Thermal Design and Experimental Test of a High-Performance Hot Chuck for a Ultra Precision Flip-Chip Bonder (초정밀 플립칩 접합기용 고성능 가열기의 열적 설계 및 시험)

  • A high-performance hot chuck is designed as a heating device for an ultra-precision flip-chip bonder with infrared alignment system. Analysis of design requirements for thermal performance leads to a radiative heating mechanism employing two halogen lamps as heating source. The heating tool is made of silicon carbide characterized by high thermal diffusivity and small thermal expansion coefficient. Experimental tests are performed to assess heat-up performance and temperature uniformity of the heating tool. It is revealed that the initial design of hot chuck results in a good heat-up speed but there exist a couple of troubles associated with control and integrity of the device. As a means to resolve the raised issues, a revised version of heating tool is proposed, which consists of a working plate made of silicon carbide and a supporting structure made of stainless steel. The advantages of this two-body heating tool are discussed and the improved features are verified experimentally.

  • Proposed induction-heated system is innovative system which applied special high-frequency power circuit technique for thermal converse technique and IH(Induction-Heating) magnetic induction heating generated from induction-heated metallic package that is for distillation unit. In this occurs not burning, so that the working environment can be improved. This electromagnetic induction heating technique is used high frequency inverter, By using high frequency inverter high frequency alternative current in the range of [kHz] can be made with conventional alternative current. In this contribution IGBT module is used for high frequency inverter. This paper proposes new fluid heating method. Which is operated as follows. Working coil, which is wrapped outside of pipeline, makes the eddy current. Inside of heating vessel in isolated pipeline the specially designed stainless metallic package is inserted, which can be heated by eddy current losses. And then In this paper are discussed action analysis and characteristics analysis of 5[kW] class full-bridge resonant inverter system and resonant metallic package. In addition, by using this system, how high-efficiency heater is developed and application of system are also discussed.

Effects of High Temperature and Radiation on the Properties of Thermal, mechanical and Shielding Ability of Neutron Shielding Materials (고온 및 방사선이 중성자 차폐재의 열적, 역학적 및 차폐능 특성에 미치는 영향)

  • Effects of heating time and radiation under high temperature on the properties of thermal, mechanical and shielding ability of modified (KNS-101), hydrogenated bisphenol-A(KNS-201) type epoxy resin and phenol-novolac(KNS-301) type epoxy resin based neutron shielding materials that are used for shipping casks for radioactive material have been investigated. At early stages, the offset temperatures of KNS-101, KNS-201 and KNS-301 increased with the heating time under high temperature, but it was rarely affected by the heating time in the later stages. In addition, the thermal conductivities of KNS-101 and KNS-201 decreased with heating time, but that of KNS-301 increased with the heating time. On the contrary, the thermal expansion coefficients of neutron shielding materials decreased with heating time. At the high temperature, the tensile strength and flexural strength of the shielding materials decreased with heating time. On the contrary, the thermal expansion coefficients of neutron shielding materials decreased with heating time. At the high temperature, the tensile strength and flexural strength of the shielding materials of KNS-101 and KNS-301 increased with heating time, but those of KNS-201 decreased with heating time. The shielding ability of neutron shielding materials slightly increased with the radiation dose, and shielding abilities of shielding materials of KNS-101 and KNS-201 were affected to a more extent than that of KNS-301 by radiation dose under high temperature.

  • High-frequency induction is an efficient way to heat mold surface by electromagnetic induction in a non-contact manner. Thanks to its capability of rapid heating and cooling of mold surface, it has been recently applied to the injection molding. The present study applies the high-frequency induction heating for elimination of weldlines in an injection-molded plastic part. To eliminate weldlines, the mold temperature of the corresponding weld locations should be maintained higher than the glass transition temperature of the resin material. Through experiments, the maximum temperature of $143^{\circ}C$ is obtained on the mold surface around the elliptic coil, while the temperature of the mold plate is lower than $60^{\circ}C$. An injection molding experiment is then performed with the aid of induction heating, and the effect of induction heating conditions on the surface appearance of the weldline is investigated.

