In this talk, I will introduce two topics. The first topic is the polymer light emitting diodes (PLEDs) using graphene oxide quantum dots as emissive center. More specifically, the energy transfer mechanism as well as the origin of white electroluminescence in the PLED were investigated. The second topic is the facile synthesis of eco-friendly III-V colloidal quantum dots and their application to light emitting diodes. Polymer (organic) light emitting diodes (PLEDs) using quantum dots (QDs) as emissive materials have received much attention as promising components for next-generation displays. Despite their outstanding properties, toxic and hazardous nature of QDs is a serious impediment to their use in future eco-friendly opto-electronic device applications. Owing to the desires to develop new types of nanomaterial without health and environmental effects but with strong opto-electrical properties similar to QDs, graphene quantum dots (GQDs) have attracted great interest as promising luminophores. However, the origin of electroluminescence (EL) from GQDs incorporated PLEDs is unclear. Herein, we synthesized graphene oxide quantum dots (GOQDs) using a modified hydrothermal deoxidization method and characterized the PLED performance using GOQDs blended poly(N-vinyl carbazole) (PVK) as emissive layer. Simple device structure was used to reveal the origin of EL by excluding the contribution of and contamination from other layers. The energy transfer and interaction between the PVK host and GOQDs guest were investigated using steady-state PL, time-correlated single photon counting (TCSPC) and density functional theory (DFT) calculations. Experiments revealed that white EL emission from the PLED originated from the hybridized GOQD-PVK complex emission with the contributions from the individual GOQDs and PVK emissions. (Sci Rep., 5, 11032, 2015). New III-V colloidal quantum dots (CQDs) were synthesized using the hot-injection method and the QD-light emitting diodes (QLEDs) using these CQDs as emissive layer were demonstrated for the first time. The band gaps of the III-V CQDs were varied by varying the metal fraction and by particle size control. The X-ray absorption fine structure (XAFS) results show that the crystal states of the III-V CQDs consist of multi-phase states; multi-peak photoluminescence (PL) resulted from these multi-phase states. Inverted structured QLED shows green EL emission and a maximum luminance of ~45 cd/m2. This result shows that III-V CQDs can be a good substitute for conventional cadmium-containing CQDs in various opto-electronic applications, e.g., eco-friendly displays. (Un-published results).
In the area of optoelectronic devices based on GaN and related ternary compounds, the two-dimensional system like as quantum wells (QWs) has been investigated as an effective structure for improving the light-emitting efficiency. Generally, the quantum well active regions in III-nitride light-emitting diodes grown on conventional c-plane sapphire substrates have critical problems given by the quantum confined Stark effect (QCSE) due to the effects of strong piezoelectric and spontaneous polarizations. However, the QWs grown on nonpolar templates are free from the QCSE since the polar-axis lies within the growth plane of the template. Also the unique characteristic of linear polarized light emission from nonpolar QW structures is attracting attentions because it is proper to the application of back-light units of liquid crystal display. In this study, we characterized optical properties of the a-plane InGaN/GaN QW structures by temperature-dependent photoluminescence (TDPL) measurements. From the photoluminescence (PL) spectrum measured at 300 K, green emission centered at 520 nm was observed for the QW region. Since indium incorporation on nonpolar QWs is lower than that on c-plane, this high indium-doping on a-plane InGaN QWs is not common. Therefore, the effect of high indium composition on optical properties in a-plane InGaN QWs will be extensively studied.
양자 우물 반도체 소자 모델링에 있어서 양자 우물의 다중 에너지 부준위 각각에 대한 Boltzmann 방정식의 해를 직접적으로 구하는 self-consistent한 방법을 개발하였다 양자 우물의 특성을 고려하여 Schrodinger 방정식과 Poisson 방정식 및 Boltzmann 방정식으로 구성된 양자 우물 소자 모델을 설정하였으며 이들의 직접적인 해를 유한 차분법과 Gummel-type iteration scheme에 의해 구하였다. Si MOSFET의 inversion 영역에 형성되는 양자 우물에 적용하여 그 시뮬레이션 결과로부터 본 방법의 타당성 및 효율성을 보여 주었다.
Pauli 배타 원리를 적용한 축퇴 상태의 양자 우물 소자 모델링을 제안하였다. 양자 우물에서의 다중 에너지 부준위 각각에 대한 Boltzmann 방정식의 collision 항들을 Pauli 배타 원리를 적용하여 전개하고 이들을 Schrodinger 방정식과 Poisson 방정식과 결합하여 비선형적인 시스템의 모델을 설정하였다. 시스템의 해를 직접적으로 구하기 위하여 유한 차분법과 Newton-Raphson method를 적용하여 양자 우물의 다중 에너지 부준위 각각에 대한 캐리어 분포 함수를 구하였다. Si MOSFET의 inversion 영역에 본 모델을 적용하여 전자 밀도의 증가에 따라 양자 우물의 에너지 분포 함수가 Boltzmann 분포 함수의 형태로부터 Fermi-Dirac 분포 함수의 형태로 변화함을 제시하고, 소자 크기가 감소할수록 소자 모델링에 있어서의 Pauli 배타 원리의 중요성과 함께 본 모델의 정당함과 그 해석 방법의 효율성을 보여주었다.
