The mechanisms of selective oxidation of intercritically annealed CMnAl TRIP steels in a Continuous Galvanizing Line (GCL) were studied by cross-sectional observation of the surface and sub-surface regions by means of High Resolution Transmission Electron Microscopy (HR-TEM). The selective oxidation and nitriding of an intercritically annealed CMnAl TRIP steel in a controlled dew point 10%$H_2+N_2$ atmosphere resulted in the formation of c-xMnO.$MnO_2$ (1${\leq}$x<3) and c-xMnO.$Al_2O_3$ ($x{\geq}1$) particles on the steel surface. Single crystal c-xMnO.$SiO_2$ ($2{\leq}x{\leq}4$) oxide particles were also observed on the surface. A thin film of crystalline c-xMnO.$SiO_2$ (2${\leq}$x<3) and c-xMnO.$Al_2O_3$ ($x{\geq}1$) was present between these particles. In the sub-surface region, internal oxidation, nitriding and intermetallic compound formation were observed. In the first region, large crystalline c-xMnO.$SiO_2$ ($1{\geq}x{\geq}2$) and c-xMnO.$Al_2O_3$ ($x{\geq}1$) oxides particles were present. In the second region, c-AlN particles were observed, and in a third region, small $MnAl_x$ (x>1) intermetallic compound particles were observed.
Sn-3.0Ag-0.5Cu 솔더범프의 금속간화합물 성장거동에 미치는 PCB 표면처리의 영향을 알아보기 위해서 PCB 패드 표면에 각각 OSP, immersion Sn, 그리고 ENIG를 처리하였고, 열처리는 $150^{\circ}C$ 조건에서 실험을 실시하였다. 또한, 전류인가시 Sn-3.0Ag-0.5Cu 솔더범프의 접합부 계면반응에 미치는 표면처리의 영향을 알아보기 위해서 $150^{\circ}C$, $4{\times}10^3\;A/cm^2$ 조건에서 electromigration특성을 비교 평가하였다. 열처리시 OSP와 immersion Sn의 금속간화합물 성장거동은 서로 비슷한 경향을 보인 반면, ENIG는 다른 표면처리에 비해 훨씬 느린 성장거동을 보였다. electromigration특성 평가결과 열처리에 비해 금속간화합물의 성장이 가속화되나 표면처리별 경향은 유사하였고, 전자 이동 방향에 따른 음극-양극에서 금속간화합물 형성의 차이를 보이는 극성효과(polarity effect)가 나타나는 것을 알 수 있었다.
Microstructural evolution and the intermetallic compound (IMC) growth kinetics in an Au stud bump were studied via isothermal aging at 120, 150, and $180^{\circ}C$ for 300hrs. The $AlAu_4$ phase was observed in an Al pad/Au stud interface, and its thickness was kept constant during the aging treatment. AuSn, $AuSn_2,\;and\;AuSn_4$ phases formed at interface between the Au stud and Sn. $AuSn_2,\;AuSn_2/AuSn_4$, and AuSn phases dominantly grew as the aging time increased at $120^{\circ}C,\;150^{\circ}C,\;and\;180^{\circ}C$, respectively, while $(Au,Cu)_6Sn_5/Cu_3Sn$ phases formed at Sn/Cu interface with a negligible growth rate. Kirkendall voids formed at $AlAu_4/Au$, Au/Au-Sn IMC, and $Cu_3Sn/Cu$ interfaces and propagated continuously as the time increased. The apparent activation energy for the overall growth of the Au-Sn IMC was estimated to be 1.04 eV.
