In-Ga-O 박막에서 Gallium 조성 변화에 의한 박막의 특성변화 연구 및 소자 응용

  • 최근 디스플레이 기술은 급속도로 발전해 가고 있다. 디스플레이 산업의 눈부신 성장에 발맞추어 초고화질, 초고선명, 고속 구동 및 대형화 등을 포함하는 최신 기술의 디스플레이 구동이 필요하다. 이러한 요구사항을 만족하기 위해서는 각 픽셀에 영상정보를 기입하는 충전시간을 급격히 감소시켜야 하고 따라서 픽셀 트랜지스터(TFT)의 이동도는 급격히 증가해야 한다. 따라서 차세대 디스플레이 실현을 위해서 고이동도 특성을 구현 할 수 있는 신물질의 개발이 매우 중요하다. 현재 산화물박막트랜지스터는 차세대 디스플레이 실현을 위해 가장 주목받고 있으며, 실제로 산화물박막 트랜지스터의 핵심소재인 In-Ga-Zn-O(a-IGZO) 산화물의 경우 국내외에서 디스플레이에 적용되어 생산이 시작되고있다. 그러나 a-IGZO 산화물의 경우 이동도가 $5-10cm^2V{\cdot}s$ 수준이어서 향후 개발 되어질 초고해상도/고속구동 디스플레이 실현(이동도 $50cm^2V{\cdot}s$)에는 한계가 있다. 따라서 본 연구에서는 이를 해결 할 수 있는 'post-IGZO' 개발을 위해 In2O3에 Ga2O3를 조성별로 고용시켜 박막의 구조적, 전기적, 광학적 특성 및 TFT를 제작하여 특성 연구를 진행하였다. 조성은 In2O3에 Ga2O3를 7.5%~15% 도핑 하였으며, Sputtering을 이용하여 indium gallium oxide(IGO) 박막을 제작하였다. 박막은 상온 및 $300^{\circ}C$에서 증착 하였으며 증착 된 IGO 박막은 Ga=12.5% 까지는 In2O3에 Ga이 모두 고용되어 cubic In2O3 poly crystalline을 나타내는 것을 확인하였으며 Ga=15%에서 Gallium 관련 2차상이 확인되었다. Ga양이 변화함에 따라 박막의 전기적 특성이 조절 가능하였으며 이를 이용하여 IGO 박막을 30 nm 두께로 증착 하여 IGO 박막을 channel layer로 사용하는 bottom gate structured TFTs를 제작 하였다. IGO TFTs는 Ga=10%에서 on/off ratio ${\sim}10^8$, 그리고 field-effect mobility $84.8cm^2/V{\cdot}S$를 나타내며 초고화질, 초고선명 차세대 디스플레이 적용 가능성을 보여 준다.

  • 전하 트랩형 비휘발성 메모리는 10년 이상의 데이터 보존 능력과 빠른 쓰기/지우기 속도가 요구 된다. 그러나 두 가지 특성은 터널 산화막의 두께에 따라 서로 trade off 관계를 갖는다. 즉, 두 가지 특성을 모두 만족 시키면서 scaling down 하기는 매우 힘들다. 이것의 해결책으로 적층된 유전막을 터널 산화막으로 사용하여 쓰기/지우기 속도와 데이터 보존 특성을 만족하는 Tunnel Barrier engineered Memory (TBM)이 있다. TBM은 가운데 장벽은 높고 기판과 전극쪽의 장벽이 낮은 crested barrier type이 있으며, 이와 반대로 가운데 장벽은 낮고 기판과 전극쪽의 장벽이 높은 VARIOT barrier type이 있다. 일반적으로 유전율과 밴드갭(band gap)의 관계는 유전율이 클수록 밴드갭이 작은 특성을 갖는다. 이러한 관계로 인해 일반적으로 crested type의 터널 산화막층은 high-k/low-k/high-k의 물질로 적층되며, VARIOT type은 low-k/high-k/low-k의 물질로 적층된다. 이 형태는 밴드갭이 다른 물질을 적층했을 때 전계에 따라 터널 장벽의 변화가 민감하여 전자의 장벽 투과율이 매우 빠르게 변화하는 특징을 갖는다. 결국 전계에 민감도 향상으로 쓰기/지우기 속도가 향상되며 적층된 유전막의 물리적 두께의 증가로 인해 데이터 보존 특성 또한 향상되는 장점을 갖는다. 본 연구에서는 SiO2/Al2O3 (2/3 nm)와 SiO2/HfAlO (2/3 nm)의 이중 터널 산화막을 증착 시킨 MIS capacitor를 제작한 후 터널 산화막에 전하가 트랩되는 것을 피하기 위하여 다양한 열처리 온도에 따른 current-voltage (I-V), capacitance-voltage (C-V), constant current stress (CCS) 특성을 평가하였다. 급속열처리 공정온도는 600, 700, 800, 900 ${^{\circ}C}$에서 진행하였으며, 낮은 누설전류, 터널링 전류의 증가, 전하의 트랩현상이 최소화되는 열처리 공정의 최적화 실험을 진행하였다.

