Recently, the first generation of mass production of FinFET-based microprocessors has begun, and scaling of FinFET transistors is ongoing. Traditional capacitance and resistance models cannot be applied to nonplanar-gate transistors like FinFETs. Although scaling of nanoscale FinFETs may alleviate electrostatic limitations, parasitic capacitances and resistances increase owing to the increasing proximity of the source/drain (S/D) region and metal contact. In this paper, we develop analytical models of parasitic components of FinFETs that employ the raised source/drain structure and metal contact. The accuracy of the proposed model is verified with the results of a 3-D field solver, Raphael. We also investigate the effects of layout changes on the parasitic components and the current-gain cutoff frequency ($f_T$). The optimal FinFET layout design for RF performance is predicted using the proposed analytical models. The proposed analytical model can be implemented as a compact model for accurate circuit simulations.

This paper presents the experimental results of frost durability characteristics including freezing-thawing and de-icing salt scaling of the concrete used for gutter of the road. Mixtures were proportioned with the three level of water-binder ratio (W/B), 0.58, 0.53, and 0.48, and two binder compositions corresponding to Type I cement without any supplementary cementitious materials (OPC) and Type I cement with 30% blast-furnace slag replacement (Slag30). Also, two different solutions of calcium chloride and water that contains 0 and 8g of anhydrous calcium chloride in each 100 mL of solution, respectively, were used to evaluate their effect on the frost durability resistance. Test results showed that the Slag30 mixture exhibited higher durability factor and lower mass loss values than those made with OPC. Among the mixture tested in this work, the mixtures (OPC and Slag30) made with a relatively higher W/B of 0.58 exhibited large amount of the de-icing salt scaling regardless of calcium chloride concentration. Finally, the use of slag can be used effectively in terms of economy and frost durability of the concrete designated for gutter.

Purpose: The research is to find out the perception of consumers for the convenience store (c - store) image in an emerging market, with a sample from Ho Chi Minh City. Research design, data, and methodology: Data were collected using a 24 - item structured questionnaire into six factors, namely: store atmospheric, merchandise, supplementary service, customer convenience, sales personnel, promotion. Five hundred consumers shopped at the different c - stores were collected for a multidimensional scaling technique that creates a perceptual map illustrating of c - store image. Results: The results point out that consumers' perception of a different c - store is different. The trend of c- stores are focusing on the dimensions of the function aspect. The customers also put their attention on the psychological dimension, which, in this case, is customer convenience with a sharp point. Almost all stores are bad on store atmospheric in customer- based. Conclusions: The modern retail store chains need to focus on elements to create a store image positioning and improve the perceptions of the consumers towards the store. Besides, customers not only visit the stores, not due to its convenient location, mass media or shopping experience, but also a strong identity for the store's brand image.
We have simulated the interaction of supernova remnants with constant ambient medium to explore the dynamics of Type Ia supernova remnant. We assumed the supernova ejecta density distribution of the central constant and the outer power-law density distribution$({\rho}{\propto}{\gamma}^{-n})$. We have calculated four different cases with different n. By scaling the length and time scales from the initial parameters-ejecta mass, ejecta energy, the ambient density, we could compare effects of the different density distribution of the ejecta on the dynamics of the SNRs. The radius of the outer forward shock converges the Sedov-Talyor solution at t' = 2.3 when the swept-up mass is 8 times of the ejecta mass. On the other hand, the motion of the reverse shock are largely affected by n. The ejecta with smaller n takes comparably long time to thermalize the whole ejecta at $t'{\simeq}5.3,\;M_{sw}{\simeq}18M_{ej}$. We have applied our calculated results to obtain the ejecta density distributions of Tycho and SN1006 with $n{\simeq}6$.
There exist scaling relations that link the mass of supermassive black holes with both the velocity dispersion and the mass of the central stellar cusp of their host galaxies. This implies that galaxies co-evolve with their central black holes, potentially through the feedback from actively accreting supermassive black holes (AGN). We use integral field spectroscopy data from the 8.2m Gemini-North telescope to investigate ionized gas outflows in luminous local (z<0.1) Type 2 AGN. Our sample of 6 galaxies was selected based on their [OIII] dust-corrected luminosity (>$10^{42}erg/s$) and signatures of outflows in the [OIII] line profile of their SDSS spectra. These are arguably the best candidates to explore AGN feedback in action since they are < 1% of a large local type 2 AGN SDSS sample selected based on their [OIII] kinematics. Expanding on previously reported results concerning the kinematic decomposition and size determination of these outflows, here we report their photoionization properties and energetics. We find strong evidence that connect the extreme kinematics of the ionized gas with AGN photoionization. The kinematic component related to the AGN-driven outflow is clearly separated from other kinematic components, such as gravitation- or stellar-driven motions, on the velocity and velocity dispersion diagram. Our spatially resolved kinematic analysis reveals that up to 90% of the mass and kinetic energy of the outflow is contained within the central kiloparcec of the galaxy. The total mass and kinetic energy of the outflow correlate well with the AGN bolometric luminosity, resulting in energy conversion efficiencies between 0.01% and 1%. Intriguingly, we detect ubiquitous signs of ongoing circumnuclear star formation. Their small size, the centrally contained mass and energy, and the universally detected circumnuclear star formation cast doubts on the potency of these AGN-driven outflows as agents of negative feedback.

