A study on the cracking mechanism of the welded parts in steel structures for the use of low temperature and high pressure (저온, 고압력용 강재 구조물의 용접부균열 발생과 그 대책에 관한 연구)

  • When the low temperature service steels are used as materials for welded structure, some problems-brittleness and weld cracking, etc.-occur in welded part due to the change of mechanical and metallurgical characteristics resulted from the thermal cycle during the welding procedure. In this study, the experiments were conducted to investigate the change of mechanical and metallurgical characteristics of the welded part for the low temperature and high pressure service steels. Moreover, the Static and Dynamic Implant Test Method was introduced to this study in order to find out the mechnism of weld cracking. In addition, the fracture toughnesses of welded bond were inspected under the various low temperature environments. Main results obtained are as follows; 1) The effect of the hydrogen on the fatigue characteristics of the weld bond can be estimated by the new self-contrived Dynamic Implant Test equipment. 2) The fine micro-structure and low hardness in the heat affected zone can be obtained by the small heat input multi-pass welding. 3) The susceptibility of the delayed cracking is largely affected by the condition of used electrode. 4) The transition temperature of the fracture surface in weld bond appears to be higher 20 .deg. C than that in base metal.

The Study of Heat Resistant Aluminum Alloy with CrW Homogeneous Solid Solution (CrW 전율고용체 첨가 내열 알루미늄 합금에 관한 연구)

  • Recently, heat-resistant aluminum alloy has been re-focused as a downsizing materials for the internal combustion engines. Heat-resistant Al alloy development and many researches are still ongoing for the purpose of improving thermal stability, high-temperature mechanical strength and fatigue properties. The conventional principle of heat-resistant Al alloy is the precipitation of intermetallic compounds by adding a variety of elements is generally used to improve the mechanical properties of Al alloys. Heat resistant aluminum alloys have been produced by CrW homogeneous solid solution to overcome the limit of conventional heat resistant aluminum alloy. From EPMA, it is found that CrW homogeneous soild solution phases with the size of $50-100{\mu}m$ have been dispersed uniformly, and there is no reaction between aluminum and CrW alloy. In addition, after maintaining at high temperature of 573 K, there is no growth of hardening phase, nor desolved, but CrW still exists as a homogeneous solid solution.

Effects of Catalysts on the Adhesive Properties for Flip Chip Bonding (플립칩 본딩용 접착제 특성에 미치는 촉매제의 영향)

  • The application of flip chip technology has been growing with the trend of miniaturization of electronic packages, especially in mobile electronics. Currently, several types of adhesive are used for flip chip bonding and these adhesives require some special properties; they must be solvent-free and fast curing and must ensure joint reliability against thermal fatigue and humidity. In this study, imidazole and its derivatives were added as curing catalysts to epoxy resin and their effects on the adhesive properties were investigated. Non-isothermal DSC analyses showed that the curing temperatures and the heat of reaction were dependent primarily on the type of catalyst. Isothermal dielectric analyses showed that the curing time was dependent on the amount of catalysts added as well as their type. The die shear strength increased with the increase of catalyst content while the Tg decreased. From this study, imidazole catalysts with low molecular weight are expected to be beneficial for snap curing and high adhesion strength for flip chip bonding applications.

  • Infrared thermography uses infrared energy radiated from any objects above absolute zero temperature, and the range of its application has been constantly broadened. As one of the active test techniques detecting radiant energy generated when energy is applied to an object, ultrasound infrared thermography is a method of detecting defects through hot spots occurring at a defect area when 15~100 kHz of ultrasound is excited to an object. This technique is effective in detecting a wide range affected by ultrasound and vibration in real time. Especially, it is really effective when a defect area is minute. Therefore, this study conducted thermography through lock-in signal processing when an actual defect exists inside the austenite STS304 seamless pipe, which simulates thermal fatigue cracks in a nuclear power plant pipe. With ultrasound excited, this study could detect defects on the rear of a pipe by using an aluminium reflector. Besides, by regulating the angle of the aluminium reflector, this study could detect both front and rear defects as a single infrared thermography image.

