$MgAl_2O_4$ 기판위에 HVPE법으로 성장된 후막 GaN의 광학적 특성 (Optical Properties of HVPE Grown Thick-film GaN on $MgAl_2O_4$ Substrate)

  • HVPE(hydride vapor phase epitaxy)법으로 (111) $MgAl_2O_4$기판 위에 $10~240\mu{m}$두께의 GaN를 성장하고, GaN의 두께에 따 광학적 성질을 조사하였다. $MgAl_2O_4$기판 위에 성장된 GaN의 PL 특성은 결정성장온도에서 기판으로부터 Mg이 out-diffusion하여 auto-doping 됨으로써 불순물이 첨가된 GaN의 PL 특성을 나타내었다. 10K의 온도데서 측정된 PL 스펙트럼은 자유여기자와 속박여기자의 재결합천이에 의한 피크들과 불순물과 관련된 도너-억셉터 쌍 사이의 재결합 및 이의 포논 복제에 의한 발광으로 구성되었으며, 깊은 준위로부터의 발광은 나타나지 않았다. 중성 도너에 속박된 여기자 발광 에너지와 라만 $E_2$모드 주파수는 GaN의 두께가 증가함에 따라 지수 함수적으로 감소하였으며, GaN 내의 잔류 응력에 대하여 라만 E2 모드 주파수는$\Delta$$\omega$=3.93$\sigma$($cm^{-1}$/GPa)의 관계로 변화하였다.

용융산화법으로 제조한 $Al_2O_3-SiC$ 세라믹스의 미세구조와 기계적 성질 (Microstructure and Mechanical Properties of the $Al_2O_3-SiC$ Ceramics Produced by Melt Oxidation)

  • Five Al2O3/SiC/metal composites with four different particle sizes of green SiC abrasive grains are grown by the directed oxidation of an commercially available Al-alloy. Oxidation was conducted in air at 100$0^{\circ}C$, 96 hours long. Slip casted SiC-fillers were placed on the alloy or SiC powder deposited up to the required layer thickness. Their microstructures are described and measurements of density, elastic constants, frexural strength, fracture toughness and work of fracture are reported. The results are compared with those of commercial dense sintered Al2O3. The properties of produced materials have a strong relationship to not only the properties of Al2O3, SiC, Al and Si but also to the phase share and phase distribution. The composite materials are dense (0.5% porosity), tough (KIC = 3.4~6.4 MPa{{{{ SQRT { m} }}), strong ({{{{ sigma }}B = 170~345 MPa) and reasonably shrinkage free producible. The reinforcements is attained mainly through the plastic deformation of ductile metal phase.

위상측정법을 이용한 LED Package의 3차원 형상 측정 (3-D Measurement of LED Packages Using Phase Measurement Profilometry)

  • LEDs(Light Emitting Diodes) are becoming widely used and increasingly in demand. Quality inspection of the LEDs has become more important. Two-dimensional inspection systems are limited in inspection capability, so threedimensional(3-D) inspection systems are needed. In this paper, a cost-effective and simple 3-D measurement system of LED packages using phase measuring profilometry(PMP) is proposed. The proposed system uses a pico projector to project sinusoidal fringe patterns and to shift phases instead of piezocrystal. It was evaluated using extremely accurate gauge blocks, yielding excellent repeatability of about 12 um(3-sigma). 3-D measurements of various LED packages were performed to demonstrate the applicability and efficiency of the proposed system.

