Characteristics of TiN Barrier Metal Prepared by High Density Plasma CVD Method (고밀도 플라즈마 CVD 방법에 의한 TiN barrier metal 형성과 특성)

  • TIN films were prepared on Si(100) substrate by ICP-CVD(inductive1y coupled plasma enhanced chemical vapor deposition) using TEMAT(tetrakis ethylmethamido titanium : Ti$[\textrm{N}\textrm{(CH)}_{3}\textrm{C}_{2}\textrm{H}_{5}]_{4}$) precursor at various deposition conditions. Phase, microstructure, and the electrical properties of TIN films were characterized by x-ray diffraction (XRD), x-ray photoelectron spectroscopy (XPS), high resolution transmission electron microscopy (HRTEM) and electrical measurements. Polycrystalline TiN films with B1 structure were grown at temperatures over $200^{\circ}C$. Preferentially oriented along TiN(111) films were obtained at temperatures over $300^{\circ}C$ with the flow rates of 10, 5, and 5 sccm for TEMAT, $\textrm{N}_{2}$ and Ar gas. The TiN/Si(100) interface was flat and no chemical reaction between TIN and $\textrm{SiO}_2$ was found. The resistivity, carrier concentration and the carrier mobility for the TiN sample prepared at $500^{\circ}C$ are 21 $\mu\Omega$cm, 9.5$\times\textrm{10}^{18}\textrm{cm}^{-3}$ and $462.6\textrm{cm}^{2}$/Vs, respectively.

Effect of CdTe Deposition Conditions by Close spaced Sublimation on Photovoltaic Properties of CdS/CdTe Solar Cells (CdTe박막의 근접승화 제조조건에 따른 CdS/CdTe 태양전지의 광전압 특성)

  • CdTe films were deposited by close spaced sublimation with various substrate temperatures, cell areas, and thicknesses of CdTe and ITO layers and their effects on the CdS/CdTe solar cells were investigated. The resistivity of CdTe layers employed in this study was 3$\times$ $10^{4}$$\Omega$cm For constant substrate temperature the optimum substrate ternperature for CdTe deposition was $600^{\circ}C$. To obtain larger grain size and more compact microstructure, CdTe film was initially deposited at 62$0^{\circ}C$, and then deposited at 54$0^{\circ}C$. The CdTe film was annealed at 62$0^{\circ}C$ and $600^{\circ}C$ sequentially to maintain the CdTe film quality. The photovoitaic cell efficiency improved by the "two-wave" process. For constant substrate temperature, the optimum thickness for CdTe was 5-6$\mu m$. Above 6$\mu m$ CdTe thickness, the bulk resistance of CdTe film degraded the cell performance. As the cell area increased the $V_{oc}$ remained almost constant, while $J_{sc}$ and FF strongly decreased because of the increase of lateral resistance of the ITO layer. The optimum thickness of the ITa layer in this study was 300~450nm. In this experiment we obtained the efficiency of 9.4% in the O.5cm' cells. The series resistance of the cell should be further reduced to increase the fill factor and improve the efficiency.

Characteristic and Adhesive Strength Change by Heat Treatment of the Plasma Sprayed $ZrO_{2}$- Thermal Barrier Coatings(TBC) (플라즈마 용사된 $ZrO_{2}$-단열 코팅층의 특성 및 열처리에 따른 접합강도변화)

  • In this study, two-layer thermal barrier coatings composed of plasma sprayed 0.3mm $ZrO_2(8wt% Y_2o_3)$ ceramic coating layer and O.lmm $NiCrAlCoY_20_3$ bond coating layer on AISI 316 were investigated microstructure of the coating, oxidation of the metallic bond coating and adhesive strength to evaluate the durability of coating layer after cyclic and isothermal test at 90$0^{\circ}C$. And quantitative phase analysis of $ZrO_2(8wt% Y_2o_3)$ ceramic coating was performed as a function of thermal exposure time using XRD technique. The results showed that the amount of m - 2rO, phase in the coating was slightly increased with increasing thermal exposure time at 90$0^{\circ}C$. The c/a ratio of t' - $ZrO_2$ in the as-sprayed coating was 1.0099 and slightly increased to 1.0115 after 100 hours heat treatment. It was believed that $Y_2O_3$ in high yttria tetragonaJ(t') was transformed to low yttria tetragonaJ(t) by $Y_2O_3$ diffusion with increasing thermal exposure time. The adhesive strength was gradually decreased as thermal exposure time increased. After the isothermal test, the failure predominantly occured in ceramic coating layer. On the other hand. the specimens after cyclic thermal test were mostly failed at bond coating/ceramic coating interface. The failure was oeeured by decreasing the bond strength between bond coating and oxide scale which were formed by oxidation of the metallic elements within bond coating and by thermal stress due to thermal expansion mismatches between the oxide scale and ceramic coating.

