나노 실리카 및 실록산이 초소형 전자소재 접착제용 에폭시 복합재의 물성에 미치는 효과 (Effects of Nano Silica and Siloxane on Properties of Epoxy Composites for Adhesion of Micro Electronic Device)

  • 초소형 전자소재 접착용 고분자 소재 접착제는 접착소재와 칩 또는 기판 간의 열팽창계수 차이에 의한 박리, 크래킹과 접착력 부족 등의 문제점이 발생된다. 이러한 결점의 보완을 위하여 무기입자 및 첨가물을 통해 접착제의 열팽창계수를 낮추거나, 접착제의 유연성을 부여하는 방법 등이 사용되고 있다. 실록산/실리카/에폭시 나노복합재에서 실록산과 실리카의 첨가가 열적, 기계적 물성에 미치는 효과를 확인하기 위한 실험을 진행하였다. 3-glycidoxypropyltrimethoxysilane(GPTMS)로 처리하여 친수성의 나노실리카 입자를 소수성 입자로 변성시켜 고분자 매트릭스와의 상용성 문제를 해결하고자 하였다. 표면처리하지 않은 실리카인 $Aerosil^{(R)}$200을 첨가한 AMS/Aerosil/에폭시 나노복합재의 유리전이온도는 125에서 $118^{\circ}C$로 감소하였고, 모듈러스는 2,225에서 2,523 MPa까지 증가하였다. 표면처리한 M-silica를 첨가한 AMS/M-silica/에폭시 나노복합재 또한 비슷한 경향이었으며, 유리전이온도가 124에서 $120^{\circ}C$로 감소했고 모듈러스는 1,981에서 2,743 MPa까지 증가하였다. 실리카의 표면개질 유무에 상관없이 열팽창계수는 감소하는 추세를 보였다.

  • In order to develop a high voltage insulation material, spherical silicas with two average particle sizes of 5 ${\mu}m$ and 20 ${\mu}m$ were mixed in different mixing ratios (1:0, 0.7:0.3, 0.5:0.5, 0.3:0.7, 0:1) and their total filling content was fixed at 65 wt%. In order to observe the dispersion of the spherical silicas and the interfacial morphology between silica and epoxy matrix, field emission scanning electron microscope (FE-SEM) was used. The electrical insulation breakdown strength was estimated in sphere-plate electrodes with different insulation thicknesses of 1, 2, and 3 mm. Electrical insulation breakdown strength decreased with increasing mixing ratio of 5/20 ${\mu}m$ and the thickness dependence of the breakdown strength was also observed. The tensile strength of the neat epoxy was 82.8 MPa as average value and its increased with decreasing particles size and that of epoxy/silica (2 ${\mu}m$) was 107 MPa, which was 130.8% higher value.

  • The effect of the mixing ratio of spherical silica on the electrical insulation breakdown strength in an epoxy/silica composite was studied. Spherical silicas with two average particle sizes of $5{\mu}m$ and $20{\mu}m$ were mixed in different mixing ratios, and their total filling content was fixed at 60 wt%. In order to observe the dispersion of the silicas and the interfacial morphology between silica and epoxy matrix, scanning electron microscopy (SEM) was used. The electrical insulation breakdown strength was estimated in sphere-sphere electrodes with different insulation thicknesses of 1, 2, and 3 mm.   • A epoxy/multilayered silicate nanocomposite was prepared by a new AC electric application method and micro silica particle was poured into the nanocomposite in order to prepare epoxy/micro-and-nano- mixed composites (EMNC). Electric insulation breakdown strength was measured in a sphere-sphere electrode system designed for the prevention of edge breakdown and the data were estimated by Weibull plot. As the exfoliated silicate nano-plates were homogeniously dispersed in the micro silica particles, the insulation property was higherd.

금속복합재료와 고분자복합재료의 마모 특성 비교 (Comparison of Wear Property Between Metal and Polymer Matrix Composites)

  • The wear behavior for the two types of composites, those are epoxy matrix composites filled with silica particles and aluminium matrix composites filled with SiC particles, were compared to investigate the wear mechanism for these composites. Especially, the effect of the volume fraction for the epoxy matrix composites and the particle size for the aluminium matrix composites according to the apply load and sliding velocity were investigated. Wear tests of the pin-on-disc mode were carried out and followed by scanning electron microscope observations for the worn surface. The addition of the fillers in the composites were improved the wear resistance significantly and changed the wear mechanism for the both composites. These results were identified by the observation of the worn surface after testing.

