The effect of annealing conditions on ultra shallow $ p^+-n$ junctions formed by low energy ion implantation (저에너지 이온 주입 방법으로 형성된 박막$ p^+-n$ 접합의 열처리 조건에 따른 특성)

  • Shallow $p^{+}$-n junctions were formed by preamorphization, low-energy ion implantation and dual-step annealing processes. Germanium ions were implanted into silicon substrates for preamorphization. The dopant implantation was performed into the preamorphized and non-preamorphized substrates using B $F_2$2 ions. Rapid thermal anneal (RTA) and furnace anneal (FA) were employed for dopant activation and damage removal. Samples were annealed by one of the following four methods; RTA(75$0^{\circ}C$/10s)+Ft FA+RTA(75$0^{\circ}C$/10s), RTA(100$0^{\circ}C$/10s)+FA, FA+The Ge Preamorphized sample exhibited a shallower junction depth than the non-preamorphized sample. When the employed RTA temperature was 100$0^{\circ}C$, FA+RTA annealing sequence exhibited better junction characteristics than RTA+FA thermal cycle from the viewpoint of junction depth, sheet resistance, $R_{s}$$.$ $x_{j}$, and leakage current.t.

  • A stoichiometric mixture of evaporating materials for $MnAl_2S_4$ single crystal thin films was prepared from horizontal electric furnace. To obtain the single crystal thin films, $MnAl_2S_4$ mixed crystal was deposited on thoroughly etched semi-insulating GaAs(100) substrate by the Hot Wall Epitaxy (HWE) system. The source and substrate temperatures were $630^{\circ}C$ and $410^{\circ}C$, respectively. The crystalline structure of the single crystal thin films was investigated by the photoluminescence and double crystal X-ray diffraction (DCXD). The temperature dependence of the energy band gap of the $MnAl_2S_4$ obtained from the absorption spectra was well described by the Varshni's relation, $E_g(T)=3.7920eV-5.2729{\times}10^{-4}eV/K)T^2/(T+786 K)$. In order to explore the applicability as a photoconductive cell, we measured the sensitivity (${\gamma}$), the ratio of photocurrent to dark current (pc/dc), maximum allowable power dissipation (MAPD) and response time. The results indicated that the photoconductive characteristic were the best for the samples annealed in S vapour compare with in Mn, Al, air and vacuum vapour. Then we obtained the sensitivity of 0.93, the value of pc/dc of $1.10{\times}10^7$, the MAPD of 316 mW, and the rise and decay time of 14.8 ms and 12.1 ms, respectively.

  • Rapid solidified splats Al-(1, 3, 5Cr) Alloys were produced by atomization-splat quenching method. Effects of mechanical alloying on the structure and mechanical properties of rapidly solidified Al-(1, 3, 5)Cr alloys were studied. Degree of mechanical alloying of Al-(1, 3, 5)Cr alloys can be determined by observing the microstructural refinement, microhardness and microstructure of Al-(l, 3, 5)Cr splats during processing. In the initial stage of mechanical alloying of the Al-(1, 3, 5)Cr splats fracturing of the grain boundaries occured first, followed after fracturing of zone A regions. Saturation hardness of Al-(1, 3, 5)Cr alloys increased proportionally with increasing concentration of the solute (Cr). Age hardening was not observed in these alloys. Decomposition temperature of Al-1Cr splats after mechanical alloying was higher than that of Al-5Cr splats. The density of $Al_7$ Cr precipitates increased proportionally with increasing chromium content, as a result, there was a transition to finely and spherically dispersed phase after mechanical alloying.

