Analysis of Short Channel Effects Using Analytical Transport Model For Double Gate MOSFET

  • The analytical transport model in subthreshold regime for double gate MOSFET has been presented to analyze the short channel effects such as subthreshold swing, threshold voltage roll-off and drain induced barrier lowering. The present approach includes the quantum tunneling of carriers through the source-drain barrier. Poisson equation is used for modeling thermionic emission current, and Wentzel-Kramers-Brillouin approximations are applied for modeling quantum tunneling current. This model has been used to investigate the subthreshold operations of double gate MOSFET having the gate length of the nanometer range with ultra thin gate oxide and channel thickness under sub-20nm. Compared with results of two dimensional numerical simulations, the results in this study show good agreements with those for subthreshold swing and threshold voltage roll-off. Note the short channel effects degrade due to quantum tunneling, especially in the gate length of below 10nm, and DGMOSFETs have to be very strictly designed in the regime of below 10nm gate length since quantum tunneling becomes the main transport mechanism in the subthreshold region.

Optimal Excitation Angles of a Switched Reluctance Generator for Maximum Output Power

  • This paper investigates the optimal values of turn-on and turn-off angles, and ratio of flux linkage at turn-off angle and peak phase current positions of optimal control for accomplishing maximum output power in an 8/6 Switched Reluctance Generator (8/6 SRG). Phase current waveform is analyzed to determine optimal excitation angles (optimal turn-on and turn-off angles) of the SRG for maximum output power which is applied from a nonlinear magnetization curve in terms of control variables (dc bus voltage, shaft speed, and excitation angles). The optimal excitation angles in single pulse mode of operation are proposed via the analytical model. Simulated and experimental results have verified the accuracy of the analytical model.

  • To improved the conjugation between $SiO_2$ and P3HT active layer, P3HT/POSS conjugated polymers were synthesised and used as the active layers of organic TFT's. We achieved the field-effect mobilities in the saturation region ${\sim}1.19{\times}10^{-3}\;[cm^2/v{\cdot}sec]$ and on/off ratio ${\sim}2.51{\times}10^2$. These values are higher than ones of the P3HT-based OTFTs. The results also demonstrated the off-current decrease.

  • The impact ionization MOS (I-MOS) transistor with 50nm channel length is presented by using 2-D device simulator ISE-TCAD. The subthreshold slope cannot be steeper than kT/q since the subthreshold conduction is due to diffusion current. As MOSFETs are scaled down, this problem becomes significant and the subthreshold slope degrades which leads an increase in the off-current and off-state power dissipation. The I-MOS is based on a gated p-i-n structure and the subthreshold conduction is induced by impact ionization. The simulation results show that the subthreshold slope is 11.7 mV/dec and this indicates the I-MOS improves the switching speed and off-state characteristics.

  • A novel soft-switching pulse-width modulated boost-type DC-DC converter topology is presented in this paper. The conventional boost switch is replaced by a switching cell that is comprised of two switch-diode pairs being linked by an inductor for zero-current switching turn-on. The diodes commutate the current that is flowing through the soft-switching inductor when the two switch turn-off. The capacitor is placed in parallel with the two switches during turn-off, thus providing zero-voltage switching turn-off. Simulation results are presented to support the theoretical considerations.

절연구간운행 고속철도차량 전력품질 특성 분석 (The analysis of power quality characteristics in high speed train through neutral section of catenary system)

  • The neutral section was installed in order to prevent conflict with different phase angle source in electric railway catenary system. The speed of electric train reduced due to coasting operation by notch off when it passed the neutral section. And, the catenary wire was damaged and the accident might be happened because of the arc generation when the electric train passed the neutral section with notch off condition. The inrush current of main transformer installed tiling train is analyzed during the operation of MCB(main circuit break) passing through the neutral section. The instantaneous waveform of load current were analyzed in case of powering and regenerative braking. Inrush current waveform with run of AC railway train showed that inrush current waveform and harmonics, the inrush current generated from main transformer in train has bad effects on power quality problem. In order to reduce these inrush currents, the MCB is connected when the phase angle of voltage is 90 degree. This paper is to measure inrush current and harmonics in main transformer of high speed train in neutral section of electric railway. This measurement report is used to control minimum inrush current in algorithm and power phase angle.

