Microstructures and Texture of Al/Al2O3 Composites Fabricated by a Powder-in Sheath Rolling Method (분말시스압연법에 의해 제조한 Al/Al2O3 복합재료의 미세조직 및 집합조직)

  • Aluminum-based $Al/Al_2O_3$ composites were fabricated by a powder-in sheath rolling method. A stainless steel tube with outer diameter of 12 mm and wall thickness of 1 mm was used as a sheath. A mixture of aluminum powder and $Al_2O_3$ particles of which volume content was varied from 5 to 20%, was filled in the tube by tap filling and then rolled by 75% reduction in thickness at ambient temperature. The rolled specimen was then sintered at 56$0^{\circ}C$ for 0.5 h. The mixture of Al powders and $Al_2O_3$ particles was successfully consolidated by the sheath rolling. The $Al/Al_2O_3$ composite fabricated by the sheath rolling showed a recrystallized structure, while unreinforced Al powder compact fabricated by the same procedure showed a deformed structure. The unreinforced Al powder compact was characterized by a deformation (rolling) texture of which main component is {112}<111>, while the $Al/Al_2O_3$ composite showed a mixed texture oi deformation and recrystallization. The sintering resulted in recrystallization in Al powder compact and grain growth in the composite.

A Study on the Mechanical Properties of AC8A/$Al_2O_3$ Composites. (용탕단조법에 의한 AC8A/$Al_2O_3$ 복합재료의 기계적 성질에 관한 연구)

  • In this study the fabrication technology and mechanical properties of AC8A/$Al_2O_3$ Composites by squeeze casting process were investigated to develope for application as the piston materials that require good friction, wear resistance, and thermal stability. AC8A/$Al_2O_3$ composistes without a porosity and the break of preform were fabricated at the melt temperature of $740^{\circ}C$, the preform temperature of $500^{\circ}C$, and mold temperature of $400^{\circ}C$ under the applied pressure of $1200kg/cm^2$ as the results of the observation of microstructures. As the results of this study, the tensile strength of AC8A/$Al_2O_3$ composites was not increased linearly with $Al_2O_3$ volume fraction and so it seemed not to agree with the rule of mixture, which had been used often in metal matrix composite. Also the tensile strength after thermal fatigue test was little different from that before the test. Consequently it was thought that AC8A/$Al_2O_3$ composites fabricated under our experimental conditions had a good thermal stability and subsequently a good interface bonding. Wear rate(i.e., volume loss per unit sliding distance) of AC8A/$Al_2O_3$ composites was decreased with $Al_2O_3$ volume fraction and the sliding speed at both room temperature and $250^{\circ}C$ and so there was a good correlation between wear rate and hardness. Also the wear rate of AC/8A20% $Al_2O_3$ composities was obtained the value of $1.65cm^3/cm$ at sliding speed of 1.14m/sec as compared with about $3.0\;{\times}10^{-8}cm^3/cm$ hyereutectie Al-Si alloy(Al-16%Si-2%Cu-1%Fe-1%Ni), which applied presently for piston materials. The wear behavior of $Al_2O_3$ composites was observed to a type of abrasive wear by the SEM view of wear surface.

Synthesis and Microstructure of Porous Al2O3 with Nano-Sized Cu Dispersions (나노크기 Cu 분산입자를 갖는 Al2O3 다공체의 제조 및 미세조직 특성)

  • Porous $Al_2O_3$ dispersed with nano-sized Cu was fabricated by freeze-drying process and solution chemistry method using Cu-nitrate. To prepare porous $Al_2O_3$, camphene was used as the sublimable vehicle. Camphene slurries with $Al_2O_3$ content of 10 vol% were prepared by milling at $50^{\circ}C$ with a small amount of oligomeric polyester dispersant. Freezing of the slurry was done in a Teflon cylinder attached to a copper bottom plate cooled to $-25^{\circ}C$ while unidirectionally controlling the growth direction of the camphene. Pores were subsequently generated by sublimation of the camphene during drying in air for 48 h. The green body was sintered in a furnace at $1400^{\circ}C$ for 1 h. Cu particles were dispersed in porous $Al_2O_3$ by calcination and hydrogen reduction of Cu-nitrate. The sintered samples showed large pores with sizes of about $150{\mu}m$; these pores were aligned parallel to the camphene growth direction. Also, the internal walls of the large pores had relatively small pores due to the traces of camphene left between the concentrated $Al_2O_3$ particles on the internal wall. EDS analysis revealed that the Cu particles were mainly dispersed on the surfaces of the large pores. These results strongly suggest that porous $Al_2O_3$ with Cu dispersion can be successfully fabricated by freeze-drying and solution chemistry routes.