  • Recently, TFTs based on amorphous oxide semiconductors (AOSs) such as ZnO, InZnO, ZnSnO, GaZnO, TiOx, InGaZnO(IGZO), SnGaZnO, etc. have been attracting a grate deal of attention as potential alternatives to existing TFT technology to meet emerging technological demands where Si-based or organic electronics cannot provide a solution. Since, in 2003, Masuda et al. and Nomura et al. have reported on transparent TFTs using ZnO and IGZO as active layers, respectively, much efforts have been devoted to develop oxide TFTs using aforementioned amorphous oxide semiconductors as their active layers. In this thesis, I report on the performance of thin-film transistors using amorphous indium gallium zinc oxides for an active channel layer at room temperature. $SiO_2$ was employed as the gate dielectric oxide. The amorphous indium gallium zinc oxides were deposited by RF magnetron sputtering. The carrier concentration of amorphous indium gallium zinc oxide was controlled by oxygen pressure in the sputtering ambient. Devices are realized that display a threshold voltage of 1.5V and an on/off ration of > $10^9$ operated as an n-type enhancement mode with saturation mobility with $9.06\;cm^2/V{\cdot}s$. The devices show optical transmittance above 80% in the visible range. In conclusion, the fabrication and characterization of thin-film transistors using amorphous indium gallium zinc oxides for an active channel layer were reported. The operation of the devices was an n-type enhancement mode with good saturation characteristics.

Residual Radioactivity Investigation & Radiological Assessment for Self-disposal of Concrete Waste in Nuclear Fuel Processing Facility (콘크리트 폐기물의 자체처분을 위한 잔류방사능 조사 및 피폭선량평가)

  • In this study, domestic regulatory requirement was investigated for self-disposal of concrete waste from nuclear fuel processing facility. And after self-disposal as landfill or recycling/reuse, the exposure dose was evaluated by RESRAD Ver. 6.3 and RESRAD BUILD Ver.3.3 computing code for radiological assessments of the general public. Derived clearance level by the result of assessments for the exposure dose of the general public is 0.1071Bq/g (3.5% enriched uranium) for landfill and $0.05515Bq/cm^2$ (5% enriched uranium) for recycling/reuse respectively. Also, residual radioactivity of concrete waste after decontamination was investigated in this study. The result of surface activity is $0.01Bq/cm^2\;for\;{\alpha}-emitter$ and the result of radionuclide analysis for taken concrete samples from surface of concrete waste is 0.0297Bq/g for concentration of $^{238}U$, below 2w/o for enrichment of $^{235}U$ and 0.0089Bq/g for artificial contamination of $^{238}U$ respectively. Therefore, radiological hazard of concrete waste by self-disposal as landfill and recycling/reuse is below clearance level to comply with clearance criterion provided for Notice No.2001-30 of the MOST and Korea Atomic Energy Act.

