In-Situ Optical Monitoring of Electrochemical Copper Deposition Process for Semiconductor Interconnection Technology

  • An in-situ optical monitoring method for real-time process monitoring of electrochemical copper deposition (CED) is presented. Process variables to be controlled in achieving desired process results are numerous in the CED process, and the importance of the chemical bath conditions cannot be overemphasized for a successful process. Conventional monitoring of the chemical solution for CED relies on the pH value of the solution, electrical voltage level for the reduction of metal cations, and gravity measurement by immersing sensors into a plating bath. We propose a nonintrusive optical monitoring technique using three types of optical sensors such as chromatic sensors and UV/VIS spectroscopy sensors as potential candidates as a feasible optical monitoring method. By monitoring the color of the plating solution in the bath, we revealed that optically acquired information is strongly related to the thickness of the deposited copper on the wafers, and that the chromatic information is inversely proportional to the ratio of $Cu$ (111) and {$Cu$ (111)+$Cu$ (200)}, which can used to measure the quality of the chemical solution for electrochemical copper deposition in advanced interconnection technology.

  • Numerical solution lot frictional contact problems of nonlinearly deformable bodies having large deformation is presented. The contact conditions on the possible contact points are expressed by using the contact error vector, and the iterative scheme is used to reduce the contact error vector monotonically toward zero. At each iteration the solution consists of two steps : The first step is to revise the contact force by using the contact error vector given by the previous geometry, and the second step is to compute the displacement and the contact error vector by solving the equilibrium equation with the contact force given at the first step. Convergence of the iterative scheme to the correct solution is analyzed, and the numerical simulations we performed with a rigid-plastic membrane and a nonlinear elastic beam.

On the Origin of Oscillatory Instabilities in Diffusion Flames (확산화염의 진동불안성의 기원에 대해서)

  • Fast-time instability is investigated for diffusion flames with Lewis numbers greater than unity by employing the numerical technique called the Evans function method. Since the time and length scales are those of the inner reactive-diffusive layer, the problem is equivalent to the instability problem for the $Li\tilde{n}\acute{a}n#s$ diffusion flame regime. The instability is primarily oscillatory, as seen from complex solution branches and can emerge prior to reaching the upper turning point of the S-curve, known as the $Li\tilde{n}\acute{a}n#s$ extinction condition. Depending on the Lewis number, the instability characteristics is found to be somewhat different. Below the critical Lewis number, $L_C$, the instability possesses primarily a pulsating nature in that the two real solution branches, existing for small wave numbers, merges at a finite wave number, at which a pair of complex conjugate solution branches bifurcate. For Lewis numbers greater than $L_C$, the solution branch for small reactant leakage is found to be purely complex with the maximum growth rate found at a finite wave number, thereby exhibiting a traveling nature. As the reactant leakage parameter is further increased, the instability characteristics turns into a pulsating type, similar to that for L < $L_C$.

  • For the purpose of obtaining surface-anionized poly(vinyl alcohol) (PVA) hydrogel beads, vinyl acetate(VAc) and methacrylic acid(MMA) were copolymerized by the suspension polymerization technique and followed by the saponification. It was confirmed by $^1$H-NMR that the copolymerized microspheres contained carboxylic acid groups in their surface. poly(VAc-co-MAA) microspheres were completely saponified in the heterogeneous system. The saponification reaction was laster than that of PVAc microspheres. We observed the swelling property of saponified PVA microspheres treated in the acidic solution and in the alkaline solution successively. Saponified microspheres shrank in acidic solution and swelled in alkaline solution respectively, which was reversible. from the result, saponified microspheres were highly water-absorbing hydrogel beads and were certified -COOH group at their surface by $^1$H-NMR and FT-IR.

Removal of 2,4-Dinitrophenol from an Aqueous Solution by Wood-Based Activated Carbon (목질계 활성탄을 이용한 수중의 2,4-Dinitrophenol 흡착 제거)

  • The removal characteristics of 2,4-dinitrophenol (2,4-DNP) from an aqueous solution by commercial Wood-based Activated Carbon (WAC) have been studied. The effects of various experimental parameters were investigated using a batch adsorption technique. The adsorption capacity of 2,4-DNP by WAC increased with a decrease in the dosage and particle size of WAC, temperature and the initial pH of the solution, and increased with an increase in the initial concentration of the solution. The adsorption equilibrium data were best described by the Redlich-Peterson isotherm model. The maximum adsorption capacities of 2,4-DNP by WAC were 573.07 mg/g at 293 K, 500.00 mg/g at 313 K, and 476.19 mg/g at 333 K, decreasing with increasing temperature. The kinetic data were well fitted to the pseudo-second-order model, and the results of the intra-particle diffusion model suggested that the adsorption process was mainly controlled by particle diffusion. The thermodynamic analysis indicated that the adsorption of 2,4-DNP by WAC was an endothermic and spontaneous process.