There have been numerous efforts to enhance the efficiency of light-emitting diodes (LEDs) by using low dimensional structures such as quantum dots (QDs), wire (QWRs), and wells (QWs). We demonstrate QD/QWR/QW hybrid structured LEDs by using nano-scaled pyramid structures of GaN with ~260 nm height. Photoluminescence (PL) showed three multi-peak spectra centered at around 535 nm, 600 nm, 665 nm for QWs, QWRs, and QDs, respectively. The QD emission survived at room temperature due to carrier localization, whereas the QW emission diminished from 10 K to 300 K. We confirmed that hybrid LEDs had zero-, one-, and two-dimensional behavior from a temperature-dependent time-resolved PL study. The radiative lifetime of the QDs was nearly constant over the temperature, while that of the QWs increased with increasing temperature, due to low dimensional behavior. Cathodoluminescence revealed spatial distributions of InGaN QDs, QWRs, and QWs on the vertices, edges, and sidewalls, respectively. We investigated the blue-shifted electroluminescence with increasing current due to the band-filling effect. The hybrid LEDs provided broad-band spectra with high internal quantum efficiency, and color-tunability for visible light-emitting sources.
본 연구에서는 1.1 eV의 에너지대역을 흡수할 수 있는 InAs 양자점구조와 1.3 eV의 에너지 대역을 흡수 할 수 있는 InGaAs 양자우물구조를 이용한 텐덤형 태양전지의 구조를 1D poisson을 이용해 설계하고, 분자선 에피택시 장비를 이용하여 각각 5, 10, 15층씩 쌓은 양자점 및 양자우물구조를 삽입하여 p-n접합을 성장하였다. Photoluminescence (PL) 측정을 이용한 광학적특성 평가에서 양자점 5층 및 양자우물 10층을 삽입한 구조의 PL 피크가 가장 높은 상대발광강도를 나타냈으며, 각각 1.1 eV 및 1.3 eV에서 57.6 meV 및 12.37 meV의 Full Width at Half Maximum을 나타내었다. 양자점의 밀도 및 크기는 Reflection High-Energy Electron Diffraction system과 Atomic Force Microscope를 이용해 분석하였다. 그리고 GaAs/AlGaAs층을 이용한 터널접합에서는 I-V 측정을 통하여 GaAs층의 두께(20, 30, 50 nm)에 따른 터널링 효과를 평가하였다. GaAs 층의 두께가 30 nm 및 50 nm의 터널접합에서는 backward diode 특성을 나타낸 반면, 20 nm GaAs층의 GaAs/AlGaAs 터널접합에서는 다이오드 특성 곡선을 확인하였다.
Linewidth enhancement factor ($\alpha{-factor}$) 값이 2와 4인 두 종류의 1.55${\mu}m$ 다층양자우물(Multi-Quantum Well; MQW) 대면적 레이저 다이오드를 제작하였다. 제작된 레이저 다이오드의 far-field 측정 결과 $\alpha{-factor}$ 값이 4일 때 보다 2인 구조에서 반폭치(Full Width at Half Maximum; FWHM)와 필라멘테이션(filamentation)이 감소되었다. 주입전류의 증가에 따라 두 종류 모두 far-field의 FWHM의 증가 현상이 나타났고 이는 filament spacing이 감소하였기 때문으로 설명된다.
10Gbps급 이상의 광통신에 적합한 성능을 가지는 InAlAs/InGaAs 다중양자우물 구조(MQW) 애벌런치 광다이오드(APD)를 제작하였다. 본 논문에서는 MBE로 성장된 에피구조에서 높은 농도로 도핑된 field butter layer의 Be dopant의 다중양자우물 구조로의 indiffusion이 소자의 암전류 특성과 이득 특성에 이치는 영향을 분석하였다. Be의 indiffusion은 작은 양으로도 소자의 특성에 큰 영향을 끼칠 수 있음이 보여졌으며 spacer layer를 삽입함으로써 높은 대역폭을 유지하면서 낮은 암전류 특성을 나타내는 소자를 제작함으로써 space layer의 삽입이 indiffusion의 영향을 효과적으로 막을 수 있음을 보였다.
