초음파 접합 장치의 냉각관 설계 및 접합강도 실험 (Design and Experimental Results for Cooling Tubes of Ultrasonic Bonding Equipment of Ultrasonic Bonding Equipment)

  • 최근 미세접합 기술이 다양한 사회에서 주목받고 있다. 미세접합 기술은 레이저 접합 초음파 접합 등이 있다. 그러나 미세 접합의 연구가 많이 부족한 실정이다. 이에 본 논문에서는 초음파 접합장치 구동 시 열평형 상태에서 압전소자에 열영향을 최소화하기 위해 냉각관을 설계하였다. 또한 냉각관이 설계된 초음파 접합 장치를 이용하여 접합 실험을 실시하였다. 다꾸찌 실험계획법을 이용하여 실험을 실시하였으며, 기초실험을 통해 공정변수와 반응 변수를 설정하였다. 접합 실험의 신뢰도를 검증하기 위하여 접합 계면의 미세조직을 관찰하였고, 인장실험을 통해 접합 강도를 확인하였다.

온도변화에 따른 진동의 무연솔더 접합부 신뢰성에 미치는 영향 (Influence of complex environment test on lead-free solder joint reliability)

  • ELV(; End of Life Vehicles)를 비롯한 최근 환경 동향은 자동차 전장 모듈에 대하여 다양한 무연 솔더 적용을 요구하고 있다. 특히 자동차 엔진룸과 트랜스미션은 가동 중 고온 및 진동의 지속적인 영향을 받기 때문에 이와 유사한 환경에서의 신뢰성 연구가 필요한 시점이다. 이에 본 연구에서는 Sn3.5Ag, Sn0.7Cu, Sn5.0Sb 솔더 조성에 대하여 복합환경 조건하에서 접합부 신뢰성을 평가하였다. 복합환경을 구현하기 위하여 $-40{\sim}150^{\circ}C$ 범위의 온도 사이클과 랜덤 진동을 동시에 인가하였으며, 진동 가속도 3G, 진동주파수는 10~1000Hz 로 설정하여 자동차 환경을 충족하였다. 복합시험의 1 cycle 은 20 시간이며, 총 120 시간의 시험 동안 진동의 영향 및 진동과 고온이 동시에 작용하였을 경우의 영향에 대해 비교하였다. 테스트 모듈 제작을 위해 450 um 의 솔더볼이 적용되었으며, 각 조성의 솔더볼을 이용하여 BGA test chip 제작하였고, 제작된 BGA test chip 은 다시 daisy chain PCB 위에 실장 및 리플로우 공정을 통해 접합되었다. 테스트 동안 In-situ 로 저항의 변화를 관찰하여 파단의 유무를 판단하였고 전자주사현미경을 통해 파괴 기전을 평가하였다. 복합시험 시간에 따른 전단강도를 측정하였으며, 각 조성에 대하여 상이한 전단강도 변화를 관찰하였다. 계면 IMC 형상은 전단강도 변화에 영향을 주었으며, 특히 높은 온도가 IMC 성장을 촉진시켜 전단강도 감소에 영향을 주었다. 본 복합환경 시험 조건에서는 Sn0.7Cu 가 가장 안정적이었으며, 파단면을 관찰한 결과 연성파괴 모드가 관찰되었다.

세레이션형 미세 멀티셀 튜브 압출 및 접합강도 평가 (FE analysis of Extrusion Process and Estimation of welding strength for Micro Multi Cell Tube with Serration)

  • This paper describes a development of the extrusion process and estimation of the weldability for multi cell tubes used to cooling system of automobiles. A study on extrusion process is performed through the 3D FE simulation in non-steady state and extrusion experimentation. Also, nano-indentation test is employed to estimate the weldability of tubes. Especially, An evaluation of the weldability using the nano-indentation is accomplished as compared with nano-hardness in welded part and in the others. Finally, the pattern of the mandrel defection is investigated according to shapes of the porthole and/or chamber.