  • The behavior of de levels in rapid thermal annealed Fe-doped semi-insulating InP(100) was studied by photoinduced current transient spectrocopy(PICTS). In bulk InP, T2(Ec-0.24 eV), T3(Ec-0.30 eV) and T5(Ec-0.62 eV) traps were observed. After annealing the T2 trap was annihilated at 20$0^{\circ}C$ and recreated at 35$0^{\circ}C$. T3 trap was not affected below 40$0^{\circ}C$. With increasing temperature the concentration of T5 trap reduced and it was annihilated at 30$0^{\circ}C$. However the T1(Ec-0.16 eV) and T4(Ec-0.42 eV) traps were began to appear at 40$0^{\circ}C$and these concentrations were increased with annealing temperature. The T1 and T4 traps seem to be related to the isolated phosphorus vacancy( $V_{p}$) and $V_{p}$-indium antisite( $V_{p}$- $P_{in}$ ) or $V_{p}$-indium interstitial( $V_{p}$-I $n_{I}$) respectiely.respectiely.

  • The interfacial reaction and joint properties of Sn-3.5Ag/Cu and Sn-3.5Ag-1Zn/Cu joint were studied. Modified double lap shear solder joints of Sn-3.5Ag and Sn-3.5Ag- lZn solder were aged for 60days at $100^{\circ}C$ and $150^{\circ}C$ and then loaded to failure in shear. The Sn-3.5Ag/Cu had a fast growth rate of the reaction layer in comparison with the Sn-3.5Ag-lZn at the aging temperature of $150^{\circ}C$ Through the SEM/EDS analysis of solder joint, it was proved that intermatallic layer was $Cu_{6}Sn_5$ phase and aged specimens showed that intermatallic layer grew in proportion to $t_{1/2}$, and the precipitate of $Ag_3Sn$ occur to both inner layer and interface of layer and solder. In case of Zn-containing composite solder, $Cu_{6}Sn_{5}$ phase formed at the side of substrate and $Cu_{5}Zn_{8}$ phase formed at the other side in double layer. The shear strength of the Sn-3.5Ag/Cu joint improved by addition of IZn. The strength of the joint increases with strain rate and decreases with aging temperature

비선호 부위를 활용한 야끼부다의 이화학적 특성

  • 일본인들이 선호하면서 수출이 가능할 것으로 판단되는 열처리 제품에 관한 연구로 숙성시킨 원료육을 net casing으로 충전한 후 그릴(grill)에서 등심야끼부다(T1), 안심야끼부다(T2), 뒷다리야끼부다(T3)를 훈연기(smokhouse)에서 등심야끼부다(T4), 안심야끼부다(T5),뒷다리야끼부다(T6)를 각각 제조한 후 진공포장을 실시하여 $4^{\circ}C$에서 저장하면서 품질을 측정하였다. pH는 저장 10일까지 증가하다 저장 20일에 모든 처리구에서 다소 감소하였으며 이후 증가하였고, TBARS는 모든 처리구에서 저장기간에 따라 증가하는 경향을 나타내었으며 안심 부위 제품들이 다른 부위 제품에 비해 TBARS가 전 저장기간 동안 높게 나타났으며 후지 제품이 낮게 나타났다. TBARS와 마찬가지로 안심제품의 VBN이 다른 처리구에 비해 높게 나타났다. 저장기간중 후지부위가 높은 전단가를 나타냈다.

Effect of heat treatment of core fabricated by Ni-Cr alloy on marginal and internal fit (열처리가 Ni-Cr 합금으로 제작된 하부구조물의 변연 및 내면 간격에 미치는 영향)

  • The most important aspect determining the completeness of aprosthesis is itsmarginal and internal fit. Alloysare processed using a softening/hardening heat treatment methodin order to improve their mechanical, physical properties and polishing properties. To examinehow the heat treatment method affects the marginal and internal fit of the Ni-Cr alloy core,thirty dental stone models of the abutment of the mandibular left molar were manufactured.The Ni-Cr alloy coreswere manufactured by the dipping method for the experiment and dividedinto three groups; A for no heat treatment, B for softening heat treatment and C for hardening heat treatment. The marginal and internal fitsof all of the groups were measured by the silicone replica technique. A statistical analysis was performed using one-way ANOVA(${\alpha}=0.05$) in order to examine whether there is a significant difference in the average values of the marginal and internal fits among the three groups and it was found that themarginal fits (1, 6) were significantly different (p<0.05), but the internal fits (2, 3, 4, 5) were not significantly different (p>0.05). These results show that Ni-Cr alloys should not be processed bythe heat treatmentmethod.However, they need to be confirmed in further clinical application studies.

