Effect of Underfill on $\mu$BGA Reliability ($\mu$BGA 장기신뢰성에 미치는 언더필영향)

  • There are continuous efforts in the electronics industry to a reduced electronic package size. Reducing the size of electronic packages can be achieved by a variety of means, and for ball grid array(BGA) packages an effective method is to decrease the pitch between the individual balls. Chip scale package(CSP) and BGA are now one of the major package types. However, a reduced package size has the negative effect of reducing board-level reliability. The reliability concern is for the different thermal expansion rates of the two-substrate materials and how that coefficient CTE mismatch creates added stress to the BGA solder joint when thermal cycled. The point of thermal fatigue in a solder joint is an important factor of BGA packages and knowing at how many thermal cycles can be ran before failure in the solder BGA joint is a must for designing a reliable BGA package. Reliability of the package was one of main issues and underfill was required to improve board-level reliability. By filling between die and substrate, the underfill could enhance the reliability of the device. The effect of underfill on various thermomechanical reliability issues in $\mu$BGA packages is studied in this paper.

Efficient Kernel Based 3-D Source Localization via Tensor Completion

  • Source localization in three-dimensional (3-D) wireless sensor networks (WSNs) is becoming a major research focus. Due to the complicated air-ground environments in 3-D positioning, many of the traditional localization methods, such as received signal strength (RSS) may have relatively poor accuracy performance. Benefit from prior learning mechanisms, fingerprinting-based localization methods are less sensitive to complex conditions and can provide relatively accurate localization performance. However, fingerprinting-based methods require training data at each grid point for constructing the fingerprint database, the overhead of which is very high, particularly for 3-D localization. Also, some of measured data may be unavailable due to the interference of a complicated environment. In this paper, we propose an efficient kernel based 3-D localization algorithm via tensor completion. We first exploit the spatial correlation of the RSS data and demonstrate the low rank property of the RSS data matrix. Based on this, a new training scheme is proposed that uses tensor completion to recover the missing data of the fingerprint database. Finally, we propose a kernel based learning technique in the matching phase to improve the sensitivity and accuracy in the final source position estimation. Simulation results show that our new method can effectively eliminate the impairment caused by incomplete sensing data to improve the localization performance.

Real 3-D Shape Restoration using Lookup Table (룩업 테이블을 이용한 물체의 3-D 형상복원)

  • The 3-D shape use to effect of movie, animation, industrial design, medical treatment service, education, engineering etc.... But it's not easy to make 3-D shape from the information of 2-D image. There are two methods in restoring 3-D video image through 2-D image; First the method of using a laser; Secondly the method of acquiring 3-D image through stereo vision. Instead of doing two methods with many difficulties, I figure out the method of simple 3-D image in this research paper. We present here a simple and efficient method, called direct calibration, which doesn't require any equations at all. The direct calibration procedure builds a lookup table(LUT) linking image and 3-D coordinates by a real 3-D triangulation system. The LUT is built by measuring the image coordinates of a grid of known 3-D points, and recording both image and world coordinates for each point; the depth values of all other visible points are obtained by interpolation.

A Design and Performance Evaluation of Path Search by Simplification of Estimated Values based on Variable Heuristic (가변 휴리스틱 기반 추정치 간소화를 통한 경로탐색 기법의 설계 및 성능 평가)

  • The path search method in the telematics system should consider traffic flow of the roads as well as the shortest time because the optimal path with minimized travel time could be continuously changed by the traffic flow. The existing path search methods are not able to cope efficiently with the change of the traffic flow. The search method to use traffic information also needs more computation time than the existing shortest path search. In this paper, a method for efficiency improvement of path search is implemented and its performance is evaluated. The method employs the fixed grid for adjustable heuristic to traffic flow. Moreover, in order to simplify the computation of estimation values, it only adds graded decimal values instead of multiplication operation of floating point numbers with due regard to the gradient between a departure and a destination. The results obtained from the experiments show that it achieves the high accuracy and short execution time as well.

Land Cover Classification Using Lidar and Optical Image (라이다와 광학영상을 이용한 토지피복분류)

  • The advantage of the lidar data is in fast acquisition and process time as well as in high accuracy and high point density. However lidar data itself is difficult to classify the earth surface because lidar data is in the form of irregularly distributed point clouds. In this study, we investigated land cover classification using both lidar data and optical image through a supervised classification method. Firstly, we generated 1m grid DSM and DEM image and then nDSM was produced by using DSM and DEM. In addition, we had made intensity image using the intensity value of lidar data. As for optical images, the red, blue, green band of CCD image are used. Moreover, a NDVI image using a red band of the CCD image and infrared band of IKONOS image is generated. The experimental results showed that land cover classification with lidar data and optical image together could reach to the accuracy of 74.0%. To improve classification accuracy, we further performed re-classification of shadow area and water body as well as forest and building area. The final classification accuracy was 81.8%.

