Thickness Determination of Ultrathin Gate Oxide Grown by Wet Oxidation

  • 최근 반도체 소자의 고집적화 및 대용량화의 경향에 다라 MOSFET 소자 제작에 이동되는 게이트 산화막의 두께가 수 nm 정도까지 점점 얇아지는 추세이고 Giga-DRAM급 차세대 UNSI소자를 제작하기 위해 5nm이하의 게이트 절연막이 요구된다. 이런 절연막의 두께감소는 게이트 정전용량을 증가시켜 트랜지스터의 속도를 빠르게 하며, 동시에 저전압동작을 가능하게 하기 때문에 게이트 산화막의 두께는 MOS공정세대가 진행되어감에 따라 계속 감소할 것이다. 따라서 절연막 두께는 소자의 동작 특성을 결정하는 중요한 요소이므로 이에 대한 정확한 평가 방법의 확보는 공정 control 측면에서 필수적이다. 그러나, 절연막의 두께가 작아지면서 게이트 산화막과 crystalline siliconrksm이 계면효과가 박막의 두께에 심각한 영향을 주기 때문에 정확한 두께 계측이 어렵고 계측방법에 따라서 두께 계측의 차이가 난다. 따라서 차세대 반도체 소자의 개발 및 양산 체계를 확립하기 위해서는 산화막의 두께가 10nm보다 작은 1nm-5nm 수준의 박막 시료에 대한 두께 계측 방법이 확립이 되어야 한다. 따라서, 본 연구에서는 습식 산화 공정으로 제작된 3nm-7nm 의 게이트 절연막을 현재까지 알려진 다양한 두께 평가방법을 비교 연구하였다. 절연막을 MEIS (Medim Energy Ion Scattering), 0.015nm의 고감도를 가지는 SE (Spectroscopic Ellipsometry), XPS, 고분해능 전자현미경 (TEM)을 이용하여 측정 비교하였다. 또한 polysilicon gate를 가지는 MOS capacitor를 제작하여 소자의 Capacitance-Voltage 및 Current-Voltage를 측정하여 절연막 두께를 계산하여 가장 좋은 두께 계측 방법을 찾고자 한다.다. 마이크로스트립 링 공진기는 링의 원주길이가 전자기파 파장길이의 정수배가 되면 공진이 일어나는 구조이다. Fused quartz를 기판으로 하여 증착압력을 변수로 하여 TiO2 박막을 증착하였다. 그리고 그 위에 은 (silver)을 사용하여 링 패턴을 형성하였다. 이와 같이 공진기를 제작하여 network analyzer (HP 8510C)로 마이크로파 대역에서의 공진특서을 측정하였다. 공진특성으로부터 전체 품질계수와 유효유전율, 그리고 TiO2 박막의 품질계수를 얻어내었다. 측정결과 rutile에서 anatase로 박막의 상이 변할수록 유전율은 감소하고 유전손실은 증가하는 결과를 나타내었다.의 성장률이 둔화됨을 볼 수 있다. 또한 Silane 가스량이 적어지는 영역에서는 가스량의 감소에 의해 성장속도가 둔화됨을 볼 수 있다. 또한 Silane 가스량이 적어지는 영역에서는 가스량의 감소에 의해 성장속도가 줄어들어 성장률이 Silane가스량에 의해 지배됨을 볼 수 있다. UV-VIS spectrophotometer에 의한 비정질 SiC 박막의 투과도와 파장과의 관계에 있어 유리를 기판으로 사용했으므로 유리의투과도를 감안했으며, 유리에 대한 상대적인 비율 관계로 투과도를 나타냈었다. 또한 비저질 SiC 박막의 흡수계수는 Ellipsometry에 의해 측정된 Δ과 Ψ값을 이용하여 시뮬레이션한 결과로 비정질 SiC 박막의 두께를 이용하여 구하였다. 또한 Tauc Plot을 통해 박막의 optical band gap을 2.6~3.7eV로 조절할 수 있었다. 20$0^{\circ}C$이상으로 증가시켜도 광투과율은 큰 변화를 나타내지 않았다.부터 전분-지질복합제의 형성 촉진이 시사되었다.이것으로 인하여 호화억제에 의한 노화 방지효과가 기대되었지만 실제로 빵의 노화는 현저히 진행되었다

  • In this thesis, GPS and the electronic mapping were used to realize such a system by recognizing license plate numbers and identifying the location of objects that move at synchronous times with simulated movement in the electronic map. As well, throughout the study, a camera attached to a PDA, one of the mobile devices, automatically recognized and confirmed acquired license plate numbers from the front and back of each car. Using this mobile technique in a wireless network, searches for specific plate numbers and information about the location of the car is transmitted to a remote server. The use of such a GPS-based system allows for the measurement of topography and the effective acquisition of a car's location. The information is then transmitted to a central controlling center and stored as text to be reproduced later in the form of diagrams. Getting positional information through GPS and using image-processing with a PDA makes it possible to estimate the correct information of a car's location and to transmit the specific information of the car to a control center simultaneously, so that the center will get information such as type of the car, possibility of the defects that a car might have, and possibly to offer help with those functions. Such information can establish a mobile system that can recognize and accurately trace the location of cars.