Effect of Annealing on Ga2O3/Al2O3/SiC Devices Fabricated by RF Sputtering (어닐링이 RF 스퍼터링으로 제작된 Ga2O3/Al2O3/SiC 소자에 미치는 영향 연구)

  • We reported on annealing effect on Ga2O3/Al2O3/SiC devices grown by radio frequency sputtering method. Post-deposition annealing at 900 ℃ was performed, which results in crystallization in the Ga2O3 films. The major peaks (-401) and (403) of Ga2O3 which was thermally treated at 900 ℃ appears in the x-ray diffraction (XRD) results. Auger electron spectroscopy (AES) shows that Ga and Al atoms seems to be diffused into the opposite direction Al2O3 and Ga2O3 after annealing. Transfer and output characteristics of back-gate transistor were analyzed where SiC substrate is used as gate material. On-state current and on/off ratio increased almost 109 and 106 times higher in the 900 ℃ annealed sample.

  • The alumina-titania composite powders coated with Al2O3 were prepared by the method of hydrolysis-deposition of mixed aluminium salt solution of Al2(SO)4-Al(NO3)3-Urea. The effects of coating-process parameters on the characteristics of coated composite powders were also investigated. As the content of TiO2 dispersed in deionized water increased, the coated composite powders were found to be more uniform in size and unagglomerated. When TiO2 powders were coated for 30 min, the optimum TiO2 content in the coating process was 400 mg/ι. The size of TiO2 particle was increased approximately from 0.7${\mu}{\textrm}{m}$ to 1.0${\mu}{\textrm}{m}$ through coating of Al2O3. The IEP of coated composite powders was pH=8.3 identical to the value of aluminium hydroxides and the zeta-potential showed nearly similar values each other. When heat treating coated composite powders at 130$0^{\circ}C$, only two phases of TiO2(rutile) and Al2TiO5 were observed. These results showed that the suface of TiO2 could be uniformly coated with the aluminium hydroxide.

  • A method of synthesizing $NaAlCO_3(OH)_2$ (Dawsonite) and $KAlCO_3(OH)_2$, was investigated by blowing $CO_2$ gas into sodium and potassium aluminate solutions. The reactions were accomplished at a temperature of 80 to $90^{\circ}C$, while $CO_2$ gas was blowing into the solutions which the molar ratios of $Na_2O/Al_2O_3,\;and\;K_2O/Al_2O_3$ were 6 to 8 and 8 to 10, respectively. It was observed that highly purified Dawsonite and $KAlCO_3(OH)_2$ are produced when Alumina is present in Boehmite at an equilibrium solid phase with a large amount of $HCO_3^-$ in the solutions. The rational formulas of Dawsonite and $KAlCO_3(OH)_2$synthesized under the conditions should be expressed as $NaAlO(OH)HCO_3\;and\;KAlO(OH)HCO_3$, respectively, by IR analysis. In addition, electron microscopic observation also indicated that Dawsonite in a fibrous crystal and $KAlCO_3(OH)_2$ in a needleshaped crystal.

Low temperature and dieletric properties of $Al_2O_3$/CAS glass composites by dose and particle size of $Al_2O_3$ filler and sintering time ($Al_2O_3$ 충전제의 함량, 입도 및 소결시간에 따른 $Al_2O_3$/CAS glass 복합체의 저온 소결 및 유전 특성)

  • Influences of dose and particle size of $Al_2O_3$ filler and sintering time on the dielectric properties of $Al_2O_3$ filler/CaO-$Al_2O_3-SiO_2$ (CAS) glass composites were investigated with a view to applying the composites to the substrate material in low temperature co-firing ceramic (LTCC) technology. The increased addition of $Al_2O_3$ filler with the particle size of 1 ${\mu}m$ monotonically decreased the density of the sintered specimen at a given temperature, while sintering of the 10 wt% $Al_2O_3$ added specimen at $925^{\circ}C$ for 2 h demonstrated 96.0 % of the relative density, dielectric constant of 6.34, and quality factor of 2,760 GHz. As for the influence of the particle size of the $Al_2O_3$ filler, there existed an optimum particle size (30 ${\mu}m$) to ensure successful densification (96.5 %) of the 10 wt% $Al_2O_3$/CAS composites at $925^{\circ}C$ for 2 h, at which condition the specimen demonstrated dielectric constant of 5.45 and quality factor of 3,740 GHz. When the influence of the sintering time of the 10 wt% $Al_2O_3$) (30 ${\mu}m$) added specimen was investigated at the sintering temperature of $925^{\circ}C$, an overly long sintering time degraded dielectric properties due to the over-sintering and the significant growth of the second phase such as anorthite, while the sintering for 4 h demonstrated 96.58 % of the relative density, dielectric constant of 5.4, and quality factor of 4,050 GHz. These results demonstrate the feasibility of the investigated material as the substrate material in LTCC technology.

