Investigation of Optimal Channel Doping Concentration for 0.1\;μm SOI-MOSFET by Process and Device Simulation ([ 0.1\;μm ] SOI-MOSFET의 적정 채널도핑농도에 관한 시뮬레이션 연구)

  • In submicron MOSFET devices, maintaining the ratio between the channel length (L) and the channel depth (D) at 3 : 1 or larger is known to be critical in preventing deleterious short-channel effects. In this study, n-type SOI-MOSFETs with a channel length of $0.1\;{\mu}m$ and a Si film thickness (channel depth) of $0.033\;{\mu}m$ (L : D = 3 : 1) were virtually fabricated using a TSUPREM-4 process simulator. To form functioning transistors on the very thin Si film, a protective layer of $0.08\;{\mu}m$-thick surface oxide was deposited prior to the source/drain ion implantation so as to dampen the speed of the incoming As ions. The p-type boron doping concentration of the Si film, in which the device channel is formed, was used as the key variable in the process simulation. The finished devices were electrically tested with a Medici device simulator. The result showed that, for a given channel doping concentration of $1.9{\sim}2.5\;{\times}\;10^{18}\;cm^{-3}$, the threshold voltage was $0.5{\sim}0.7\;V$, and the subthreshold swing was $70{\sim}80\;mV/dec$. These value ranges are all fairly reasonable and should form a 'magic region' in which SOI-MOSFETs run optimally.

Sorption of Chromium Ions from Aqueous Solution onto Chemically Activated Carbons Developed from Maize Cobs

  • Chemically activated carbons were prepared from maize cobs, using phosphoric acid of variable concentration. The textural parameters of the activated carbons were determined from the nitrogen adsorption isotherms measured at 77 K. The chemistry of the carbon surface was determined by measuring the surface pH, the pHPZC and the concentration of the carbon - oxygen groups of the acid type on the carbon surface. Kinetics of Cr(VI) sorption/reduction was investigated at 303 K. Two processes were investigated in terms of kinetics and equilibrium namely; Cr(VI) removal and chromium sorption were studied at various initial pH (1-7). Removal of Cr(VI) shows a maximum at pH 2.5. At pH<2.5, sorption decreases because of the proton competition with evolved Cr(III) for ion exchange sites. The decrease of sorption at pH>2.5 is due to proton insufficiency and to the decrease of the extent of Cr(VI) reduction. The chemistry of the surface of activated carbon is an important factor in determining its adsorption capacity from aqueous solutions particularly when the sorption process involves ion exchange.

Studies on the Pectolytic Enzymes from Byssochlamys fulva II (Byssochlamys fulca가 생성하는 펙틴질 분해효소에 관한 연구 II)

  • Polygalacturonase of Byssochlamys fulva was purified and characterized. Specific activity increased from 2.21 units/mg protein to 10.47 units/mg protein through $(NH_4)_2SO_4$ treatment, SephadexG-100 gel filtration, and DEAE-Sephadex ion exchange chromatography. Divalent cations, such as $Ca^{++}\;and\;Cu^{++}$, increased polygalacturonase activity greatly. Added as $10^{-3}M$ concentration, $Ca^{++}$ ion enhanced enzyme activity 9.8folds. Optimum temperature was $50^{\circ}C$ and optimum pH was 5.0. Activation energy of reaction was 8.69 Kcal/mole. Michaelis-Menten $constant(K_M)\;and\;V_{max}$ of reaction were $6.27{\times}10^{-3}mole/l\;and\;2.85{$\mu}moles/min$. Polygalacturonase of Byssochlamys fulva preferred polygalacturonic acid to pectin as substrate and was presumed as endo-type on the basis of the relationship between viscosity reduction and substrate degradation. Molecular weight of polygalacturonase was estimated as 55,000.

Study on the Charging Characteristics of a Sealed Type Ni-Cd Cell (밀폐식 Ni-Cd 전지의 충전특성에 관한 연구)

  • The variations of the positive and negative electrode potentials, and of internal pressure were measured during the charge of the sealed type Ni-Cd cell. Both polarization characteristics of a paste type Cd-electrode as a gas diffusion electrode in 30% KOH solution and the effects of active carbon electrode as an oxygen consuming auxiliary electrode of the Ni-Cd cell on the charging characteristics of the cell were studied. Peak voltage at the end of charge of the cell is ascribed to the peak at the negative electrode potential, which is due to the concentration polarization by the lack of $Cd^{++}$ ion and oxygen concentration. And the recovery of the negative electrode potential is resulted from depolarization by the increasing diffusion limiting current density with the increasing oxygen pressure. The active carbon electrode was effective as an oxygen consuming auxiliary electrode. The internal pressure of the cell could be maintained below 200mmHg even at one hour rate charge and overcharge by the use of active carbon electrode as an auxiliary electrode.