Using I-band images of 35 nearby (z < 0.1) type 1 active galactic nuclei (AGNs) obtained with Hubble Space Telescope, selected from the 70-month Swift-BAT X-ray source catalog, we investigate the photometric properties of the host galaxies. With a careful treatment of the point-spread function (PSF) model and imaging decomposition, we robustly measure the I-band brightness and the effective radius of bulges in our sample. Along with black hole (BH) mass estimates from single-epoch spectroscopic data, we present the relation between BH mass and I-band bulge luminosity (MBH-MI,bul relation) of our sample AGNs. We find that our sample lies offset from the MBH-MI,bul relation of inactive galaxies by 0.4 dex, i.e., at a given bulge luminosity, the BH mass of our sample is systematically smaller than that of inactive galaxies. We also demonstrate that the zero point offset in the MBH-MI,bul relation with respect to inactive galaxies is correlated with the Eddington ratio. Based on the Kormendy relation, we find that the mean surface brightness of ellipticals and classical bulges in our sample is comparable to that of normal galaxies, revealing that bulge brightness is not enhanced in our sample. As a result, we conclude that the deviation in the MBH-MI,bul relation from inactive galaxies is possibly because the scaling factor in the virial BH mass estimator depends on the Eddington ratio.
An investigation on thermohydraulic stability of flow oscillations in the CANada Deuterium Uranium-600(CANDU-6) heat transport system has been conducted. Flow oscillations in reactor coolant loops, comprising two heat sources and two heat sinks in series, are possibly caused by the response of the pressure to extraction of fluid in two-phase region. This response consists of two contributions, one arising from mass and another from enthalpy change in the two-phase region. The system computer code used in the investigation os SOPHT, which is capable of simulating steady states as well as transients with varying boundary conditions. The model was derived by linearizing and solving one-dimensional, homogeneous single- and two-phase flow conservation equations. The mass, energy and momentum equations with boundary conditions are set up throughout the system in matrix form based on a node-link structure. Loop stability was studied under full power conditions with interconnecting the two compressible two phase regions in the figure-of-eight circuit. The dominant function of the interconnecting pipe is the transfer of mass between the two-phase regions. Parametric survey of loop stability characteristics, i. e., damping ratio and period, has been made as a function of geometrical parameters of the interconnection line such as diameter, length, height and orifice flow coefficient. The stability characteristics with interconnection line has been clarified to provide a simple criterion to be used as a guide in scaling of the pipe.
Allowing structures to uplift in earthquakes can significantly reduce or even avoid the development of plastic hinges within the structure. The permanent deformations in the structure can thus be minimized. However, uplift of footings can cause additional horizontal movements of a structure. With an increase in movement relative to adjacent structures, the probability of pounding between structures increases. This experimental study reveals that the footing mass can be used to control the vertical displacement of footing and thus reduce the horizontal displacements of an upliftable structure. A four storey model structure with plastic hinges and uplift capability was considered. Shake table tests using ten different earthquake records were conducted. Three different footing masses were considered. It is found that the amplitude of footing uplift can be greatly reduced by increasing the mass of the footing. As a result, allowing structural uplift does not necessary increase the horizontal displacement of the structure. The results show that with increasing footing weight, the interaction between structural and footing response can increase the contribution of the higher modes to the structural response. Consequently, the induced vibrations on secondary structure increase.

In this paper, the nonlinear damping force model is made to identify the properties of the ER damper using higher order spectrum. The higher order spectral analysis is used to investigate the nonlinear frequency coupling phenomena with the damping force signal according to the sinusoidal excitation of the damper. Also, this paper presents an inverse model of the ER damper, i.e., the model can predict the required voltage so that the ER damper can produce the desired force for the requirement of vibration control of vehicle suspension systems. The inverse model has been constructed by using piecewise linear damping force model. In this paper, the fuzzy logic control based on heuristic knowledge is combined with the skyhook control. And it is simulated for a quarter car model. The acceleration of the sprung mass is included in the premise part of the fuzzy rules to reduce the vertical acceleration RMS value of the sprung mass. Then scaling factors and membership functions are tuned using genetic algorithm to obtain optimal performance.
In solid-liquid two phase flow, the knowledge of how descending solid particles affected by the presence of downstream wall is important. This work studies at what interstitial distance the velocity of a vertically descending sphere is affected by a downstream wall as a consequence of wall-modified hydrodynamic forces through a validated dynamic model. This interstitial distance-the hydrodynamic coupling distance ${\delta}_c-is$ found to decay monotonically with the approach Stokes number St which compares the particle inertia to viscous drag characterized by the quasi-steady Stokes' drag. The scaling relation ${\delta}_c-St-1$ decays monotonically as literature below the value of St equal to 10. However, the faster diminishing rate is found above the threshold value from St=10-40. Furthermore, an empirical relation of ${\delta}_c-St$ shows dependence on the drop height which clearly indicates the non-negligible effect of unsteady hydrodynamic force components, namely the added mass force and the history force. Finally, we attempt a fitting relation which embedded the particle acceleration effect in the dependence of fitting constants on the diameter-scaled drop height.
