Characteristics of the Reoxidized Oxynitride Gate Dielectric for Charge Trap Type NVSM (전하 트랩 형 비휘발성 기억소자를 위한 재산화 산화질화막 게이트 유전악의 특성에 관한 연구)

  • For the first time, charge trapping nonvolatile semiconductor memories with the deoxidized oxynitride gate dielectric is proposed and demonstrated. Gate dielectric wit thickness of less than 1 nm have been grown by postnitridation of pregrown thermal silicon oxides in NO ambient and then reoxidation. The nitrogen distribution and chemical state due to NO anneal/reoxidation were investigated by M-SIMS, TOF-SIMS, AES depth profiles. When the NO anneal oxynitride film was reoxidized on the nitride film, the nitrogen at initial oxide interface not only moved toward initial oxide interface, but also diffused through the newly formed tunnel oxide by exchange for oxygen. The results of reoxidized oxynitride(ONO) film analysis exhibits that it is made up of SiO$_2$(blocking oxide)/N-rich SiON interface/Si-rich SiON(nitrogen diffused tunnel oxide)/Si substrate. In addition, the SiON and the S1$_2$NO Phase is distributed mainly near the tunnel oxide, and SiN phase is distributed mainly at tunnel oxide/Si substrate interface.

Nitrogen Recovery and Application Method in a Satsuma Mandarins Orchard (온주밀감 과원 토양에서 질소에 대한 시비방법과 시비수준에 따른 회수율)

  • In order to evaluate the nitrogen (N) balance, from the different application methods and levels of $^{15}N$ applied to a satsuma mandarin orchard soils in spring, we surface-applied N as urea at the rates of 50 (water-dissolved), 100 (solid and water-dissolved) and 150% (solid) of the recommended rate ($180kg\;ha^{-1}$) in spring (lebeled N), summer (nonlebeled N) with application ratio of 5:2:3. Fruit yield and quality were not significantly affected by any treatment. Nitrogen contents of spring flush leaves in late August were 3.0% regardless of the treatments. The N recovery by parts of tree itself was in the order of leaves, fruits, roots, stems, and the highest recovery per tree was 22.3% in the 50% recommended water-dissolved surface broadcast while there were not much differences for N recovery (11.9 to 13.6%) among the other three treatments. Total N content in top 30cm of soils was 0.47% regardless of the treatments, but N proportion and total residual N from the fertilizer applied increased with increasing N rate while the N recovery in soils decreased. For the recommended N rate, N proportion and the residual N from the fertilizer applied were greater in the water-dissolved surface broadcast than those in soils surface broadcast. The highest total (tree + soils) N recovery was 70.9% in the 50% recommended water-dissolved surface broadcast, but tended to decrease to 52.2, 46.6, and 43.2% for the recommended water-dissolved surface broadcast, 100 and 150% of the recommended solid surface broadcast, respectively.

  • Many research efforts on the effect of nitrogen on the corrosion resistance of stainless steels have been reported, but little research has been conducted on the effect of nitrogen for the weldment of stainless steels by the seal-weld method. Therefore, this work focused on the determining the corrosion resistance of tube/tube sheet mock-up specimen for sea water condensers, and elucidating the effect of shielding nitrogen gas on its resistance. The pitting corrosion of autogenously welded specimen propagated preferentially along the dendritic structure. Regardless of the percent of shielding nitrogen gas, the analyzed nitrogen contents were very much lower than that of the bulk specimen. This can be arisen because the nitrogen in shielding gas may partly dissolve into the weldment, but simultaneously during the welding process, nitrogen in the alloy may escape into the atmosphere. However, the pitting resistance equivalent number (PREN) of the interdendrite area was higher than that of the dendrite arm, regardless of the shielding gas percent; and the PREN of the interdendrite area was higher than that of the base metal; the PREN of the dendrite arm was lower than that of the base metal because of the formation of (Cr, Mo) rich phases by welding.

Electrochemical Treatment of COD and T-N in Wastewater from Flue Gas Desulfurization Process (전해처리법에 의한 탈황폐수 중의 COD 및 총 질소 제거)

  • This paper presents the results of the electrochemical treatment of chemical oxygen demand(COD) and total nitrogen(T-N) compounds in the wastewater generated from flue gas desulfurization process by using a lab-scale electrolyzer. With the increase in the applied current from 0.6 Ah/L to 1.2 Ah/L, the COD removal efficiency rapidly increases from 74.5% to 96%, and the T-N removal efficiency slightly increases from 37.2% to 44.9%. Therefore, it is expected that an electrochemical treatment technique will be able to decrease the amount of chemicals used for reducing the COD and T-N in wastewater of the desulfurization process compared to the conventional chemical treatment technique.

