Thermal analysis of a VCSEL array with flip-chip bond design (플립칩 본딩 구조의 표면방출레이저 어레이에 대한 열 해석)

  • The finite element model was used to simulate the temperature distribution of a arrayed vertical-cavity surface-emitting laser (VCSEL). In this work, the dimension of AlGaAs/GaAs based VCSEL array was $50{\mu}m$ active diameter and $250{\mu}m$ pitch, and AuSn solder of 80wt%Au-20wt%Sn was included to flip-chip bond. The results of the thermal simulation will be applied to predict the thermal cross-talk in high speed parallel optical interconnects.

Estimating the Thickness Errors in Vertical-Cavity Surface-Emitting Laser Structures from Optical Reflection spectra (반사 스펙트럼을 이용한 VCSEL 에피층의 두께 오차 평가)

  • By comparing the measured optical reflection spectra with calculated one by the transfer-matrix method (TMM) in epitaxial wafers for vertical-cavity surface-emitting lasers (VCSELs), we have estimated the systematic thickness errors in a simple and nondestructive way. The experimentally confirmed technique is based on the finding that the shape of the reflection spectra depends mainly on a newly defined single parameter, the effective error in the n-mirror layers, and the thickness error in the active cavity simply shifts the Fabry-Perot resonance wavelength. Also shown is that the proposed method is reliable when the relative standard deviation of the random thickness errors is less than 0.005. Because reflection spectra are routinely measured, we can easily estimate the thickness errors nondestructively with high spatial resolution.

Evaluation of 1.3-㎛ Wavelength VCSELs Grown by Metal Organic Chemical Vapor Deposition for 10 Gb/s Fiber Transmission

  • We have evaluated a 1.3 ${\mu}m$ vertical-cavity surface-emitting laser (VCSEL), whose bottom mirror and central active layer were grown by metal organic chemical vapor deposition (MOCVD) and whose top mirror was covered with a dielectric coating, for 10 Gb/s data transmission over single-mode fibers (SMFs). Successful demonstration of error-free transmission of the directly modulated VCSEL signals at data rate of 10 Gb/s over a 10 km-long SMF was achieved for operating temperatures from $20^{\circ}C$ to $60^{\circ}C$ up to bit-error-rate (BER) of $10^{-12}$. The DC bias current and modulation currents are only 7 mA and 6 mA, respectively. The results indicate that the VCSEL is a good low-power consuming optical signal source for 10 GBASE Ethernet applications under controlled environments.

  • A distributed Bragg reflector (DBR) for the application of $1.3{\mu}m$ vertical cavity surface emitting laser (VCSEL) has grown by digital-alloy AlGaAs layer using the molecular beam epitaxy (MBE) method. The measured reflection spectra of the digital-alloy AlGaAs/GaAs DBR have uniformity in 0.35% over the 1/4 of 3-inch wafer. Furthermore, the TEM image showed that the composition and the thickness of the digital-alloy AlGaAs layer in AlGaAs/GaAs DBR was not affected by the temperature distribution over the wafer whole surface. Therefore, the digital-alloy AlGaAs/GaAs DBR can be used to get higher yield of VCSEL with the active medium of InAs quantum dots whose gain is inhomogeneously broadened.

  • We have studied the characteristics of oxide VCSELS when their off-current and on-current are kept small in order to find out the possibility of low current operation. A large signal equivalent circuit model has been used. By comparing measured data and simulation results, the parameters of the large signal models are obtained including the capacitances. Using the large signal model, we have investigated the effects of capacitance and on/off currents upon the turn-on/turn-off characteristics and eye diagram. According to the experiment and simulation, the depletion capacitance, which has been neglected, is found to have significant influence on the him-on delay and eye-diagram. Therefore, for high speed and low current operation, the reduction of the depletion capacitance is essential.

  • 대용량의 정보처리에 필요한 새로운 광원에 대한 연구가 활발히 진행되고 있는 가운데, 광원과 광변조 능력을 동시에 가지고 있는 VCSEL이 상당한 주목을 받아 왔지만, 이 소자는 발진하는 레이저의 파장이 활성층의 온도 변화에 따라 천이하는 점과, 편광의 변질 등으로 인해 8$\times$8이상의 고집적 어레이 제작이 어려운 단점이 있어 실용화에 어려움을 겪고 있다. 마이크로 디스크의 위스퍼링 갤러리 모드를 응용한 광양자테 (PQR) 레이저가$^{[l,2]}$ 지닌 몇 가지 특성들은 VCSEL이 가진 문제들을 해결할 수 있는 가능성을 제시하고 있다. 수 $\mu$A에서 nA급의 문턱전류로 구동할 수 있어 주입전류에 의한 활성층의 온도변화 통제가 가능하며, VCSEL이 온도가 증가에 따라 출력파장이 선형적으로 증가하는 반면, PQR 레이저의 출력 파장은 (equation omitted)에 비례하여 증가하므로 온도-파장 관계가 포화되는 영역에서는 주입전류나 외기 온도에 의한 영향을 거의 받지 않는 안정성 때문에 고집적 어레이 광원 제작시 유리하다. 또, 레이저 출력면의 각도에 따라 각각 다른 파장의 빛을 방출하므로, 각도에 따른 각 파장별 필터를 이용하면 광센서 등 여러 가지 용도에 응용할 수 있을 것으로 기대된다.   • 단일기본모드 수직공진표면광레이저(VCSELs)는 광네트워크, 광연결, 광저장 및 레이저 프린팅 등 다양한 분야에 응용이 가능한 소자로서 많은 관심과 연구가 증대되고 있다. 일반적으로 VCSELs은 공간홀버닝(spatial hole burning)과 열 렌즈효과(thermal lensing)로 인하여 단일기본모드로 동작하기가 쉽지 않다. 지금까지 여러 가지 연구가 진행되고 있는데 대표적인 예로서 VCSEL의 공진기를 길게 하거나 출력경 표면을 정교하게 식각하는 방법, 그리고 이온 주입구경과 산화막을 함께 사용한 것들이 있다. A Compact Tunable VCSEL and a Built-in Wavelength Meter for a Portable Optical Resonant Reflection Biosensor Reader

  • This study reports a portable and precision photonic biosensor reader that can measure the concentration of a particular antigen using an optical resonant reflection biosensor (ORRB). To create a compact biosensor reader, a compact tunable vertical-cavity surface-emitting laser (VCSEL) and a compact built-in wavelength meter were manufactured. The wavelength stability and accuracy of the compact built-in wavelength meter were measured to be less than 0.02 nm and 0.06 nm, respectively. The tunable VCSEL emission wavelength was measured with the compact built-in wavelength meter, it has a fast sweep time (~ 10 seconds) and a wide tuning range (> 4 nm) that are sufficient for biosensor applications based on ORRB. The reflection spectrum of a plastic based ORRB chip was measured by the fabricated portable photonic biosensor reader using the VCSEL and wavelength meter. Although the reader is the size of a palmtop device, it could make a precise measurement of the peak wavelength on equal terms with a conventional bulky optical spectrometer.

  • The resonance properties of circular vertical-cavity surface-emitting lasers (VCSELs) are studied by using a newly developed equivalent network approach. Optical parameters, such as the stop-band or the reflectivity of periodic Bragg mirrors and the resonance wavelength, are explored for the design of these structures. To evaluate the differential quantum efficiency and the threshold current density, a transverse resonance condition of circular modal transmission-line theory is also utilized. This approach dramatically reduces the computational time as well as gives an explicit insight to explore the optical characteristics of circular VCSELs.
