Si-core/SiGe-shell channel nanowire FET for sub-10-nm logic technology in the THz regime

  • The p-type nanowire field-effect transistor (FET) with a SiGe shell channel on a Si core is optimally designed and characterized using in-depth technology computer-aided design (TCAD) with quantum models for sub-10-nm advanced logic technology. SiGe is adopted as the material for the ultrathin shell channel owing to its two primary merits of high hole mobility and strong Si compatibility. The SiGe shell can effectively confine the hole because of the large valence-band offset (VBO) between the Si core and the SiGe channel arranged in the radial direction. The proposed device is optimized in terms of the Ge shell channel thickness, Ge fraction in the SiGe channel, and the channel length (Lg) by examining a set of primary DC and AC parameters. The cutoff frequency (fT) and maximum oscillation frequency (fmax) of the proposed device were determined to be 440.0 and 753.9 GHz when Lg is 5 nm, respectively, with an intrinsic delay time (τ) of 3.14 ps. The proposed SiGe-shell channel p-type nanowire FET has demonstrated a strong potential for low-power and high-speed applications in 10-nm-and-beyond complementary metal-oxide-semiconductor (CMOS) technology.

Optical Simulation of Viewing Angle Property of Biaxial Nematic Bent-Core Liquid Crystal

  • The conventional liquid crystal displays (LCDs) have been using optically uniaxial liquid crystal (LC) medium and this often causes a significant image change at oblique viewing angles. We simulated the viewing angle properties of the biaxial nematic (Nb) phase of a bent-core liquid crystal (BLC) and compared the results with the vertically aligned (VA)- and the in-plane switching (IPS)-LCDs. The Nb phase of the BLC showed a smaller transmittance at the dark state as well as a greater contrast ratio at wide viewing angle. The viewing angle property of the Nb-mode without any compensation film was slightly superior to the IPS-mode with the compensation films eliminating the decross of the polarizers at oblique viewing angle.

Flow Network Analysis for the Flow Control of a Main Cooling Water System in the HANARO Fuel Test Loop (하나로 핵연료 시험 루프 주냉각수 계통의 유량 제어에 대한 유동 해석)

  • A nuclear fuel test loop(after below, FTL) is installed in the IRI of an irradiation hole in HANARO for testing the neutron irradiation characteristics and thermo hydraulic characteristics of a fuel loaded in a light water power reactor or a heavy water power reactor. There is an in-pile section(IPS) and an out-pile section(OPS) in this test loop. When HANARO is operated normally, the fuel loaded into the IPS has a nuclear reaction heat generated by a neutron irradiation. To remove the generated heat and to maintain the operation conditions of the test fuel, a main cooling water system(MCWS) is installed in the OPS of the FTL. The MCWS is composed of a main cooler, a pressurizer, two circulation pumps, a main heater, an interconnection pipe line and instruments. The interconnection pipeline is a closed loop which is connected to an inlet and an outlet of the IPS respectively. The MCWS is under a cold function test during a start-up period. This paper describes the system flow network analysis results of the flow control of a main cooling water system in the HANARO fuel test loop. It was confirmed through the results that the flow was met the system design requirements.

Rubbing Angle Effects on the Electro-Optic Characteristics of In-Plane Switching Liquid Crystal Display

  • We have studied the influence of rubbing angles with respect to in-plane field direction on electro-optic characteristics of in-plane switching (IPS) liquid crystal display. The results show that the threshold voltage increases and the operational voltage decreases as the rubbing angle increases. Further, the total response time and also response times associated with grey-to-grey transitions become fast as the rubbing angle decreases.

The flow characteristics of a Main Cooling Water System for Nuclear Fuel Test Loop Installed in HANARO (하나로 핵연료 시험루프의 주냉각수 계통 유동해석)

There is an in-pile section (IPS) and an out-pile section (OPS) in this test loop. When HANARO is normally operated, the fuel loaded in the IPS has a nuclear reaction heat generated by a neutron irradiation. To remove the generated heat and to maintain an operation condition of the test fuel, a main cooling water system (MCWS) is installed in the OPS of the FTL. The pump can not continuously suck a fluid and not pressurize the fluid during a cold function test. To verify the flow characteristics of the MCWS, a flow net work analysis has been conducted. When the higher elevation pipelines wholly filled with coolant, it was confirmed through the analysis results that the pump pressurized the coolant normally. And the analysis results described the system characteristics with operation temperature and pressure variation satisfactorily.

  • S-PVA is a new technology which enables screen quality advantages over S-IPS and MVA, including high transmittance, >1000:1 contrast ratio, sub-10ms response time, and wide angle of view with no off-axis image inversion and undetectable gamma distortion. This new technology will be described in detail. This paper also addresses the other remaining performance issues facing LCD-TV, including Samsung's plans for addressing these challenges. For example, until recently, inter-gray response time and associated motion blur were significant issues for achieving LCD-TV images quality. Samsung has invented DCC-II technology to achieve sub-10ms response time, and this achievement is described herein. Other technology advancements, including next-generation color performance and ultra-low black performance and improvement of off axis image quality are also discussed in this paper.

