Tunneling Magnetoresistance in Si/$SiO_2$/NiFe/$Al_2$$O_3$/Co Thin Films (Si/$SiO_2$/NiFe/$Al_2$$O_3$/Co 박막의 투과자기저항 특성 연구)

  • Magnetic properties were investigated for Si/SiO$_2$/NiFe(300 )/A1$_2$O$_3$(t)/Co(200 ) junction related with the parameters of $Al_2$O$_3$. Insulating $Al_2$O$_3$ layer was formed by depositing a 5~40 thick Al layer, followed by a 90~120s RF plasma oxidation in an $O_2$ atmosphere. Magnetoresistance was not observed for tunnel junction with 5~10 thick Al layer, but magnetoresistance was observed large for tunnel junction with 15~40 thick Al layer. Oxidation time did not largely influence magnetoresistance. Tunnel magnetoresistance effect depended on magnetization behavior of two ferromagnetic layers. Tunneling junction was confirmed through nonlinear I-V curve. In this work, tunneling magnetoresistance(TMR) up to 30 % was observed. This apparent TMR is an artifact of the nonuniform current flow over the junction in the cross geometry of the electrodes.

Observation of Water Level and Temperature Properties by using a Giant Magnetoresistance-Spin Valve Film

  • The water level and temperature properties for the cooling system of potassium titanyl phosphate laser systems were observed. The middle point of the GMR-SV magnetoresistance curve is set in the neighborhood of high magnetic sensitivity (2.8 %/Oe). The experimental results for resistance dependence on water height and temperature showed linear regions with rates of 0.4 ${\Omega}/mm$ and 0.1 ${\Omega}/^{\circ}C$, respectively. The proposed results were found to be for adjusting the water level and temperature in the laser cooling system.

Giant Magnetoresistance Phenomenon under the Double Magnetic Fields (이중자장하에서 거대자기저항 현상)

  • Change in the electrical resistance of artificial superlattice under two magnetic fields-the main and the secondary magnetic field-has been studied with respect to each magnetic field strength in (200) textured Co/Cu artificial superlattice. When the two magnetic fields were applied in the same direction, lateral shift of the magnetoresistance curve occurred, while splitting phenomenon of the maximum resistance appeared when the two magnetic fields were applied at the right angle. When the angle between the two magnetic fields became $45^{\circ}$ shifting as well as splitting occurred in the magnetoresistance curve. This magnetoresistance behavior with double magnetic fields in the artificial superlattices could be explained with the macroscopic spin alignment model newly suggested in this work.

  • The Spin-dependent tunneling magnetoresistance (TMR) effect was observed in $NiFe/Al_2O_3$/Co thin films. The samples were prepared by magnetron sputtering in a system with a base pressure of $3\times10^{-6}$Torr. the insulating $Al_2O_3$layer was prepared by r.f. plasma oxydation method of a metallic Al layer. The ferromagnetic and insulating layers were deposited through metallic masks to produce the cross pattern form. The junction has an active area of $0.3\times0.3\textrm{mm}^2$ and the $Al_2O_3$layer is deposited through a circular mask with a diameter of 1mm. It is very important that insulating layer is formed very thinly and uniformly in tunneling junction. The ferromagnetic layer was fabricated in optimum conditions and the surface of that was very flat, which was observed by AFM. Tunneling junction was confirmed through nonlinear I-V curve. $NiFe/Al_2O_3$/Co junction was observed for magnetization behavior and magnetoresistance property and magnetoresistance property is dependent on magnetization behavior and magnetoresistance property and magnetoresistance property is dependent on magnetization behavior of t재 ferromagnetic layer. The maximum magnetoresistance ratio was about 6.5%.

