이종접합 태양전지용 p a-Si:H 에미터 층 최적화 및 태양전지 특성 거동 연구

  • 본 연구에서는 a-Si:H/c-si 구조의 이종접합 태양전지의 p a-Si:H 에미터 층의 박막 조건에 따라 태양전지 특성을 연구하였다. p, n-layer는 PECVD (Plasma-enhanced chemical vapor deposition) i-layer는 HWCVD(Hot wire chemical vapor deposition), ITO는 RF 마그네트론 스퍼터링법으로 제작하였다. p-layer의 도핑 농도, 기판 증착 온도, 증착 높낮이에 따라 특성을 비교 분석 하였다. QSSPC로 minority carrier life time, 자외 가시선 분광분석 장치로 투과 반사도를, Ellipsometer로 흡수 계수, 두께, FTIR로 막의 구성요소 등의 변화를 조사하여 개선된 p a-Si:H의 특성이 이종접합 태양전지에서 효율향상에 영향을 주는지 Photo IV와 EQE를 통하여 조사하였다.

  • The Light brightness is to enhance the luminescence efficiency of phosphor including conductive material. In preparing the anode layer, phosphors mixed with conductive material prepared with pastes of polymer resin using by screen printing method. When the prepared anode layer bombarded by cold electron from emitter of cathode, it give rise to form the secondary electron from those of conductive materials such as ITO powder. Furthermore, we are expect to enhance the luminescence efficiency more than without conductive material.

  • GaAs태양전지는 일반적으로 22%이상의 변환효율을 가지는 차세대 태양전지이다. GaAs태양전지의 변환효율은 태양광이 조사되었을 때, p-type emitter와 n-type base의 p-n접합으로 생기는 Voc, Isc, FF 인자들로 인하여 그 값이 결정되는데, 이때 각 layer의 물리적 parameter에 의해 그 효율이 변한다. 일반적으로는 각 parameter가 증가할 때, 더욱 많은 전자로 인하여, 저 높은 변환효율을 기대할 수 있겠으나, 전자의 재결합이나 mobility의 감소와 같은 이유로 변환효율은 감소 될 수 있다. GaAs태양전지의 base layer의 두께와 도핑농도를 simulation한 결과 두께 $2.6{\mu}m$, 도핑농도 $7{\times}E17cm^{-3}$와 두께 $2.7{\mu}m$, 도핑농도 $8{\times}E17cm^{-3}$에서 25.86%의 가장 높은 에너지 효율을 가짐을 확인 할 수 있었다.

  • Hexagonal boron nitride (h-BN) is a two dimensional material which has high band-gap, flatness and inert properties. This properties are used various applications such as dielectric for electronic device, protective coating and ultra violet emitter so on. 1) In this report, we were growing h-BN sheet directly on sapphire 2"wafer. Ammonia borane (H3BNH3) and nickel were deposited on sapphire wafer by evaporate method. We used nickel film as a sub catalyst to make h-BN sheet growth. 2) During annealing process, ammonia borane moved to sapphire surface through the nickel grain boundary. 3) Synthesized h-BN sheet was confirmed by raman spectroscopy (FWHM: ~30cm-1) and layered structure was defined by cross TEM (~10 layer). Also we controlled number of layer by using of different nickel and ammonia borane thickness. This nickel film supported h-BN growth method may propose fully and directly growing on sapphire. And using deposited ammonia borane and nickel films is scalable and controllable the thickness for h-BN layer number controlling.

Tuning Photoluminescence of Biological Light Emitters via Silk Protein Based Resonators

  • Adding tunability to biological light emitters offers an unprecedented technique in biological sensing and imaging. Here, we report a tunable, lithographic-free, planar, and ultrathin metal-insulator-metal (MIM) resonator capable of tuning the optical properties solely by a silk/sodium fluorescein hydrogel layer, a biocompatible light emitter. In water, the volume of the resonator was expanded by swelling, and then the resonant mode could be shifted. Simulations predicted the red-shifted resonance peak in transmission when the MIM was swollen in water. The red-shift could be attributed to the increase in the thickness of the silk hydrogel layer due to the absorbed water. The shift of the resonance could affect the fluorescence of the dye in the silk hydrogel layer.