Gas/Particle Level and Dry Deposition Flux of Atmospheric PCBs

  • Atmospheric samples were conducted from September 2001 to July 2002 with GPS-l PUF sampler in rural site to concentration distributions of gas/particle PCBs and to calculate dry deposition flux of PCBs. $\Sigma$PCBs concentrations of gas/particle PCBs were 59.29$\pm$48.83, 6.56$\pm$6.59 pg/㎥, respectively. Gas contribution (%) of total PCBs (gas + particle) was 90% which existed gas phase in the atmosphere. The particle contribution (%) of PCB congeners increased relatively more of the less volatile congeners with the highest chlorine number. The correlation coefficients (r) between total PCBs and temperature ($^{\circ}C$) showed negative correlation in - 0.62 (p<0.0l) for particle phase, positive correlation in 0.63 (p<0.01) for gas phase. In other word, particle phase PCBs is enriched in colder weather which could be due to greater in corporation of condensed gas phase at low temperature. The calculated dry deposition of total PCBs (gas + particle) was 0.008, 0.008 $\mu\textrm{g}$ $m^{-2}$ da $y^{-l}$ which showed maximum dry deposition flux in December, minimum data in July Bs in the atmosphere. The calculated dry deposition fluxes of total PCBs were influenced by particle phase PCBs even though PCBs in the atmosphere were present primarily in the gas phase.e.

Cu-Zn-Al 형상기억합금에서 기계적 성질에 미치는 결정형상의 영향에 관한 연구;주조조직과 재결정처리에 따른 기계적 성질과 형상기억능의 변화 (Study on the Effect of Crystal Morphology on Mechanical Property in Cu-Zn-Al Shape Memory Alloy)

  • The effect of heat treating temperature and ${\alpha}$ phase In the ${\beta}$ phase matrix were investigated for ${\beta}-CuZnAl$ shape memory alloys by tension test, fatigue test, and shape memory effect test. After heat treatment at $677^{\circ}C$, $750^{\circ}C$, $800^{\circ}C$ and $850^{\circ}C$ for 10 min. respectively, static fracture stress(${\sigma}_f$), fatigue fracture stress(${\tau}_{max}$) at $10^6$ cycle, and elongation(${\epsilon}_f$) was $24.2kg/mm^2$, $17.21kg/mm^2$ and 11.8%, respectively. As heat treating temperature decreased, fracture surfaces of the specimens were changed from the intergranular to the transgranular fracture mode. Especially, the a phase precipitated in the ${\beta}$ phase matrix had an effect on crack propagation and the fracture surface was characterized by dimple-like pattern when crack propagated in transgranular cracking mode. Precipitation of the ${\alpha}$ phase in the ${\beta}$ phase matrix lowered the transformation temperature by $10^{\circ}C$, and about 2.5 vol.% ${\alpha}$ phase did not affect the shape memory effect examined by the bending test.

삼상슬러리 기포탑에서 액상의 표면장력이 열전달 계수에 미치는 영향 (Effects of Liquid Surface Tension on the Heat Transfer Coefficient in a Three-Phase Slurry Bubble Column)

  • 산업현장에서 자주 접하는 액상의 물성인 표면장력이 상대적으로 작은 액상으로 구성된 삼상슬러리 기포탑에서 총괄 열전달 특성을 고찰하였다. 기포탑 내부의 열전달 현상은 기포탑 내부의 수직 열원과 기포탑 간의 열전달계를 구성하여 고찰하였으며 열전달 계수는 정상상태에서 열원표면의 온도와 기포탑 내부의 평균 온도의 차를 측정하여 결정하였다. 기체유속($U_G$), 슬러리 상에 포함된 고체입자의 분율($C_S$) 그리고 연속 액상의 표면장력(${\sigma}_L$)이 기포탑 내부의 총괄 열전달 계수(h)에 미치는 영향을 규명하였다. 기포탑 내부 열원 표면과 기포탑 벌크영역 간의 온도차는 시간의 변화에 따른 온도차 요동을 측정하여 그 평균값으로 결정하였다. 기포탑 내부 열원표면과 기포탑 벌크 영역 간의 온도차 요동은 연속 액상의 표면장력이 감소할수록 진폭이 감소하였으며 온도차의 평균값도 감소하였다. 내부 수직 열원과 기포탑 간의 총괄 열전달 계수는 기체의 유속과 슬러리 상에 포함된 고체입자의 분율이 증가함에 따라 증가하였으며 연속 액상의 표면장력이 증가함에 따라 감소하였다. 표면장력이 물보다 작은 연속 액상의 기포탑에서 측정된 총괄 열전달 계수는 본 연구의 범위 내에서 실험변수와 무차원군의 상관식으로 나타낼 수 있었다.

