ITO와 ZnO:Al 투명전도막의 전기적 특성 및 PDP 셀의 휘도 특성 (Electrical Properties of ITO and ZnO:Al Thin Films and Brightness Characteristics of PDP Cell with ITO and ZnO:Al Transparent Electrodes)

  • 각 종 전자 디바이스의 투명전도막으로 많이 사용되는 ITO 및 ZnO:Al 박막을 스퍼터링법에 의해 제작하였다. 가스압력 및 기판온도 등의 최적조건하에서 제작된 ITO 및 ZnO:Al 박막은 각각 $1.67{\times}10^{-3}[{\Omega}-cm]$$2.2{\times}10^{-3}[{\Omega}-cm]$의 비저항율과 89.61[%] 및 90.88[%]의 가시광 영역에서의 광투과율을 나타내었다. ZnO:Al과 ITO 투명전극을 이용하여 5인치의 PDP 셀을 동일한 제조조건하에서 제작하였다. ZnO:Al의 경우 Ne(base)-Xe(8%)의 가스 혼합비, 그리고 400[Torr]의 압력조건에서 가장 잘 동작되었으며, $200{\sim}300$[V]의 인가전압 범위에서 $836[cd/m^2]$의 평균휘도를 나타내었다. 고휘도 및 저 소비전력특성을 위한 중요한 파라메타인 광효율은 전원 주파수가 $10{\sim}50[Khz]$의 범위에서 $1.2{\sim}1.6[lm/W]$정도를 나타내었으며, ITO의 경우 휘도 및 광 발생 효율은 약 10[%]정도 상승하였다.

Influence of Post Deposition Electro-Annealing on the Properties of ITO Thin Film Deposited on a Polymer Substrate

  • Transparent ITO films were deposited on a polycarbonate substrate with RF magnetron sputtering in a pure argon (Ar) and oxygen ($O_2$) gas atmosphere, and then post deposition electro annealed for 20 minutes in a $4{\times}10^{-1}$ Pa vacuum. Electron bombardment with an accelerating voltage of 100 V increased the substrate temperature to $120^{\circ}C$. XRD analysis of the deposited ITO films did not show any diffraction peaks, while electro annealed films indicated the growth of crystallites on the (211), (222), and (400) planes. The sheet resistance of ITO films decreased from 103 to $82{\Omega}/\square$. The optical transmittance of ITO films in the visible wavelength region increased from 85 to 87%. Observation of the work function demonstrated that the electro-annealing increased the work function of ITO films from 4.4 to 4.6 eV. The electro annealed films demonstrated a larger figure of merit of $3.0{\times}10^{-3}{\Omega}^{-1}$ than that of as deposited films. Therefore, the electro annealed films had better optoelectrical performances than as deposited ITO films.

  • Electrochromism (EC) is defined as a phenomenon in which a change in color takes place in the presence of an applied voltage. Because of their low power consumption, high coloration efficiency, EC devices have a variety of potential applications in smart windows, mirror, and optical switching devices. An EC devices generally consist of a transparent conducting layer, electrochromic cathodic and anodic coloring materials and an ion conducting electrolyte. EC has been widely studied in transition metal oxides(e.g., WO$_3$, NiO, V$_2$O$\sub$5/) Among these materials, WO$_3$ is a most interesting material for cathodic coloration materials due to its lush coloration efficiency (CE), large dynamic range, cyclic reversibility, and low cost material. WO$_3$ films have been prepared by a variety of methods including vacuum evaporation, chemical vapor deposition, electrodeposition process, sol-gel synthesis, sputtering, and laser ablation. Sol-gel process is widely used for oxide film at low temperature in atmosphere and requires lower capital investment to deposit large area coating compared to vacuum deposition process.

졸겔법을 통한 TiO2 합성 및 pH에 따른 DSSC의 전기화학적 특성 (Synthesis of TiO2 by Sol-gel Method and Electrochemical Properties of DSSCs with Controlling pH)

  • The sol-gel method has been widely used to synthesize the $TiO_2$ for dye sensitized solar cells and has advantages of easily fabrication process, controlling the $TiO_2$ phase and getting transparent thin-film composed of the $TiO_2$. In this paper, we synthesized the crystalline $TiO_2$ by sol-gel method controlled by the quantity ratio of Nitric acid and Ammonium hydroxide additives. The best efficiency result was obtained by 0.05 M Ammonium hydroxide and that results of Voc, Jsc, FF, and efficiency were 0.68 V, 3.28 mA/$cm_2$, 58.14 and 5.21%, respectively.

이층 박막 구조에서 ITO 전극의 레이저 직접 패터닝 시레이저 식각 패턴 중첩 비율의 변화 (Overlapping Rates of Laser Spots on the Laser Direct Patterning of ITO Electrode in the Double-layer Structure of Thin Film)

  • Laser direct patterning of indium tin oxide(ITO) is one of new methods of direct etching process to replace the conventional photolithography. A diode pumped Q-switched Nd:$YVO_4$ (${\lambda}$= 1,064 nm) laser was used to produce ITO electrode on various transparent oxide semiconductor films such as zinc oxide(ZnO). The laser direct etched ITO patterns on ZnO were compared with those on glass substrate and were considered in terms of the overlapping rate of laser beam. In case of the laser etching on double-layer, it was possible to obtain the higher overlapping rate of laser beam.

