Growing of polycrystalline 3C-SiC thin films for harsh environment MEMS applications. (극한 환경 MEMS용 다결정 3C-SiC 박막의 성장)

  • The polycrystalline 3C-SiC thin films heteroepitaxially grown by LPCVD method using single precursor 1. 3-disilabutane at $850^{\circ}C$. The crystallinity of the 3C-SiC thin film. was analyzed by XPS. Residual strain was investigated by Raman scattering. The surface morphology and voids between SiC and $SiO_2$ were measured by SEM. The grown poly 3C-SiC thin film is very good crystalline quality, surface like mirror, and low defect and strain. Therefore, the polycrystalline 3C-SiC is suitable for harsh environment MEMS applications.

Influence of Hydrogen and Oxygen Plasma Treatment on the Structural Properties of Carbon Nanotubes (수소 및 산소 플라즈마 처리에 따른 탄소나노튜브의 구조적 특성 변화)

  • The effect of hydrogen and oxygen plasma treatments on the structural properties of carbon nanotube(CNT) has been systematically investigated. As the plasma power was increased, nano particles were appeared at the surface of CNTs. At high plasma power(300 Watt), the structure of CNT was changed from nanotube type to nano particles. However, in case of hydrogen plasma treatment, there was no change in microstructure of CNT. From the Raman analysis, the crystallinity of CNT was deteriorated by the plasma treatment, regardless of gas types.

Defects control in SiC single crystals (SiC 단결정내의 결함 억제)

  • Substrates, SiC raw materials and graphite crucibles were purified for growing the high quality 6H-SiC single crystal ingot. Especially, XRD data of raw materials were analyzed before and after purification. We have grown 6H-SiC single crystal ingot up to 33 mm in diameter and 11 mm in length and SiC wafer for using the substrate and observing the internal defects was about 33 mm in diameter and 0.5 mm in thickness. Utilizing optical microscpe and Raman spectroscopy, internal defects density and crystallinity of the SiC wafer obtained by purification processes before crystal growth were measured. As a result, micropipe density and planar defect density were 100/$\textrm{cm}^2$ and 30/$\textrm{cm}^2$ respectively. Therefore, high quality 6H-SiC single crystal could be grown because internal defects density of 6H-SiC single crystal ingot was decreased by the purification processes before crystal growth.

Effect of boron doping on the chemical and physical properties of hydrogenated amorphous silicon carbide thin films prepared by PECVD (플라즈마 화학증착법으로 제조된 수소화된 비정질 탄화실리콘 박막의 물성에 대한 붕소의 도핑효과)

  • B-doped hydrogenated amorphous silicon carbide (a-SiC:H) thin films were prepared by plasma-enhanced chemical-vapor deposition in a gas mixture of $SiH_4, CH_4,\;and\; B_2H_6$. Physical and chemical properties of a-SiC:H films grown with varing the ratio of $B_2H_6/(SiH_4+CH_4)$ were characterized with various analysis methods including scanning electron microscopy (SEM), X-ray diffractometry (XRD), Raman spectroscopy, Fourier-transform infrared (FTIR) spectroscopy, secondary ion mass spectroscopy (SIMS), UV absorption CH_4spectroscopy and electrical conductivity measurements. With the B-doping concentration, the doping efficiency and the micro-crystallinity were decreased and the film became amorphous when $B_2H_6/(SiH_4{plus}CH_4)$ was over $5{\times}10^{-3}$. The addition of $B_2H_6$ gas during deposition decreased the H content in the film by lowering the quantity of Si-C-H bonds. Consequently, the optical band gap and the activation energy of a-SiC:H films were decreased with increasing the B-doping level.

The Effect of Annealing Methods on Dopant Activation and Damage Recovery of Phosphorous ion Shower Doped Poly-Si (다결정 실리콘 박막 위에 P이온 샤워 도핑 후 열처리 방법에 따르는 도펀트 활성화 및 결함 회복에 관한 효과)

  • Ion shower doping with a main ion source of $P_2H_x$ using a source gas mixture of $PH_3/H_2$ was conducted on excimer-laser-annealed (ELA) poly-Si.The crystallinity of the as-implanted samples was measured using a UV-transmittance. The measured value using UV-transmittance was found to correlate well with the one measured using Raman Spectroscopy. The sheet resistance decreases as the acceleration voltage increases from 1kV to 15kV at the moderate doping conditions. It, however, increases as the acceleration voltage increases under the severe doping conditions. The reduction in carrier concentration due to electron trapping at uncured damage after activation annealing seems to be responsible for the rise in sheet resistance. Three different annealing methods were investigated in terms of dopant-activation and damage-recovery, such as furnace annealing, excimer laser annealing, and rapid thermal annealing, respectively.

200 MeV Ag15+ ion beam irradiation induced modifications in spray deposited MoO3 thin films by fluence variation

  • Spray deposited Molybdenum trioxide (MoO3) thin film of thickness nearly 379 nm were irradiated with 200 MeV Ag15+ ion beam at different fluences (Ø) of 5 ×1011, 1 × 1012, 5 × 1012 and 1 × 1013 ions/㎠. The X-ray diffraction (XRD) pattern of the pristine film confirms orthorhombic structure and the crystallinity decreased after irradiation with the fluence of 5 × 1011 ions/㎠ due to irradiation induced defects and became amorphous at higher fluence. In pristine film, Raman modes at 665, 820, 996 cm-1 belong to Mo-O stretching, 286 cm-1 belong to Mo-O bending mode and those below 200 cm-1 are associated with lattice modes. Raman peak intensities decreased upon irradiation and vanished completely for the ion fluence of 5 ×1012 ions/㎠. The percentage of optical transmittance of pristine film was nearly 40%, while for irradiated films it decreased significantly. Red shift was observed for both the direct and indirect band gaps. The pristine film surface had densely packed rod like structures with relatively less porosity. Surface roughness decreased significantly after irradiation. The electrical transport properties were also studied for both the pristine and irradiated films by Hall effect. The results are discussed.

