Modification of CPW Pad Design for High fmax InGaAs/InAlAs Metamorphic High Electron Mobility Transistors (높은 $f_{max}$ 를 갖는 InGaAs/InAlAs MHEMT 의 Pad 설계)

  • In this paper, we have performed a study that modifies the CPW Pad configurations to improve an $f_{max}$ characteristic of metamorphic HEMT. To analyze the CPW Pad structures of MHEMT, we use the ADS momentum simulator developed by $Agilent^{TM}$. Comparing the employed structure (G/W = 40/100 m), the optimized structure (G/W = 20/25 m) of CPW MHEMT shows the increased $S_{21}$ by 2.5 dB, which is one of the dominant parameters influencing the $f_{max}$ of MHEMT. To compare the performances of optimized MHEMT with the employed MHEMT, DC and RF characteristics of the fabricated MHEMT were measured. In the case of optimized CPW MHEMT, the measured saturated drain current density and transconductance $(g_m)$ were 693 mA/mm and 647 mS/mm, respectively. RF measurements were performed in a frequency range of $0.1{\sim}110$ GHz. A high $S_{21}$ gain of 5.5 dB is shown at a millimeter-wave frequency of 110 GHz. Two kinds of RF gains, $h_{21}$ and maximum available gain (MAG), versus the frequency, and a cut-off frequency ($f_t$) of ${\sim}154$ GHz and a maximum frequency of oscillation ($f_{max}$) of ${\sim}358$ GHz are obtained, respectively, from the extrapolation of the RF gains for a device biased at a peak transconductance. An optimized CPW MHEMT structure is one of the first reports among fabricated 0.1 m gate length MHEMTs.

High-performance 94 GHz Single Balanced Mixer Based on 70 nm MHEMTs and DAML Technology (70 nm MHEMT와 DAML 기반의 하이브리드 링 커플러를 이용한 우수한 성능의 94 GHz 단일 평형 혼합기)

  • We reported 94 GHz, low conversion loss, and high isolation single balanced active-gate mixer based on 70 nm gate length InGaAs/InAlAs metamorphic high electron mobility transistors (MHEMTs). This mixer showed that the conversion loss and isolation characteristics were 2.5 ${\sim}$ 2.8 dB and under -30 dB, respectively, in the range of 93.65 ${\sim}$ 94.25 GHz. The low conversion loss of the mixer is mainly attributed to the high-performance of the MHEMTs exhibiting a maximum drain current density of 607 mA/mm, a extrinsic transconductance of 1015 mS/mm, a current gain cutoff frequency ($f_t$) of 330 GHz, and a maximum oscillation frequency ($f_{max}$) of 425 GHz. High isolation characteristics are due to hybrid ring coupler which adopted dielectric-supported air-gapped microstrip line (DAML) structure using surface micromachined technology. To our knowledge, these results are the best performance demonstrated from 94 GHz single balanced mixer utilizing GaAs-based HEMTs in terms of conversion loss as well as isolation characteristics.

  • Since the wireless sensor networks become pervasive, various application-specific requirement have been emerged and suggested. Among them, reliability and real-time service are ones of big research challenges since sensed information is useless if a packet is lost and delivered later than deadline. Even though many research works have been proposed, they was designed to meet one of both requirements. To solve above problem, in this paper, we propose how to extend current protocol to meet two requirements together. More detailed, Mint Route protocol is revised to meet specific real-time requirement, (m,k)-firm stream in wireless sensor networks. Since the main operations in MintRoute are very similar to definition of (m,k)-firm stream, extension is achieved by modifying some parts of procedure. Finally, the simulation results are given and analyzed to validate the its suitability for reliable and real-time requirement.

Study Of Millimeter-Wave Passive Imaging Sensor Using the Horn Array Antenna (반사판을 이용한 밀리미터파 수동 이미징 시스템 연구)

  • We have developed a millimeter-wave passive imaging system with reflector for detection of concealed objects. We have designed a millimeter-wave sensor, control device for reflector control, and a lens for focusing of millimeter-wave signal at center frequency of 94GHz. DC signal from millimeter-wave sensor output is filtered by low pass filter and amplified by video amplifier, and then converted into digital signal by using ADC/DAQ. This signal is image processed by computer, and it is possible to obtain millimeter-wave passive image with resolution of $18{\times}64$ pixel using the fabricated system. It is shown that we can obtain the image of men and concealed object with the system.

