Comparative investigation of endurance and bias temperature instability characteristics in metal-Al2O3-nitride-oxide-semiconductor (MANOS) and semiconductor-oxide-nitride-oxide-semiconductor (SONOS) charge trap flash memory

  • The program/erase (P/E) cyclic endurances including bias temperature instability (BTI) behaviors of Metal-$Al_2O_3$-Nitride-Oxide-Semiconductor (MANOS) memories are investigated in comparison with those of Semiconductor-Oxide-Nitride-Oxide-Semiconductor (SONOS) memories. In terms of BTI behaviors, the SONOS power-law exponent n is ~0.3 independent of the P/E cycle and the temperature in the case of programmed cell, and 0.36~0.66 sensitive to the temperature in case of erased cell. Physical mechanisms are observed with thermally activated $h^*$ diffusion-induced Si/$SiO_2$ interface trap ($N_{IT}$) curing and Poole-Frenkel emission of holes trapped in border trap in the bottom oxide ($N_{OT}$). In terms of the BTI behavior in MANOS memory cells, the power-law exponent is n=0.4~0.9 in the programmed cell and n=0.65~1.2 in the erased cell, which means that the power law is strong function of the number of P/E cycles, not of the temperature. Related mechanism is can be explained by the competition between the cycle-induced degradation of P/E efficiency and the temperature-controlled $h^*$ diffusion followed by $N_{IT}$ passivation.

  • To prevent the percolation of leachate through the bottom of waste landfills, the liner system of various layers, such as compacted clay, geomembrane, geonet, geotextiles, and geocomposite is designed. Since the friction angle between a geomembrane and other geosynthetics is usually lower than that of the soil alone, the interfaces between soil and geosynthetic or geosynthetic-geosynthetic may become a possible plane of weakness, which leads to potential instability of the system under load of waste at side slopes. In this study, large triaxial tests are carried out with samples of remoulded wastes and direct shear interface friction tests are carried out to understand the frictional properties of geosynthetic-geosynthetic interfaces, which are required for analyzing the safety of side-slope liner systems.

Interfacial instability of Boger fluid in the pull-off test between two circular plates

  • In this study the deformation of liquid-air interface of Newtonian or Boger fluids filled between two par­allel-plates geometry was investigated when two surfaces were separated at a constant speed. The interface between the fluid and air showed either stable or unstable deformation depending on experimental con­ditions. Repeated experiments for a wide range of experimental conditions revealed that the deformation mode could be classified into three types: 'stable region', 'fingering' and 'cavitation'. The experimental condition for the mode of deformation was plotted in a capillary number vs. Deborah number phase plane. It has been found that the elasticity of Boger fluids destabilize the interface deformation. On the other hand, the elasticity suppresses the formation and growth of cavities.

  • The objective of this study was to investigate the behavior of ribonuclease A (RNase) at the water/methylene chloride interface. It was aimed at better understanding the denaturation of proteins upon emulsification. RNase was vulnerable to the interface-induced aggregation reactions that led to formation of water-insoluble aggregates upon emulsification. Biochemical analyses demonstrated that intermolecular covalent linkages might have been involved in the aggregation reactions. The protein instability observed with emulsification was traced to consequences of protein adsorption and conformational rearrangements at the interface. These results indicated that emulsifying aqueous protein solutions in organic solvents should be handled with care, since emulsification could bring denaturation and aggregation to proteins.

PHASE FIELD MODELING OF CRYSTAL GROWTH

  • The phase field model is becoming the model of choice for the theoretical study of the morphologies of crystals growth from the melt. This model provides an alternative approach to the solution of the classical (sharp interface) model of solidification by introducing a new variable, the phase field, Ø, to identify the phase. The variable Ø takes on constant values in the bulk phases and makes a continuous transition between these values over a thin transition layer that plays the role of the classically sharp interface. This results in Ø being governed by a new partial differential equation(in addition to the PDE's that govern the classical fields, such as temperature and composition) that guarantees (in the asymptotic limit of a suitably thin transition layer) that the appropriate boundary conditions at the crystal-melt interface are satisfied. Thus, one can proceed to solve coupled PDE's without the necessity of explicitly tracking the interface (free boundary) that would be necessary to solve the classical (sharp interface) model. Recent advances in supercomputing and algorithms now enable generation of interesting and valuable results that display most of the fundamental solidification phenomena and processes that are observed experimentally. These include morphological instability, solute trapping, cellular growth, dendritic growth (with anisotropic sidebranching, tip splitting, and coupling to periodic forcing), coarsening, recalescence, eutectic growth, faceting, and texture development. This talk will focus on the fundamental basis of the phase field model in terms of irreversible thermodynamics as well as it computational limitations and prognosis for future improvement. 확장 면적을 이용한 안정된 증발 마이크로채널 시스템의 설계 (Design of Stable Evaporative Micro-channel Systems Using Expanding Area)

