Ridge Formation by Dry-Etching of Pd and AlGaN/GaN Superlattice for the Fabrication of GaN Blue Laser Diodes

  • In these days, the desire for the precise and tiny displays in mobile application has been increased strongly. Currently, laser displays ranging from large-size laser TV to mobile projectors, are commercially available or due to appear on the market [1]. In order to achieve a mobile projectors, the semiconductor laser diodes should be used as a laser source due to their size and weight. In this presentation, the continuous etch characteristics of Pd and AlGaN/GaN superlattice for the fabrication of blue laser diodes were investigated by using inductively coupled $CHF_3$ and $Cl_2$ -based plasma. The GaN laser diode samples were grown on the sapphire (0001) substrate using a metal organic chemical vapor deposition system. A Si-doped GaN layer was grown on the substrate, followed by growth of LD structures, including the active layers of InGaN/GaN quantum well and barriers layer, as shown in other literature [2], and the palladium was used as a p-type ohmic contact metal. The etch rate of AlGaN/GaN superlattice (2.5/2.5 nm for 100 periods) and n-GaN by using $Cl_2$ (90%)/Ar (10%) and $Cl_2$ (50%)/$CHF_3$ (50%) plasma chemistry, respectively. While when the $Cl_2$/Ar plasma were used, the etch rate of AlGaN/GaN superlattice shows a similar etch rate as that of n-GaN, the $Cl_2/CHF_3$ plasma shows decreased etch rate, compared with that of $Cl_2$/Ar plasma, especially for AlGaN/GaN superlattice. Furthermore, it was also found that the Pd which is deposited on top of the superlattice couldn't be etched with $Cl_2$/Ar plasma. It was indicating that the etching step should be separated into 2 steps for the Pd etching and the superlattice etching, respectively. The etched surface of stacked Pd/superlattice as a result of 2-step etching process including Pd etching ($Cl_2/CHF_3$) and SLs ($Cl_2$/Ar) etching, respectively. EDX results shows that the etched surface is a GaN waveguide free from the Al, indicating the SLs were fully removed by etching. Furthermore, the optical and electrical properties will be also investigated in this presentation. In summary, Pd/AlGaN/GaN SLs were successfully etched exploiting noble 2-step etching processes.

Leaching of lonic Components from the Soil Applied with Swine Slurry (돈분뇨의 토양처리시 이온 성분의 용탈 특성)

  • An agricultural land application of swine slurry is one of the best management practices in Jeju island whose ground water must be protected. So as to study the effect of appling swine slurry on ground water or aquifer, incubation-leaching technique was used by assuming the incubating period of 1, 2, 4, 8, 16, or 32 days, and application rate of 3200.0 mgT-N/$\ell$ , 820.0 mgT-P/$\ell$, and 1887.0 mgK$\^$+/$\ell$ in swine slurry. The leachates were collected from the soil columns(PVC 30 cm L${\times}$5.5 cm D) packed 15cm in depth with Gangjeong soil series by washing with 100 mL distilled water. The leached components were measured by using ion chromatography far Cl$\^$-/, NO$_3$-N, F$\^$-/, Br$\^$-/, Na$\^$+/, K$\^$+/, Ca$^2$$\^$+/, and Mg$^2$$\^$+/ , atomic absorption spectrophotometry for Fe and Mn, and UV-Vis spectrophotometry for T-N and T-p. Application of swine slurry in naked soil could influence on the ground water or aquifer by increasing nitrate-nitrogen in leachate with time, or leaching the cations present in soils in accompany with anions because of H$\^$+/produced in nitrification. Therefore, careful consideration should be taken about what amount, when, where, and how fur protecting ground water system.