Synthesis of Double-walled Carbon Nanotubes Using Decomposition of Tetra Hydro Furan (Tetra Hydro Furan 열분해를 이용한 이중벽 구조 탄소나노튜브의 합성)

  • High-quality double-walled carbon nanotubes (DWNTs) were synthesized without defects and amorphous carbonaceous particles by catalytic decomposition method at $800^{\circ}C$ in high yield. As-synthesized carbon materials almost consist of DWNT bundles with a diameter 12 - 20 nm.. The DWNTs rope have uniform diameter about 2 - 5 um and length up to several tens micrometer. DWNTs is inner tube diameter 0.9 - 1.5 nm and outer tube 1.6 - 2.2 nm. We investigate the crystallinity of DWNTs by TEM and Raman spectroscopy. We also found that the Fe-Mo bimetallic catalyst was active as a very efficient catalyst for the synthesis of DWNTs with the catalyst decomposition method. Our results also indicate that Tetra Hydro Furan (THF) is a very ideal carbon source for the synthesis of DWNTs.

High quality SiC single crystal growth by using NbC-coated crucible (NbC 코팅된 도가니를 사용한 고품질의 SiC 단결정 성장)

  • This study was focused to investigate the effect of NbC-coated crucible on the quality of the SiC crystals. Then, the different properties between SiC crystals grown in a conventional graphite crucible and NbC-coated crucible were systematically compared. SiC crystals were grown using the Physical Vapor Transport (PVT) method at a temperature of 2300℃ and a pressure of 5 Torr in Ar atmosphere. After grinding and polishing, the polytype of the grown SiC crystal was analyzed using Raman spectroscopy, and crystallinity was confirmed by HR-XRD. Furthermore, the defect density and the concentration of impurities were analyzed by an optical microscope and a SIMS, respectively.

Growth and Characterization of a-Si :H and a-SiC:H Thin Films Grown by RF-PECVD

  • Thin films of hydrogenated amorphous silicon (a-Si : H) and hydrogenated amorphous silicon carbide (a-SiC:H) of different compositions were deposited on Si(100) wafer and glass by RF plasma-enhanced chemical vapor deposition (RF-PECVD). In the present work, we have investigated the effects of the RF power on the properties, such as optical band gap, transmittance and crystallinity. The Raman data show that the a-Si:H material consists of an amorphous and crystalline phase for the co-presence of two peaks centered at 480 and $520 cm^{-1}$ . The UV-VIS data suggested that the optical energy band gap ($E_{g}$ ) is not changed effectively with RF power and the obtained $E_{g}$(1.80eV) of the $\mu$c-Si:H thin film has almost the same value of a-Si:H thin film (1.75eV), indicating that the crystallity of hydrogenated amorphous silicon thin film can mainly not affected to their optical properties. However, the experimental results have shown that$ E_{g}$ of the a-SiC:H thin films changed little on the annealing temperature while $E_{g}$ increased with the RF power. The Raman spectrum of the a-SiC:H thin films annealed at high temperatures showed that graphitization of carbon clusters and microcrystalline silicon occurs.

A Study on Morphology and Mechanical Properties of Biodegradable Polymer Nanocomposites (생분해성 고분자 나노복합체의 형태학 및 기계적 특성 연구)

  • BBiodegradable polymers have attracted great attention because of the increased environmental pollution by waste plastics. In this study, PLA (polylactic acid)/Clay-20 (Cloisite 20) and PLA (polylactic acid)/PBS (poly(butylene succinate)/Clay-20 (Cloisite 20) nanocomposites were manufactured in a twin-screw extruder. Specimens for mechanical properties of PLA/Clay-20 and PLA/PBS (90/10)/Clay-20 nanocomposites were prepared by injection molding. Thermal, mechanical, morphological and raman spectral properties of two nanocomposites were investigated by differential scanning calorimetry (DSC), tensile tester, scanning electron microscopy (SEM) and raman-microscope spectrophotometer, respectively. In addition, hydrolytic degradation properties of two nanocomposites were investigated by hydrolytic degradation test. It was confirmed that the crystallinity of PLA/Clay-20 and PLA/PBS/Clay-20 nanocomposite was increased with increasing Clay-20 content and the Clay-20 is miscible with PLA and PLA/PBS resin from DSC and SEM results. Tensile strength of two nanocomposites was decreased, but thier elongation, impact strength, tensile modulus and flexural modulus were increased with an increase of Clay-20 content. The impact strength of PLA/Clay-20 and PLA/PBS/Clay-20 nanocomposites with 5 wt% of Clay-20 content was increased above twice than that of pure PLA and PLA/PBS (90/10). The hydrolytic degradation rate of PLA/Clay-20 nanocomposite with 3 wt% of Clay-20 content was accelerated about twice than that of pure PLA. The reason is that degradation may occur in the PLA and Clay-20 interface easily because of hydrophilic property of organic Clay-20. It was confirmed that a proper amount of Clay-20 can improve the mechanical properties of PLA and can control biodegradable property of PLA.