  • 마이크로채널 표면의 핵에서 생성된 기포는 물을 작동유체로 이용하는 경우 채널의 좁은 단면적에 의해 압착되어 유동불안정성을 유발한다. 직관 마이크로채널에서 압착된 기포는 관성 유동의 역방향인 채널 상류로 진행한다. 마이크로채널에서 역방향 유동을 없애기 위해 채널 하류의 단면적을 확장시키는 것이 효과적이다. 그 이유는 압착된 기포의 전후단 계면의 표면장력에 의한 압력차이가 계면의 반지름에 역비례해서 자연적으로 기포가 채널 하류로 이동하려는 힘이 발생하기 때문이다. 확장 증발 마이크로채널에서 정적 유동불안정성 모델이 제시되었으며, 실험으로 모델을 검증하였다. 또한, 안정된 확장 시스템을 설계하기 위해 국부 설계 개념을 도입하였다. 검증된 모델과 개념을 바탕으로 안정된 확장 증발 마이크로채널 설계를 성공적으로 수행하였다.

Negative-bias Temperature Instability 및 Hot-carrier Injection을 통한 중수소 주입된 게이트 산화막의 신뢰성 분석 (Reliability Analysis for Deuterium Incorporated Gate Oxide Film through Negative-bias Temperature Instability and Hot-carrier Injection)

  • This paper is focused on the improvement of MOS device reliability related to deuterium process. The injection of deuterium into the gate oxide film was achieved through two kind of method, high-pressure annealing and low-energy implantation at the back-end of line, for the purpose of the passivation of dangling bonds at $SiO_2/Si$ interface. Experimental results are presented for the degradation of 3-nm-thick gate oxide ($SiO_2$) under both negative-bias temperature instability (NBTI) and hot-carrier injection (HCI) stresses using P and NMOSFETs. Annealing process was rather difficult to control the concentration of deuterium. Because when the concentration of deuterium is redundant in gate oxide excess traps are generated and degrades the performance, we found annealing process did not show the improved characteristics in device reliability, compared to conventional process. However, deuterium ion implantation at the back-end process was effective method for the fabrication of the deuterated gate oxide. Device parameter variations under the electrical stresses depend on the deuterium concentration and are improved by low-energy deuterium implantation, compared to conventional process. Our result suggests the novel method to incorporate deuterium in the MOS structure for the reliability.

Y형 마이크로채널에서의 물/기름 2상 유동에 대한 Micro-PIV 측정 (Micro-PIV Measurement of Water/Oil Two Phase Flow in a Y-Junction Microchannel)

  • Y-junction microchannels are widely used as a flew mixer. Fluids are entered from two branch channels and merged together at a combined channel. In this study, we suggest a simple method to create the fluid digitization using flow instability phenomena. Two immiscible liquids (water/oil) are infused continuously to each Y-junction inlets. Because of the differences in fluid and flow properties at the interface, oil droplet is formed automatically followed by flow instability. In order to clarify the hydrodynamic aspects involved in oil droplet formation, a quantitative flow visualization study has performed. Highly resolved velocity vector fields are obtained by a micro-PIV technique, so that detail flow structures around the droplet are illustrated. In this study, fluorescent particles were mixed with water only for visualization of oil droplet and velocity field measurement in water flow.

솔리드모델과 2D 연성모델을 사용한 브레이크 디스크의 열해석 (The Thermal Analysis of Brake Disc using the Solid Model and 2D Coupled Model)

  • This paper describes the thermoelastic instability arising from friction heat generation in braking and proposes the finite element methods to predict the variation of temperature and thermal deformation. In a conventional disc brake analysis, heat generation is only related with wheel speed and friction material and the interface pressure between disc and pad is assumed constant. But under dynamic braking conditions, the frictional heat causes the thermoelastic distortion that leads to more concentrated contact pressure distribution and hence more and more non-uniform temperature. In this paper, to complete the solution of the thermomechanically coupled problem, the linear relation model between pressure and temperature is proposed and demonstrated in examples of a simple two dimensional contact problem. And the two dimensional model has been extended to an annular three dimensional disc model in order to consider more realistic geometry and to provide a more accurate critical speed for automotive brake systems.

Illumination Assisted Negative Bias Temperature Instability Degradation in Low-Temperature Polycrystalline Silicon Thin-Film Transistors

  • The negative bias temperature instability on LTPS TFTs in a darkened and an illuminated environment was investigated. Experimental results reveal that the generation of interface state density showed no change between the different NBTI stresses. The degradation of the grain boundary trap under illumination was more significant than for the darkened environment.