  • IN induction heating system the high frequency operation allows a rapid response to current fluctuation in the inverter and result in improved welding quality. To work induction heating of nonferrous metals, a welding power supply is need high working frequency and high power. This paper is shown design technique for increasing working frequency in induction heating for welding coppers. A series-parallel resonate inverter consists of H-type bridges, each of whose arms is composed of a combination of two parallel IGBTs. Inverter operating with the fixed frequency is controlled by pulse width modulation (PWM). As switching adapted the Zero-Voltage Switching technique to reduce switching losses the system is high efficiency. The propose inverter has feature which is high efficiency for very wide load variations with a narrow range of duty cycle ratio control and load short circuit capability. Detailed experimental results obtained from a 48[V] output, 500[W] experimental inverter are presented to verify the concept.

  • Induction heating can convert electrical energy to thermal energy with high conversion efficiency and quick heating. Currently, a current source rectifier/inverter-fed parallel resonant circuit is widely used as an induction heating power supply for forging applications. However, the conventional induction heating power supplies composed of phase-controlled rectifier and SCR inverter have low efficiency and low power factor at input side, and require additional starting circuitry. So this paper proposes new induction heating power supply topologies for forging applications which have high power factor, high efficiency, and large output power. It also suggests detailed design guideline.

  • This study researched 122 high school students?and 97 chemistry majored teachers?perceptions on evaporation and boiling compared heating and no heating situations. From the results, it was found that the teachers?thoughts of evaporation and boiling depend on the situation were stable, but students?thoughts were depend on the situations. The high school students thought evaporation as boiling on the situation of heating and thought boiling as evaporation on the situation of no heating. These phenomena were related to the explanations of science textbooks. In many textbooks, evaporation concept was explained in the situation of no heating and boiling concept was explained in the situation of heating.

  • An high frequency induction hardening technology of vehicle body press-formed of thin sheet steel has been developed to increase the strength of vehicle body parts locally by high frequency induction heating, thereby eliminating the need for reinforcements. And this technique for increasing the tensile strength of sheet steel was practically applied to the front floor cross member and center pillar reinforcement of a passenger car. The side impact behavior has been investigated when induction hardening technology is applied to the conventional low-carbon steel and weight reduction of an automotive body is expected. In this paper, basic experiments were performed for the hat-shaped specimen under high frequency induction heating process. Martensitic transformation was found in the heating zone through microscopic observation which showed higher hardness. In addition, the hardness and strength of the center-pillar specimen made of boron steel increased remarkably by high frequency induction heating.

A 2.4 GHz-Band 100 W GaN-HEMT High-Efficiency Power Amplifier for Microwave Heating

  • The magnetron, a vacuum tube, is currently the usual high-power microwave power source used for microwave heating. However, the oscillating frequency and output power are unstable and noisy due to the low quality of the high-voltage power supply and low Q of the oscillation circuit. A heating system with enhanced reliability and the capability for control of chemical reactions is desired, because microwave absorption efficiency differs greatly depending on the object being heated. Recent studies on microwave high-efficiency power amplifiers have used harmonic processing techniques, such as class-F and inverse class-F. The present study describes a high-efficiency 100 W GaN-HEMT amplifier that uses a harmonic processing technique that shapes the current and voltage waveforms to improve efficiency. The fabricated GaN power amplifier obtained an output power of 50.4 dBm, a drain efficiency of 72.9%, and a power added efficiency (PAE) of 64.0% at 2.45 GHz for continuous wave operation. A prototype microwave heating system was also developed using this GaN power amplifier. Microwaves totaling 400 W are fed from patch antennas mounted on the top and bottom of the microwave chamber. Preliminary heating experiments with this system have just been initiated.