Determination of the Optimum Application Rate of Pig Slurry for Red Pepper Cultivation (고추에 대한 돈분액비 시용기준 설정)

  • This study was carried out to determine the application rate of pig slurry for red pepper. Field experiment was designed with non-fertilizer, chemical fertilizer recommended by soil testing (CFRST) and pig slurry treatments. In pig slurry (PS) plots, pig slurry was applied as basal fertilizer with different equivalents to nitrogen of chemical fertilizer plot (60%: PS60, 80%: PS80, 100%: PS100, 120%: PS120) and chemical fertilizer was top-dressed additionally. Soil organic matter contents after 50 day of planting and after experiment in the plots treated with PS were higher than that of CFRST plot, whereas content of $NO_3-N$ of CFRST plot was higher than that of PS plot. Growth of red pepper were lowest in the non-fertilizer plot. Plant lengths of red pepper at 50 day after planting were similar among the different treatments, plant lengths of red pepper of PS100, PS120 and CFRST at 100 day after planting were higher than those of the PS60 and PS80 plots. But Main stem and stem diameter of red pepper were not different among the treatments. Uptake rate of N, P and K by red pepper plant were 27-44, 9-16 and 41-68% for total N, $P_2O_5$ and $K_2O$, respectively. Utilization of applied fertilizer ingredient by red pepper plant were in the order of PS80> PS60> FRST> PS100> PS120. Yield of red pepper tends to increase by 3% in the PS100 compared with the CFRST, but there was not significant difference between PS120 and CFRST. Chemical component of run-off collected from the furrow of the red pepper field was not different among the treatments. Greenhouse gases ($CH_4$ and $N_2O$) emission of non-fertilizer, PS100 and CFRST during the whole red pepper growth period were 4.0, 4.8 and $5.9kg\;CH_4\;ha^{-1}$, and 0.74, 6.68 and $8.38kg\;N_2O\;ha^{-1}$. Emission of $CH_4$ and $N_2O$ in PS100 was higher than those of CFRST by 23% and 26%, respectively. In this connection, to be used the pig slurry for red pepper, it is required that pig slurry must be decomposed for six months or more. Consequently, pig slurry equivalent to nitrogen of basal fertilizer of CFRST with additional top dressing of chemical fertilizer is recommend as an optimum application rate of pig slurry for red pepper.

  • In this study several P type and N type ceramic semiconductors were prepared by atomic valence control and their electric resistivities were investigated with various concentrations of additive impurities. N-P junctions were made by thin film printing method and their varistor-like characteristics were investigated and their availability was discussed. The results are followings, 1) Some N type semiconductors with a proper concentration of additive impurity have minimum resistivities. 2) The N-P junction samples with ZnO as a constituent material of N type semiconductor have linearity in voltage-current characteristics, but the other N-P junction samples have the non-linearity, 3) Some N-P junction samples showed the good varistor-like characteristics.

Application of Molybdenum Enhances Nitrogen Fixation and Transfer, and Biomass Production under a Hairy Vetch/Barley Mixture Cropping System (풋거름 보리-헤어리베치 혼파 작부체계에서 몰리브덴 시용이 질소 고정, 이동 및 수량에 미치는 영향)

  • BACKGROUND: Mixed cropping of hairy vetch and Barley is widely used as a green manure for reducing chemical fertilizers while maintaining soil fertility in paddy soil. We investigated the effect of Molybdenum (Mo) fertilizer on vetch N2 fixation, biomass production and transfer N from vetch to barley under a hairy vetch-barley mixed cropping system. METHODS AND RESULTS: The barley and hairy vetch were sowed at a rate of 135 and 23 kg/ha, respectively, without chemical fertilizer application but with Mo fertilizer at 0, 0.5, 1.0, 2.0, and 4.0 kg/ha as a treatment. The percentage of hairy vetch N derived from air N2 fixation (%Ndfa) and N transfer from hairy vetch to barley (%Ndfv) was determined by the 15N natural abundance method. Although application of Mo at 2.0 kg/ha significantly increased biomass of both barley and hairy vetch, the biomass was decreased at application of Mo 4.0 kg/ha. At the application of Mo 2.0 kg/ha, the percentage of Ndfa and Ndfv was 81.7 and 53.9, respectively, which are significantly higher than that of the treatments without Mo. CONCLUSION: These results highlight that application of Mo fertilizer can be an effective measures to improve N fixation in hairy vetch and biomass production in both barley and hairy vetch.

