Optoelectronics based on 2D semiconductor heterostructures

  • Van der Waals (vdW) heterostructures built from two-dimensional layered materials provide an unprecedented opportunity in designing new material systems because the lack of dangling bonds on the vdW surfaces enables the creation of high-quality heterointerfaces without the constraint of atomically precise commensurability. In particular, the ability to build artificial heterostructures, combined with the recent advent of transition metal dichalcogenides, allows the fabrication of unique semiconductor heterostructures in an ultimate thickness limit for fundamental studies as well as novel device applications. In this talk, we will present the characterization of the electronic and optoelectronic properties of atomically thin p-n junctions consisting of vertically stacked WSe2 and MoS2 monolayers. We observed gate-tunable diode-like current rectification and a photovoltaic response across the p-n interface. Unlike conventional bulk p-n junctions, the tunneling-assisted interlayer recombination of the majority carriers is responsible for the tenability of the charge transport and the photovoltaic response. Furthermore, we will discuss the enhanced optoelectronic characteristics in graphene-sandwiched vdW p-n junctions.

  • In this paper, a new PD measurement technique of pulse superposition method was proposed in order to investigate both PD mechanism and phase related PD patterns. From the experimental results, we could find that the polarity and the phase angle of the superposed pulse take great effects on PD characteristics and these method make it possible to get the physical information which statistical approach can not give. We could conclude that the changes of PD characteristics in the void surrounded by polymers may be attributed to the injection of charge carriers thereby formation of space charge in the surface and/or the bulk of the polymer.

  • The microstructure and humidity sensitive characteristics of $V_2O_5$ doped $CaTiO_3$ were studied. Sensing elements were prepared in bulk form. This element exhibits a porous structure. The grain grows and electrical conductivity increases as doping amount of $V_2O_5$ increases. The change of impedance and capacitance under different r.h is remarkable, and the conduction carriers of this element were ions.

The Durability of Ships Considering Fatigue Cracking

  • The larger trends related to cracking in ocean going vessels (primarily tankers and bulk carriers) are reviewed on the basis of available data. The typical interrelated causes of such cracking are: high local stresses, extensive use of higher strength steels, inadequate treatment of dynamic loads, adverse operational factors (harsh weather, improper vessel handling), and controllable structural degradation (corrosion, wear, stevedore damage). Three consequences of cracking are then discussed: structural failure, pollution, and increased maintenance. The first two, while rare, are potentially of high consequence including loss of life. The types of solutions that can be employed to improve the durability of ships in the face of fatigue cracking are then presented. For existing vessels, these solutions range from repairs based on structural analysis or service experience, control of corrosion, and enhanced surveys. For new vessels, the use of advanced design procedures that specifically address dynamic loads and fatigue cracking is necessary. As the preferred solution to the problem of cracking in ships, this paper advocates prevention by explicit design by first principles.

High-Efficiency Polymer-Titanium Oxide Hybrid Solar Cells

  • We report a new architecture for high efficiency polymer solar cells introducing a new concept of 'optical spacer' with new material. By implementing a novel solution-based titanium oxide ($TiO_{x}$) layer between the active layer and the electron collecting Al electrode, we invented a way to increase ${\sim}50\;%$ in power conversion efficiency compared to conventional polymer solar cells. Now the new devices exhibit ${\sim}6\;%$ power conversion efficiency, which is the highest value reported to date for a polymer based photovoltaic cell. The $TiO_{x}$ layer increases the efficiency by modifying the spatial distribution of the light intensity inside the device, thereby creating more photogenerated charge carriers in the bulk heterojunction layer.

Performance enhancement of Si channel MESFET using double $\delta$-doped layers (이중 $\delta$ 도핑층을 이용한 Si 채널 MESFET의 성능 향상에 관한 연구)

  • A Si-channle MESFET using .delta.-doped layers was designed and the considerable enhancement of the current driving capability of the device was observed by simulation. The channel consists of double .delta.-doped layers separated by a low-doped spacer. Cariers are spilt from the .delta.-doped layers and are accumulated in the spacer. The saturation current is enhanced by the contribution of the carriers in the spacer. Among the design parameters that affect the peformance of the device, the thickness of the spacer and the ratio of the doping concentrations of the two .delta.-doped layers were studied. The spacer thickenss of 300~500.angs. and the doping ratio of 3~4 were shown to be the optimized values. The saturation current was observed to be increased by 75% compared with a bulk-channel MESFET. The performances of transconductance, output resistance, and subthreshold swing were also enhanced.

Dynamic Response of Charge Recombination from Post-Annealing Process in Organic Solar Cell Using Intensity Modulated Photovoltage Spectroscopy

  • Intensity modulated photovoltage spectroscopy (IMVS) analysis of organic solar cells (OSCs) with a bulk-heterojunction (BHJ) film composed of P3HT and $PC_{61}BM$ was performed. The dynamic response of charge recombination by the post-annealing approach in $P3HT/PC_{61}BM$ BHJ solar cells characterized by IMVS demonstrated that post-annealing reduced the recombination of electron carriers in the device. The recombination times of $P3HT/PC_{61}BM$ BHJ solar cells post-annealed at room temperature, 80, 120, and $140^{\circ}C$ were 0.009, 0.020, 0.024, and 0.030 ms, respectively, at a short-circuit current of 0.18 mA. The results indicated that the IMVS analysis can be effectively used as powerful.

  • Since 1960 tankers and bulk carriers have rapidly increased in size up to 500, 000 dwt. in operating as main system of transportation for the international trade at sea, and studies are doing carried out by various groups with a view to increasing the size still further. However, the service speed of these ships has remained almost constant, and steering devices of them have nearly not changed, comparing with regular size of a dry cargo ship. This creats the dituation where stopping distance and advance are proportionally longer for larger ships. In case of collision at sea, these vessels have been arised some serious casualties, such as sinking, fire and oil pollution. This paper analyzers a study for the handling of super huge vessels to avoid collision at sea, basing on the results of the crash astern test and turning test of them.

Degradation of GaAs HBT induced by instability of base surface recombination states (베이스 표면재결합상태의 불안정에 의한 GaAs HBT의 열화)

  • Although GaAs HBTs are very attractive for high power amplifier because of their power handling capablity, they can't be actively commercialized due to the degradation of current gain occured in hihg current operation. In this paper we analyzed the type of current gain degradation of GaAs HBTs under high constant current stress, and identified the mechanism by using two dimensional numerical simulation. The cause of degradation was found out to be the variation of surface recombination states at the interface between GaAs extrinstic base and the nitride passivating the surface of base. The energy radiated from recombination of carriers in bulk as well as near the surface is estimated to activate the change of the surface states.

Ultimate Longitudinal Strength Assessment of Ships' Hull Girders

  • Recently, International Association Classification Societies (IACS) has adopted the Common Structural Rules (CSR) for Bulk Carriers and Tankers, which specifies the requirement associated with the ultimate strength of hull girder structure. The theoretical background and the results of verification study are neither well summarized nor released. Furthermore, the requirement is not a form of deterministic formula but a form of program in which source code is not disclosed. The reliability of the non-linear structural analysis program is verified through the comparison with the results of the analysis and the model test. Then, the reliability of the ultimate strength requirement in CSR is checked by comparing with the results of rigorous non-linear analysis.