  • The powder mixture of Si3N4-AlN-Y2O3, Si3N4-AlN-CeO2 and Si3N4-AlN-Y2O3-CeO2 system was hot-pressed at 175$0^{\circ}C$ for 2h in N2 to prepare $\alpha$-Sialon ceramics. The mechanical property and oxidation behaviour of the prepared $\alpha$-Sialon ceramics were investigated. At 120$0^{\circ}C$, oxidation resistance was best for the Y2O3 added $\alpha$-Sialon ceramics and oxidation rate increased when the amount of CeO2 increased. But when the mixture of Y2O3 and CeO2 added $\alpha$-Sialon ceramics showed a good oxidation resistance. Fracture toughness of (Y2O3+CeO2) added $\alpha$-Sialon ceramics was higher than Y2O3 added $\alpha$-Sialon ceramics.

  • Effects of boron and carbon on the densification and thermal decomposition of an AlN-SiC-$TiB_2$ system were investigated. $SiO_2$ was mostly removed by the addition of carbon, while $Al_2O_3$ formed $Al_4O_4C$ and promoted the densification of the systems above $1850^{\circ}C$. Rather porous specimens were obtained without the additives after hot pressing at $2100^{\circ}C$, while densification was mostly completed at $2000^{\circ}C$ by using the additives. The sintering temperature decreased further to $1950^{\circ}C$ by applying spark plasma sintering. The additives promoted the shrinkage of AlN by forming a liquid phase which was originated from the carbo- and boro-thermal reduction of $Al_2O_3$ and AlN.

Heat Treatment Effects of Staggered Tunnel Barrier (Si3N4 / HfAlO) for Non-volatile Memory Application

  • NAND형 charge trap flash (CTF) non-volatile memory (NVM) 소자가 30nm node 이하로 고집적화 되면서, 기존의 SONOS형 CTF NVM의 tunnel barrier로 쓰이는 SiO2는 direct tunneling과 stress induced leakage current (SILC)등의 효과로 인해 data retention의 감소 등 물리적인 한계에 이르렀다. 이에 따라 개선된 retention과 빠른 쓰기/지우기 속도를 만족시키기 위해서 tunnel barrier engineering (TBE)가 제안되었다. TBE NVM은 tunnel layer의 전위장벽을 엔지니어드함으로써 낮은 전압에서 전계의 민감도를 향상 시켜 동일한 두께의 단일 SiO2 터널베리어 보다 빠른 쓰기/지우기 속도를 확보할 수 있다. 또한 최근에 각광받는 high-k 물질을 TBE NVM에 적용시키는 연구가 활발히 진행 중이다. 본 연구에서는 Si3N4와 HfAlO (HfO2 : Al2O3 = 1:3)을 적층시켜 staggered의 새로운 구조의 tunnel barrier Capacitor를 제작하여 전기적 특성을 후속 열처리 온도와 방법에 따라 평가하였다. 실험은 n-type Si (100) wafer를 RCA 클리닝 실시한 후 Low pressure chemical vapor deposition (LPCVD)를 이용하여 Si3N4 3 nm 증착 후, Atomic layer deposition (ALD)를 이용하여 HfAlO를 3 nm 증착하였다. 게이트 전극은 e-beam evaporation을 이용하여 Al를 150 nm 증착하였다. 후속 열처리는 수소가 2% 함유된 질소 분위기에서 $300^{\circ}C$$450^{\circ}C$에서 Forming gas annealing (FGA) 실시하였고 질소 분위기에서 $600^{\circ}C{\sim}1000^{\circ}C$까지 Rapid thermal annealing (RTA)을 각각 실시하였다. 전기적 특성 분석은 후속 열처리 공정의 온도와 열처리 방법에 따라 Current-voltage와 Capacitance-voltage 특성을 조사하였다.