Effects of Livestock Compost and Soil Conditioner Application on Greenhouse Gases Emission in Paddy Soil (가축분퇴비 및 토양개량제 처리가 온난화 가스 배출에 미치는 영향)

  • To find out reducing way of methane emission from a paddy field monitoring on the greenhouse gases emissions were carried out in the paddy soil with livestock compost and soil conditioner. The seasonal variations of methane emission were high at 36 days and 86 days after rice transplanting, on the other hand those of nitrous oxide emission were high at 64 days after that day. Methane emission by cow compost application, pig compost application and chicken compost application were 331, 282 and 294 kg $ha^{-1}$, respectively. Otherwise, nitrous oxide emissions by cow compost application, pig compost application and chicken compost application were 1.60, 1.78 and 1.78 kg $ha^{-1}$ respectively. The total emission rate of greenhouse gases equivalent to $CO_2$ emission rate (GWP) was 7,447 kg $ha^{-1}$ in cow compost application, 6,474 kg $ha^{-1}$ in pig compost application and 6,726 kg $ha^{-1}$ in chicken compost application. Methane emission by Ca, $SiO_2$ and artificial zeolite application were 373, 264, 239 kg $ha^{-1}$, respectively. The total emission rate of greenhouse gases equivalent to $CO_2$ emission rate (GWP) was 8,295 kg $ha^{-1}$ in Ca application 5,978 kg $ha^{-1}$ in $SiO_2$ application and 5,447 kg $ha^{-1}$ in artificial zeolite application.

Appropriate nitrogen application enhances saponin synthesis and growth mediated by optimizing root nutrient uptake ability

  • Background: Cultivation of medicinal crops, which synthesize hundreds of substances for curative functions, was focused on the synthesis of secondary metabolites rather than biomass accumulation. Nutrition is an important restrict factor for plant growth and secondary metabolites, but little attention has been given to the plasticity of nutrient uptake and secondary metabolites synthesis response to soil nitrogen (N) change. Methods: Two year-field experiments of Sanqi (Panax notoginseng), which can synthesize a high level of saponin in cells, were conducted to study the effects of N application on the temporal dynamics of biomass, nutrient absorption, root architecture and the relationships between these parameters and saponin synthesis. Results: Increasing N fertilizer rates could improve the dry matter yields and nutrient absorption ability through increasing the maximum daily growth (or nutrient uptake) rate. Under suitable N level (225 kg/ha N), Sanqi restricted the root length and surface and enhanced the root diameter and N uptake rate per root length (NURI) to promote nutrient absorption, but the opposite status of Sanqi root architecture and NURI was found when soil N was deficient. Furthermore, increasing N rates could promote the accumulation of saponin in roots through improving the NURI, which showed a significant positive relationship with the content of saponin in the taproots. Conclusion: Appropriate N fertilizer rates could optimize both root architecture and nutrient uptake efficiency, then promote both the accumulation of dry matter and the synthesis of saponins.

Effects of Surface-Applied Dairy Slurry on Herbage Yield and Stand Persistence : I. Orchardgrass, Reed Canarygrass and Alfalfa-Grass Mixtures

  • Comparative studies of the effects of rates and frequency of application of dairy slurry on herbage yield and stand persistence of alfalfa and various forage grasses have not previously been conducted. The results being reported here are part of a larger study having a primary objective of comparing the effectiveness of alfalfa (Medicago sativa L.), various grasses and alfalfa-grass mixtures for utilizing nutrients from applied dairy slurry. The objectives of this part of the study were to evaluate the effects of various rates and frequencies of application of slurry on herbage yield and stand persistence of orchardgrass (Dactylis glomerata L.), reed canarygrass (Phalaris arundinacea L.), and alfalfa-orchanrdgreass and alfalfa-reed canarygrass mixtures managed as a 4-cutting management system. A randomized complete block design with treatments in a split plot arrangement with four replicates was used. The main plots consisted of 9 fertility treatments: 7 slurry rate and time of application treatments, one inorganic fertilizer treatment, and an unfertilized control. The sub-plots consisted of the two grasses and two alfalfa-grass mixture mentioned above. Slurry was composed from stored solids scraped from the alleyways of a free-stall housing barn and water added to form a slurry having about 8% solids. Manure was pumped from a liquid spreader tank into 10.4 L garden water cans for manual application to the plots. Herbage yields within species were generally unaffected by various rates of application in the first production year. Herbage yields of grasses and alfalfa-grass mixtures the second year were generally not affected by frequency of application for the same rate of slurry applied. Slurry application resulted in greater herbage yield increases in grasses than alfalfa-grass mixtures in the 4-cutting management system. In general, herbage dry matter yields of grasses from the dairy slurry treatments equaled or exceeded yields from the inorganic fertilizer treatment. Stand ratings of grasses and alfalfa-grass mixtures were not changed by manure application rates. In this study, the highest rate of slurry ($967kg\;total\;N\;ha^{-1}$ in 1995 plus $2,014kg\;N\;ha^{-1}$ in 1996) was not detrimental to herbage yields or stand persistence of any of the species. It was concluded that applying dairy slurry to these cool-season grasses and alfalfa-grass mixtures managed in a 4-cutting system is an acceptable practice from the standpoint of herbage yield and satnd persistence and by doing so the utilization of inorganic fertilizers can be reduced.