  • We have demonstrated the characteristics on the variation of hole transporting layer in blue organic light-emitting diodes (OLEDs) using new blue fluorescent emitter. We fabricated two types of hole transporting layer structures that one is 4,4',4"-Tris(N-(2-naphthyl)-N-phenyl-amino)-triphenylamine (2-TNATA) of $600{\AA}$ as a hole injection layer, N,N'-diphenyl-N,N'- (2-napthyl)-(1,1'-phenyl)-4,4'-diamine (NPB) of $200{\AA}$ as a hole transporting layer and another device is NPB of $500{\AA}$ without the 2-TNATA. The devices without the 2-TNATA showed improved characteristic of the luminance and efficiency.

  • We demonstrate relaxation of roll-off characteristics by controlling the dopant concentrations and the thickness of an emitter layer in electrophosphorescence diodes composed of 2,6-dicarbazolo-1,5-pyridine (PYD2)-host doped with 25 wt%-Iridium(III)bis[(4,6-di-fluorophenyl)-pyridinato-$N,C^2$] picolinate (FIrpic).

청색 유기발광층 두께에 따른 2-파장 방식의 백색 유기발광 소자의 광학적 특성 (Dependence of Blue Organic Emitter Layer Thickness to Optical Property of 2-wavelength White Organic Light-emitting Diodes)

  • 2-wavelength type white OLED devices have been made consisted of two layers; a layer with blue light emitting DPVBi host and other EML layer with yellow emitting rubrene dopant. New method to get white emitting device has been suggested by varying thicknesses of the DPVBi layer. The ITO/2-TNATA($150{\AA}$)/NPB($350{\AA}$)/DPVBi($35{\AA}$)/DPVBi:rubrene (2wt%,$200{\AA}$)/DPVBi($100{\AA}$)/Alq_3($50{\AA}$)/LiF($5{\AA}$)/Al($1000{\AA}$) structure has showed optimum results in CIE coordinates of (0.3233, 0.33). OLED devices with this structure has properties of $1.2d/m^2$ at turn-on voltage of 3.9V and $1037cd/m^2$ at 7.9V. This structure has advantages of simple fabrication and easy to emit the white color.

  • Passivation Ledge's device is taken possession on one-side to the Emitter in this Paper. contact used in this paper Pt as Passivation Ledge of device to use Schottky Diode which has leitmotif, It is accomplished Current Modulation that we wish to do purpose using this device. Space Charge acts as single device which is becoming Passivation to know this phenomenon. This device becomes floating as well as Punched-through. V$_{L}$ (Voltage for Ledge) = - 0.5V ~ 0.5V variable values , PD(Partially Depleted ; Λ>0), as seeing FD(Fully Depleted ; A = 0) maximum electric current gains and Gummel Plot of I-V characteristics (V$_{L}$ = 0.1/ V$_{L}$ = -0.1 ). Becomming Degradation under more than V$_{L}$ = 0.1 , less than V$_{L}$ =-0.05 and Maximum Gain(=98.617076 A/A) value in the condition V$_{L}$ = 0.1. A Change of Modulation is electric current gains by using Schottky Diode and Extrinsic Base PN Diode of Passivation Ledge to Emitter Depletion Layer in HBT of Gummel-Poon I-V characteristics and the RF wide-band electric current gains change the Modulation of CE(Common-Emitter) amplifier description, and it had accomplished Current Gain Modulation by Ledge Bias that change in high frequency and wide bands. wide bands.s.

  • In this paper, HBT's with lower phase noise and passive elements, such as resistors, capacitors and inductors, for resonance and impedance matching networks are designed, fabricated, tested, and carefully analysed, respectively, and then, they are integrated for the design and fabrication of functional X-band oscillators with lower phase noise. Epi-wafers for HBT's with the structure of graded $Al_{x}$G $a_{1-x}$ As emitter and C-doped base layer of 700.angs. thick were used to specially emphasize the improvement of $f_{T}$ and $f_{max}$, and the lowering of phase noise, in design aspects. At the test frequencies of 12GHz, capacitances of MIM capacitors, spiral inductor, and resistances are 0.5~10pF, 0.4~11.06nH, and 20~1,380.ohm., respectively. The emitter size of HBY's for the X-band MMIC oscillators is 3*10u $m^{2}$, and find chip size is 0.9*0.9m $m^{2}$..EX>.
