Study on the Electrical Characteristics of the Multi-RESURF SOI LDMOSFET as a Function of Epi-layer Concentration (에피층 농도 변화에 따른 Multi-RESURF SOI LDMOSFET의 전기적 특성 분석)

  • In this paper, we analyzed the breakdown voltage and on-resistance of the multi-RESURF SOI LDMOSFET as a function of epi-layer concentration. P-/n-epi layer thickness and doping concentration of the proposed structure are varied from $2{\sim}5{\mu}m\;and\;1\{times}10^{15}/cm^{3}^{\sim}9\{times}10^{15}/cm^{3}$ to find optimum breakdown voltage and on-resistance of the proposed structure. The maximum breakdown voltage of the proposed structure is $224\;V\;at\;R_{on}=0.2{\Omega}-mon^{2}\;with\;P_{epi}=3\{times}10^{15}/cm^{3},\;N_{epi}=7\{times}10^{15}/cm^{3}\;and\;L_{epi}=10{\mu}m$. Characteristics of the device are verified by two-dimensional process simulator ATHENA and device simulator ATLAS.

Photoluminescence study in GaAs/AlGaAs multi-quantum well structure by hydrogen passivation (수소화 처리에 의한 GaAs/AIGaAs 다중양자우물의 PL 연구)

  • The effect of the surface state on the quantum efficiency of underlying GaAs/AlGaAs multi-quantum well(MQW) structures consisting of three GaAs quantum wells with different thickness, is studied by low temperature photoluminescence(PL). The structure was grown by molecular beam epitaxy(MBE) on (100) GaAs substrate. The thickness of three GaAs quantum wells was 3, 6 and 9 nm, respectively. The MQWs were placed apart from 50 nm AlGaAs edge-barriers including two inner-barriers with 15 nm in thickness. The samples used in this study were prepared with different growth temperatures. Particularly, the hydrogen passivation effect to the 9 nm quantum well located at near surface appeared much stronger than any others. Transition energy and optical gain related to the hydrogen passivation effects on the multi-quantum well structure was calculated by transfer matrix method.

Non-uniform virtual material modeling on contact interface of assembly structure with bolted joints

  • Accurate modeling of contact interface in bolted joints is crucial in predicting the dynamic behavior for bolted assemblies under external load. This paper presents a contact pressure distribution based non-uniform virtual material method to describe the joint interface of assembly structure, which is connected by sparsely distributed multi-bolts. Firstly, the contact pressure distribution of bolted joints is obtained by the nonlinear static analysis in the finite element software ANSYS. The contact surface around bolt hole is divided into several sub-layers, and contact pressure in each sub-layer is thought to be evenly. Then, considering multi-asperity contact at the micro perspective, the relationship between contact pressure and interfacial virtual material parameters for each sub-layer is established by using the fractal contact theory. Finally, an experimental platform for the dynamic characteristics testing of a beam lap structure with double-bolted joint is constructed to validate the efficiency of proposed method. It is found that the theoretical results are in good agreement with experimental results by impact response in both time- and frequency-domain, and the relative errors of the first four natural frequencies are less than 1%. Furthermore, the presented model is used to examine the effect of rough contact surface on dynamic characteristics of bolted joint.

Time-Resolved Photoluminescence Measurement of Frenkel-type Excitonic Lifetimes in InGaN/GaN Multi-quantum Well Structures

  • Time-resolved photoluminescence from InGaN/GaN multi-quantum well structures was investigated for two different shapes of square- and trapezoidal wells grown by metal-organic chemical vapor deposition. To compare to the conventional square well structure with a radiative recombination lifetime of 0.170 nsec, the large value of lifetime of 0.540 nsec from trapezoidal well were found at room temperature. This value is similar to the value for GaN host material indicating no confinement effect of quantum well. Furthermore, the high resolution transmission electron microscopy image provides the In clustering effect in the trapezoidal well structure.