Superparamagnetic Properties of γ-Fe2O3 Nanoparticles (초미세 나노분말 γ-Fe2O3의 초상자성 특성연구)

  • $\gamma-Fe_2O_3$ nanoparticles have been prepared by a sol-gel method. The structural and magnetic properties have been investigated by XRD, VSM and Mossbauer spectroscopy. $\gamma-Fe_2O_3$ powder annealed at $150^{\circ}C$ has a spinel structure and superparamagnetical behavior. The estimated size of superparammagnetic $\gamma-Fe_2O_3$ nanoparticle is around 7 nm. The hyperfine fields at $-261^{\circ}C$ for the A and B patterns were found to be 503 and 485 kOe, respectively. The blocking temperature ($T_B$) of superparammagnetic $\gamma-Fe_2O_3$ nanoparticle is about $-183^{\circ}C$. The magnetic anisotropy constant of $\gamma-Fe_2O_3$ nanoparticle was calculated to be $1.6{\times}10^6ergs/cm^3$. $\gamma-Fe_2O_3$ nanoparticle annealed at $150^{\circ}C$ can be a candidate for biomedicine applications as magnetic carriers.

Mössbauer Studies of CoGa0.1Fe1.9O4 Nanoparticles (나노분말 CoGa0.1Fe1.9O4의 Mössbauer 분광학적 연구)

  • $CoGa_{0.1}Fe_{1.9}O_4$ nanoparticles have been prepared by a sol-gel method. The structural and magnetic properties have been investigated by XRD, SEM, VSM and $M\ddot{o}ssbauer$ spectroscopy. $CoGa_{0.1}Fe_{1.9}O_4$ powder that was annealed at $250^{\circ}C$ has spinel structure and behaved superparamagnetically. The magnetic anisotropy constant of $CoGa_{0.1}Fe_{1.9}O_4$ nanoparticle was calculated to be $3.0X10^5\;ergs/cm^3$. $CoGa_{0.1}Fe_{1.9}O_4$ nanoparticle was annealed at $250^{\circ}C$ will be used to candidate for biomedicine applications as magnetic carriers.

Microstructural and Magnetic Properties of CoFeB/MgO/CoFeB Based Magnetic Tunnel Junction Depending on Capping Layer Materials (Capping층 재료에 따른 CoFeB/MgO/CoFeB 자기터널접합의 미세구조와 자기저항 특성)

  • We investigated the effects of the capping layer materials on the crystallization of the amorphous top-CoFeB (t-CoFeB) electrode and the magnetoresistance properties of the magnetic tunnel junctions (MTJs). When the hcp(002)-textured Ru capping layer was used, the amorphous t-CoFeB was crystallized to bcc-CoFe(110). The CoFe(110)/Ru(002) texture relation can be minimized the lattice mismatch down to 5.6%. However, when the fine polycrystalline but almost amorphous TiAl or amorphous ZrAl were used, the amorphous t-CoFeB was crystallized to bcc-CoFe(002). When the amorphous capping materials were used, the evolution of the t-CoFeB texture was affected mainly by the MgO(001) texture. Consequently, the M ratios of the annealed MTJ capped with the ZrAl and TiAl (72.7 and 71.8%) are relatively higher than that of the MTJ with Ru capping layer (46.7%). In conclusions, the texture evolution of the amorphous t-CoFeB during the post deposition annealing could be controlled by the crystallinity of the adjacent capping layer and in turn, it affects the TMR ratio of MTJs.