Mapping the East African Ionosphere Using Ground-based GPS TEC Measurements

  • The East African ionosphere (3°S-18°N, 32°E-50°E) was mapped using Total Electron Content (TEC) measurements from ground-based GPS receivers situated at Asmara, Mekelle, Bahir Dar, Robe, Arbaminch, and Nairobi. Assuming a thin shell ionosphere at 350 km altitude, we project the Ionospheric Pierce Point (IPP) of a slant TEC measurement with an elevation angle of >10° to its corresponding location on the map. We then infer the estimated values at any point of interest from the vertical TEC values at the projected locations by means of interpolation. The total number of projected IPPs is in the range of 24-66 at any one time. Since the distribution of the projected IPPs is irregularly spaced, we have used an inverse distance weighted interpolation method to obtain a spatial grid resolution of 1°×1° latitude and longitude, respectively. The TEC maps were generated for the year 2008, with a 2 hr temporal resolution. We note that TEC varies diurnally, with a peak in the late afternoon (at 1700 LT), due to the equatorial ionospheric anomaly. We have observed higher TEC values at low latitudes in both hemispheres compared to the magnetic equatorial region, capturing the ionospheric distribution of the equatorial anomaly. We have also confirmed the equatorial seasonal variation in the ionosphere, characterized by minimum TEC values during the solstices and maximum values during the equinoxes. We evaluate the reliability of the map, demonstrating a mean error (difference between the measured and interpolated values) range of 0.04-0.2 TECU (Total Electron Content Unit). As more measured TEC values become available in this region, the TEC map will be more reliable, thereby allowing us to study in detail the equatorial ionosphere of the African sector, where ionospheric measurements are currently very few.

Designing a Path Management Method in Large-scale Multiple Sensor Networks (대규모 다중 센서 네트워크에서 효과적인 경로 관리 기법)

  • In the environment with multiple heterogeneous wireless sensor networks with a single point of sensed data collection or a gateway (GW), relay points (RPs) may be required for the energy efficient delivery of sensed data from static or mobile sinks to the GW. The optimal placement of RPs becomes an even more difficult problem if static sinks are dynamically added or the trajectory of mobile sinks can not be known in advance. In order to resolve this problem, we propose a mechanism to deploy RPs in a grid pattern and to use the tree-based relaying network for reducing the cost of the RP and for reducing the control overhead incurred by the route setup from sinks to the GW. For the performance evaluation of our proposed mechanism, we have carried out a numerical analysis on a single route setup from a sink to the GW and, for more general performance evaluations, ns-2 based simulations have been carried out. According to the performance evaluation results, our tree-based relaying network mechanism outperforms that based on AODV in terms of the data delivery time, the network service time and the control overhead.

The Study of Optimized Combustion Tuning Method for Fossil Power Plant (발전용 보일러의 최적연소조정기법에 대한 실험적 연구)

  • Fossil power plants firing lower grade coals or equipped with modified system for $NO_x$ controls are challenged with maintaining good combustion conditions while maximizing generation and minimizing emissions. In many cases significant derate, availability losses and increase in unburned carbon levels can be attributed to poor combustion conditions as a result of poorly controlled local fuel and air distribution within the boiler furnace. In order to develop a on-line combustion tuning system, field test was conducted at operating power boiler. During the field test the exhaust gases' $O_2,\;NO_x$ and CO was monitored by using a spatially distributed monitoring grid located in the boiler's high temperature vestibule and upper convective rear pass region. At these locations, the flue gas flow is still significantly stratified, and air in-leakage is minimal which enables tracing of poor combustion zones to specific burners and over-fire air ports. using these monitored information we can improving combustion at every point within the furnace, therefore the boiler can operate at reduced excess $O_2$ and gas temperature deviation, reduced furnace exit gas temperature levels while also reducing localized hot spots, corrosive gas conditions, slag or clinker formation and UBC. Benefits include improving efficiency, reducing $NO_x$ emissions, increasing output and maximizing availability. Discussion concerning the reduction of greenhouse gases is prevalent in the world. When taking a practical approach to addressing this problem, the best way and short-term solution to reduce greenhouse gases on coal-fired power plants is to improve efficiency. From this point of view the real time optimized combustion tuning approach is the most effective and implemented with minimal cost.

A Study of Data Structure for Efficient Storing of 3D Point Cloud Data (3차원 점군자료의 효율적 저장을 위한 자료구조 연구)

  • Recently, 3D-reconstruction for geographic information and study of geospatial information is progressing in various fields through national policy such as R&D business and pilot project. LiDAR system has a advantage of acquisition the 3D information data easily and densely so that is used in many different fields. Considering to characterist of the point data formed with 3D, it need a high specification CPU because it requires a number of processing operation for 2D form expressed by monitor. In contrast, 2D grid structure, like DEM, has a advantage on costs because of simple structure and processing speed. Therefore, purpose of this study is to solve the problem of requirement of more storage space, when LiDAR data stored in forms of 3D is used for 3D-geographic and 3D-buliding representation. Additionally, This study reconstitutes 2D-gird data to supply the representation data of 3D-geographic and presents the storage method which is available for detailed representation applying tree-structure and reduces the storage space.

Study on the Harmonic Extraction Technique of the Power Conditioning System using High Performance DSP Controller (고성능 DSP 제어기를 사용한 태양광인버터의 하모닉 추출기법에 대한 연구)

  • The main function of the power conditioning system (PCS) is grid-connection with renewable system. The level of total harmonic distortion(THD) caused by the PCS should be maintained less than 5% according to the IEEE-1547 regulation. The THD is measured by the dedicated instrument, not by the PCS in the domestic products. There should be the necessity for harmonic measurement by the PCS in order to cope with degradation or fault condition. In this paper, the real-time harmonic measurement technique using highperformance DSP controller is presented. The proto-system is manufactured using 32-bit floating DSP processor and tested with 256-point DFT(Discrete Fourier Transform) algorithm. The test result shows that the harmonic calculation time is less than 1 [ms]. It can be used as a auxiliary method for predicting the fault in the PCS system.
