Characteristics of inverted AlGaAs/InGaAs/GaAs power P-HEMTs with double channel (역 이중채널 구조를 이용한 전력용 AlGaAs/InGaAs/GaAs P-HEMT의 특성)

  • An inverted double channel AIGaAs/lnGaAs/GaAs heterostructure grown by LP-MOCVD is demonstrated and discussed. Sheet carrier densities in excess of $4.5{\times}10^{12}cm^{-2}$ at 300K are obtained with a hall mobility of $5010cm^2/V{\cdot}s$. The proposed device with a $1.8{\times}200{\mu}m^2$ gate dimension reveals an extrinsic transconductance as high as 320 mS/mm and a saturation current density as high as 820 mA/mm at 300K. This is the highest current density ever reported for GaAs MODFET's with the same gate length. Significantly improvements on gate voltage swing (up to 3.5 V) and on reverse breakdown voltage (-10V) are demonstrated due to inverted structure.

  • Shearing properties of soil reinforced with discrete randomly oriented inclusions depend on soil density, particle size, grading, fiber length, tensile strength and stiffness of fiber, mixing ration of fiber, confining stress, etc.. In this paper the effects of those various factors on shear strength of the fiber-reinforced soil was evaluated through triaxial tests and uniaxial tests. Tests were performed on two sandy soils and one silty soil with inclusions in varing lengths, contents and tensile strengths and tested at different confining stresses in triaxial test. From the experimental results, it was investigated if there is an optimal range of fiber lengths and fiber contents for the tested soils.

Synthesis and Binder Application of Aqueous Polyurethanes to Nonwoven Fabrics (수성 폴리우레탄의 합성과 부직포 결합제로의 응용)

  • Aqueous polyurethanes(APU) were prepared from polypropylene glycol(PPG), dimethylol propionic acid(DMPA), and isophoron diisocyanate(IPDI) following a prepolymer mixing process. APUs were applied as binder for nonwoven fabrics processing. APU treated nonwoven fabrics generally showed better tear and tensile strength as compared with the untreated ones. In addition, depending on the soft segment length and crosslinking density of the PU, tear strength of APU treated fabrics was favorably compared with solvent type treated one. Similar results were obtained with microfiber nonwoven fabrics, however, the effect was less significant.

  • The experiment was carried out to study the influence of planting densities and on some agronomic characters and yield of rresh weight in Agastache rugoso. The results obtained are summarized as fol-lows; stem length was long in dense planing and short in spacious Planting. Stem diameter was thickIn spacious planting, and was thin in dense planting. Yield was higher in dense planting densities (20x20cm : 2spiants/m, 30$\times$20cm : 17plants/m).

Pulp and Paper from Kenaf Bast Fibers

  • Samples of kenaf (Hibiscus cannabinus) grown in Malaysia were examined to determine the kraft pulp and paper-making properties of their bast (or bark) fibers. Using kraft pulping process showed that bast fibers were relatively easy to cook resulting good pulp yields in the range of 45-51 %. The bast pulp produced sheets with great density, tear index and dry zero-span breaking length. Kenaf bast fiber is considered promising for production of high-grade printing, writing and specialty papers.

  • A two dimensional pseudo-homogeneous model for the methanol reforming reaction was developed and its steady and dynamic states were studied by a computer simulation. The reactor tube diameter, the catalyst density in the fixed bed, the feed flow rate, the feed temperature and the external temperature were chosen to be adjusted to determine the length of the reactor. The dynamics of the reactor showed that the system was highly nonlinear and sensitive to the feed disturbances.

  • An optical switch/modulator is designed and the light propagating characteristics is analyzed by the simplified BPM. The distinctive feature of the switch/modulator is that all the waveguide branches are designed to be single-mode. Principle of the device is based on the coupled mode theory in the Y-junction interconnecting waveguide. In spite of all the waveguides are designed to be single-mode, adjusting the interconnecting waveguide length of the device, the same characteristics as existing device up to date is obtainable. Numerical results show that the switching characteristics periodically depends on the interconnecting waveguide length with a spatial of about 150${\mu}m$ in the Ti:LiNbO3 step index waveguide. The concept of design would be utilized effectively in fabricating the monolithic high density of optical integrated circuit.

  • Self-heating induced device degradation and its width/length (W/L) dimension dependence were studied in p-type polycrystalline silicon (poly-Si) thin film transistors (TFTs). Negative channel conductance was observed under high power region of output curve, which was mainly caused by hole trapping into gate oxide and also by trap state generation by self-heating effect. Self-heating effect became aggravated as W/L ratio was increased, which was understood by the differences in heat dissipation capability. By reducing applied power density normalized to TFT area, self-heating induced degradation could be reduced.

Enhancement of the Critical Heat Flux by Using Heat Spreader

  • Direct immersion cooling has been considered as one of the promising methods to cool high power density chips. A fluorocarbon liquid such as FC-72, which is chemically and electrically compatible with microelectronic components, is known to be a proper coolant for direct immersion cooling. However, boiling in this dielectric fluid is characterized by its small value of the critical heat flux. In this experimental study, we tried to enhance the critical heat flux by increasing the nucleate boiling area in the heat spreader (Conductive Immersion Cooling Module). Heat nux of 2 MW/㎡ was successfully removed at the heat source temperature below 78$^{\circ}C$ in FC-72. Some modified boiling curves at high heat flux were obtained from these modules. Also, the concept of conduction path length is very important in enhancing the critical heat flux by increasing the heat spreader surface area where nucleate boiling occurs.

  • This paper presents the design of block lengths for irregular low-density parity-check (LDPC) codes based on the maximum variable degree $d_{{\upsilon},max}$. To design a block length, the performance degradation of belief-propagation (BP) decoding performance from upper bounds on the maximum likelihood (ML) decoding performance is used as an important factor. Since for large block lengths, the performance of irregular LDPC codes is very close to the Shannon limit, we focus on moderate block lengths ($5{\times}10^2\;{\leq}\;N\;{\leq}\;4{\times}10^3$). Given degree distributions, the purpose of our paper is to find proper block lengths based on the maximum variable degree $d_{{\upsilon},max}$. We also present some simulation results which show how a block length can be optimized.