Bonding properties of epoxy-containing solder joints were investigated by a high temperature aging test. Specimens were prepared by bonding an R3216 standard chip resistor to an OSP-finished PCB by a reflow process with two basic types of solder (SAC305 & Sn58Bi) pastes and two epoxy-solder (SAC305+epoxy & Sn58Bi+epoxy) pastes. In all epoxy solder joints, an epoxy fillet was formed in the hardened epoxy, lying around the outer edge of the solder joint, between the chip and the Cu pad. In order to analyze the bonding characteristics of solder joints at high temperatures, a high-temperature aging test at $150^{\circ}C$ was carried out for 14 days (336 h). After aging, the intermetallic compound $Cu_6Sn_5$ was found to have formed in the solder joint on the Cu pad, and the shear stress on the conventional solder joint was reduced by a significant amount. The reason that the shear force did not decrease much, even though in epoxy solder, was thatbecause epoxy hardened at the outer edge of the supported solder joints. Using epoxy solder, strong bonding behavior can be ensured due to this resistance to shear force, even in metallurgical changes such as those where intermetallic compounds form at solder joints.
In this study, high temperature wetting analysis and AZ80/Ti interfacial structure observation are performed for the mixture of AZ80 and Ti, and the effect of Al on wetting in Mg alloy is examined. Both molten AZ80 and pure Mg have excellent wettability because the wet angle between molten droplets and the Ti substrate is about 10° from initial contact. Wetting angle decreases with time, and wetting phenomenon continues between droplets and substrate; the change in wetting angle does not show a significant difference when comparing AZ80-Ti and Mg-Ti. As a result of XRD of the lower surface of the AZ80-Ti sample, in addition to the Ti peak of the substrate, the peak of TiAl3, which is a Ti-Al intermetallic compound, is confirmed, and TiAl3 is generated in the Al enrichment region of the Ti substrate surface. EDS analysis is performed on the droplet tip portion of the sample section in which pure Mg droplets are dropped on the Ti substrate. Concentration of oxygen by the natural oxide film is not confirmed on the Ti surface, but oxygen is distributed at the tip of the droplet on the Mg side. Molten AZ80 and Ti-based compound phases are produced by thickening of Al in the vicinity of Ti after wetting is completed, and Al in the Mg alloy does not affect the wetting. The driving force of wetting progression is a thermite reaction that occurs between Mg and TiO2, and then Al in AZ80 thickens on the Ti substrate interface to form an intermetallic compound.
Output power of photovoltaic (PV) modules installed outdoors decreases every year due to environmental conditions such as temperature, humidity, and ultraviolet irradiations. In order to promote the installation of PV modules, the reliability must be guaranteed. One of the important factors affecting reliability is intermetallic compounds (IMC) layer formed in ribbon solder joint. For this reason, various studies on soldering properties between the ribbon and cell have been performed to solve the reliability deterioration caused by excessive growth of the IMC layer. However, the IMC layer of the PV module interconnected by multi-wires has been studied less than using the ribbon. It is necessary to study soldering characteristics of the multi-wire module for improvement of its reliability. In this study, we analyzed the growth of IMC layer of the PV module with multi-wire and the degradation of output power through damp-heat test. The fabricated modules were exposed to damp-heat conditions (85 ºC and 85 % relative humidity) for 1000 hours and the output powers of the modules before and after the damp-heat test were measured. Then, the process of dissolving ethylene vinyl acetate (EVA) as an encapsulant of the modules was performed to observe the IMC layer. The growth of IMC layer was evaluated using OM and FE-SEM for cross-sectional analysis and EDS for elemental mapping. Based on these results, we investigated the correlation between the IMC layer and output power of modules.
최근 반도체 칩의 소형화 및 고집적화에 따라 미세 피치에 의한 범프 브리지 (bump bridge) 현상이 문제점으로 주목받고 있다. 이에 따라 범프 브리지 현상을 최소화할 수 있는 Cu pillar bump가 미세 피치에 대응하기 위해 반도체 패키지 산업에서 널리 적용되고 있다. 고온의 환경에 노출될 경우, 접합부 계면에 형성되는 금속간화합물(Intermetallic compound, IMC)의 두께가 증가함과 동시에 일부 IMC/Cu 및 IMC 계면 내부에 Kirkendall void가 형성되어 성장하게 된다. IMC의 과도한 성장과 Kirkendall void의 형성 및 성장은 접합부에 대한 기계적 신뢰성을 약화시키기 때문에 이를 제어하는 것이 중요하다. 따라서, 본 연구에서는 CS(Cu+ Sn-1.8Ag Solder) 구조 Cu pillar bump의 등온 시효 처리에 따른 접합부 특성 평가가 수행되었으며 그 결과가 보고되었다.