eRPL : An Enhanced RPL Based Light-Weight Routing Protocol in a IoT Capable Infra-Less Wireless Networks (사물 인터넷 기반 기기 간 통신 무선 환경에서 향상된 RPL 기반 경량화 라우팅 프로토콜)

  • The first mission for the IoT based hyper-connectivity communication is developing a device-to-device communication technique in infra-less low-power and lossy networks. In a low-power and lossy wireless network, IoT devices and routers cannot keep the original path toward the destination since they have the limited memory. Different from the previous light-weight routing protocols focusing on the reduction of the control messages, the proposed scheme provides the light-weight IPv6 address auto-configuration, IPv6 neighbor discovery and routing protocol in a IoT capable infra-less wireless networks with the bloom filer and enhanced rank concepts. And for the first time we evaluate our proposed scheme based on the modeling of various probability distributions in the IoT environments with the lossy wireless link. Specifically, the proposed enhanced RPL based light-weight routing protocol improves the robustness with the multi-paths locally established based on the enhanced rank concepts even though lossy wireless links are existed. We showed the improvements of the proposed scheme up to 40% than the RPL based protocol.

  • Traffic management centers (TMC) collect real-time traffic data from the field and have powerful databases for analysing, recording, and archiving the data. Recent advanced sensor and communication technologies have been widely applied to intelligent transportation systems (ITS). Regarding sensors, various in-vehicle sensors, in addition to global positioning system (GPS) receiver, are capable of providing high resolution data representing vehicle maneuverings. Regarding communication technologies, advanced wireless communication technologies including vehicle-to-vehicle (V2V) and vehicle-to-vehicle infrastructure (V2I), which are generally referred to as V2X, have been widely used for traffic information and operations (references). The V2X environment considers the transportation system as a network in which each element, such as the vehicles, infrastructure, and drivers, communicates and reacts systematically to acquire information without any time and/or place restrictions. This study is motivated by needs of exploiting aforementioned cutting-edge technologies for developing smarter transportation services. The proposed system has been implemented in the field and discussed in this study. The proposed system is expected to be used effectively to support the development of various traffic information control strategies for the purpose of enhancing traffic safety on highways.

Efficient Multi-spot Monitoring System Using PTZ Camera and Wireless Sensor Network (PTZ 카메라와 무선 센서 네트워크를 이용한 효율적인 다중 지역 절전형 모니터링 시스템)

  • Recently, the cameras which used for observation are installed in children protection area and local crime prevention area in order to protect life and property and by its work being recognized and are installed more. Normal cameras have cost problem to observe multiple area and detail, because they can observe only one place. PTZ camera can observe multiple area by moving focus by schedule or remote control, but it can't automatically move the focus of it to the place where event occurred, because it can't recognize the place. In this study, we can monitor multiple area effectively, by installing a wireless sensor node equipped with temperature, lighting, gas and human detection sensor to each area, to monitor many place low-price and actively and to move the focus of PTZ camera to preset position, and send recorded video to the user, when the various sensor data received from wireless sensors in observation area are to be determined abnormal by analyzing. In addition, at night we can record a scene using infrared, but to reduce power consumption of lighting system which are installed to improve resolution, it supplies power to the lighting system when event occurred. So we were able to implement low power green monitoring system.

Classification Society Selection Factors for Shipping Companies (해운기업의 선급 결정 요인에 관한 연구)

  • The purpose of this study is to establish shipping companies' selection factors related to a classification society and to explore the relative importance of each factor using the analytical hierarchy process(AHP) technique. Insufficient research exists on the hierarchial structure of shipping companies' factors of selecting a classification society. The factors are identified and classified into two tiers of major and detailed factors, by referring to the related industrial linkages, prior research related to the determinants, and the process and service delivery of the classification society's activities. The empirical analysis of this study is based on the relative importance of determinants when selecting a classification society, and experts engaged with shipping companies were surveyed using questionnaires. The results of the AHP methodology on the main factors of shipping companies in selecting a classification society are as follows. The relative importance of the main factors was 0.373 for technical and survey services, 0.284 for recognized organizations(RO) functions, 0.177 for cost and 0.167 for market(related industry) expectations. The relative importance of the detailed factors is 0.144 for the ability to respond to a port state control(PSC) inspection, 0.143 for technical services, 0.090 for the requirements of financial institutions/ shippers/shipyards, 0.087 for class maintenance costs, 0.086 for the survey network, 0.085 for surveyor competency, 0.072 for cooperation with IMO and government authorities, 0.067 for recognition for RO, 0.058 for the business power of the classification society, 0.052 for the initial inspection costs, 0.040 for reputation and trustworthiness, 0.038 for the costs related to the class, and 0.037 for connections to related industries.