  • ABO2 형태를 가진 delafossite 구조 산화물은 p-type 투명전도체 소재로 유명하다. Delafossite 구조가 p-type 투명전도체에 적합한 결정적인 이유는 밴드갭이 넓고 공유결합에 유리하기 때문이다. 투명전도체는 가시광선의 흡수가 없도록 band gap을 넓히는 것이 우선인데 이러한 band gap이 넓은 구조가 delafossite이다. 또한 delafossite 구조는 구조적으로 각각의 산화물 이온들이 유사 사면체 배위(pseudo-tetrahedral coordination)을 갖는다. 이러한 사면체 배위결합구조에서 산소이온은 비결합면이 없기 때문에 더욱더 공유결합성을 향상시킬 것으로 생각된다. 여기서 A는 +1가 cation, B은 +3가 cation으로 구성되어 있다. A자리에는 1가 원소인 팔라듐, 플래티늄, 은, 구리 등을 가질 수 있고. B자리에 3가 원소이면서도 크기가 알루미늄보다는 크고 란타늄보다는 작은 금속이 들어갈 수 있다. Delafossite 구조는 상온에서 2종류의 polytype (상온에서 Rhombohedaral 구조와 hexagonal 구조)이 존재하며 이들은 각각 3R(Rm) 및2H (P63/mmc)의 결정 구조를 가지고 있다. CuCrO2는 일반적으로 3R결정구조를 가지는 것으로 알려져 있다. delafossite 구조는 전기적 이방성을 띄고 있는데 c-축 방향으로의 전기적 특성이 a-축 방향으로의 전기적 특성보다 약 1000배 높은 물성을 띈다고 한다. 이는 c-축 방향의 원자 위치 때문인데 CuCrO2의 경우 Cu-O-Cr-O-Cu로서 3d-2p-3d-2p-3d 궤도를 가지기 때문인 것으로 알려져 있다.[ref] 반면 c-축으로 에피성장된 박막의 경우 +3가 이온이 위치한 layer에서 hole hopping에 의해 캐리어가 전도된다고 알려져 있기도 하다. 본 연구에서는 PLD를 이용하여 c-plane 사파이어 기판위에 성장된 delafossite구조인 CuCrO2박막의 특성을 알아보았다. p-type 특성을 위하여 CuCrO2에 Ni를 첨가하였으며 그에 따른 구조적 전기적 특성을 조사하였다. 성장온도와 도핑농도를 변화시켜 특성을 연구하였다. 결정구조적 특성과 전기적 특성을 분석하려 한다.

A Study on the Effect of Fluidizing Media on the N2O Production in Fluidized Bed Incineration of Sewage Sludge (하수슬러지 유동층 소각에서 유동매체가 N2O 발생에 미치는 영향에 관한 연구)

  • This study was performed to investigate the effects of fluidizing media on $N_2O$ production in fluidized bed incineration of sewage sludge. The fluidized media were prepared in a form of 2 mm bead by mixing zeolite powders in our lab. Sand having 0.4 mm of the mean size showed 0.44 m/s of minimum fluidization velocity ($U_{mf}$), while the prepared zeolite media 0.5 m/s. When the ratio of fluidizing media height to the inside diameter of the incinerator (bed aspect ratio) increased from 1.4 to 3.1, it was found that $U_{mf}$ of the zeolite media was varied from 0.5 m/s to 0.7 m/s. Under the operation conditions in 1.79 of excess air ratio, $909^{\circ}C$ of bed temperature and ca. 1.65 m/s of superficial velocity, as the weight of fluidizing meadia was increased, $O_2$ concentration in the flue gas was slightly decreased, and $CO_2$ increased. Above 6 kg of fluidizing media weight (1.98 of bed aspect ratio), it was observed that $N_2O$ concentration was significantly reduced, which might result from the decomposition of $N_2O$ on the zeolite media rather than transformation of $N_2O$ to NOx. On the other hand, in a variation of the zeolite media mixing ratio to sand and bed temperature at a constant total bed height, significant difference was exhibited in $N_2O$ emission concentration according to the temperature. Considering the operation temperature in the incineration, the effective calcination temperature of the zeolite media was suggested to be around $900^{\circ}C$.

