Study of Self Texturing on ZnO:Al TCO surface for Thin-Film Solar Cell (박막태양전지용 ZnO:Al 투명전도막 표면 Self-Texturing 연구)

  • 본 연구에서는 RF Magnetron Sputtering System을 이용하여 ZnO계 투명전도막 증착시 Vaporization된 MeOH를 유입함으로써 박막증착과 동시에 표면의 Roughness를 제어하여 이에따른 전기적 특성 및 광학적 특성의 개선에 대하여 연구하였다. 실험방법으로 기존의 RF Magnetron Sputtering System에 Vaporization이 가능한 Ultrasonic을 이용하여 MeOH를 Vaporized시켜 MFC Controll을 통해 챔버에 유입하여 ZnO계 투명전도막의 박막증착과 동시에 표면 Texturing을 하였다. ZnO계 투명전도막의 박막증착시 Vaporized MeOH의 유입에 따른 광학적 특성변화를 UV-visible-nIR spectrometry로 조사하였으며, 전기적 특성 변화를 4-Point-Probe로 조사하였으며, 표면적 특성 변화를 Atomic Force Microscope(AFM), Scanning Electron Microscopy(SEM)를 조사하였으며, 박막의 결정성장특성 변화를 X-ray Diffraction(XRD)으로 조사하였으며, Vaporized MeOH 유입에 따른 박막의 성분분석을 Secondary Ion Mass Spectrometry (SIMS)로 조사함으로써 최적의 조건 및 공정을 확립하였다.

  • DLC(diamond-like carbon)박막을 RF PCVD법으로 증착하여 일반적인 증착특성과 마찰.마모특성사이의 관계를 알아보기 위해, 증착속도, 박막경도, 내무압축응력 및 박막내의 수소량 측정을 통해 일반적인 증착특성을 조사하였다. 그리고 증착된 박막의 C-H 결합구조와 물질특성 분성을 위해 각각 FTIR 및 Raman분광분석을 행하였다. 박막의 마찰계수와 내마모특성은 Pin-on-disk형 마찰시험기를 이용하여 상기의 증착조건과의 상관관계를 조사하였다. DC self-bais, 즉 충돌에너지가 커지면 박막의 증착속도와 경도는 대체로 증가하고, 박막내의 압축응력은 최대값을 가지다가 다시 감소됨을 알 수 있언ㅆ다. 또한 박막내의 수소량은 급격히 감소하다가 포화됨을 알 수 있었다. 얻어진 박막의 마찰계수는 최소 0.08로 분위기가 dry일 때 더 작으며 내마모성은 이온의 충돌에너지와 밀접한 관계를 가지며 모재인 Si-wafer보다 훨씬 큼을 알수 있었다.

Characterization of $SiO_xC_y$ films deposited by PECVD using BMDSO and Oxygen (HMDSO와 산소를 이용한 PECVD 증착 $SiO_xC_y$필름의 특성연구)

  • Thin films of $SiO_xC_y$ deposited by means of PECVD(plasma enhanced chemical vapor deposition) using HMDSO(hexamethyldisiloxane)/$O_2$ were characterized. The effects of deposition conditions such as RF power, oxygen flow rate and hydrogen flow rate on the chemical bond structure, atomic composition, surface roughness and wear characteristics of the films were investigated by means of FTIR, XPS, AFM and Hazemeter. The deposition rate of $SiO_xC_y$ was greater than 100 nm/min, which is relatively high rate. The XPS results showed that the carbon content in a deposited film was lower than that of previous studies where different organosilicone materials were used. The optimum wear resistance was attained when RF power was 200 Watt and oxygen flow rate was 100 sccm. This study implies that the $HMDSO/O_2$ system is effective in forming a film with a lower carbon content and good abrasion resistance.

  • This paper presents a dual-band balanced mixer using nonlinear phase characteristic of composite right/left-handed (CRLH) transmission line. This metamaterial structure provides low LO leakage and high RF to LO isolation without additional filters for LO and RF path. The balanced mixer consists of balun and Wilkinson divider with dual-band characteristic of unit-cell which behaves like a CRLH metamaterial. Experimental results are used to verify the proposed metamaterial functions. The balanced mixer design results in an operating frequency of 870 MHz and 1660 MHz with an optimum mixer conversion loss of 15.2 dB at 870 MHz and 21.2 dB at 1660 MHz.

  • In the context-aware services, localization is an important technical element. Due to the easy to use and low cost, it was widely enabled with RF properties such as RSSI. However, RSSI is known to be not appropriated for indoor localization, because it tends to show big variance in time and is greatly effected with the multipath. This paper proposes a distance estimation process and its constituted methods for indoor localization, by making use of the other WLAN's RF property, CSI(Channel State Information). Firstly we define a comprehensive localization process, and suggest a calibration algorithm of environment factors in the path loss propagation model. Then, by implementing them with a commercial WLAN module, an the proposed process and methods are evaluated in terms of usefulness.

Surface Acoustic Wave Properties of ZnO Thin Films Deposited on Diamond Substrate (다이아몬드 기판상에 증착된 ZnO 압전박막의 탄성표면파 특성)

  • ZnO thin films were deposited on Corning 7059 glass substrates to study fundamental properties of films. According to the experimental results, (002) preferred ZnO thin films were grown by purging Ar/O2 mixed gas, but not without oxygen gas. The structure and the orientation of ZnO thin films were much affected by the substrate temperature and rf power. High quality ZnO films were obtained by increasing their values. Optimum deposition parameters were : 300W rf power, 300℃ substrate temperature, Ar/O2=70/30. To characterize SAW propagation properties, IDT was fabricated by etching Al films deposited on diamond/Si wafer with RIE. Measured λ(wavelength) was 24μm and experimental results were well matched with simulation. Center frequency was 250MHz, and the calculated phase velocity of ZnO/ diamond structure was about 6000m/s.

