High density plasma etching of CoFeB and IrMn magnetic films with Ti hard mask

  • Magnetic random access memory (MRAM), based on magnetic tunnel junction (MTJ) and CMOS, is a prominent candidate among prospective semiconductor memories because it can provide nonvolatility, fast access time, unlimited read/write endurance, low operating voltage and high storage density. The etching of MTJ stack with good properties is one of a key process for the realization of high density MRAM. In order to achieve high quality MTJ stack, the use of CoFeB and IrMn magnetic films as free layers was proposed. In this study, inductively coupled plasma reactive ion etching of CoFeB and IrMn thin films masked with Ti hard mask was investigated in a $Cl_2$/Ar gas mix. The etch rate of CoFeB and IrMn films were examined on varying $Cl_2$ gas concentration. As the $Cl_2$ gas increased, the etch rate monotonously decreased. The effective of etch parameters including coil rf power, dc-bais voltage, and gas pressure on the etch profile of CoFeB and IrMn thin film was explored, At high coil rf power, high dc-bais voltage, low gas pressure, the etching of CoFeB and IrMn displayed better etch profiles. Finally, the clean and vertical etch sidewall of CoFeB and IrMn free layers can be achieved by means of thin Ti hard mask in a $Cl_2$/Ar plasma at the optimized condition.

For the realization of high density MRAM, the etching of MTJ stack with good properties is one of a key process. Recently, there has been great interest in the MTJ stack using MgO as barrier layer for its huge room temperature MR ratio. The use of MgO barrier layer will undoubtedly accelerate the development of MTJ stack for MRAM. In this study, high-density plasma reactive ion etching of MgO films was investigated in an inductively coupled plasma of $Cl_2$/Ar gas mixes. The etch rate, etch selectivity and etch profile of this magnetic film were examined on vary gas concentration. As the $Cl_2$ gas concentration increased, the etch rate of MgO monotonously decreased and etch slop was slanted. The effective of etch parameters including coil rf power, dc-bais voltage, and gas pressure on the etch profile of MgO thin film was explored, At high coil rf power, high dc-bais voltage, low gas pressure, the etching of MgO displayed better etch profiles. Finally, the clean and vertical etch sidewall of MgO films was achieved using $Cl_2$/Ar plasma at the optimized etch conditions.

  • The characcteristics of anthocyanin pigments from crab apple (Malus prunifolia Wild. Borkh. "red fruit") by ethanol extract were investigated at various condition of light temperature sugar, organic acid me-tal ion and pH. The pigments were stable(over the 60%) on the light irradiation throughout 20 days sto-rage period at room temperature and in the pesenc of Al-foil red blue green and yellow cover were rage period at room temperature and in the pesence of Al-foil red blue green and yellow cover were very stable. The pigments also showed high thermal stbility(over the 67% at 115$^{\circ}C$ 10min) at pH2.5 respectively. The pigments with added organic acid greatly increased thickness of red color. The pig-ments with added metal ions at pH 2.5 such as Na+ K+, Mg2+ Ca2+ and Mn2+ were stable throughout 20 days storage period at $25^{\circ}C$. But Cu2+ addition showed the rapidly degradation of the pigments and Al3+ addition induced the color conversion from red to redish violet. The thickness of the red color of anthocyanin pigments increased increased as the pH decreased. These results indicated that crab apple antho-cyanin pigments might be potental source of natural food colorant. colorant.

Purification and Characterization of Lipoxygenase from Melania Snail (다슬기에서 추출한 Lipoxygenase의 정제와 특성)

  • Melania snail(Semisulcopira bensoni) is used as ingredient in Korean traditional soup and nutritional foods. Generally, lipoxygenase in several food products may produce off-flavors during their processing and storage. Therefore, the inactivation of lipoxygenase is required to make the better extracts from Melania sanil. Also, the quality on freshness of Melania snail may be evaluated by lipoxygenase activity. The lipoxygenae activity was the highest at 40~60% saturation among several concentrations in salting-ouot saturated solution of ammonium sulfate. The partial purification of lipoxygenase was successfully obtained by Sephacryl S-200 gel chromatography. The first peak among three peaks for protein determination showed the highest activity of lipoxygenase in 13~16 fractions among 100 fractions. The highest peak of lipoxygenase activity by ion exchange chromatography was shown at 0.1M NaCl. In the purification step, the specific activity was 20.8U/mg and activity yield was 19.8%. The optimum pH and temperature were pH6.0~8.0 and 3$0^{\circ}C$, respectively. Molecular weight of the lipoxygenase was estimated about 35kDa by SDS-PAGE.

  • The separation of germanium and gallium ion with metal oxide was introduced into the development of $^{68}Ge/^{68}Ga$ generator. Germanium and gallium within mixed solution were respectively separated by using a liquid-liquid extraction and a column chromatographic method. The separation of Ge within high concentrated hydrochloric and sulfuric acid was conducted by the extraction to $CCl_4$ and the back-extraction to 0.05 M HCl. An optimum condition of the extraction by $CCl_4$ was in 5~7 M HCl and efficiency was around 80%. The gallium was selectively separated by using $Al_2O_3$ among metal oxides as sorbents from the mixed solution in 0.04~0.10 M HCl condition.