A Study on Application of SBR Process for RO Retentate Treatment (RO 농축수 처리를 위한 SBR 공정 적용에 관한 연구)

  • In this study, Application of sequencing batch reactor (SBR) process for RO retentate treatment was performed. Efficiency of treatment by load and temperature variation was tested. The SBR process was operated two types as HRT per one cycle was 8 and 12 hours, respectively. Methanol was injected for an effective denitrificaion owing to low C/N ratio of the RO retentate. TN removal efficiency of the SBR process was relatively stable at the change of flow-rate and temperature. The optimum time cycle of SBR process was 2 cycle/day for TN removal, and in the case of 3 cycle/day, the effluent TN concentration was found under the effluent quality standard. In the result of assessment, the application of SBR process for RO retentate treatment was effective and could be utilized to design for the wastewater treatment plant. The specific nitrification rate (SNR) and specific denitrification rate (SDNR) were $0.043{\sim}0.066kg\;NH_3-N/kg\;MLVSS{\cdot}day$ and $0.096{\sim}0.287kg\;NH_3^--N/kg\;MLVSS{\cdot}day$, respectively. The derived kinetic could be applied for design to the aerobic and anoxic tank in the RO retentate treatment.

Studies on the Grassland Management in Late-Autumn and Early-Spring IV. Effect of application levels of NPK fertilizer in late-autumn on witer survival, early spring growth and yield of grasses (월동전후 초지관리에 관한 연구 IIV. 혼파초지에서 월동전 3요소 시비수준이 목축의 월동과 이른 봄 생육 및 수량에 미치는 영향)

  • A field experiment was carried out to determine the effects of 11 different application levels of nitrogen (N), phosphorous ($P_2O_5$) and potassium($K_2O$) fertilizer in late-autumn on the winter survival, early spring growth and dry matter(DM) yield, carbohydrate reserves (CHO-R) in stubble of grasses, and botanical composition in orchardgrass dominated existing pasture in Suwon from October, 1987 to May, 1988. Winter survival of grasses was high (ca. 90%) in all N-fertilized plots, regardless of $P_2O_5$ and $K_2O$ application, and those in zero-N and zero-NPK plots were low as 86.5% and 81.4%, respectively. Early spring growth was vigorous in N-fertilized plots. Heading rate at the fist harvest was 80-86% in all N plots, regardless of $P_2O_5$ and $K_2O$, while those in zero-N and zero-NPK plots were very low as 61% and 56%, respectively. The DM yield of first harvest was higher in the plots of N 35 kg(Site B) and N 70kg $ha^{-1}$ (Site A), regardless of $P_2O_5$ and $K_2O$ level, and those in zero-N and zero-NPK plots were very low (p < 0.05). But no significant difference of yield was observed between N 75 kg and N 105 kg. CHO-R in stubble and legumes were high in zero-N and zero-NPK plots, and low relationship was found between winter survival and CHO-R of grasses. Winter survival, early spring growth and DM yield were significantly influenced by N fertilizer. In this experiment, the optimum application level of N in late-autumn could be recommended in 35-70 kg $ha^{-1}$, and no beneficial effects were observed by $P_2O_5$ and $K_2O$ fertilizer.
