Channel geometry-dependent characteristics in silicon nano-ribbon and nanowire FET for sensing applications

  • Silicon nano-structures have great potential in bionic sensor applications. Atomic force microscopy (AFM) anodic oxidation have many advantages for the nanostructure fabrication, such as simple process in atmosphere at room temperature, compatibility with conventional Si process. In this work, we fabricated simple FET structures with channel width W~ 10nm (nanowire) and $1{\mu}m$ (nano-ribbon) on ~10, 20 and 100nm-thinned silicon-on-insulator (SOI) wafers in order to investigate the surface effect on the transport characteristics of nano-channel. For further quantitative analysis, we carried out the 2D numerical simulations to investigate the effect of channel surface states on the carrier distribution behavior inside the channel. The simulated 2D cross-sectional structures of fabricated devices had channel heights of H ~ 10, 20, and 100nm, widths of L ~ $1{\mu}m$ and 10nm respectively, where we simultaneously varied the channel surface charge density from $1{\times}10^{-9}$ to $1{\times}10^{-7}C/cm2$. It has been shown that the side-wall charge of nanowire channel mainly affect the I-V characteristics and this was confirmed by the 2D numerical simulations.

대용량 인휠 모터용 중공축 냉각유로의 형상 최적화에 관한 연구 (A Study on Shape Optimization of Cooling Channel in Hollow Shaft for In-wheel Motor)

  • For the proper cooling of in-wheel motor, the cooling channel should have the characteristics which are low pressure drop and adequate cooling oil supply to motor part. In this study, the flow performance of cooling channel for in-wheel motor was evaluated and the shape of the channel was optimized. First, the pressure drop and flow distribution characteristics of the initial channel model were evaluated using numerical analysis. Also, by the result of analysis and design modification, 4 design parameters of the channel were selected. Second, using the Taguchi optimal method, the cooling channel was optimized. In the method, nine models with different levels of the design parameters were generated and the flow characteristics of each models was estimated. Base on the result, the main effect of the design parameters was founded and optimized model was obtained. For the optimized model, the pressure drop and oil flow rate were about 0.196 bar and 0.207 L/min, respectively. The pressure drop decreased by about 0.3 bar and the oil flow rate to the motor part increased by about 0.2 L/min compared to the initial model.

  • lateral insulated gate bipolar transistors(LIGBTs) are extensively used in high voltage power IC application due to their low forward voltage drops. One of the main disadvantages of the LIGBT is its scow switching speed when compared to the LDMOSFET. And the LIGBT with reverse channel structure is lower current capability than the conventional LIGBT at the forward conduction mode. In this paper, the LIGBT which included p+ ring and p-channel gate is presented at the reverie channel structure. The presented LIGBT structure is proposed to suppress the latch up, efficiently and to improve the turn off time. It is shown to improve the current capability too. It is verified 2-D simulator, MEDICI. It is shown that the latch up current of new LIGBT is 10 times than that of the conventional LIGBT Additionally, it is shown that the turn off characteristics of the proposed LIGBT is i times than that of the conventional LIGBT. It is net presented the tail current of turn off characteristics at the proposed structure. And the presented LIGBT is not n+ buffer layer because it includes p channel gate and p+ ring.

단일채널 및 다채널을 포함한 평판형 고체산화물연료전지의 열유동 해석 및 성능평가 (Performance and Thermal-Flow Characteristics in a Planar Type Solid oxide Fuel Cell with Single Channel and Multi-Channel)

  • This paper studied the characteristics of performance and temperature in a unit cell of a planar type SOFC under various conditions by employing computational fluid dynamics (CFD). In order to derive thermal stress distribution and performance characteristics, the 3-D model simulation for a single channel was performed in various conditions which include interconnect materials $(LaCrO_3/AISI430)$, gas flow direction (co-flow/counter-flow) and inlet temperature (923 K/1173 K). From these results of a single channel, the most effective conditions were applied to the unit stack with multi-channel and the temperature distribution is displayed. Considering both thermal stress and performance, the best combination is 923 K inlet temperature, counter-flow and interconnector of stainless steel. As the end results, flow, thermal and current density distributions were found in the model with multi-channel applied to the best combination and were concentrated in the middle of channels than in the edge.

선형 적응 등화기 적용에 의한 광대역 무선채널 특성 개선에 관한 연구 (A Study on Improvement of Broadband Radio Channel Characteristics using Linear Adaptive Equalizer)

  • 본 연구에서는 최소 자승 에러 최소화(MMSE: Minimum Mean Square Error) 선형 적응 등화기를 이용하여 실내 무선 광대역 고속 신호전송 특성 개선의 기초연구로서, 먼저 16-QAM 시스템에 채용할 경우의 성능을 컴퓨터 시뮬레이션을 통새 분석하였으며, 또한 실제적으로 실내 비가시거리 조건에서 원형편파 안테나를 이용하여 측정한 광대역 신호에도 적용하여 광대역 무선채널 특성 개선을 시도하였다. 그 결과 MMSE 등화기를 채용한 경우가 등화기를 채용하지 않은 통산의 16-QAM에 비해 $10^{-2}$를 기준으로 약 6dB, $10^{-3}$을 기준으로 13dB 정도의 성능 개선을 가져왔으며, 실내 비가시거리 조건에서 측정한 광대역 신호에 적용결과 상당한 대역내 편차특성 개선이 있었으며, 또한, 편파 다이버시티 기법을 함께 접목함으로 보다 효과적으로 광대역 채널특성 및 페이딩을 개설할 수 있었다.