Effect of V and Sb on the Corrosion Behavior and Precipitate Characteristics of Zr-based Alloys for Nuclear Fuel Cladding (핵연료 피복관용 Zr합금의 부식거동 및 석출물 특성에 미치는 V, Sb 첨가의 영향)

  • To investigate the effect of V and Sb on the corrosion behavior of Zr- based alloys, corrosion tests were performed on 6 kinds of Zr alloys in an autoclave at $360^{\circ}C$ for 100 days. The transition of the corrosion rate occurred in the sample containing 0.1wt.%V after 10 days but did not occur in the samples containing 0.2wt.%V and 0.4wt.%V. The corrosion resistance of V containing alloys increased with increasing V contents from 0.1 to 0.4wt.% and the alloys containing 0.4wt.%V showed the best corrosion resistance. In the ternary alloys containing 0.1wt.%Sb and 0.4wt.%Sb, the corrosion rate increased significantly from the short exposure time. It was observed that the optimal Sb content for corrosion resistance was 0.2wt.%. The size and volume fraction of precipitates increased with increasing V and Sb contents. The superior corrosion resistance was observed in the Zr alloy having precipitate size of 0.11-0.13$\mu\textrm{m}$. From the result of corrosion behavior and the obserbation of precipitates, the optimal size of the precipitate appear to control the electron conduction in the cathodic reaction and play an important role in maintaining a stable oxide microstructure.

A Study on the Manufacturing Technique by Scientific Analysis and Reproduction Experiment of Ancient Silver Objects Excavated from Neungnae-ri, Ganghwa Island (강화도 능내리출토 은제유물의 과학적 분석 및 재현실험을 통한 제작기법 연구)

  • For the silver artifacts in the Koryo Dynasty excavated from Neungnae-ri Ganghwa island, the metallographic section analysis and hardness and chemical analysis were conducted. After making samples in the similar ratio of the composition concentration, the changes of the microstructure were checked according to the working method and temperature. The results show that those silver artifacts are Au-Cu alloys with 2 to 6 % of Cu. From the results it is judged that Cu was artificially alloyed with them to keep the proper hardness and identified that they were gilded by the amalgamation process seeing that mercury was included at the guilt layer. Also the porous texture on the surface of them could be formed at over $400^{\circ}C$, therefore, it is assumed the hot working or heat treatment at over $400^{\circ}C$ were performed. In silver artifacts made by the relief and repousse, they have the similar composition analysis to other 7 artifacts but the hardness is lower than pure silver. Consequently from differences in the hardness, it can be inferred that the low hardness of silver artifacts is concerned with manufacturing techniques.

  • Iron objects excavated from the sites of Mahan and Baekje are dominated by swords, spearheads and arrowheads. Spearheads usually have a function of weapon and swords with ring pommel are considered fancy articles because of ornament in ring pommel. In Gongju Suchon-ri site, the central type and the local type of the Baekje tombs co-exist together. The sword with ring pommel, the long sword and spearheads were excavated. They are investigated metallurgically and we focused of their functions and manufacturing techniques. Solid carburizing technology and quenching of heat treatment applied the sword with ring pommel was presumed as fancy article in the late 4th century while these techniques didn't apply spearhead from same tomb. This informed that the central government of Baekje had high technology on iron manufacture in 4th century. In case of local gentry, they didn't apply this high technology to mass-produced spearheads, even though they had it. Thus, it is able to say the sword with ring pommel was applied techniques of the central government and spearheads, the weapons were applied techniques of local societies.

Material Characteristics of Forge Welded Bar and By-product through Reproduction Experiment to the Refining and Forge Welding Process (정련·단접 공정 재현 실험을 통해 생산된 소재 및 부산물의 재료학적 특성)

  • This study analyzed the influence of folding time on the forge welded bar and hammer scale produced using the traditional refining and forge welding reproduction experiment. In the case of the forge welded bar, increasing the forging time decreased the percentage of impurities and porosity from 26.09% to 1.8%. Additionally, the hardness increased by an average of 36.88 HV. In other words, the microstructure gradually became more precise. For the hammer scale, the amount of T Fe increased with forging time. X-ray diffraction analysis revealed the presence of quartz, fayalite, $w{\ddot{u}stite$, and magnetite. The amount of quartz decreased as the forging time increased. In addition, as the forging time increased, the granular $w{\ddot{u}stite$ changed into a cohesive, long, white band. The results provide information on the characteristics of the forge welded bar and hammer scale produced in the refining and forging process. This information can be used as technical data for ancient steel making processes as well as for future technological systems.

