Effect of Material Property Uncertainty on Warpage during Fan Out Wafer-Level Packaging Process (팬아웃 웨이퍼 레벨 패키지 공정 중 재료 물성의 불확실성이 휨 현상에 미치는 영향)

  • With shrinking form factor and improving performance of electronic packages, high input/output (I/O) density is considered as an important factor. Fan out wafer-level packaging (FO-WLP) has been paid great attention as an alternative. However, FO-WLP is vulnerable to warpage during its manufacturing process. Minimizing warpage is essential for controlling production yield, and in turn, package reliability. While many studies investigated the effect of process and design parameters on warpage using finite element analysis, they did not take uncertainty into consideration. As parameters, including material properties, chip positions, have uncertainty from the point of manufacturing view, the uncertainty should be considered to reduce the gap between the results from the field and the finite element analysis. This paper focuses on the effect of uncertainty of Young's modulus of chip on fan-out wafer level packaging warpage using finite element analysis. It is assumed that Young's modulus of each chip follows the normal distribution. Simulation results show that the uncertainty of Young's modulus affects the maximum von Mises stress. As a result, it is necessary to control the uncertainty of Young's modulus of silicon chip since the maximum von Mises stress is a parameter related to the package reliability.

A Propose on Seismic Performance Evaluation Model of Slope using Artificial Neural Network Technique (인공신경망 기법을 이용한 사면의 내진성능평가 모델 제안)

  • The objective of this study is to develop a model which can predict the seismic performance of the slope relatively accurately and efficiently by using artificial neural network(ANN) technique. The quantification of such the seismic performance of the slope is not easy task due to the randomness and the uncertainty of the earthquake input and slope model. Under these circumstances, probabilistic seismic fragility analyses of slope have been carried out by several researchers, and a closed-form equation for slope seismic performance was proposed through a multiple linear regression analysis. However, a traditional statistical linear regression analysis has shown a limit that cannot accurately represent the nonlinearistic relationship between the slope of various conditions and seismic performance. In order to overcome these problems, in this study, we attempted to apply the ANN to generate prediction models of the seismic performance of the slope. The validity of the derived model was verified by comparing this with the conventional multi-linear and multi-nonlinear regression models. As a result, the models obtained through the ANN basically showed excellent performance in predicting the seismic performance of the slope, compared to the models obtained by the statistical regression analyses of the previous study.

  • In this study, emotional analysis was conducted based on the basic attribute data of music and the emotional model in psychology, and the result was applied to the visualization rules in the formative arts. In the existing studies using musical parameter, there were many cases with more practical purposes to classify, search, and recommend music for people. In this study, the focus was on enabling sound data to be used as a material for creating artworks and used for aesthetic expression. In order to study the music visualization as an art form, a method that can include human emotions should be designed, which is the characteristics of the arts itself. Therefore, a well-structured basic classification of musical attributes and a classification system on emotions were provided. Also, through the shape, color, and animation of the visual elements, the visualization of the musical elements was performed by reflecting the subdivided input parameters based on emotions. This study can be used as basic data for artists who explore a field of music visualization, and the analysis method and work results for matching emotion-based music components and visualizations will be the basis for automated visualization by artificial intelligence in the future.

A Study on the Automatic Digital DB of Boring Log Using AI (AI를 활용한 시추주상도 자동 디지털 DB화 방안에 관한 연구)

  • The process of constructing the DB in the current geotechnical information DB system needs a lot of human and time resource consumption. In addition, it causes accuracy problems frequently because the current input method is a person viewing the PDF and directly inputting the results. Therefore, this study proposes building an automatic digital DB using AI (artificial intelligence) of boring logs. In order to automatically construct DB for various boring log formats without exception, the boring log forms were classified using the deep learning model ResNet 34 for a total of 6 boring log forms. As a result, the overall accuracy was 99.7, and the ROC_AUC score was 1.0, which separated the boring log forms with very high performance. After that, the text in the PDF is automatically read using the robotic processing automation technique fine-tuned for each form. Furthermore, the general information, strata information, and standard penetration test information were extracted, separated, and saved in the same format provided by the geotechnical information DB system. Finally, the information in the boring log was automatically converted into a DB at a speed of 140 pages per second.