Efficacy of Korean Multipurpose Contact Lens Disinfecting Solutions against Acanthamoeba castellanii

  • Acanthamoeba keratitis has been increasing in recent years. Main risk factors are contact lens wear and their cleaning solutions. Most contact lens wearers use multipurpose disinfecting solutions (MPDS) for cleansing and disinfecting microorganisms because of its convenience. We determined amoebicidal effects of MPDS made in Korea and their cytotoxicity on human corneal epithelium cells. Fifteen commercial MPDS (A to O) were tested for their amoebicidal effects on Acanthamoeba castellanii trophozoites and cysts by using a most probable number (MPN) technique. Among them, 7 kinds of MPDS showed little or no amoebicidal effects for 24 hr exposure. Solutions A, B, G, H, L, and O showed positive amoebicidal effects, and solutions M and N killed almost all trophozoites and cysts after 24 hr exposure. However, 50%-N solution showed 56% cytotoxicity on human corneal epithelial cells within 4 hr exposure, and 50%-O solution also showed 62% cytotoxicity on human cells within 4 hr exposure. Solution A did not show any cytotoxicity on human cells. These results revealed that most MPDS made in Korea were ineffective to kill Acanthamoeba. The solutions having amoebicidal activity also showed high levels of cytotoxicity on human corneal epithelial cells. New formulations for improved MPDS that are amoebicidal but safe for host cells are needed to prevent Acanthamoeba keratitis.

Recovery of Levafix brilliant red E-4BA and Levafix brilliant red E-6BA from aqueous solution by supported liquid membrane

  • The transport and recovery of Levafix brilliant red E-4BA and Levafix brilliant red E-6BA were investigated using polytetrafluoroethylene (PTFE) fiber based supported liquid membrane containing tetra butyl ammonium bromide (TBAB) in coconut oil as a carrier. The influencing parameters studied are: pH of the feed solution, concentration of dye in the feed solution, extractant concentration, and various kind of stripping agent, rate of stirring, time of transport, reusability of membrane and stability of membrane. Increase in TBAB concentration inside the membrane enhances the flux with its maximum value at $1.553{\times}10^{-4}$ M TBAB. Further increase in the concentration of TBAB leads to decreased rate of transport due to increase in viscosity of membrane liquid. The optimum conditions for dye transport are: pH of feed ($7{\pm}0.1$), $1.553{\times}10^{-4}$ M extractant concentration, 350 rpm for stirring, $4.9{\times}10^{-1}$ M potassium hydrogen phthalate as a stripping solution, the time of transport 6 h. It was noticed that flux values were increased with increasing dye concentration in the feed phase. Applying this study to textile wastewater, dyes were transported up to 98% in 6 h. This recovery technique is rewarding to environment and economic.

Fabrication of CuInSe2 Absorber Layers for Thin Film Solar Cells by Doctor Blade Coating and Selenization using Solution Precursor (용액 전구체의 닥터블레이드 코팅 및 셀렌화 열처리를 통한 CuInSe2 박막 태양전지용 광흡수층 제조)

  • In this paper, a novel non-vacuum technique is described for the fabrication of a $CuInSe_2$ (CIS) absorber layer for thin film solar cells using a low-cost precursor solution. A solution containing Cu- and Inrelated chemicals was coated onto a Mo/glass substrate using the Doctor blade method and the precursor layer was then selenized in an evaporation chamber. The precursor layer was found to be composed of CuCl crystals and amorphous In compound, which were completely converted to chalcopyrite CIS phase by the selenization process. Morphological, crystallographic and compositional analyses were performed at each step of the fabrication process by SEM, XRD and EDS, respectively.

A Numerical Analysis on the Heat Transfer and Pressure Drop Characteristics of Welding Type Plate Heat Exchangers (용접형 판형열교환기의 열전달 및 압력강하특성에 관한 수치해석)

  • Numerical analysis was carried out to examine the heat transfer and pressure drop characteristics of plate heat exchangers for absorption application using Computational Fluid Dynamics(CFD) technique. A commercial CFD software package, FLUENT was used to predict the characteristics of heat transfer, pressure drop and flow distribution within plate heat exchangers. In this paper, a welded plate heat exchanger with the plate of chevron embossing type was numerically analyzed by controlling mass flow rate, solution concentration, and inlet temperatures. The working fluid is $H_2O$/LiBr solution with the LiBr concentration of 50-60% in mass. The numerical simulation shows reasonably good agreement with the experimental results. Also, the numerical results show that plate of the chevron shape gives better results than plate of the elliptical shape from the view points of heat transfer and pressure drop. These results provide a guideline to apply the welded PHE for the solution heat exchanger of absorption systems.

  • In this research, we discuss the process of analyzing the solution of four-peg tower of Hanoi using protocol analysis technique, and of developing decision trees from the analyzed contents. For these, we design and implement a computer program that can simulate four-peg tower of Hanoi. The implemented program generates a certain regular-to-regular tower of Hanoi problem, let a user to solve the problem, and records the solution process. From the process by the implemented program and the recorded protocol, we can build the decision tree for the solution. We expect this research can contribute to find a non-optimal solution for n-peg tower of Hanoi.