Purification Siderophore from Vibrio mimicus ATCC 33653 and its Effect to Bacterial Pathogenecity (Vibrio mimicus ATCC 33653이 생산하는 Siderophore의 정제와 균의 병원성에 미치는 영향)

  • Growth under conditions of iron-restriction and the production of siderophore was examined in Vibrio mimicus ATCC 33653. This strain grew and multiplied in the presence of the high-affinity iron chelators ethylenediamine-di (o-hydroxyphenylacetic acid). Chrome azurol S (CAS) agar and solution were used to detect the production of siderophore under these condition. Siderophore could be detected in the iron-restricted culture supernatants. The siderophore was extracted from iron-restricted culture supernatants by phenol-chloroform-ether method and purified by Dowex ion-exchange and Sephadex G-25 gel filtracton chromatography. The purified siderophore was confirmed by paper chromatography and HPLC. The Purified siderophore enhanced the growth of V. mimicus when the bacterium was grown in iron limited medium. Injection of both the siderohore and the bacteria to mice resulted in more rapid death than that of the only bacteria. However, the siderophore did not show lethality to mice and any toxicity to cell line like HeLa and U937.

Estimation of optimal ecological flowrates for fish habitats in a nature-like fishway of a large river

  • Fishways are constructed to provide longitudinal connectivity of streams or rivers where their flow has been altered by in-stream structures such as dams or weirs. Nature-like fishways have an additional function of providing fish habitats. In the study, we estimated the role of a nature-like fishway (length: 700 m, slope: 1/100) for fish habitat by using two dominant species in the Sangju Weir, Nakdong River, to calculate the optimal ecological flow rate using Physical HABitat SIMulation (PHABSIM). To identify the dominant species that used the fishway, we conducted trap monitoring from August to November 2012 at the fishway exit. The dominant species were Zacco platypus and Opsariichthys uncirostric amurensis with a relative abundance of 62.1% and 35.9%, respectively. Optimal habitat suitability indices (HSIs) for Z. platypus and O. u. amurensis were calculated as 0.6-0.8 m/s (water velocity) and 0.2-0.4 m (water depth), and 0.5-0.7 m/s (water velocity) and 0.1-0.3 m (water depth), respectively. The optimal ecological flow rates (OEFs) for Z. platypus and O. u. amurensis were 1.6 and 1.7 cubic meter per second (CMS), respectively. The results of the study can be used in a management plan to increase the habitat function of nature-like fishways in the Sangju Weir. This methodology can be utilized as an appropriate tool that can determine the habitat function of all nature-like fishways.

IDENTIFICATION AND DETERMINATION OF GINSENG SAPONINS, PROSAPOGENINS AND SAPOGENINS FROM CRUDE DRUG PREPARATIONS FOR QUALITY CONTROL

  • Ginseng saponins have been known as main active principles and analyzed as the index components in ginseng and its products for quality control. But it is generally difficult to analyze the saponins in crude drug preparations. Saponins, Prosapogenins and sapogenins of crude drug preparation were identified by TLC and determined quantitatively by HPLC. $Prosapogemins-Rg_3\;-Rg_2\;and\;{\Delta}^{20}-prosapogenin$ were extracted with ethyl acetate from $50\%$ acetic acid hydrolyzates of saponin fractions and identified by TLC with lower phase of $CHCl_3/MeOH/H_2$ O\65:35:10. v/v)on silica gel plate, and quantified by HPLC on $Lichrosorb-NH_2$ column with $CH_3CN/H_2O(90:10,\;v/v).$ Sapogenins. panaxadiol and panaxatriol. were extracted with ethyl ether from $7\%-sulfuric$ acid hydrolyzates of saponin fractions and identified by TLC with chloroform/acetone(1 : 1 v/v) on silica gel plate. and quantified by HPLC on u - Bondapak $C^{18}$ column with $CH_3CN/MeOH/CHCl_3(83:10:7.\;v/v).$ These analyses of prosapogenins and sapogenins are more useful for quality control than those of saponins in crude drug preparations such as So - Shi - Ho - Tang(소시호탕), Sa - Kun - Ja - Tang(사군자탕), Yook - Kun - Ja - Tang(육군자탕), and In - Sam -Tang(인삼탕)