Electrical and Optical Properties of ITZO Thin Films Deposited by RF Magnetron Sputtering (고주파 마그네트론 스퍼터링법에 의해 제작된 ITZO (indium tin zinc oxide) 박막의 전기적 및 광학적 특성)

  • ITZO ($In_2O_3$ : $SnO_2$ : ZnO = 90wt.% : 5wt.% : 5wt.%) thin films were fabricated on glass substrates (Eagle 2000) at room temperature with various working pressures (1~7 mTorr) by RF magnetron sputtering. The influence of the working pressure on the structural, electrical, and optical properties of the ITZO thin films were investigated. The XRD and FESEM results showed that all ITZO thin films are amorphous structures with very smooth surfaces regardless of the working pressure. Amorphous ITZO thin films deposited at 3 mTorr showed the best properties, such as a low resistivity, high transmittance, and figure of merit of $3.08{\times}10^{-4}{\Omega}{\cdot}cm$, 81 %, and $10.52{\times}10^{-3}{\Omega}^{-1}$, respectively.

RF 스퍼터링법으로 성장한 ZnO계 이종접합구조 LED의 특성 평가

  • ZnO는 넓은 밴드갭(3.37eV)과 큰 엑시톤(exciton) 결합에너지(60meV) 를 가지는 II-VI족 산합물 반도체로, 상온에서도 높은 재결합 효율이 기대되는 엑시톤 전이가 가능하여 자발적인 발광특성 및 레이저 발진을 위한 낮은 임계전압을 보여주는 장점을 가지고 있다. 이러한 특성을 이용해, 최근 ZnO 박막을 이용한 LED 및 LD 소자 제작에 대한 연구가 국내외적으로 매우 활발하게 이루어지고 있다. 하지만 아직까지 p-type ZnO는 전기적 특성 및 재현성 문제를 극복하지 못하고 있기 때문에 ZnO를 이용한 동종접합구조를 이용한 소자제작은 어려움이 따른다. 이런 문제점을 극복하기 위해 최근 p-type 물질을 ZnO와 결정구조 및 특성이 거의 유사한 GaN를 많이 이용하고 있다. 또한 RF 스퍼터링법을 이용해 박막을 성장할 경우 성장조건 및 불순물 도핑 등에 따라 성장되는 n-type ZnO의 전기적 특성 및 밴드갭을 조절할 수 있다. 본 연구에서는 RF 스퍼터링법을 이용해 p-type GaN 기판위에 n-type ZnO를 성장한 이종접합구조를 이용해 발광 다이오드를 제작하고 그에 대한 특성 평가를 하였다. 이때 성장시킨 n-type ZnO는 여러 가지 성장 변수 및 불순물 도핑으로 전기전 특성 변화 및 밴드갭 조절을 통해 발광특성 변화에 대해 특성 평가를 하였다.

Effects of Rice Bran Application on Growth, Yield, and Palatability of Rice (쌀겨처리가 벼 생육 특성과 미질에 미치는 영향)

  • Effect of rice bran applied alone or in combination with chemical fertilizer on growth and edible quality of rice was investigated. The experiment consisted of 11 treatments: 3 levels of rice bran (RB) (500, 250 and 100kg $10a^{-1}$), 100 and 50% recommended fertilizer (RF) combined with above-mentioned 3 levels of RB, and 100 and 50% RF only. The rice brans were applied at 10 days before rice transplanting. Results showed that plant height 30 days after transplanting was significantly higher at 100% RF treatment than the RB treatments. However, plant height during heading stage was not significantly different between the 100% RF and the RB treatments. At higher RB treatments, ripened grain decreased, while panicle number and plant height increased. In the case of rice yield, 50% RF + RBtreatments exhibited similar or slightly higher yield than 100% RF. These results suggested that the recommended fertilizer can be reduced by 50% in case of applying RB. In terms of nutritional quality, protein content on rice grain increased at higher RB treatment, while amylose content at 50% RF + RB treatments ($17.3{\sim}17.8%$) decreased compared to that of RF ($17.9{\sim}18.1%$). Results showed significant effects of RB application on rice growth and quality.

A Study for Frequency Characteristics of Solenoid-Type RF Chip Inductors (크기에 따른 솔레노이드 형태 RF 칩 인덕터의 주파수 특성 연구)

  • In this work, small-size, high-performance solenoid-type RF chip inductors utilizing a low-loss ${Al_2}{O_3}$ core material were investigated. The size of the chip inductors fabricated in this work were $0.86{\times}0.46{\times}0.45m^3$, $1.5{\times}1.0{\times}0.7m^3$, $2.1{\times}1.5{\times}1.0m^3$, and $2.4{\times}2.0{\times}1.4m^3$ and copper (Cu) wire with $27{\sim}40{\mu}m$ diameter was used as the coils. High frequency characteristics of the inductance, quality factor, and impedance of developed inductors were measured using an RF Impedance/Material Analyzer (HP4291B with HP16193A test fixture). It was observed that the developed inductors with the number of turns of 7 have the inductance of 13 to 100nH and exhibit the self-resonant frequency (SRF) of 6.4 to 1.1GHz. The SRF of inductors decreases with increasing the inductance and the inductors have the quality factor of 50 to 80 in the frequency range of 300MHz to 1.3GHz. In this study, small-size solenoid-type RF chip inductors with high inductance and high quality factor were fabricated successfully.
