Trench Shorted Anode LIGBT on 501 Substrates (트랜치 구조를 갖는 단락 애노드 SOI LIGBT)

  • A trench shorted anode LIGBT (TSA-LIGBT) which decreases the device area and the forward voltage drop has been proposed and verified by 2D device simulations. The trench located in the shorted anode would form the shorted anode. The simulation results show that TSA-LIGBT decrease the device area by about 20% and the forward voltage drop by over 75% compared with the conventional ones. Also the troublesome negative differential resistance (NDR) regime has been eliminated successfully in the TSA-LIGBT.

  • 본 논문은 영광 1호기 원자력발전소를 기준발전소로 하여 개발된 PRE-MARK 소개 및 PRE-MARK을 기반으로 개발된 노심모델의 결과를 제시하고자 하는 것을 주된 목적으로 하고 있다. 노심 모델개발에는 REMARK 모델 프로그램을 기반으로 개발된 PRE-MARK를 이용하였으며, PRE-MARK의 주요 특징으로는 노심모델 입력자료를 노심설계코드 및 Lattice코드로부터 자동으로 생성하며 GUI 기반으로 변경된 REMARK으로 입력하여 노심모델을 구동함과 동시에 실시간으로 중요 변수의 현재 값들을 그래프로 도시해줌으로 조율 (Tuning) 상수를 용이하게 결정할 수 있도록 하는 것이다 또한 BOL 및 EOL에서 HFP 평형 Xenon 조건에서의 제어봉 위치에 따른 제어봉가(Rod worth)를 영광 1호기 12주기 NDR(Nuclear Design Report)과 비교하고, 원자로정지 이후 BOL, MOL 및 EOL에서의 시간에 따른 Xenon의 반응도 영향을 비교함으로 개발된 모델의 건전성을 입증하였다.

Quantification of Cerebral Perfusion Reserves using Deadtime Correction of Gamma Camera and Norma1ized Difference Ratio Image in Brain SPECT (뇌혈류 SPECT에서 감마카메라 불응시간보정과 정규화 감산영상을 이용한 뇌혈류 비축능의 정량화)

  • Sequential brain SPECT imaging has been used to assess the cerebral perfusion reserve(CPR) in cerebrovascular diseases(UD). We have realized parametric images of CPR using deadtime correction of gamma camera and normalized difference ratio. For the anatomical localization of CPR, the parametric images were registered to the contours of the cerebral regions using optimal threshold method, which showed to reflect the CPR more reliably and distinctively than the simple subtraction. We conclude that the quantitative estimation of CPR using normalized difference ratio image could be useflll for the diagnosis and prognostic assessment of CVD.

Four New Records of Ascomycete Species from Korea

  • While evaluating fungal diversity in freshwater, grasshopper feces, and soil collected at Dokdo Island in Korea, four fungal strains designated CNUFC-DDS14-1, CNUFC-GHD05-1, CNUFC-DDS47-1, and CNUFC-NDR5-2 were isolated. Based on combination studies using phylogenies and morphological characteristics, the isolates were confirmed as Ascodesmis sphaerospora, Chaetomella raphigera, Gibellulopsis nigrescens, and Myrmecridium schulzeri, respectively. This is the first records of these four species from Korea.

First Records of Rare Ascomycete Fungi, Acrostalagmus luteoalbus, Bartalinia robillardoides, and Collariella carteri from Freshwater Samples in Korea

  • The distribution and occurrence of rare ascomycete fungi within freshwater samples in Korea was investigated. Three rare fungal strains, CNUFC-YR537-1, CNUFC-CNUP1-1, and CNUFC-NDR3-1, were isolated using serial dilution method. On the basis of their morphological characteristics and phylogenetic analysis of their internal transcribed spacer regions and 28S rDNA sequences, the three isolates were identified as Acrostalagmus luteoalbus, Bartalinia robillardoides, and Collariella carteri, respectively. To our knowledge, these are the first records of rare genera Acrostalagmus, Bartalinia, and Collariella from Korea, and the first reports of A. luteoalbus, B. robillardoides, and C. carteri from freshwater samples.

Characteristics of Enzymatic Hydrolysates of Rice Bran and Rice Protein by Mixing Ratio and Hydrolysis Times (미강과 쌀 단백질의 비율과 분해 시간에 따른 효소분해물의 품질 특성)

  • This study was conducted to develop a savory ingredient using rice material. We made hydrolysates with ratios of rice bran and rice protein of 4:0, 3:1, 2:2, and 1:3 (w/w) using commercial enzymes, and then investigated their quality properties. At a ratio of 3:1, nitrogen degradation ratio (NDR), savory taste, and overall acceptability were the highest compared to other ratios. Rice bran and rice protein with a ratio of 3:1 were hydrolyzed for 13 days, and characteristics of the hydrolysate were investigated after 3, 5, 7, 10, and 13 days. Total nitrogen, amino nitrogen, and NDR of the hydrolysate after 10 days were higher than those of other hydrolysates. SDS-PAGE showed that the molecular weight of the hydrolysate peptide became smaller as hydrolysis time increased. Glutamic acid content was highest among all amino acids in the hydrolysate for 13 days. Amino acids related to bitter taste decreased from 5 to 13 days, whereas amino acids related to sweet taste substantially increased over time. Sensory evaluation showed that the hydrolysate after 10 days was best. These results suggest that rice bran and rice protein at a mixing ratio of 3:1 and hydrolysis for 10 days were optimal hydrolysis condition for development of natural savory ingredients.