급속 금형가열 시스템 개발을 위한 고주파 유도가열 과정의 유한요소해석 (Finite Element Analysis of Induction Heating Process for Development of Rapid Mold Heating System)

  • Rapid mold heating has been recent issue to enable the injection molding of thin-walled parts or micro/nano structures. Induction heating is an efficient way to heat material by means of an electric current that is caused to flow through the material or its container by electromagnetic induction. It has various applications such as heat treatment, brazing, welding, melting, and mold heating. The present study covers a finite element analysis of the induction heating process which can rapidly raise mold temperature. To simulate the induction heating process, the electromagnetic field analysis and transient heat transfer analysis are required collectively. In this study, a coupled analysis connecting electromagnetic analysis with heat transfer simulation is carried out. The estimated temperature changes are compared with experimental measurements for various heating conditions.

  • In this study behavior of fatigue crack and fatigue fracture is observed under rotary bending fatigue testing in friction welded dissimilar materials. Fatigue fracture most occurred in SM15C heat affected zone around Interface. In case of fatigue test, stress is reduced the position of fracture gradually moves to the welded Interface. Micro crack of heat affected zone surface on SM15C is observed at any different stress.

인코넬 합금과 스테인레스 강의 마찰용접 특성 연구 (A Study on the friction weldability of inconel alloy-stainless steel)

  • In this study, the friction weldability and properties of inconel alloy(IN738LC) to stainless steel (STS304) was investigat-ed. Upset length increased according to increment of friction pressure and time. The tensile strength of the friction weld-ing reached 85% of the STS304 base metal strength under the conditions of 8 sec friction time, 50MPa friction pressure and 150 MPa upset pressure. From the result of fracture surface analysis, IN738LC section can be joined with STS 304 materials in shape of a convex lens. Also, the temperature of welded interface was measured with k-type thermocouple. Finally the plastic flow confirmed at the welded interface STS304 by micro test.

  • This paper is investigated the shear strength by using the micro shear-punch test method for Sn-37Pb alloy, binary and ternary alloys of environment-friendly Pb-free solder alloys which would be surely applicable to the electronic packages. As a result, in case of Max. shear strength, Sn-4Ag-0.5Cu has the highest value and Sn-37Pb has the lowest value on every condition of experiment temperature. Also, In case of Pb-free solder joint specimens, it was found that Pb-free solder alloys have higher value of shear strength than eutectic Sn-Pb solder alloy and Sn-4Ag-0.5Cu has the highest value.

A study of nano-scale electrical discharge characteristics for automotive sensor applications

  • To study the relationship between spark ignition and the gap in the nano-scale region, the electric potential was applied to between a Pt-Ir tip and a gold substrate. The tip was sharpened by electro-chemical etching process in the solution of $CaCl_2;H_2O$ and acetone. The radius of tip was measured to be around 200nm and attached to the scanning probe microscope to control the gap between the tip and the substrate. The electric potential of 10V to 80V was applied to initialize the spark. The gaps and the current profile were measured to analyze the characteristics of spark ignition. A spark sustaining time was measured to be between 50ns and 200ns depending on the applied electric potential and the gap between the electrodes. The continuous electric discharge was successfully sustained up to 1 second of spark or arc time. The developed process can be applicable to the micro-scale fabrication of automotive sensors as a similar concept of GTAW.

고주파 유도가열을 사용한 급속 금형가열에 관한 연구 (A Study on Rapid Mold Heating System using High-Frequency Induction Heating)

  • Rapid mold heating has been recent issue to enable the injection molding of thin-walled parts or micro/nano structures. Induction heating is an efficient way to heat a conductive workpiece by means of high-frequency electric current caused by electromagnetic induction. Because the induction heating is a convenient and efficient way of indirect heating, it has various applications such as heat treatment, brazing, welding, melting, and mold heating. The present study covers an experimental investigation on the rapid heating using the induction heating and rapid cooling using a vortex tube in order to eliminate an excessive cycle time increase. Experiments are performed in the case of a steel cup mold core with various heating and cooling conditions. Temperature is measured during heating and cooling time, from which appropriate mold heating and cooling conditions can be obtained.
