플렉시블 전자기기 응용을 위한 미세 솔더 범프 접합부에 관한 연구 (Study on Joint of Micro Solder Bump for Application of Flexible Electronics)

  • In electronic industry, the trend of future electronics will be flexible, bendable, wearable electronics. Until now, there is few study on bonding technology and reliability of bonding joint between chip with micro solder bump and flexible substrate. In this study, we investigated joint properties of Si chip with eutectic Sn-58Bi solder bump on Cu pillar bump bonded on flexible substrate finished with ENIG by flip chip process. After flip chip bonding, we observed microstructure of bump joint by SEM and then evaluated properties of bump joint by die shear test, thermal shock test, and bending test. After thermal shock test, we observed that crack initiated between $Cu_6Sn_5IMC$ and Sn-Bi solder and then propagated within Sn-Bi solder and/or interface between IMC and solder. On the other hands, We observed that fracture propated at interface between Ni3Sn4 IMC and solder and/or in solder matrix after bending test.

디젤 엔진용 일체형 스틸 단조피스톤 공정 개발에 관한 연구 (A Study on the Process Development of Mono Steel Forged Piston for Diesel Engine)

  • The mono steel forged piston was improved a mechanical strength of an aluminum piston and reduced the weight of a articulated piston. The mono steel forged piston was composed of forged crown part and forged skirt part and was completed by friction welding process of two forged parts. Forging process analysis and friction welding analysis was done by finite element simulation using numerical package DEFORM. The preform shape and the initial billet dimension were decided by maximum stress of the die, amount of the flash and filling of die. The upset length of friction welding variable was decided by the shape of the flash that was created by friction welding analysis. Through this research, we developed a forging process of the mono steel forged piston, and decided the design variables of friction welding.

  • Recently, condenser tube which is used for a cooling system of automobiles is mainly manufactured by the conform extrusion but this method is inferior as compared with direct extrusion in productivity per the unit time and in the equipment investment. Therefore, it is essential for the conversion of direct extrusion with porthole die. The direct extrusion with porthole die can produce condenser tube which has the competitive power in costs and qualities compared with the existing conform extrusion. This study is designed to evaluate metal flow, welding pressure, extrusion load tendency of mandrel deflection that is affected by variation of porthole shape in porthole die. Estimation is carried out using finite element method under the non-steady state. Also this study was examined into the cause of mandrel fracture through investigating elastic deformation of mandrel during the extrusion.

자동차용 컨트롤 암 알루미늄 열간 압출을 위한 포트홀 금형개발 (Development of porthole Die on Aluminum Extrusion for the Automobile Control Arm)

  • The characteristic properties of aluminum, high strength stiffness to weight ratio, good formability, good corrosion resistence, and recycling potential make it the ideal candidate to replace heavier materials in the car to respond to the weight reduction demand within the automotive industry. In this paper, FE simulation was carried out to design an appropriate extrusion die for the automobile control arm. Based on the FE simulation result, a new die design has been proposed for uniform material flow in the cross section of extruded product. And then the welding pressure, extrusion load, and the tendency of mandrel deflection were estimated to verify high quality. In the extrusion experiment, it was possible to produce sound product without defects.

다공 Al 컨덴서 튜브의 압출공정 해석 (Extrusion Process Analysis for Al Condenser Tube with Multi Hole)

  • This paper describes the analysis of extrusion process and integrity for a condenser tube which is a component of the heat exchanger in automobile and all conditioning apparatus. Recently, according to the development of analysis method using the computer, the numerical simulation have been applied to the 3-dimensional hot extrusion process with complex section area of the non-steady statement and then results of the analysis have been applied to optimal die design and process design. In this paper, firstly, the die design was performed for a condenser tube with a multi-hole section and the rigid-plasticity FE analysis performed of extrusion process. Secondly, we estimated metal flow of billet, extrusion load, welding pressure in chamber etc. and evaluated the pressure and elastic strain of the die land and mandrel tooth profile through a stress analysis of the die. Finally, the extrusion test was performed to estimate the validity of FE analysis. This paper confirmed that the designed extrusion die of the research is satisfactorily designed fur integrity of condenser tube.

알루미늄 봉재의 압출압접 강도에 관한 연구 (A Study of Extru-Pressure Welding Strength of Aluminum Rods)

  • It was investigated that two rods of aluminum can be welded by hot extru-pressure welding method with stepped welding dies, and that the welding pressure and metal flow on the welding surface were analyzed by computer simulation according to the stepped shapes of welding dies. It was known by computer simulation that welding pressure on the welding section of rods welded using stepped welding dies could be higher than the welding pressure of aluminum rods without using stepped welding die. And it was known by experiments that two rods of aluminum can be welded on the end sections by hot extru-pressure welding method using stepped welding dies without relative rotational movement of contacted aluminum rods in the case of friction welding of rods.

PALW을 이용한 소경 스테인리스강 튜브의 용입특성 개선 (Improvement of Penetration Characteristics by Plasma Augmented Laser Welding of Small Diameter Stainless Steel Tubes)

  • Laser welding is obviously an attractive method to join small, thin parts such as small stainless steel tubes, but it is very sensitive to the joint clearance and tolerance, and this makes laser welding difficult to obtain consistent welding qualities over time. Recently, Plasma Augmented Laser Welding(PALW) is being developed to solve these problems. In this study, plasma arc welding(PAW) was introduced to join conventional V-grooved butt joint of thin stainless steel strips using single laser heat source in manufacturing small stainless steel tubes. The effect of the welding speed enhancement is investigated by the experiments. Effects of welding directions, distance between the heat sources and intensity of arc heat source on the optimal welding speed was investigated. Through this research, it was confirmed that PALW process has higher welding speed and robustness than laser welding process.

플랜지 요크 성형용 열간단조 금형의 수명 연장 (Lengthening of Hot Forging Die Life for Flange Yoke Forming)

  • 열간단조 밀폐금형의 수명연장을 위한 빌릿의 소성변형 유동해석을 유한 요소법에 의하여 실시한 결과 임프레션 형상에 대한 수정설계를 수행하였고, 임프레션 표면 마멸부위의 보수방법을 육성용접에 의한 방법으로 금형을 재생하여 사용한 결과 개발 전의 3,0(H개 생산에서 개발 후 5,000개 양산되었을 때 임프레션 표면을 관찰하였더니 3,000개 정도에서 나타났던 마멸보다 얕은 마멸이 나타났다.

  • It have been proceeded that research of analysis of extrusion process using porthole die. recently it is performed partly through the finite element method in the non steady state that design variables. The subject of this research is integrity improvement of speaker body which is being produced by porthole die extrusion in my country. Extrusion load of speaker case, and welding pressure of billet in the chamber are estimated by the means of rigid-plasticity finite element method. And then extrusion of trial was performed to estimate the validity of FE analysis.

포트홀 압출의 소성유동에 대한 이론 및 실험적 연구 (A Theoretical and Experimental Study on the Plastic Flow in Porthole Extrusion)

  • The paper is concerned with plastic flow in the port and welding chamber of rectangular hollow section extrusion through the porthole die. The extrusion process is analyzed by numerical simulation and experiments in the unsteady state. The effects of types of inlet with and without taper on the flow and extrusion load are mainly discussed and compared by FEA and experiments. Experiments are carried out by using the plasticine as a model material at room temperature. To visualize the plastic flow in the extrusion process, some split dies and punches are designed and manufactured by EDM. The theoretical predictions by FEM are reasonable agreements with experimental results on the deformed configurations and welding lines.