A Study on Microstructure, Mechanical Properties, Friction and Adhesion of TiN Thin Films Coated on SKD61 and Radical Nitrided SKD61 Substrates by Arc Ion Plating (SKD61과 Radical Nitriding 처리된 SKD61 기판상에 Arc Ion Plating으로 증착된 TiN 박막의 미세구조 및 기계적 특성, 마찰 및 접착력에 관한 연구)

  • TiN coating on tool steel has been widely used for the improvement of durability of tools. In this work, radical nitriding(RN) is carried out on SKD61 at $450^{\circ}C$ for 5 hours in the ammonia gas pressure $2.7{\times}10^3\;Pa$. The TiN coating is carried out by arc ion plating(AIP) with the process parameters: arc power 150 A, bias voltage -50V, coating time 40 minutes and nitrogen gas pressure $4{\times}10^3\;Pa$. Hardness, elastic modulus, friction coefficient and adhesion of TiN coating on substrates of both TiN/SKD61 and TiN/RN SKD61 coatings are investigated comparatively. The primary crystalline faces of TiN surface are(200) and(111) for TiN/SKD61 and TiN/RN SKD61 respectively. In addition to the primary phase, Fe phase exists in TiN/SKD61 coating, but not in TIN/RN SKD61. The hardness of TiN/RN SKD61 is about 700 Hv, 250 Hv(56%) higher than that of TiN/SKD61 at the near interface of TiN and substrates. At the TiN surface, hardness of TiN/RN SKD61 is 2,149 Hv, 71 Hv(3%) higher than that of TiN/SKD61. The elastic modulus of TiN coating is improved to 26.7 GPa(6%) by radical nitriding. The adhesion is improved by the RN coating showing no spalling. buckling and chipping on the scratch test track which are shown on the non-RN TiN/SKD61.

Microstructure analyses of aluminum nitride (AlN) using transmission electron microscopy (TEM) and electron back-scattered diffraction (EBSD) (투과전자현미경과 전자후방산란회절을 이용한 AlN의 미세구조 분석)

  • Aluminum nitride (AlN) single crystals have attracted much attention for a next-generation semiconductor application because of wide bandgap (6.2 eV), high thermal conductivity ($285W/m{\cdot}K$), high electrical resistivity (${\geq}10^{14}{\Omega}{\cdot}cm$), and high mechanical strength. The bulk AlN single crystals or thin film templates have been mainly grown by PVT (sublimation) method, flux method, solution growth method, and hydride vapor phase epitaxy (HVPE) method. Since AlN suffers difficulty in commercialization due to the defects that occur during single crystal growth, crystalline quality improvement via defects analyses is necessary. Etch pit density (EPD) analysis showed that the growth misorientations and the defects in the AlN surface exist. Transmission electron microscopy (TEM) and electron back-scattered diffraction (EBSD) analyses were employed to investigate the overall crystalline quality and various kinds of defects. TEM studies show that the morphology of the AlN is clearly influenced by stacking fault, dislocation, second phase, etc. In addition EBSD analysis also showed that the zinc blende polymorph of AlN exists as a growth defects resulting in dislocation initiator.

The crystallization behavior of glass made from coal bottom ash (석탄 바닥재로 제조된 유리의 결정화 거동 분석)

  • The glass-ceramics made from the mixture of coal bottom ash, produced from a thermal power plant mixed with $Na_2O$ and $Li_2O$ was fabricated and their crystallization behavior was studied using a non-isothermal analyzing method. The temperature for 50% crystallization was higher than the exothermic peak temperature $T_p$ at DTA curve and the quickest crystallization temperature was much the same as $T_p$ as identified from the relationships of crystallized fraction and crystallization rate with temperature. By using Kissinger equation describing a crystallization behavior, the activation energy (262 kJ/mol), the Avrami constant (1.7) and the frequency ($5.7{\times}10^{16}/s$) for crystallization were calculated from which the nepheline crystal could be expected as showing an 1~2-dimensional surface crystallization behavior mainly with some bulk crystallization tendency at the same time. The actual observation of microstructure using SEM showed the considerable amount of surface crystals of dendrite and the bulk crystals with low fraction, so the prediction by the Kissinger equation was in accord with the crystallization behavior of glass-ceramics fabricated in this study.