하도 합류부의 수리학적 특성을 고려한 RMA2 모형 매개변수의 민감도 분석 (Sensitivity Analysis of RMA2 Model Parameter Variation with Hydraulic Characteristics of Stream Junction Area)

  • The purpose of this study is to analyze the sensitivity of the RMA2 model parameters reflecting the flow characteristics of stream junction and thus understand the hydraulic characteristics of the channel confluence flow. This study dealt with the input parameters of the RMA-2 model, a two-dimensional numerical analysis model widely used for researches both at home and abroad. The parameters of the RMA-2 model are roughness coefficient, turbulent diffusion coefficient, Coriolis forces latitude, Density, and mesh size. This study those parameters estimated from actual heavy rainfall, and varied the parameter size by (-)30%${\sim}$+30% to review the characteristics of the flow characteristics of the channel section. Weobserved that when the ratio of the channel width was relatively small, the smaller the approaching angle was, the farther from the junctions became the generating place of the maximum flow velocity, however, when the ratio of the channel width was relatively large, the larger the approaching angle was, the farther the generating place of the maximum flow velocity from the junctions became. In particular, the distance between junctions and the place where the maximum flow velocity generated showed an absolute correlationover 90% of the relative channel width, but an inverse relationwas found when the distance to the place where the flow velocity generated was shortened as relative the channel width between the main channel and tributary increased.

채널 형상에 따른 마이크로 판형열교환기의 열적 특성 연구 (The Study on Thermal Characteristics in Micro Plated Heat Exchangers with Channel Shapes)

  • This paper presents the thermal characteristics for micro heat exchanger with different micro-channel shapes. The shapes of micro-channel has been manufactured sheet metal by chemical etching for the I shape of straight channel and V and W shapes of chevron feature and fabricated micro plated heat exchangers using the vacuum brazing of bonding technology. The experimental study has been performed on heat transfer and pressure drop characteristics with various Reynolds number for water to water at the counter flows. The average heat transfer rate of V and W shapes has been showed about 1.5${\sim}$1.6 times large than those of I shape. For the comparison of Nusselt number, it is known that the convective heat transfer of V and W shapes represent more effect than I shape. The pressure drops of V and W shapes are about 1.2${\sim}$1.7 times lager than those of I shape.

  • 통신 수신기 구현에 있어 채널의 특성을 파악하여 그에 적합한 수신 신호 처리를 수행하는 것은 수신 성능 향상을 위해 매우 중요하다. 무선 채널은 전력 지연 분포(power delay profile)에 따라 다양한 시간 지연 특성을 가지며, 추정된 채널의 전력 합산을 통해 시간 지연 정도를 판별 시, 채널 적응적인 수신 구조 구현이 가능하다. 본 논문에서는 전력 지연 분포의 합산을 통해 시간 지연의 상대적인 크기에 따른 채널 군으로 분류하는 경우에 있어 채널 판별 오류 확률을 closed-form 수식으로 유도하고, 다수 번의 추정 결과를 누적하여 활용 시 얻어지는 성능 이득을 제시한다.

  • 본 연구에서는 최근 물류시스템과 통신매체의 급격한 발달로 인하여 보편화된 가정 내 쇼핑채널을 연구함에 있어서 새로운 접근방법이 필요함을 제시하고 있다. 가정 내 쇼핑채널 각각에 구매의도에 대한 영향요인을 검토하는 채널중심 연구는 가정 내 쇼핑채널이 보편화된 현재에는 큰 의미를 가지기 어렵다고 볼 수 있다. 본 연구에서는 고객중심 채널연구의 필요성을 제기하고 가정 내 쇼핑채널 이용비중과 이용다양성에 대한 고객특성과 쇼핑특성의 영향을 고객 중심적으로 검토하였다. 표본의 선택성을 고려하고 종속변수 간 인과관계를 모델에 반영하기 위하여 선택성을 가진 동시방정식 모델을 통하여 실증분석을 수행하였다. 연구결과 첫째로 가정 내 쇼핑채널 이용비중과 이용다양성은 서로 영향이 없는 것으로 나타나고 있으며, 둘째로 점포형 쇼핑채널 중에서 특히 백화점 이용이 증가할수록 가정 내 쇼핑채널 이용비중은 감소하는 것으로 나타나고 있으며, 셋째로 고객특성 및 쇼핑특성은 가정 내 쇼핑채널 이용다양성에 영향을 미치지 않는 것으로 나타나고 있다.

  • Subject of this paper is analysis of channel noise and impedance characteristics for high speed power line communication to concerned noise of transmission line and impedance in the frequency range up to 30MHz. Parameters of transmission line was inducted from experimentally power line channel measurement. Moreover, Analysis of compared based on measurement of channel characters with simulation test for appear characters.