  • Epoxy resin is a polar thermosetting polymer that is widely employed in different branches of industry and everyday life, due to their stable physical and chemical properties. Of all the polymer materials currently being used in the electrical insulation industry, epoxy resin is the most widely used kind, chosen as the base polymer material in the present study. Composites were prepared according to the mixing ratio (MS: MA, 1: 9, 3: 7, 5: 5, 7: 3, 9: 1)of mixture for Heterogeneous Minerals(Micro Silica:MS, Micro Alumina:MA) (MS+MA). We have investigated for AC electrical insulation breakdown characteristics and the dielectric properties (permittivity, dielectric loss, and conductivity) with frequency changes. The electrical AC insulation breakdown performance was improved with the increase of the mixing ratio of MS according to heterogeneous mineral material mixture(MS+MA). As Dielectric properties, the dielectric constant and dielectric loss increased with decreasing frequency and decreased with increasing MS content ratio of heterogeneous mineral mixture. Tensile strength and flexural strength according to the mixing ratio (MS + MA) of epoxy / heterogeneous mineral mixture were studied by mechanical properties. The performance of mechanical tensile and flexural strength was significantly improved as the fill contents ratio of MS increased.

실리카 에어로겔/고분자 복합재의 물리적 특성에 관한 연구 (A Study on Physical Characteristics of Silica Aerogel/Polymer Composite Materials)

  • Thermal insulation material was prepared by cross-linking chemical reaction of silica aerogel and epoxy resin, which has a high porous and vacant properties. The structural, mechanical, and thermal properties were analyzed in order to verify its application for industrial and electrical applications. The thermal conductivities were changed from 115 mW/mK to 75 mW/mK by reducing the contents of nano-porous silica areogel powders. The compressive loading is also decreased by increasing the contents of silica aerogels by 20 wt% in aerogel/epoxy composites. It is concluded that the formulated composite materials can be applied to building materials, electronics parts, and heavy industries.

  • This paper focuses on thermal properties of a newly prepared composite material by nano-silica and micro-silica mixture. Nano-silica and micro-silica mixture composites were made by dispersing surface treated nano-silica(average radius: 10 nm) and micro-size silica in epoxy resin. To investigate the effects of nano-silica and micro-size silica mixture(ENMC), the glass transition temperature (Tg), coefficients of thermal expansion(CTE) and elastic modulus of DMA properties by DSC, TMA and DMA devices were measured for the ENMC according to increase nano-silica addition contents and EMC. All properties of the neat epoxy were improved by the addition of micro-silica, which was improved much further by the addition of surface treated nano-silica to the EMC system.

Mechanical and Water Repellent Properties of Cycloaliphatic Epoxy/Microsilica/Nanosilica Composite

  • The effect of the content of microsilica and nanosilica continuously modified with hydroxy silane and epoxy-modified silicone in cycloaliphatic epoxy/microsilica/nanosilica composites (EMNCs) on the mechanical and water repellent properties was evaluated. Surface-modified micro- and nanosilica was well-mixed with a cycloaliphatic epoxy resin in the presence of polyester-modified polydimethylsiloxane (PEM-PDMS) as a dispersing agent using an ultrasonicator. Tensile and flexural tests were carried out using a universal testing machine (UTM). The water repellent property was evaluated by contact angle measurements of water on the composite surface. Tensile strength of the composite could be enhanced by 32.2% up to 91.4 MPa, and the flexural strength was raised to 122.0 MPa, which is 38.8% higher than that of neat epoxy. The contact angle of water on the composite was as high as $104.1^{\circ}$.

  • In this paper, the dielectric properties of epoxy composites used for transformers are studied. The dielectric permittivity and loss of specimen are measured at the frequency range of 30[Hz]∼1[MHz] about temperature 20[$^{\circ}C$],100[$^{\circ}C$] and 140[$^{\circ}C$] respectively from a series of experiments. When the filler is added, between epoxy and silica is formed interface. Therefore, observed higher values of dielectric permittivity and loss in filled epoxy are attributed to MWS polarization effect. Also, glass transition temperature was shifted to higher temperature and value of dielectric permittivity and loss were decreased due to 2nd curing. Deformation of interfacial state is improved and value of dielectric permittivity and loss were decreased at low frequency region by the surface treatment of fillers with silane coupling agents.
