Cure Characteristics of Naphthalene Type Epoxy Resins for SEMC (Sheet Epoxy Molding Compound) for WLP (Wafer Level Package) Application (WLP(Wafer Level Package)적용을 위한 SEMC(Sheet Epoxy Molding Compounds)용 Naphthalene Type Epoxy 수지의 경화특성연구)

  • The cure characteristics of three kinds of naphthalene type epoxy resins(NET-OH, NET-MA, NET-Epoxy) with a 2-methyl imidazole(2MI) catalyst were investigated for preparing sheet epoxy molding compound(SEMC) for wafer level package(WLP) applications, comparing with diglycidyl ether of bisphenol-A(DGEBA) and 1,6-naphthalenediol diglycidyl ether(NE-16) epoxy resin. The cure kinetics of these systems were analyzed by differential scanning calorimetry with an isothermal approach, and the kinetic parameters of all systems were reported in generalized kinetic equations with diffusion effects. The NET-OH epoxy resin represented an n-th order cure mechanism as like NE-16 and DGEBA epoxy resins, however, the NET-MA and NET-Epoxy resins showed an autocatalytic cure mechanism. The NET-OH and NET-Epoxy resins showed higher cure conversion rates than DGEBA and NE-16 epoxy resins, however, the lowest cure conversion rates can be seen in the NET-MA epoxy resin. Although the NETEpoxy and NET-MA epoxy resins represented higher cure reaction conversions comparing with DGEBA and NE-16 resins, the NET-OH showed the lowest cure reaction conversions. It can be figured out by kinetic parameter analysis that the lowest cure conversion rates of the NET-MA epoxy resin are caused by lower collision frequency factor, and the lowest cure reaction conversions of the NET-OH are due to the earlier network structures formation according to lowest critical cure conversion.

  • Thermally-induced deformation in SMC(Sheet Molding Compound) products is analyzed using three dimensional finite element method. Planar fiber orientation, which causes the anisotropic material properties, is calculated through the flow analysis during the compression stage of the mold. Also curing process is analyzed to predict temperature profile which has significant effects on warpage of SMC products. Through the developed procedure, effects of various process conditions such as charge location, mold temperature, fiber contents, and fiber orientations on deformation of final products are studied. and processing strategies are proposed to reduce the warpage and the shrinkage.

  • Due to various kind of waterproof materials and methods, which is difficult to select the most appropriate to waterworks. The materials used to prevent the deterioration of the service life is short, because of the chemical erosion. So, in the 2010 Office of Waterworks Seoul Metropolitan Government has set new standards. Recently, SMC panel is a trend that is being applied to water treatment facilities. However, SMC panel has not yet implemented a performance evaluation. Therefore, this study to confirm that satisfaction for the Office of Waterworks Seoul Metropolitan Government of the performance requirements, when the applied the SMC panel to water treatment structure.

  • This paper presents a novel algorithm to reconstruct meso-scale representative volume elements (RVE), referring to experimentally observed features of Sheet Molding Compound (SMC) composites. Predicting anisotropic mechanical properties of SMC composites is challenging in the multiscale virtual test using finite element (FE) models. To this end, an SMC RVE modeler consisting of a series of image processing techniques, the novel reconstruction algorithm, and a FE mesh generator for the SMC composites are developed. First, micro-CT image processing is conducted to estimate probabilistic distributions of two critical features, such as fiber chip orientation and distribution that are highly related to mechanical performance. Second, a reconstruction algorithm for 3D fiber chip packing is developed in consideration of the overlapping effect between fiber chips. Third, the macro-scale behavior of the SMC is predicted by the multiscale analysis.

Mechanical Properties of Particle and Fiber Reinforced SMC Composites (입자와 섬유로 보강된 SMC 복합재의 기계적 특성에 관한 연구)

  • An analytical model has been developed to predict the elastic properties of a filled resin reinforced by chopped fibers, a three-phase composite such as a filled sheet molding compound(SMC). In the model the matrix material and fillers form an effective matrix. The effective matrix is then considered to be reinforced with long fibers lying in the sheet plane but randomly oriented in the plane. Expressions for the resulting transversely isotropic composite properties are explicitly presented. Using this model, the Young's and shear moduli are calculated for the SMC sample with filler weight fraction of 35% and fiber content of 30%. The same properties are also determined experimentally. The agreement between the calculated and measured elastic moduli is found to be very good for the in-plane properties. However, the out-of-plane properties show a large difference because the effect of voids is not taken into account in the model.

  • Recently, as the development of manufacturing technique on SMC(sheet molding compound), various numerical and experimental approaches to injection and compression molding have been investigated. Injection and compression molding, however, has so various cases with complicated boundary condition that it is difficult to analyze mold characteristics precisely. In addition, since a slight change in process variables can significantly change the resulting mold thickness, a proper design is important to compression molding process. Therefore, in this study, the effects of various parameters on compression molding process have been investigated using FEM(finite element method) to formulate the melt front advancement during the mold filling process. To verify the results of present analysis, they are compared with those of reference. The results show a strong effect of initial charge volume, injection time and pressure as a result of variations in the rectangular charge shape.

  • In this study, the objective of this study was to evaluate the adhesive characteristics of existing self-adhesive rubber asphalt sheet, butyl sheet and acrylate sheet in a low temperature environment through Tack Rolling Ball Test to obtain basic data on acrylate. As a result of this experiment, in the case of the self-molding rubber asphalt sheet and the butyl rubber sheet, the compound of the sheet was frozen in the low temperature environment and the iron bead was separated. On the other hand, the acrylate sheet did not freeze the acrylate even at 0 ℃, It is confirmed that the measured value is shown by Ball Test.

  • To develop automobile parts, the unsaturated polyester based matrix resin(PR)/reinforcement(randomly oriented chopped E-glass fiber, GF) composites were prepared using sheet molding compound(SMC) compression molding. The effects of GF length(0.5, 1.0 1.5 and 2.0inch)/content (15, 20, 25, 30wt%) and number of ply(3, 4 and 5) on the specific gravity and mechanical properties of PR/GF composites were investigated in this study. The optimum length of GF was found to be about 1.0inch for achieving improved mechanical properties(tensile strength and initial modulus). The tensile strength and initial modulus of composites increased with increasing GF content up to 30wt%, which is favorable content range for SMC. The specific gravity, tensile strength/initial modulus, compressive strength/modulus, flexural strength/modulus and shear strength increased with increasing the number of ply up to 5, which is the maximum number of ply range for SMC. The effectiveness of ply number increased in the flexural strength > shear strength > compressive strength > tensile strength.

  • Heating channel layout design and evaluation technology for SMC molding system was investigated in this work. Traditional rules of cooling channel design in injection molding were applied to the present work. Finite element thermal analysis with $ANSYS^{TM}$ was performed to evaluate the temperature distribution of SHC mold surface. SMC mold was manufactured to evaluate the effect of a proposed heating channel layout system on the temperature distribution of SMC mold surface and infrared camera was applied to a measurement of temperature distribution. It was shown that infrared camera application was possible in a measurement of temperature distribution on SHC mold surface.

  • In this study, epoxy-modified acrylate was synthesized. The synthesized acrylate was added to the composition for sheet molding compound (SMC) in the range of 5 phr to 15 phr. The prepared SMC prepreg was molded at high temperature and pressure to produce a glass fiber reinforced composite. Physical properties such as tensile and impact strength of the composite were measured, respectively. Experimental data show that the composite with 5 phr of synthesized acrylate has 20% improved tensile strength and 12% improved impact strength than that of the reference sample.
