant height and stem diameter of scion were longer and thicker under a high ratio of blue light condition. Dry matter ratio and compactness were highest in RB3 compared to the other LED sources treatments. $CO_2$ exchange rate increased $5.44{\mu}molCO_2{\cdot}m^{-2}{\cdot}s^{-1}$ under RB7 $200{\mu}mol{\cdot}m^{-2}{\cdot}s^{-1}$ and dropped to negative values under control. PPFD $200{\mu}mol{\cdot}m^{-2}{\cdot}s^{-1}$ of RB3 resulted in the longest plant height by 132.3cm and flowering ratio also was the highest by 75%.

  • These studies were carried out to find out the most reasonable planting density and :adequate amount of nitrogen fertilizer for the pearl barley. and results obtained are summarized as follows; 1. The planting densities affected neither the heading date nor the maturing date of p. earl barley. 2. The planting density of 90cm X (30cm+30cm) was the most adequate for high yield and that of $40cm{\times}20cm$ which was the most densely planted plot in this experiment showed the lowest grain yield. 3. The height and weight of stem were significantly increased by increased fertilization of nitrogen. 4. The highest grain yield per 10a (613kg/10a) was resulted from the nitrogen fertilization of 20kg/10a. and the plot of which amount of nitrogen fertilization was 15kg/10a showed the grain yield of 603kg per 10a. But there was not significant difference between two plots mentioned above. 5. Single plant per hill was the most effective for high yield of pearl barley and 3 plants per hill dropped the grain yield of 28.4%.

  • The Chiari malformation is a deformation within the central nervous system which the lower brain stem and the cerebellum migrate into the foramen magnum causing herniation. In 1891, Arnold Chiari classified such symptoms into 3 categories. This case report is of a 8-year-old female with the complaint of a slight facial swelling and pain on the upper right molar during tooth brushing since 10 days before. Clinical examination showed gingival pocket formation on distal of the upper right first molar with pain and mobility of the tooth. Radiographic examination showed generalized low bone density in the upper molar area, and especially no bone support above the upper right and left first molars were noted. With a temporary diagnosis of Early-onset periodontitis, consultations with medical doctors for the possibility of an underlying systemic disease were made during periodontal treatment. 3D CT was taken with after a final diagnosis of Chiari malformation. Generalized thinning and defect of the cranial bone was noted and the foramen magnum was slightly enlarged. The occipital and maxillary bone was low in density, and the alveolar bone of maxillary posterior teeth was especially almost non-existing causing the upper right and left first molar to be floating. For this, the patient went under consultation with the department of neurosurgery and is still under observation. Periodontitis in childreren is very rare. When symptoms of periodontitis appear in a child, due to the possibility of an underlying systemic disease such as leukemia, histiocytosis X, and hypophosphatasia, proper examinations should be carried out so that the primary factor the symptoms can be treated.

Antioxidant Effect of Rosa davurica Pall Extract on Oxidation of Human Low Density Lipoprotein (LDL) (사람의 저밀도 지방단백질의 산화에 대한 생열귀나무 추출물의 항산화 효과)

  • Antioxidant effects of Rosa davurica Pall extract on copper-mediated LDL oxidative modification were investigated. Oxidation products of LDL were determined based on TBA value, formation of conjugate diene, and apolipoprotein carbonyl value. As revealed through TBA values, ethyl acetate and butanol fractions of R. davurica Pall root showed strong antioxidant effect, with 85.3 and 93.2% inhibitions at $30\;{\mu}g/mL$ each, respectively. Ethyl acetate and butanol fractions at $30\;{\mu}g/mL$ inhibited LDL oxidation up to 8 hr. Conjugate diene formation by lipid oxidation with $Cu^{2+}$ addition in ethyl acetate and butanol fractions decreased 2.2-and 5.6-fold, respectively, compared to control. Carbonyl value decreased in the presence of butanol and ethyl acetate fractions. Methanol and ethyl acetate extracts of R. davurica Pall root showed higher absorbancy at 285 nm. Ethanol extract of R. davurica Pall root and stem contained 10.6 g/100 g total phenolic compounds. Results reveal phenolic compound as major biological component in R. davurica Pall extracts. Ethyl acetate and butanol fraction showed strongest antioxidant effect on LDL oxidation.

The Variation of Population of Pinus koraiensis Sieb. et Zucc. in Mt. Jiri (지리산(智異山) 잣나무집단(集團)의 변이(變異)에 관(關)한 연구(硏究))

  • These studies were carried out to know the variation of morphological tree forms, needles, cotyledons, seed characters and top height growth of seedlings of Pinus koraiensis S. et Z. by populations in Mt. Jiri. The results are summarized as follows: 1. It was observed that the characteristics of length, needles of serration density of needles, percentage of full seeds length, of seeds, thickness, of seeds length of cotyledons, width of cotyledon, numbers of the stomata line in cotyledons and the top height growth of seedlings were significantly different in individual trees and populations. 2. The characteristics of branch angle specific gravity of wood and resin canal numbers of cotyledons were significantly different in populations. 3. It was that the characteristics of numbers of stomata line, width, of seeds weight, of seeds serration density of cotyledons, numbers of cotyledons were significantly different in individuals. 4. The resin canals of needles showed three principle resin canals in individual trees and population, and the coefficients of variation were not shown in individual trees and populations. Stem forms showed to be a straight form with all populations. 5. The characteristics of cotyledons had generally higher tendency than the characteristics of needles in comparison with coefficience of variation.

