Optimization of Elastic Modulus and Cure Characteristics of Composition for Die Attach Film (다이접착필름용 조성물의 탄성 계수 및 경화 특성 최적화)

  • The demand for smaller, faster, and multi-functional mobile devices in increasing at a rapidly increasing rate. In response to these trends, Stacked Chip Scale Package (SCSP) is used widely in the assembly industry. A film type adhesive called die attach film (DAF) is used widely for bonding chips in SCSP. The DAF requires high flowability at high die attachment temperatures for bonding chips on organic substrates, where the DAF needs to feel the gap depth, or for bonding the same sized dies, where the DAF needs to penetrate bonding wires. In this study, the mixture design of experiment (DOE) was performed for three raw materials to obtain the optimized DAF recipe for low elastic modulus at high temperature. Three components are acrylic polymer (SG-P3) and two solid epoxy resins (YD011 and YDCN500-1P) with different softening points. According to the DOE results, the elastic modulus at high temperature was influenced greatly by SG-P3. The elastic modulus at $100^{\circ}C$ decreased from 1.0 MPa to 0.2 MPa as the amount of SG-P3 was decreased by 20%. In contrast, the elastic modulus at room temperature was dominated by YD011, an epoxy with a higher softening point. The optimized DAF recipe showed approximately 98.4% pickup performance when a UV dicing tape was used. A DAF crack that occurred in curing was effectively suppressed through optimization of the cure accelerator amount and two-step cure schedule. The imizadole type accelerator showed better performance than the amine type accelerator.

  • This study is to develop simple solidifying agent to improve loose sand ground by admixing or injecting. This paper studied the optimum mixing ratio of micro cement, bentonite, chemistry admixture, plasticizer, accelerator for the optimum fluidity and strength. The optimum mixing ratio of micro cement and bentonite is 70% : 20%, the optimum ratio of the weight of rapid solidifying agent to the weight of total improved soil is about 8%, the optimum curing period is five days.

  • Nitrile rubber (NBR) composites were prepared using the commercially avaliable rubber compounding process with Cloisite$^{(R)}$ 10A or carbon black as fillers. When Cloisite$^{(R)}$ 10A was used as a filler in the NBR composites, the mechanical properties, oil resistant, and oxygen barrier were better than those for carbon black composites. In cure characteristics of NBR/clay composites, scorch time and curing time were reduced. It was found that alkyl ammonium ion inserted in Cloisite$^{(R)}$ 10A was considered as an accelerator of vulcanization for NBR composites.

A Study on the Low Temperature Retraction of NR (가황천연고무의 저온 회복력에 관한 연구)

  • Low temperature retraction characteristics were investigated on the cured natural rubber with various ratios of crosslinking agents, filler and additives. The cured natural rubber product was elongated about 200% at $-40^{\circ}C$ for 24 hours and then retracted. In a definite range, the retraction was increased as the sulfur to accelerator ratio increased and as the filler contents decreased. The retraction was maximum for a definite range of amount of accelerators, plasticizer and activator. Adding some peroxide additively retraction characteristics improved and curing time got longer.

  • The cold weather concrete poured in the winter season can cause the problem of the Due to recent high-rise building is made. In this research, the nominal mix of the early strength in concrete tried to be set through the mixing proportion experiment for each empirical variable and each component strength properties for the early strength improvement tries to be examined. In the cold weather concrete experiment, the cement and high early strength (type3) cement improving in OPC than OPC was excellent. The polycarboxylic acid based compound was exposed to be excellent in the intensity revelation properties. Because the using of the fly ash was disadvantageous it was excluded from this experiment. It showed the optimum temperature for the intensity revelation up over $12^{\circ}C$.

  • 1. A good retarder reacts fast with MBT and. forms a non-scorchy accelerator. 2. The decrease in cure rate$(k_1)$ is attributable to the slow cure rate of 2-cyclohexyldithiobenzothiazole(CDB). 3. Cyclohexyl polysulfides(CPS) and cyclohexylthioamine are believed to be also involved in the cure retardation. 4. The new retarder can stop crosslinking by intercepting the crosslink precursors. 5. Formation of cyclohexyl polysulfides and their lack of curing property may be responsible for the low state of cure when the new retarde is used. These results are schematically summarized in Figure 7.