다채널 단일톤 신호의 위상검출을 위한 Hybrid SoC 구현 (An implementation of the hybrid SoC for multi-channel single tone phase detection)

  • This paper presents a hybrid SoC design for phase detection of single tone signal. The designed hybrid SoC is composed of three functional blocks, i.e., an analog to digital converter module, a phase detection module and a controller module. A design of the controller module is based on a 16-bit RISC architecture. An I/O interface and an LCD control interface for transmission and display of phase measurement values are included in the design of the controller module. A design of the phase detector is based on a recursive sliding-DFT. The recursive architecture effectively reduces the gate numbers required in the implementation of the module. The ADC module includes a single-bit second-order sigma-delta modulator and a digital decimation filter. The decimation filter is designed to give 98dB of SNR for the ADC. The effective resolution of the ADC is enhanced to 98dB of SNR by the incorporation of a pre FIR filter, a 2-stage cascaded integrator- comb(CIC) filter and a 30-tab FIR filter in the decimation. The hybrid SoC is verified in FPGA and implemented in 0.35 CMOS Technology.

Incipient Cavitation in a Bulb Turbine: Model Test and CFD Calculation

  • For a certain operating point of a horizontal shaft bulb turbine (i.e. volume flow, net head, blade angle, guide vane angle) the efficiency for different pressure levels (i.e. different Thoma-coefficient ${\sigma}$) is calculated using a commercial Computational Fluid Dynamics (CFD-)-code including two-phase flow and a cavitation model. The results are compared with experimental results achieved at a closed loop test rig for model turbines. The comparison of the experimentally and numerically obtained efficiency and the visual impression of the cavitation show a good agreement. Especially the drop in efficiency is calculated with satisfying accuracy. This drop in efficiency in combination with the visual impression is of high practical importance since it contributes to determine the admissible cavitation in a bulb-turbine. It is seen that the incipient cavitation in Kaplan type turbines has no major importance in determing this admissible amount of cavitation.

  • In this paper, we have designed the fractional-N frequency synthesizer for bluetooth system using 0.35-um CMOS technology and 3.3-V single power supply. The designed synthesizer consist of phase-frequency detector (PFD), charge pump, loop filter, voltage controlled oscillator (VCO), frequency divider, and sigma-delta modulator. A dead zone free PFD is used and a modified charge pump having active cascode transistors is used. A Multi-modulus prescaler having CML D flip-flop is used and VCO having a tuning range from 746 MHz to 2.632 GHz at 3.3 V power supply is used. Total power dissipation is 32 mW and phase noise is -118 dBc/Hz at 1 MHz offset.

Theoretical Studies on Gas-Phase Reactions of Negative Ions with Alkyl Nitrites

  • Gas-Phase reactions of methyl and ethyl nitrites with anionic nucleophiles of SH-, F- and OH- are investigated theoretically at the MP2/6-311+G* level. The SN2 processes are all highly exothermic and proceed with a typ-icaI double-weIl reaction coordinate profile. The elimination reactions of methyl nitrite with SH- and F- are double-well energy surface processes,with stabilizedproduct complexes of NO-...H2S and NO-...HF, pro-ceeding by an E1 cb-like E2 mechanism. The $\beta-elimination$ of ethyl nitrite is an E2 type process. The $\alpha-elimi-nation$ reactions of methyl and ethyl nitrites with OH- have triple-well energy profiles of Elcb pathway with an $\alpha-carbanion$ intermediate which is stabilized bythe vicinal $nc\alpha-{\sigma}*o-N$ charge transfer interactions. CompIex-ation ofmethyl carbanion with HF seems to provide a stable intermediate within a triple-well energy profile of El cb channel in the reaction of F- with methyl nitrite.