Effect of Shading Level of Nursing Bed on the Shoot Growth of Rooted Cuttings in Native Hydrangea serrata for. acuminata (육묘상의 차광정도가 자생 산수국 삽목묘의 신초생장에 미치는 영향)

  • This experiment was conducted to find out an adequate shading level (0, 55, 74, and 95%) on the shoot growth of rooted cuttings of native Hydrangea serrata for. acuminata. New shoot height (NSH), length and width of leaf, and stem diameter under 55% shading were the greatest. Net photosynthetic rate under 55% shading was the greatest, while intercellular $CO_2$ concentration was the least in this treatment. The greatest content of photosynthetic pigments (total chlorophyll, carotenoid) was observed in leaves grown under a 74%, followed by a 55% shading level. Leaf stomata were observed on the abaxial surface, but those on adaxial surface in all shading treatments were not observed. In 95% shading, decreased stomatal density and development were observed. Higher stomatal density and development, however, were observed in 55% shading. Therefore, it is concluded that a 55% shading level was the optimum for growth of new shoots of rooted cuttings of native H. serrata for. acuminata.

A New Black Sesame Variety 'Yunheuk' with Lodging Resistance and High Yielding (내도복 다수성 검정깨 신품종 '윤흑')

  • A new sesame variety 'Yunheuk' was developed from Yeongnam Agricultural Research Institute in 2007. A cross was made by 'Yoosung' with weak disease resistance and 'Kunheuk' with high yield capacity & quality, followed by pedigree selection, yield test and regional yield trial (RYT) by the sesame breeding team at the National Institute of Crop Science and Yeongnam Agricultural Research Institute up to 2007. The variety showed higher lodging resistance and more dark seed coloring rather than that of check variety 'Yangheuk'. Average stem length and the number of capsules per plant is 118 cm, 79 cm respectively. Its 1,000 grains weight is about 2.67 g indicating 0.10 g lower than that of 'Yangheuk', and its oil content is about 46.4%. 'Yunheuk' also contains total 2.59 mg/g of such lignans as sesamin and sesamolin. And its dark color density ($L^*$ Value) of seed coat is 22.43 which was about 10% lower than that of check variety. The average yield of 'Yunheuk' was 99.9 kg per 10a at the national-wide regional performance.

Effect of Soluble-silicate or Chitosan Foliar Spray on Ginseng Cultivated in Blue-white Plastic Film House

  • The experiments were performed in the Jinan (elevation: 300 meters above sea level), Jeollabuk-do. Seedlings (n = 63 per $3.3m^2$) of ginseng cultivar (Cheonpung, Yeonpung) were planted on April 10, 2015. Shading material of plastic film house was blue-white film. Before the Planting seedling, silicate (3 kg/10 a) or chitosan (40 kg/10 a) was fertilized and foliar sprayed on the leaves 1000 times dilution solution once a month from May to September every year. The growth results of 5-year old ginseng surveyed in 2018 are as follows. The average air temperature in the plastic film house was the highest at $26.6^{\circ}C$ and $26.5^{\circ}C$ in July and August, respectively, and the highest temperature was $40.5^{\circ}C$ in July. The maximum daily temperature of $35^{\circ}C$ or more was 30 days, with the average soil temperature being $24.9^{\circ}C$ in August. The chemical properties of the test soil are as follows. pH was 6.4~6.9 level and EC was 0.35~0.46 dS/m. The organic matter content was 33.5~41.4 g/kg, and available-P content was 251.9~306.8 mg/kg. Exchangeable cations contents, such as K, Ca and Mg were all the appropriate ranges. The soil microbial density surveyed by the dilution plate method was 10~50 times higher than that of control (Non-treatment) and actinomycete density was 3~6 times higher. Pathogens of the genus Fusarium by Metagenome analysis decreased 91.3% and 68.2% respectively in the foliar sprayed of chitosan and soluble-silicate. The light intensity (PAR) in the blue-white film plastic film house gradually increased until July and then decereased, with the average of light intensity in March-October was $120.3umol/m^2/s$. The growth of aerial parts such as plant height and stem length was better than non-sprayed group in silicate or chitosan treatments and Yeonpung cultivar was superior to the Cheonpung cultivar. The SPAD value was higher in Yeonpung cultivar foliar sprayed with soluble-silicate. The growth of underground parts such as root length and taproot length were better in chitosan and soluble-silicate treatment than control, especially in Yeonpung cultivar foliar sprayed with chitosan was good in taproot length and taproot diameter, and fresh weight of root was 60.1 g. Ginsenoside contents were 24.9 mg/g and 22.4 mg/g, in the Cheonpung cultivar foliar sprayed with soluble-silicate or chitosan respectively, 28% and 15% higher than control (19.5 mg/g). The incidence of disease by Alteraria panax and Botrytis cinerea was 3~9% and 4~9%, respectively. High temperature damage rate was 3~5%.