  • Millimeter-wave networking is composed of narrow beam link. it is very substantial that beam connecting point to point is fixed in right direction. It is major requirement in the beam network to keep the beam in best direction. In this paper, We propose the method to find a best suited direction of the antenna's beam using the Genetic Algorithm (GA) in point-to-point link. Proposed method presume that each station knows his direction ${\theta}_1$ , ${\theta}_2$ at every step of GA, then it can be expected that GA is possible to search the ideal solution. Intensity of the received signal is evaluated by the multiplication of lengths to the point which the lobe meets with the horizontal line.

  • In this paper, we propose a method to find the optimal direction of the multi beam between each station on the point-to-point link by genetic algorithm. In the proposed method, maximum value in optimal direction on each station is used as a fitness function. The beam of millimeter wave generates a lot of multi-peak because of much influence of noise. About each gene, we simulated this method using 16bit, 32bit, and 32bit split algorithm. 32bit split uses 16bit gene information. Each antenna makes 32bit gene information by adding gene information of two antennas having 16bit gene. Through the proposed method, we could have gotten a good output without 32bit gene information.

  • In this paper, microstrip stepped-impedance hairpin resonator (SIR) lowpass filter f.PF) by surface rnicromachining on GaAs substrate is sugsested. This filter has the advantages of compact side, easy fabrication, and sharp cutoff frequency response. The new SIR LPF shows the 3 dB passband of dc to 33 GHz, the insertion loss of 0.82 dB, and the return loss of better than 17 dB up to 25.57 GHz. This filter is useful for many microwave system applications.

Comparison of Storability on Film Sources and Storage Temperature for Fresh Japanese Mint in MA Storage (Japanese Mint의 MA 저장시 저장온도와 필름종류에 따른 저장성 비교)

  • This study was conducted to investigate the comparison of storability on film sources and storage temperature and determine the proper condition for fresh Japanese mint in U storage. The fresh weight in storage was maintained well more than 40$\mu$m ceramic film(CE 40) thickness. The carbon dioxide, ethylene, and acetaldehyde contents in 80$\mu$m ceramic film(CE 80) was higher than those in CE 40. Those were not different among the storage temperatures, rather, those in 3$^{\circ}C$ and 1$^{\circ}C$ storage were higher than those in 1$0^{\circ}C$. The chlorophyll contents loss was promoted by above 5% water loss and 0.5ppm ethylene contents, but mote than 4% carbon dioxide contents restrained from degrading chiorophyll. The storage period in 3$^{\circ}C$ was 30 days that was twice longer than those in other storage temperatures. The visual quality was higher in CE 40 at 3$^{\circ}C$, and this plot was lowest in ion leakage that was shown the degree of chilling injury. It was concluded that storage temperature of at 3$^{\circ}C$ and packaged ceramic 40$\mu$m film to increase storability of Japanese mint would be favorable.

Development of Ice Cream with Improved Microbiological Safety and Acceptable Organoleptic Quality Using Irradiation (감마선 이용 미생물학적 및 관능적 품질이 우수한 아이스크림의 개발)

  • To develop the manufacturing method of ice cream with microbiologically safe and proper sensory quality using irradiation for sensitive consumer, 3 different flavors, which were resistant to their flavors against irradiation, were selected and used for ice cream manufacturing to reduce the irradiation-induced off-flavor problem. The general composition was not different among treatments. Total aerobic bacteria were detected as 2.38, 1.23, 1.38, and 1.15 log CFU/g level in ice cream with control(no flavor added), spearmint, mint, and citrus flavor, respectively. No viable cells were observed by irradiation at 1 kGy except for the control. Sensory evaluation indicated that the irradiated ice cream with spearmint flavor at 1 kGy and citrus flavor at 3 kGy had higher overall acceptability. Therefore, a low dose irradiation (less than 3 kGy) with mint or citrus flavors may enhance the safety of ice cream with proper sensory quality for sensitive consumer.