Ionic Additives to Increase Electrochemical Utilization of Sulfur Cathode for Li-S Batteries

  • The high theoretical specific capacity of lithium-sulfur (Li-S) batteries makes them a more promising energy storage system than conventional lithium-ion batteries (LIBs). However, the slow kinetics of the electrochemical conversion reaction seriously hinders the utilization of Li-S as an active battery material and has prevented the successful application of Li-S cells. Therefore, exploration of alternatives that can overcome the sluggish electrochemical reaction is necessary to increase the performance of Li-S batteries. In this work, an ionic liquid (IL) is proposed as a functional additive to promote the electrochemical reactivity of the Li-S cell. The sluggish electrochemical reaction is mainly caused by precipitation of low-order polysulfide (l-PS) onto the positive electrode, so the IL is adopted as a solubilizer to remove the precipitated l-PS from the positive electrode to promote additional electron transfer reactions. The ILs effectively dissolve l-PS and greatly improve the electrochemical performance by allowing greater utilization of l-PS, which results in a higher initial specific capacity, together with a moderate retention rate. The results presented here confirmed that the use of an IL as an additive is quite effective at enhancing the overall performance of the Li-S cell and this understanding will enable the construction of highly efficient Li-S batteries.

Effect of Counter Anions on Solid Electrolyte Interphase Formation on Graphite Electrodes in Propylene Carbonate-based Electrolyte Solutions

  • Herein, the effect of counter anions on the formation of a solid electrolyte interphase (SEI) in a propylene carbonate (PC)-based electrolyte solution was investigated. Although the reversible capacities were different, reversible intercalation and de-intercalation of lithium ions occurred in the graphite negative electrode in the PC-based electrolyte solutions containing 1 M $LiClO_4$, $LiPF_6$, $LiBF_4$, and $LiCF_3SO_3$ at low temperature ($-15^{\circ}C$). This indicated that the surface films acted as an effective SEI to suppress further co-intercalation and decomposition reactions at low temperature. However, the SEIs formed at the low temperature were unstable in 1 M $LiPF_6$ and $LiBF_4/PC$ at room temperature ($25^{\circ}C$). On the other hand, increasing reversible capacity was confirmed in the case of $LiCF_3SO_3/PC$ at room temperature, because the SEI formed at the low temperature was still maintained. These results suggest that counter anions are an important factor to consider for the formation of effective SEIs in PC-based electrolyte solutions.

  • Interest in eco-friendly materials with high efficiencies is increasing significantly as science and technology undergo a paradigm shift toward environment-friendly and sustainable development. MXenes, a class of two-dimensional inorganic compounds, are generally defined as transition metal carbides or nitrides composed of few-atoms-thick layers with functional groups. Recently MXenes, because of their desirable electrical, thermal, and mechanical properties that emerge from conductive layered structures with tunable surface terminations, have garnered significant attention as promising candidates for energy storage applications (e.g., supercapacitors and electrode materials for Li-ion batteries), water purification, and gas sensors. In this review, we introduce MXenes and describe their properties and research trends by classifying them into two main categories: transition metal carbides and nitrides, including Ti-based MXenes, Mo-based MXenes, and Nb-based MXenes.

A Novel SOC Estimation Method for Multiple Number of Lithium Batteries Using a Deep Neural Network (딥 뉴럴 네트워크를 이용한 새로운 리튬이온 배터리의 SOC 추정법)

  • For the safe and reliable operation of lithium-ion batteries in electric vehicles or energy storage systems, having accurate information of the battery, such as the state of charge (SOC), is essential. Many different techniques of battery SOC estimation have been developed, such as the Kalman filter. However, when this filter is applied to multiple batteries, it has difficulty maintaining the accuracy of the estimation over all cells owing to the difference in parameter values of each cell. The difference in the parameter of each cell may increase as the operation time accumulates due to aging. In this paper, a novel deep neural network (DNN)-based SOC estimation method for multi-cell application is proposed. In the proposed method, DNN is implemented to determine the nonlinear relationships of the voltage and current at different SOCs and temperatures. In the training, the voltage and current data obtained at different temperatures during charge/discharge cycles are used. After the comprehensive training with the data obtained from the cycle test with a cell, the resulting algorithm is applied to estimate the SOC of other cells. Experimental results show that the mean absolute error of the estimation is 1.213% at 25℃ with the proposed DNN-based SOC estimation method.

Improvement in microbial stability of photosynthetic bacteria via optimized cell immobilization and lyophilization: Application to the treatment of shrimp aquaculture water

  • Photosynthetic bacteria (PSB) play an important role in water purification, and their application is beneficial for sustainable aquaculture. However, maintaining the microbial stability of PSB from subculturing to preservation is a challenging task. Since improvement in the microbial stability of PSB is a crucial parameter, optimized conditions for cell immobilization and lyophilization were investigated. In PSB immobilization, 0.1-M CaCl2 was found to be the most effective divalent metal ion solution in terms of cost-effectiveness, resulting in beads with a 4-mm diameter and high loading (1.91×109 CFU/mL) of viable cells. Maintenance of cell viability, external appearance, and color of PSB beads was best in 3.5% NaCl during storage. In lyophilization, the addition of skim milk (9%) and dextrose (2%) as cryoprotective additives allowed the highest cell viability. Over an 18-week shrimp breeding period, when optimally manufactured beads and lyophilized powder of PSB were applied to shrimp aquaculture water, NH4+, NO3-, and NO2- were more effectively removed by 55%, 100%, and 100%, respectively, compared to controls. Thus, microbial stability of PSB through optimized cell immobilization and lyophilization was successfully enhanced, enabling a wide application.