  • Chalcopyrite based sollar cells have received much attention because of their tunable electronic and optical properties. As a typical ternary chalcopyrite material, $CuInS_2$ has been considered as one of the most popular and promising candidates as absorber materials for photovoltaic applications because of its high absorption coefficient and environmental consideration. In this study, $CuInS_2$ powders have been synthesized using polyol process of a mixture of copper nitrate, indium nitrate, and thiourea with various stoichiometric molar ratios in ethylene glycol at $196^{\circ}C$. As boiling time goes by, the color of metal ion mixed solutions were changed transparent green to dark green and finally turned to black by reduction of OH- radicals. The prepared powders were fully characterized using SEM, XRD. The particle shape of black colored powders showed sphere with about 50 nm in particle size compared to those with dark green colored powders showed irregular shape with about $1{\mu}m$ in particle size. The XRD results showed highly crystallized $CuInS_2$.

  • Effects of hydrogen and oxygen additives on structural, optical, and electrical properties of ZnO films were extensively examined. ZnO films were deposited using RF sputtering by varying the gas mixing ratio of $H_2$ and $O_2$. Optical transmittances at visible region, electrical resistivities, and micro-structures of ZnO films were characterized in terms of the kind and amount of additive gases. It was observed that the material properties of ZnO films required for their use in transparent thin film transistors, such as approximately $10^3{\Omega}cm$ in resistivity and higher than 85% in transmittance, can be achieved by controlling the gas mixing ratio of $O_2/H_2$ (sccm) in the range of 2/2~2/8.

Tuning Hydrophobicity of TiO2 Layers with Silanization and Self-assembled Nanopatterning

  • The wettability of TiO2 layers is controlled by forming highly ordered arrays of nanocones using nanopatterning, based on self-assembly and dry etching. Nanopatterning of TiO2 layers is achieved via formation of self-assembled monolayers of SiO2 spheres fabricated using the Langmuir-Blodgett technique, followed by dry etching. Compared to a thin film TiO2 layer, the nanopatterned TiO2 samples show a smaller static water contact angle, where the water contact angle decreases as the etching time increases, which is attributed to the Wenzel equation. When TiO2 layers are coated by 1H,1H,2H,2H-perfluorooctyltrichlorosilane, we observed the opposite behavior, exhibiting superhydrophobicity (up to contact angle of $155^{\circ}$) on the nanopatterned TiO2 layers. Self-assembled nanopatterning of the TiO2 layer may provide an advanced method for producing multifunctional transparent layers with self-cleaning properties.

초고집적 회로를 위한 SIMOX SOI 기술

  • SIMOX SOI is known to be one of the most useful technologies for fabrications of new generation ULSI devices. This paper describes the current status of SIMOX SOI technology for ULSI applications. The SIMOX wafer is vertically composed of buried oxide layer and silicon epitaxial layer on top of the silicon substrate. The buried oxide layer is used for the vertical isolation of devices The oxide layer is formed by high energy ion implantation of high dose oxygen into the silicon wafer, followed by high temperature annealing. SIMOX-based CMOS fabrication is transparent to the conventional IC processing steps without well formation. Furthermore, thin film CMOX/SIMOX can overcome the technological limitations which encountered in submicron bulk-based CMOS devices, i.e., soft-error rate, subthreshold slope, threshold voltage roll-off, and hot electron degradation can be improved. SIMOX-based bipolar devices are expected to have high density which comparable to the CMOX circuits. Radiation hardness properties of SIMOX SOI extend its application fields to space and military devices, since military ICs should be operational in radiation-hardened and harsh environments. The cost of SIMOX wafer preparation is high at present, but it is expected to reduce as volume increases. Recent studies about SIMOX SOI technology have demonstrated that the performance of the SIMOX-based submicron devices is superior to the circuits using the bulk silicon.

Effect of HfO2 Thin Film for Blocking Layer of Dye-Sensitized Solar Cell

  • DSSC (Dye-Sensitized Solar Cell)의 TCO (Transparent Conductive Oxide)와 전해질 사이의 전자 재결합(Back reaction)은 DSSC의 효율을 떨어뜨리는 요소 중 하나이다. 이와 같은 문제점을 해결하기 위하여 Blocking layer로서 $TiO_2$ 가 많이 사용되어지고 있다. 본 실험에서는 $HfO_2$ 를 Blocking layer로 사용하여 전자 재결합으로 인한 효율 저하를 막기 위한 연구를 진행하였다. 기존 $TiO_2$ 대비 $HfO_2$는 큰 에너지 밴드갭을 가지고 있어, TCO와 전해질 사이에 전자 재결합을 줄여주는 역할을 하기 때문에 DSSC의 효율 향상을 확인할 수 있다. 효율 측정은 1sun (100 mW/cm, AM1.5)조건에서 solar simulator를 이용하여 측정 했으며, 전자 재결합 감소는 Dark Current, EIS (Electrochemical Impedance spectroscopy)의 측정을 통하여 확인하였다. $HfO_2$를 이용한 blocking layer를 염료 감응 태양전지에 적용하면, 전자 재결합에 의한 손실을 줄여 성능적 측면에서 개선 가능할 것으로 생각된다.