  • The hydration process of Controlled Low Strength Material (CLSM) used for backfill is the primary factor to determine the construction period. The objective of this study is to monitor the hydration process of CLSM using the Time Domain Reflectometry (TDR) and to establish the relationship between dielectric constant and compressive strength. The CLSM specimen is composed of cement, flyash, silt, sand, accelerator, and water. The material characteristics of the CLSM including flow, unit weight, compressive strength are investigated. To measure the dielectric constant of the CLSM during the curing time, TDR probe incorporated with a mold and a reflectometer are used. Experimental results show that the dielectric constant remains constant at early stage, and then decreases as the curing time increases. In addition, the dielectric constant is related to the compressive strength in inverse power function. This paper suggests that the TDR technique may be used as a non-destructive testing method in order to estimate the compressive strength of the CLSM mixture under construction.

Effect of Hardening Accelerators on the Adiabatic Temperature property Properties of Precast Concrete and FEM analysis for Evaluating the Crack Performance (경화촉진제를 사용한 프리캐스트 콘크리트의 단열온도특성 및 FEM해석에 의한 균열성능 평가에 관한 연구)

  • In this study, initial crack index was evaluated by FEM analysis to find the crack propagation from hydration heat in precast concrete. As results, as the usage of hardening accelerator increased, initial compressive strength increased and setting time was shortened. Additionally, as amounts of hardening accelerators increased, the central temperature of concrete increased and the time to reach the highest temperature was shortened. It was demonstrated that the hardening accelerators accelerated the hydration reaction of cement, and caused the increase of hydration heat within the short period of time. Furthermore, the crack index for evaluating the heat level was performed by FEM. As results, there was no problem about the cracks, despite of the growth of initial high hydration heat. This is because of the increased tensile strength that is large enough to sustain the thermally induced-stress.

Hot Water Resistance of Polymer Mortar Composites Depending on Unsaturated Polyester Resin Types (불포화폴리에스테르 수지의 형태에 따른 폴리머 모르타르 복합재료의 내열수성)

  • The ortho- and iso- type unsaturated polyester resins were synthesized and used as a polymer binder of the polymer mortar composite. Styrene monomer and acrylonitrile were used as a diluent for the unsaturated polyester resin. Methyl ethyl ketone peroxide (MEKPO) and cobalt octoate (CoOc) were used as a curing agent and an accelerator, respectively. Four kinds of unsaturated polyester resins were prepared according to types of the resin and diluent, and used as a polymer binder in the preparation of the specimen. A total of 16 polymer mortar specimens were prepared according to the added amount of the polymer binder and subjected to a hot water resistance test, followed by compressive and flexural strength tests, and pore and SEM analyses. As a result, it was found that the strength of the specimen using the iso-type unsaturated polyester resin as the polymer binder was better than that of using the ortho-type unsaturated polyester resin. The total pore volume and diameter measured after the hot water resistance test were reduced compared to the values before the test. In the micrographs observed before the hot water resistance test, the polymer binder, filler and fine aggregate were firmly combined to the co-matrix, but the polymer binder was mostly decomposed in the micrographs observed after the test.

A Study on Properties of the Urethane Prepolymer Synthesis with Polyether-diol and Aromatic Diisocyanate System (폴리에테르-디올과 방향족 디이소시아네이트계의 우레탄 프리폴리머 합성에 따른 특성연구)

  • The composition of isocyanates and polyols influence prepolymeric properties of adhesive and calking sealant based on polyurethanes (PU). One component moisture curing prepolymers, which reacted with surface humidity of substrate, were synthesized in several kinds of composition. Reactivity, structural change and properties of the prepolymers were studied as a preliminary step to manufacture PU based adhesive and sealant. To study the effects of mole ratio ([NCO]/[OH]), we used toluene diisocyanate (TDI), 4, 4'-diphenylmethane diisocyanate (MDI), and ether-polyols such as PTMG and PPG which have good resistance to hydrolysis and excellent low-temperature properties. The each prepolymers could be prepared in different molecular weight without any significant structural change. The mole ratio 1.78 of [NCO] to [OH] showed the fastest reactivity. It was confirmed that effect of polyols was larger than that of isocyanates on the prepolymer in reactivity. Several kinds of compounds were manufactured with each prepolymer, and tensile and properties were tested. And the optimum quantity of curing accelerator for the PU was 0.05~0.1%. In the tensile test, TDI based PU was superior to MDI based PU, and also PTMG based PU was superior PPG based PU.