Analysis of Beam-column Joints in a Structure using Strut Members and Composite Section (스트럿 부재와 융합단면을 이용한 기둥-보 강결 구조물 해석)

  • The composition of convergence cross-section of the material is a technique that provides reasonable design and construction of structures. It is frequently used in medium-sized bridges and architectural structures. However, the structural behavioral spare capacity enhancement of the structure by the application of the convergence cross-section is still limited by the expandability due to the limiting state of each material. In order to overcome these limitations, this study reasonably analyzed the construction stages before and after the convergence cross-section constructed and developed a technique for forming multi-point boundary conditions using struts, which are compression members. Based on the existing cases, a reasonable construction step for forming the material composite section of the entire structural system of the structure was derived, and a numerical analysis model for a specific part was constructed to analyze the behavior of the strut application. As a result of this study, the effect of reducing the sectional force of 7.40% in beam-column joint and 6.31% in the center of girder was derived, and the deflection, which is a measure of the serviceability of the structure, improved by 54.41% from the installation and dismantling of strut members at each construction stage.

Numerical evaluation of hypothetical core disruptive accident in full-scale model of sodium-cooled fast reactor

  • A hypothetical core destructive accident (HCDA) has received widespread attention as one of the most serious accidents in sodium-cooled fast reactors. This study combined recent advantages in numerical methods to realize realistic modeling of the complex fluid-structure interactions during HCDAs in a full-scale sodium-cooled fast reactor. The multi-material arbitrary Lagrangian-Eulerian method is used to describe the fluid-structure interactions inside the container. Both the structural deformations and plug rises occurring during HCDAs are evaluated. Two levels of expansion energy are considered with two different reactor models. The simulation results show that the container remains intact during an accident with small deformations. The plug on the top of the container rises to an acceptable level after the sealing between the it and its support is destroyed. The methodology established in this study provides a reliable approach for evaluating the safety feature of a container design.

  • Multi-layered material (sandwich panel) consists of double-sided steel plate which is incombustible material or similar material and core material which is not incombustible material. In case of sandwich panel which uses combustible material as insulation, flames spread inside the steel plate at the time of fire so that it is difficult to extinguish fire from the outside and flames spread rapidly and may cause the building to collapse. The current Building Act requires the sandwich panel to secure fire-retardant performance according to the purpose and size of building. In this study, the fire spreading prevention structure applied to partial exterior walls was applied to multi-layered material and its effect was measured through full scale fire test and the possibility to secure fire safety of buildings by applying the fire spreading prevention structure to multi-layered material in future was presented.

Nanopatterned Surface Effect on the Epitaxial growth of InGaN/GaN Multi-quantum Well Light Emitting Diode Structure

  • The authors fabricated a nanopatterned surface on a GaN thin film deposited on a sapphire substrate and used that as an epitaxial wafer on which to grow an InGaN/GaN multi-quantum well structure with metal-organic chemical vapor deposition. The deposited GaN epitaxial surface has a two-dimensional photonic crystal structure with a hexagonal lattice of 230 nm. The grown structure on the nano-surface shows a Raman shift of the transverse optical phonon mode to $569.5\;cm^{-1}$, which implies a compressive stress of 0.5 GPa. However, the regrown thin film without the nano-surface shows a free standing mode of $567.6\;cm^{-1}$, implying no stress. The nanohole surface better preserves the strain energy for pseudo-morphic crystal growth than does a flat plane.

  • The characterization for several multi-layer embedded inductors with different structures was investigated. The optimized equivalent circuit models for several test structures were obtained from HSPICE. Building blocks are modeled using Partial element equivalent circuit method. The mean and the standard deviation of model parameters were extracted and predictive modeling was performed on different test structure. From this study, the characteristic of multi-layer inductors can be predicted.

Adaptive fluid-structure interaction simulation of large-scale complex liquid containment with two-phase flow

  • An adaptive modeling and simulation technique is introduced for the effective and reliable fluid-structure interaction analysis using MSC/Dytran for large-scale complex pressurized liquid containment. The proposed method is composed of a series of the global rigid sloshing analysis and the locally detailed fluid-structure analysis. The critical time at which the system exhibits the severe liquid sloshing response is sought through the former analysis, while the fluid-structure interaction in the local region of interest at the critical time is analyzed by the latter analysis. Differing from the global coarse model, the local fine model considers not only the complex geometry and flexibility of structure but the effect of internal pressure. The locally detailed FSI problem is solved in terms of multi-material volume fractions and the flow and pressure fields obtained by the global analysis at the critical time are specified as the initial conditions. An in-house program for mapping the global analysis results onto the fine-scale local FSI model is developed. The validity and effectiveness of the proposed method are verified through an illustrative numerical experiment.