Preparation and Characterization of β-C3N4 in Presence of Seed Carbon Nitride Films Deposited by Laser-Electric Discharge Method

  • A procedure was developed for preparing bulk carbon nitride crystals from a polymeric $\alpha$ -C$_3$N$\_$4.2/ at high pressure and temperature in the presence of seeds of crystalline carbon nitride films prepared by a high voltage discharge plasma combined with pulsed laser ablation of graphite target. The samples were evaluated by x-ray photoelectron spectroscopy (XPS), infrared (IR) spectroscopy, Auger electron spectroscopy (AES), secondary-ion mass spectrometry (SIMS), scanning electron microscopy (SEM) and x-ray diffraction (XRD). Notably, XPS studies of the film composition before and after thermobaric treatments demonstrate that the nitrogen composition in $\alpha$ -C$_3$N$\_$4.2/ material initially containing more than 58% nitrogen decreases during the annealing process and reaches a common, stable composition of ~45%. The thermobaric experiments were performed at 10-77 kbar and 350-1200 $\^{C}$.

  • Composites of SiC-Si3N4 consisted of uniformly distributed elongated $\beta$-Si3N4 grains and equiaxed $\beta$-SiC grains were fabricated with $\beta$-SiC,. $\alpha$-Si3N4 Al2O3 and Y2O3 powders. By hot-pressing and subsequent annelaing elongated $\beta$-Si3N4 grains were grown via$\alpha$longrightarrow$\beta$ phase transformation and equiaxed $\beta$-Si3N4 composites increased with increasing the Si3N4 content owing to the reduced defect size and enhanced crack deflection by elongated $\beta$-Si3N4 grains and the grain boundary strengthening by nitrogen incorporation. Typical flexural strength and fracture toughness of SiC-40 wt% Si3N4 composites were 783 MPa and 4.2 MPa.m1/2 respectively.

Grass Productivity and Nutritive Value as Affected by Nitrogen Fertilization after First Harvest in Orchardgrass Meadow (Orchardgrass 채초지에서 봄철 1차 수확후 질소시비 수준에 따른 목초의 건물생산성과 사료가치 비교)

  • A field experiment was carried out to determine the effects of nitrogen (N) fertilization levels after first harvest (0, 30, 60, 90 and 120 kglha) during spring season on the gms growth, dry matter (DM) yield, nutritive value, and efficiency of DM production per N kg applied in orchardgrass meadow. Additional N was applicated at early spring (70 kg), after second harvest (50 kg), and after fourth harvest (30 kg/ha) in all treatments, 1990. Growth and DM yield of orchardgrass at second harvest were significantly increased with increasing level of N after first harvest (P<0.05), but no yield differences were observed between application of N 60, N 90, and N 120 kg. The efficiency of DM increment per N kg applied was rapidly decreased with increasing level of N; that was 14.8, 12.0, 10.7 and 4.7 DM kg/N kgha in the plot of N 30, N 60, N 90 and N 120 kg, respectively. The content and yield of crude protein of orchardgrass at second harvest were significantly increased with increasing of N (P<0.05), ranged h r n 11.0% (N 0 kg) to 16.8% (N 120 kg), and from 195.0 kg (N 0 kg) to 508.2 kglha (N 120 kg), respectively. However, the content of neutral detergent fiber was not affected by N level after first harvest. From the above results, it is suggested that application of N fertilizer after first harvest was very effective for regrowth and nutritive value of orchardgrass during spring season, and the proper amount of N after first harvest was 60-90 kglha in this experiment.

Determining Nitrogen Topdressing Rate at Panicle Initiation Stage of Rice based on Vegetation Index and SPAD Reading (유수분화기 식생지수와 SPAD값에 의한 벼 질소 수비 시용량 결정)