Development of artificial intelligence-based river flood level prediction model capable of independent self-warning (독립적 자체경보가 가능한 인공지능기반 하천홍수위예측 모형개발)

  • In recent years, as rainfall is concentrated and rainfall intensity increases worldwide due to climate change, the scale of flood damage is increasing. Rainfall of a previously unobserved magnitude falls, and the rainy season lasts for a long time on record. In particular, these damages are concentrated in ASEAN countries, and at least 20 million people among ASEAN countries are affected by frequent flooding due to recent sea level rise, typhoons and torrential rain. Korea supports the domestic flood warning system to ASEAN countries through various ODA projects, but the communication network is unstable, so there is a limit to the central control method alone. Therefore, in this study, an artificial intelligence-based flood prediction model was developed to develop an observation station that can observe water level and rainfall, and even predict and warn floods at once at one observation station. Training, validation and testing were carried out for 0.5, 1, 2, 3, and 6 hours of lead time using the rainfall and water level observation data in 10-minute units from 2009 to 2020 at Junjukbi-bridge station of Seolma stream. LSTM was applied to artificial intelligence algorithm. As a result of the study, it showed excellent results in model fit and error for all lead time. In the case of a short arrival time due to a small watershed and a large watershed slope such as Seolma stream, a lead time of 1 hour will show very good prediction results. In addition, it is expected that a longer lead time is possible depending on the size and slope of the watershed.

A Study on the Block Structure of the Land Readjustment Project Districts Focused on the case study of Cheongju City in the 1970's (토지구획정리사업지구의 가구(街區)체계에 관한 연구 -1970년대 청주시 사례를 중심으로-)

  • This study examined the characteristics of a district through the concept of a block system in the physical aspect of the four land readjustment project districts of Cheongju City in the 1970s. The results of this study are as follows. First, the local road system for accessing the main road network and blocks was well established compared with the current urban development standards. On the other hand, since the access roads to the individual lots in the block were not equipped properly, it was difficult to improve a house. Second, according to the characteristics of the block, the Aspect Ratio of blocks was 1: 2 on average and most of those directions was east-west. The area of block from the 1st to 3rd districts was increasing, but districts 4 were decreasing. This also was changed to the shape of a contemporary block system. The larger the size of the block area, the lower the Jeobdoyul. Third, in terms of the characteristics of the lot array, blocks with a multi-row system of $4{\times}4$ or more were lots up to the 1st to 3rd district, but 4th district was improved greatly. Because blocks close a square shape have become excessively poor with Jeobdoyul, it was judged that it is difficult to improve the residential environment. Moreover, as the type of the residential development by the land readjustment project is standardized considerably and this type of land area is extensive, it can be an alternative to control the urban sprawl of suburbs if it finds the way to improve this type of the residential area considering this characteristic.

A Study on Development of Independent Low Power IoT Sensor Module for Zero Energy Buildings (제로 에너지 건축물을 위한 자립형 저전력 IoT 센서 모듈 개발에 대한 연구)

  • The energy consumed by buildings among the total national energy consumption is more than 10% of the total. For this reason, Korea has adopted the zero energy building policy since 2025, and research on the energy saving technology of buildings has been demanded. Analysis of buildings' energy consumption patterns shows that lighting, heating and cooling energy account for more than 60% of total energy consumption, which is directly related to solar power acquisition and window opening and closing operation. In this paper, we have developed a low - power IoT sensor module for window system to transfer acquired information to building energy management system. This module transmits the external environment and window opening / closing status information to the building energy management system in real time, and constructs the network to actively take energy saving measures. The power used in the module is designed as an independent power source using solar power among the harvest energy. The topology of the power supply is a Buck converter, which is charged at 4V to the lithium ion battery through MPPT control, and the efficiency is about 85.87%. Communication is configured to be able to transmit in real time by applying WiFi. In order to reduce the power consumption of the module, we analyzed the hardware and software aspects and implemented a low power IoT sensor module.

  • In modern society, lifestyle and individuality are important, and personalized lifestyle and patterns are emerging. The number of people with articulation diseases is increasing due to wrong living habits. In addition, as the number of households increases, there is a case where emergency care is not received at the appropriate time. We need information that can be managed by ourselves through accurate analysis according to the individual's condition for health and disease management, and care appropriate to the emergency situation. It is effectively used for classification and prediction of data using CNN in deep learning. CNN differs in accuracy and processing time according to the data features. Therefore, it is necessary to improve processing speed and accuracy for real-time healthcare. In this paper, we propose motion monitoring using Mask R-CNN for articulation disease management. The proposed method uses Mask R-CNN which is superior in accuracy and processing time than CNN. After the user's motion is learned in the neural network, if the user's motion is different from the learned data, the control method can be fed back to the user, the emergency situation can be informed to the guardian, and appropriate methods can be taken according to the situation.