Appearance of Fish Species Based on the Weir's Density in the Four River Systems in Korea (국내 4대강 수계 하천의 보 밀도에 따른 어류 출현종 분석)

  • It was confirmed that the fish diversity decreased with increasing index of weir's density (IWD) in the four river systems. The IWD showed difference with watershed, it was high in the Nakdong River (NDR). Both two river systems of Gum River (GUR) and Yeongsan River (YSR) were similar, whereas relatively lower density observed in the Han River (HNR) system. A result of 2-Dimensional Kolmogorov-Smirnov (2-DKS) as a nonparametic test showed different threshold values affecting fish diversity with the river systems. The p-values based on Dmax, were significantly different at 0.05 level (except for YSR). The threshold values affecting fish diversity were also different with watershed. The values were 1.6/km of the HNR, 1.3/km of the NDR, and 2.3/km of the GUR, respectively. The fish diversity was decreased when IWD is over threshold values. The IWD of total 404 rivers (about 33%) among 1,217 surveyed in this study showed above threshold value. These rivers should be considered first for evaluating river continuity. The IWD and threshold value suggested in this study would be useful for selecting a stream priority for river connectivity study.

Characteristics of Tenebrio molitor larvae and Bombyx mori pupae sequentially fermented with Aspergillus oryzae and Bacillus subtilis (Aspergillus oryzae와 Bacillus subtilis를 순차접종 발효한 갈색거저리유충과 누에번데기 발효물의 품질특성)

  • Defatted soybean, larvae of brown mealworm (Tenebrio molitor), and powdered pupae of silkworm (Bombyx mori) were fermented in solid and liquid forms using Aspergillus oryzae and Bacillus subtilis. The protein degradation rate (NDR) through solid fermentation was the highest in the fermented soybean control sample (54.69±6.54%), followed by silkworm pupae (34.82±5.99%) and brown mealworm larvae (30.54±3.80%). When these edible insects were fermented in liquid form, solid extraction yield was 37.73-46.88%, and protein yield was 47.47-63.02%. NDR of fermented liquid form products increased to 58.90, 52.62, and 50.13% for soybean, brown mealworm larvae, and silkworm pupae, respectively. SDS-PAGE of the liquid fermented products confirmed that microbial fermentation decomposed higher-molecular-weight proteins into small polypeptides. In vitro digestibility of liquid forms of edible insects increased by 1.26 to 1.53 times after fermentation. The protein solubility, foaming ability, and foam stability of liquid-fermented edible insects all tended to increase through fermentation.

  • We attempt to investigate morphology of self-assembled dipyridinium dithioacetate on Au(111) substrate by Scanning Tunneling Microscopy(STM). Also, we measured electrical properties using Scanning Tunneling Spectroscopy(STS). Sample that use this experiment acquires thiol function beside quantity by dipyridinium dithioacetate, is structure that can be self-assembled easily to Au(111) substrate. The same self-assembly procedure was used for two different concentrations, 0.5mmol/ml and 1mmol/ml. Dilute density of sample by 0.5mmol/ml, 1mmol/ml and observed dipyridinium dithioacetate's image by STM after self-assembled on Au(111) substrate. The structure of Tip/SAMs/Au(111) has been used measurement for electrical properties(i-v) using STM. The current-voltage measurement result, observed negative differential resistance(NDR) properties.

Multi-Valued Logic Device Technology; Overview, Status, and Its Future for Peta-Scale Information Density

  • Complementary metal-oxide-semiconductor (CMOS) technology is now facing a power scaling limit to increase integration density. Since 1970s, multi-valued logic (MVL) has been considered as promising alternative to resolve power scaling challenge for increasing information density up to peta-scale level by reducing the system complexity. Over the past several decades, however, a power-scalable and mass-producible MVL technology has been absent so that MVL circuit and system implementation have been delayed. Recently, compact MVL device researches incorporating multiple-switching characteristics in a single device such as 2D heterojunction-based negative-differential resistance (NDR)/transconductance (NDT) devices and quantum-dot/superlattices-based constant intermediate current have been actively performed. Meanwhile, wafer-scale, energy-efficient and variation-tolerant ternary-CMOS (T-CMOS) technology has been demonstrated through commercial foundry. In this review paper, an overview for MVL development history including recent studies will be presented. Then, the status and its future research direction of MVL technology will be discussed focusing on the T-CMOS technology for peta-scale information processing in semiconductor chip.