  • 이 연구에서는 해석학적 전류-전압 모델을 이용하여 DGMOSFET(Double Gate MOSFET)의 전송특성을 분석하였다. MOSFET의 게이트길이가 100nm이하로 작아지면 산화막두께가 1.5m이하로 작아져야만하고 채널의 도핑이 매우 증가하기 때문에 소자의 문턱전압변화, 누설전류의 증가 등 다양한 문제가 발생하게 된다 이러한 문제를 조사하기 위하여 해석학적 전류-전압 모델을 이용하여 소자의 크기를 변화시키면서 전류-전압특성을 조사하였다 소자의 크기를 변화시키면서 해석학적 전류-전압 모델의 타당성을 조사하였으며 온도 변화에 대한 특성도 비교 분석하였다. 게이트 전압이 2V에서 77K의 전류-전압 특성이 실온에서 보다 우수하다는 것을 알 수 있었다.

  • An efficiency improving method for Uninterruptible Power Supply System(UPS) was developed by using OP-AMP based application circuits such as voltage detection device, current detection device and static switch control device. The efficiency improving algorithm was made by mixing the operating concepts of On-Line type UPS with the operating concepts of Off-Line type UPS. The UPS' inverter does not work if the UPS' output load current is not higher than the low load operating current which is about 0-30(%) of the UPS' output load capacity. The low load operating current is adjustable within the half of the UPS' output load capacity. If the UPS' output load current is rising over than the low load operating current, the UPS' inverter starts working and the inverter output power feeds to the loads of UPS. If UPS' input power breaks out while UPS' inverter does not operate because the load current is low, the inverter starts working within 4(ms) with excessive output voltage which is ${\pm}$8(%) of normal UPS' output voltage. Like these. UPS can continuously feeds power to it's load device and reduce power consumptions.

  • Belt-driven Starter Generator (BSG) differs from other mild hybrid systems as the crankshaft of vehicle are not run off. Motor permits a low-cost method of adding mild hybrid capabilities such as start-stop, power assist, and mild levels of regenerative braking. Wound rotor synchronous motor (WRSM) could be adopted in BSG system for HEV e-Assisted application instead of the interior permanent magnet synchronous motor (IPMSM). In practice, adequate torque is indispensable for starter assist system, and energy conversion should be taken into account for the HEV or EV as well. Particularly, flux weakening control is possible to realize by adjusting both direct axis components of current and field current in WRSM. Accordingly, this paper present an off-line current acquisition algorithm that can reasonably combine the stator and field current to acquire the maximum torque, meanwhile the energy conversion is taken into consideration by losses. Besides, on account of inductance influence by non-uniform air gap around rotor, nonlinear inductances and armature flux linkage against current variation are proposed to guarantee the results closer to reality. A computer-aided method for proposed algorithm are present and results are given in form of the Look-up table (LUT). The experiment shows the validity of algorithm.

  • 최근 위성 시스템의 전력분배는 기존의 퓨즈와 릴레이로 구성된 것과는 달리 LCL(Latching Current Limiter) 회로로 구현되어, 각각의 부하전원을 단속한다. LCL은 부하에서 생기는 과전류를 제한함으로서 고장 의심이 있는 부하를 물리적으로 차단하는 기존 방법에 비하여 고장의 원인을 분석하고, 일시적인 고장인 경우 부하를 재사용할 수 있는 장점이 있다. 그러나 LCL 회로는 전자소자로 구현되는 만큼 주변회로(부하회로)와의 연동성과 회로 자체의 특성을 이해해야 하며, 무엇보다 과전류를 차단하기 위하여 설정하는 LCL 동작 파라미터의 정의를 위한 기술적인 접근이 요구된다. 따라서 본 논문에서는 전력분배 모듈의 LCL 동작 파라미터를 정의하기 위한 분석을 수행했고, 회로구현 및 특성 시험결과를 나타냈다.