[ $H_2-O_2$ ] 알칼리형 연료전지용 수소극으로서 아크융해법으로 제조된 Brewer-Engel type의 Co-Mo$(35\;wt\%)$ 및 Ni-Mo$(35\;wt\%)$ 금속간화합물 전극의 전기화학적 안정성이 조사되었다. $N_2$가스로 용존산소를 제거한 $80^{\circ}C$ 6N KOH 전해질 내에서 금속간화합물 전극의 전기화학적 안정성에 미치는 전해질의 농도 및 온도의 영향이 조사되었다. 또한, AFC의 정상 작동조건하에서는 Co-Mo및 Ni-Mo전극의 전기화학적 안정성에 대한 분극전압(과전압)의 영향이 논의되었다. Co-Mo전극은 Ni-Mo전극에 비하여 낮은 전기화학적 안정성을 보였다. 수소가스 평형전위로부터 낮은 양분극 과전압 하에서 Co-Mo전극에서는 Co와 Mo의 용해가 동시에 일어났다. 그러나, Co는 Mo에 비하여 급격히 용해되었다 높은 양분극 과전압에서는 전극표면에 $Co(OH)_2$ 부동태 피막이 형성되었다. Ni-Mo전극의 경우에는 Mo의 용해반응이 치밀한 $Ni(OH)_2$, 부동태 피막형성에 의하여 억제되어 우수한 전기화학적 안정성을 보였다.
RFe$_2$(R=rare earth) Laves상 금속간 화할물은 $10^{-3}$ 정도의 큰 포화 자왜 정수를 나타내고 있어, 자왜 재료의 응용 분야에서 많은 주목을 받고 있다. 그러나, 이 금속간 화합물은 결정 자기 이방성 에너지가 크기 때문에, 큰 포화 자왜 정수를 얻기 위해서는 높은 외부 자장이 요구되어진다. 이에 따라 저자장에서 보다 높은 자왜 정수를 얻고자 하는 연구들이 행하여 지고 있는데, 이를 위한 방법은 RFe$_2$Laves상 금속간 화합물중 결정 자기 이방성 부호가 각기 다른 회토류 금속의 치환 혹은 RFe$_2$금속간 화합물의 비정질화이다. 본 연구에서는 RFe$_2$금속간 화합물의 자기 이방성 에너지를 최소화하여 저자장에서 높은 자왜 정수를 얻기 위해, 결정 자기 이방성 정수 및 자왜 정수의 부호가 각각 반대인 SmFe$_2$와 PrFe$_2$을 합금화 한후, 비정질화하여 자왜 정수의 변화를 포함한 자성을 조사하였다.
비전도성 필름(non-conductive film, NCF)의 적용이 Cu/Ni/Sn-2.5Ag 미세범프의 금속간화합물(intermetallic compound, IMC) 성장 거동에 미치는 영향을 분석하기 위해 110, 130, 150℃의 온도 조건과 1.3×105 A/cm2의 전류밀도 조건에서 실시간 열처리 및 electromigration(EM) 실험을 진행하였다. 그 결과, NCF 적용 유무와 열처리 및 EM 실험과 관계없이 Ni3Sn4 IMC 성장에 필요한 활성화에너지는 약 0.52 eV로 큰 차이는 보이지 않았다. 이는 Ni-Sn IMC의 성장속도가 Cu-Sn IMC 성장 속도보다 매우 느리며, 또한 Ni-Sn IMC의 성장 거동은 시간의 제곱근에 선형적으로 증가하므로 확산이 지배하는 동일한 반응기구를 가지며 NCF 적용에 따른 역응력(back stress)의 EM 억제 효과가 크지 않기 때문에 Ni3Sn4 IMC 성장에 필요한 활성화에너지는 차이가 나지 않는 것으로 판단된다.