  • Laser surface hardening technologies have been used to improve characteristics of wear and to enhance the fatigue resistance fur mold parts. The objective of this research work is to investigate the influence of the process parameters, such as power of laser and defocused spot position, on the characteristics of laser surface hardening for the case of SKD61 steel. CW Nd:YAG laser is selected as the heat source. The optical lens with the elliptical profile is designed to obtain a wide surface hardening area with a uniform hardness. From the results of the experiments, it has been shown that the maximum average hardness is approximatly 780 Hv when the power, focal position and the travel of laser are 1,095 W, 0mm and 0.3 m/min, respectively. In samples treated with lower scanning speeds, some small carbide particles appear in the interdendritic regions. This region contains fine martensite and carbide in proportions which depend on the local thermal cycle.

  • Recently, carbon fiber reinforced plastic(CFRP) composite materials have been widely used in various fields of engineering because of its advanced properties. Also, CFRP composite materials offer new design flexibilities, corrosion and wear resistance, low thermal conductivity and increased fatigue life. However CFRP composite materials are susceptible to impact damage due to their lack of through-thickness reinforcement and it causes large drops in the load-carrying capacity of a structure. Therefore, the impact damage behavior and subsequently load-carrying capacity of impacted composite materials deserve careful investigation. In this study, the residual strength and impact characteristics of plain-woven CFRP composites with impact damage are investigated under axial tensile test. By using obtained residual strength and Tan-Cheng failure criterion, residual strength of CFRP laminate with arbitrary fiber angle were evaluated.

  • Composite materials have a higher specific strength and modulus than traditional metallic materials. Additionally, these materials offer new design flexibilities, corrosion and wear resistance, low thermal conductivity and increased fatigue life. These, however, are susceptible to impact damage due to their lack of through-thickness reinforcement and it causes large drops in the load-carrying capacity of a structure. Therefore, the impact damage behavior and subsequently load-carrying capacity of impacted composite materials deserve careful investigation. In this study, the residual strength and impact characteristics of plain-woven CFRP composites with impact damage are investigated under axial tensile test. Impact test was performed using drop weight impact tester. And residual strength behavior by impact was evaluated using the caprino model. Also we evaluated behavior of residual strength by change of mass and size of impactor. Examined change of residual strength by impact energy change through this research and consider impactor diameter in caprino model.

Heat Treatment Characteristics of a Press Draw Mold by Using High Power Diode Laser (고출력 다이오드 레이저를 이용한 프레스 드로우금형의 열처리 특성)

  • Recently, Laser surface treatment technologies have been used to improve wear charactenitics and fatigue resistance of metal molding. When the laser beam is irradiated on the surface and laser speed is appropriate, the laser focal position is rapidly heated and the thermal energy of surface penetrates the material after irradiation, finally imbuing it with a new mechanical characteristic by the process of self-quenching. This research estimates the material characteristic after efficient and functional surface treatment using HPDL, which is more efficient than the existing CW Nd:YAG laser heat source. To estimate this, microstructural changes and hardness characteristics of three parts (the surface treatment part, heat affect zone, and parental material) are observed with the change of laser beam speed and surface temperature. Moreover, the depth of the hardened area is observed with the change of the laser beam speed and temperature. From the results of the experiments, it has been shown that the maximum hardness is approximately 788Hv when the heat treatment temperature and the travel speed are $1150^{\circ}$ and 2 mm/sec, respectively.

  • The effects of adding Ni on microstructure and mechanical properties of Nodular Indefinite Chilled Iron (NICI) were studied. Thermal fatigue, hardness, tensile properties, wear resistance, are very important factors for NICI used for hot working roll and wire rod mill. The results show that addition 4% nickel has changed pearlite to bainite. Bainite matrix is superior to pearlite matrix on wear resistance, hardness and strength and will increase performance lifetime of NICI conventional roll material. Based in the bainitic microstructure, hardness and tensile property increase up to 48 HRc and $72\;kg/mm^2$, respectively.

A Study on the Improvement of Solder Joint Reliability for 153 FC-BGA (153 FC-BGA에서 솔더접합부의 신뢰성 향상에 관한 연구)

  • The 2nd level solder joint reliability of 153 FC-BGA for high-speed SRAM (Static Random Access Memory) with the large chip on laminate substrate comparing to PBGA(Plastic Ball Grid Array) was studied in this paper. This work has been done to understand an influence as the mounting with single side or double sides, structure of package, properties of underfill, properties and thickness of substrate and size of solder ball on the thermal cycling test. It was confirmed that thickness of BT(bismaleimide tiazine) substrate increased from 0.95 mm to 1.20 mm and solder joint fatigue life improved about 30% in the underfill with the low young's modulus. And resistance against the solder ball crack became twice with an increase of the solder ball size from 0.76 mm to 0.89 mm in solder joints.