Purification and characterization of hepatic lipase from Todarodes pacificus

  • Lipase was purified from squid (Todarodes pacificus) liver in an attempt to investigate the possibility of applying the enzyme for biotechnological applications. Crude extract of squid liver was initially fractionated by the batch type ion exchange chromatography. The fraction containing lipase activity was further purified with an octyl-Sepharose column. Finally, lipase was purified by eluting active protein from a non-dissociating polyacrylamide gel after zymographic analysis. Molecular weight of the purified enzyme was determined to be 27 kDa by SDS-polyacrylamide gel electrophoresis. The enzyme showed the highest activity at a temperature range of $35-40^{\circ}C$ and at pH 8.0. The activity was almost completely inhibited at 1 mM concentration of $Hg^{2+}$ or $Cu^{2+}$ ion. Partial amino acid sequence of the enzyme was also determined.

  • Ginseng saponins were analyzed by thermospray (TSP) LCMS method using ODS column and with acetonitrile/ammonium acetate solution. Optimal condition for TSP Lchfs was found as follows: capillary temperature: 33$0^{\circ}C$ repelled voltage: 200 V, and concentration of ammonium acetate: 0. 05 M. Panaxadiol and panaxatriol type saponins showed characteristic fragment ions. The calibration curve of ginseng saponin showed good linearity with a correlation coefficient of 0.99. Detection limits using selected ion monitoring (SIM) technique were improved by 10~200 times compared to conventional HPLCnnr detection method.

  • Retroviral integrase is required for integration of viral DNA into the host cell chromosome. Human immunodeficiency virus type-1 integrase was partially purified as a part of a fusion protein linked to a maltose-binding protein and characterized in terms of an endonucleolytic activity. The concentration of the fusion protein purified through an amylose column was about 12mg/ml. Indicating that the solubility of the fusion protein is highly increased by the presence of a maltose-binding protein, considering that the integrase protein alone is poorly solubilized. The endonucleolytic activity of the fusion protein was detected at 0.1 to 1.OmM $Mn^{++}$ ion, but not at any concentrations tested of $Mn^{++}$ ion.

  • Catalytic combustion of benzene over various metal cation-exchanged zeolites has been investigated. Y(4.8)-type zeolite showed the highest activity among the used zeolites and Cu/Y(4.8) catalyst also showed the highest activity among metal cation/ Y(4.8) zeolites. The catalytic activity increased according to the amount of adsorbed oxygen acquired from O2 TPD results. The catalytic activity also increased with an increase of Cu cation concentration on Cu/Y(4.8) catalysts. The conversion of benzene on the combustion reaction depended on not benzene concentration but the oxygen concentration. In addition, the introduction of water into reactants decreased the catalytic activity.

Adsorption of Heavy Metal Ions by Synthesized Zeolite 4A using Bituminous Coal Fly Ash (유연탄 비산회로부터 합성한 제올라이트 4A에 의한 중금속 이온의 흡착)

  • A study on the zeolite synthesized of bituminous coal fly ash from power plant has been carried out to reuse industrial waste. The synthesized zeolite was proved to be 4A type by means of the X-ray diffraction analysis and the degree of crystallinity was found to be higher than 90%. Then the synthesized zeolite was used as an adsorbent to remove the heavy metal ions in the CU, Pb, and Cd containing wastewater and water. Also, adsorption characteristics and kinetics of synthesized zeolite in the each metal ion solutions were studied. In each ion solutions, the adsorbed amounts of Pb, Cd, and Cu to the unit weight of synthesized zeolite were 141.6, 118.8, and 131.4mg/g respectively when each metal ion concentration was 500mg/L solution. The adsorption kinetics was fitted well to the Freundlich isotherms. The value of l/n for Pb, Cd, and Cu and 0.27, 0.50, and 0.66, respectively. Those results showed that the synthesized zeolite could be used as an adsorbent to remove single heavy metal ions in the wastewater and water. The heats of adsorption, H values of Pb, Cd, and Cu were 4.87, 14.95, and 18.23kacl/mol by the Henry-van't Hoff equation.

An Experimental Study on the Effect of Sensor Line Number on the Reactivity Characteristic of Corrosion Sensor Reactive with Chloride Ion to Immigrate into Concrete (콘크리트내로 침투하는 염소이온 반응형 부식센서의 응답특성에 미치는 센서 세선 수의 영향에 관한 실험적 연구)

  • In this study, the sensor response and sensitivity is experimented and analyzed quantitatively by the line numbers of chlorine ion reaction type corrosion sensor that is developed. The sensor response of the developed corrosion sensor is verified with properties of chlorine ion. The multilineal sensor is shown a large resistance change more than the single line sensor by damage of the sensor. And, the resistance change of sensor is as large as high concentration of NaCl aqueous solution, the sensitivity of multilineal sensor is higher than single line sensor's, and the depth of sensor's location is as large as the increasing of resistance change time (cycle). These results suggest that, the developed corrosion sensor could sense corrosion reaction, sensor sensitivity and change of resistance for chloride ion. Especially, It was judged that 7 line sensor was the most superior for monitoring chloride ion immigration into concrete.