  • The core questions for determining nitrogen topdress rate (Npi) at panicle initiation stage (PIS) are 'how much nitrogen accumulation during the reproductive stage (PNup) is required for the target rice yield or protein content depending on the growth and nitrogen nutrition status at PIS?' and 'how can we diagnose the growth and nitrogen nutrition status easily at real time basis?'. To address these questions, two years experiments from 2001 to 2002 were done under various rates of basal, tillering, and panicle nitrogen fertilizer by employing a rice cultivar, Hwaseongbyeo. The response of grain yield and milled-rice protein content was quantified in relation to RVIgreen (green ratio vegetation index) and SPAD reading measured around PIS as indirect estimators for growth and nitrogen nutrition status, the regression models were formulated to predict PNup based on the growth and nitrogen nutrition status and Npi at PIS. Grain yield showed quadratic response to PNup, RVIgreen around PIS, and SPAD reading around PIS. The regression models to predict grain yield had a high determination coefficient of above 0.95. PNup for the maximum grain yield was estimated to be 9 to 13.5 kgN/10a within the range of RVIgreen around PIS of this experiment. decreasing with increasing RVIgreen and also to be 10 to 11 kgN/10a regardless of SPAD readings around PIS. At these PNup's the protein content of milled rice was estimated to rise above 9% that might degrade eating quality seriously Milled-rice protein content showed curve-linear increase with the increase of PNup, RVIgreen around PIS, and SPAD reading around PIS. The regression models to predict protein content had a high determination coefficient of above 0.91. PNup to control the milled-rice protein content below 7% was estimated as 6 to 8 kgN/10a within the range of RVIgreen and SPAD reading of this experiment, showing much lower values than those for the maximum grain yield. The recovery of the Npi applied at PIS ranged from 53 to 83%, increasing with the increased growth amount while decreasing with the increasing Npi. The natural nitrogen supply from PIS to harvest ranged from 2.5 to 4 kg/10a, showing quadratic relationship with the shoot dry weight or shoot nitrogen content at PIS. The regression models to estimate PNup was formulated using Npi and anyone of RVIgreen, shoot dry weight, and shoot nitrogen content at PIS as predictor variables. These models showed good fitness with determination coefficients of 0.86 to 0.95 The prescription method based on the above models predicting grain yield, protein content and PNup and its constraints were discussed.

Effects of Compost, Rate and Split Application of Nitrogen on Growth and Yield of Sweet Corn (퇴비시용과 질소시비 방법이 단옥수수의 생육 및 수량에 미치는 영향)

  • Field experiments were conducted in Suwon in 1982 and 1983 to evaluate the effects of compost application, nitrogen (N) rate and split application of N on growth, yield and N uptake of sweet corn (Zea mays L.) grown under clear polyethylene mulching condition. Urea was banded at N rates of 0 (only in 1983), 5, 10, 15 and 20 kg per 10a with or without compost application of 1500 kg per 10a at planting. In 1982, half of N was sidedressed at the 5-6 leaf stage in case of 15, and 20 kg N per 10a. Compost application increased ear size and ear weight per 10a (10%). The number of ears per 10a markedly increased with an increase in N rates up to 10 kg per 10a but was not significantly affected by further increased N rates. Ear weight per 10a increased linearly as N rate increased from 0 to 20 kg per 10a without compost but increased greatly up to 10 kg N per 10a with compost application. Dry matter yield increased greatly up to 15, 10 kg N per 10a with and without compost application, respectively. Nitrogen uptake increased linearly from 8.1 to 18.8 kg per 10a with an increase in N rates from 0 to 20 kg per 10a. The optimum N rate appeared to be 10 to 15 kg per 10a based on ear number, ear weight and dry weight per 10a. There was no significant difference between basal and split applications of N in terms of ear size, and number and weight of ears per 10a.

  • In order to investigate the inter-relation with the growth of the rice-root and its transaminase-activity, by measuring the growth of its root and transaminase-activity supplying this root with various nitrogen Compounds($NO_3$-N, $NH_4$-N and Amino acid.). The obtained results are summarized as follows; 1. Growth of rice-root supplied with $NO_3$-N is generally increased in length and weight, compared with that of the root fertilized by $NH_4$-N. 2. The above-metnioned root with $NH_4$-N is not only decreased in its weight and length but also is apt to inhibited its growth as the nitrogen concentruration is increased, in compared with the root provided with $NO_3$-N. 3. The activity of G.O.T. and G.P.T. for the root fertilized by $NH_4$-N, the badly grown root is generally increased, while of the root supplied with $NO_3$-N is decreased. 4. The activity of G.O.T. and G.P.T. for the root provided with amino acid known as the considerable growth inhibiting compound is generally decreased, while that of the badly-grown root is increased. 5. The activity of G.O.T. and G.P.T. in the supernatant fraction of the rice-root is for the most part, high and low in the mitochondrial fraction.