  • We have proposed a novel viewing angle controllable display of in-plane switching (IPS) mode with single panel. One pixel of this device is divided to two regions, in which main pixel shows image and sub pixel for viewing angle control. In initial state, the liquid crystal of sub pixel is homogeneous aligned on substrate for wide viewing angle mode. On the other hand, after applying voltage, the liquid crystal of sub pixel tilts up for narrow viewing angle mode. The proposed device has advantage for the function for simple manufacturing process and good viewing angle control with single panel.

  • Recently, the SURF algorithm, which is conjugated for object tracking system as part of many computer vision applications, is a well-known scale- and rotation-invariant feature detection algorithm. The SURF, due to its high computational complexity, there is essential to develop a hardware accelerator in order to be used on an IP in embedded environment. However, the SURF requires a huge local memory, causing many problems that increase the chip size and decrease the value of IP in ASIC and SoC system design. In this paper, we proposed a way to design a SURF algorithm in hardware with greatly reduced local memory by partitioning the algorithms into several Sub-IPs using external memory and a DMA. To justify validity of the proposed method, we developed an example of simplified object tracking algorithm. The execution speed of the hardware IP was about 31 frame/sec, the logic size was about 74Kgate in the 30nm technology with 81Kbytes local memory in the embedded system platform consisting of ARM Cortex-M0 processor, AMBA bus(AHB-lite and APB), DMA and a SDRAM controller. Hence, it can be used to the hardware IP of SoC Chip. If the image processing algorithm akin to SURF is applied to the method proposed in this paper, it is expected that it can implement an efficient hardware design for target application.

Changes in Qualities of Paprika Seedlings Affected by Different Irrigation Point in Raising Seedlings using Rockwool Cube (암면 큐브 육묘에서 급액 시점에 따른 파프리카 묘의 소질 변화)

  • This study was conducted to investigate the seedling qualities and growth of paprika according to various irrigation points (IPs) (30, 40, 50, 60 or 70%) compared to the weight of rockwool cube with 100% water content for raising seedlings of paprika. Growth degree of paprika seedlings was positively correlate with various irrigation points. In particular, paprika seedlings with IP 30-40% and IP 50-70% treatments were significantly higher than those with other treatments. Leaf area of seedlings was 50-100% wider in those with IP 50% and IP 40% treatments than those with other treatments, therefore dry weight was heavier in IP 30-60% treatments. The dry weight of more than IP 50% treatments had no significant differences. Leaf area (Y1) had a significant relation with the irrigation point (x) as Y1 = 48.311x + 133.7 (R2 = 0.9116⁎⁎). Also dry weight (Y2) of the seedlings showed a linear regression equation as Y2 = 0.1584x + 0.8616 (R2 = 0.8853). Considering the leaf area and the dry weight of irrigation points for rising seedlings of paprika in this study, the optimum range of the irrigation points in the water contents of rockwool cube is IP 50%.

Comparison of surface topography and roughness in different yttrium oxide compositions of dental zirconia after grinding and polishing

  • PURPOSE. The purpose of this study was to compare the surface roughness, phase transformation, and surface topography of dental zirconia with three different yttrium oxide compositions under same grinding and polishing conditions. MATERIALS AND METHODS. Three zirconia disks (IPS e.max ZirCAD LT, MT, MT multi, Ivoclar Vivadent AG, Schaan, Liechtenstein) were selected for experimental materials. Sixty-nine bar-shaped specimens were fabricated as 12.0 × 6.0 × 4.0 mm using a milling machine and glazing was conducted on 12.0 × 6.0 mm surface by same operator. With a custom polishing device, 12.0 × 6.0 mm surfaces were polished under same condition. Surface roughness (Ra[㎛]) was measured before grinding (C), after grinding (G), and at every 3 steps of polishing (P1, P2, P3). X-ray diffraction and FE-SEM observation was conducted before grinding, after grinding, and after fine polishing (P3). Statistical analysis of surface roughness was performed using Kruskal-Wallis test and Mann-Whitney-U test was used as a post hoc test (α = .05). RESULTS. There were no significant differences of surface roughness between LT, MT, and MM groups. In LT, MT, and MM groups, P3 groups showed significantly lower surface roughness than C groups. X-ray diffraction showed grinding and polishing didn't lead to phase transformation on zirconia surface. In FE-SEM images, growths in grain size of zirconia were observed as yttrium oxide composition increases. CONCLUSION. Polished zirconia surface showed clinically acceptable surface roughness, but difference in yttrium oxide composition had no significant influence on the surface roughness. Therefore, in clinical situation, zirconia polishing burs could be used regardless of yttrium oxide composition.