The Fabrication and Reproducing Signal Characteristics of Tri-layered Magnetoresistance Element (3층 자기저항소자의 제작 및 재생신호특성)

  • We investigated that the fabrication and reproducing signal characteristics of tri-layered magnetoresistance (MR) element for the high density magnetic thin film heads and sensors. Magnetoresistance curve of tri-layered MR element predicted by computer modeling was saturated above external field of -15 Oe~+22 Oe, and it was shifted to linearized region as large as 4 Oe. In the case of fabricated real device, magnetoresistance curve was saturated above external field of $\pm$15 Oe, and it was shifted to linearized region as large as 4 Oe. As shown in real device, MR response curve was in good agreement with the simulation results. As a result of experimental data of reproducing output signal in real device, it retained normal sinusoidal waveforms in 1~4 Oe external magnetic field. In this magnetic field region, the fabricated heads with tri-layered MR element can be operated with good reproduced characteristics. This will be beneficial to the use of efficient processes of manufacturing elements and the vacuum deposition techniques which control thin film properties.

  • Tunnel magnetoresistive devices using an individual multi-walled carbon nanotube were fabricated and their low-temperature electrical transport propertiers were investigated. With the ferromagnetic Co electrodes, the multi-walled carbon nanotube exhibited hysteretic magnetoresistance curve at low temperatures. Depending on the temperature and the bias current, the magnetoresistance ratio can be as high as 16% at the temperature of 2.2 K. Such high magnetoresistance ratio indicates a long diffusion length of the multi-walled carbon nanotube.

  • Magnetoresistance was studied for the ferromagnetic tunneling junction in $Permalloy/Al_{2}O_{3}/Co$ prepared by evaporation in a vacuum of $1{\times}10^{-6}$Torr. We measured voltage-current characteristic and magnetic valve effect of prepared ferromagnetic tunneling junction sample. We investigated field-dependency of tunnel resistance by Wheat-stone bridge method and measured magnetic hysteresis curve by vibrating sample magnetometer. The tunneling is confirmed by measuring voltage-current characteristic. The hysteresis curve of magnetoresistance corresponds well with that of magnetization. The magnetoresistance ratio ${\Delta}R/R$ is 0.6% at room temperature.

Comparison of Tunneling Characteristics in the MTJs of CoFeB/MgO/CoFeB with Lower and Higher Tunneling Magnetoresistance

  • We investigated the I-V curves and differential tunneling conductance of two, CoFeB/MgO/CoFeB-based, magnetic tunnel junctions (MTJs): one with a low tunneling magnetoresistance (TMR; 22%) and the other with a high TMR (352%). This huge TMR difference was achieved by different MgO sputter conditions rather than by different annealing or deposition temperature. In addition to the TMR difference, the junction resistances were much higher in the low-TMR MTJ than in the high-TMR MTJ. The low-TMR MTJ showed a clear parabolic behavior in the dI/dV-V curve. This high resistance and parabolic behavior were well explained by the Simmons' simple barrier model. However, the tunneling properties of the high-TMR MTJ could not be explained by this model. The characteristic tunneling properties of the high-TMR MTJ were a relatively low junction resistance, a linear relation in the I-V curve, and conduction dips in the differential tunneling conductance. We explained these features by applying the coherent tunneling model.

  • $Glass\Cr_{40\AA}\{[Cr_{10\AA}\NiFe_{50\AA}]}_N$ multilayers (number of layer N = 1, 2, 3, 4, 5, 6, 10) were made by dc magnetron sputtering under magnetic anisotropy of 200 G. Magnetoresistance curve MR(xx), MR(xy) were measured for the parallel and perpendicular current direction to external magnetic field. MR(xx) curves for the number of layer N=1, 5, 10 were almost became about zero percent, however the curves of other numbers appeared the phenomena of "positive magnetoresistance" that the resistance increased to external magnetic field, and the irregular and reversed curves in the vicinity of H=0 Oe.

  • The magnetic easy axis of the ferromagnetic layer for the dual-type GMR-SV (giant magnetoresistance-spin valve) having NiFe/Cu/NiFe/IrMn/NiFe/Cu/NiFe multuilayer structure controlled by the post annealing treatment. The magnetoresistive curves of a dual-type IrMn based GMR-SV depending on the direction of the magnetic easy axis of the free and the pinned layers are measured by the different angles for the applied fields. By investigating the switching process of magnetization for an arbitrary measuring direction, the optimum annealing temperature having a steady and isotropy magnetic sensitivity of 2.0 %/Oe was $105^{\circ}C$. This result suggests that the in-plane orthogonal magnetization for the dual-type GMR-SV film can be used by a high sensitive biosensor.