Comparing the Industrial Characteristics of Smart City in Korea and Spain (한국과 스페인의 스마트시티 산업 특성 비교)

  • The aim of this study is to compare and analyze structural characteristics of smart city industry focused on Korea and Spain. Structural characteristics of industries were compared focusing on share, penetration, impact path and network clustering of smart industries. Research data used input-output tables established by Korea and Spain in 1995 and 2015, and industries were reclassified into 8 and 25 industries. The analysis model is the Smart SPIN Model. The key finding as follows: It was analyzed that there are differences in the structure and characteristics of the smart city industry between Korea and Spain. Firstly, It is analyzed that Korea has a larger share and penetration rate of IT manufacturing than Spain. On the other hands, Spain has a higher share and penetration rate in the IT service and knowledge service sectors than Korea. Secondly, Korea had many production paths for the IT service and the knowledge service. On the other hands, Spain included more production paths in the IT manufacturing sector. Thirdly, as a result of network analysis, Korea's smart industry has a characteristic that it is difficult to develop independently because it is dependent on traditional industries. In Spain, most of the smart industries were included in one industrial cluster, and it was analyzed to have an independent form. In conclusion, It was found that Korea has the industrial characteristics of a smart city based on IT manufacturing. Spain has the characteristics of smart city industry based on IT service and knowledge service. The results of this study are expected to provide basic data on the direction of smart city promotion and the establishment of smart city policies in Korea.

On the Effect of Extended Human Group Scale in Perception of Group Ratio and Size at Majority-biased Social Learning (인구 집단의 스케일의 확장이 집단 비율 및 집단 크기 지각에 미치는 영향: 다수편향적 사회적 정보 활용을 중심으로)

  • New media moved the place of social exchange to the Internet, allowing large groups to communicate in one place beyond the limits of time and space. Recent studies have also reported cases in which human social abilities do not keep up with the expansion of group scale through social media. In this context, current study investigated how human perception of social information is affected by the expansion of the group scale in the context of majority bias. Using Internet-based task, the psychological processes that group ratio and group size are perceived and affect majority-biased social information use were investigated, and whether group scale moderates those processes was examined. The group ratio has a positive effect on the majority bias, and the relationship was partially mediated by ratio perception. Group scale did not moderate the relationship between group ratio and ratio perception. On the other hand, the correlation between group size and majority-biased social information use was not significant. Group scale moderates group size perception. The group size and size perception showed positive correlation under the smaller group scale condition. However under the extended group scale condition, the perceived group size became significantly lower and lost its correlation with group size. These results provide evidence that the psychological mechanism related to group size perception was not properly responding to the expansion of the group scale. Furthermore, the possibility of a specific psychological mechanism for processing group size information and the form of information input specifically accepted by majority bias were discussed from perspective of evolutionary psychology.

Experience Design Guideline for Smart Car Interface (스마트카의 인터페이스를 위한 경험 디자인 가이드라인)

  • Due to the development of communication technology and expansion of Intelligent Transport System (ITS), the car is changing from a simple mechanical device to second living space which has comprehensive convenience function and is evolved into the platform which is playing as an interface for this role. As the interface area to provide various information to the passenger is being expanded, the research importance about smart car based user experience is rising. This study has a research objective to propose the guidelines regarding the smart car user experience elements. In order to conduct this study, smart car user experience elements were defined as function, interaction, and surface and through the discussions of UX/UI experts, 8 representative techniques, 14 representative techniques, and 8 locations of the glass windows were specified for each element. Following, the smart car users' priorities of the experience elements, which were defined through targeting 100 drivers, were analyzed in the form of questionnaire survey. The analysis showed that the users' priorities in applying the main techniques were in the order of safety, distance, and sensibility. The priorities of the production method were in the order of voice recognition, touch, gesture, physical button, and eye tracking. Furthermore, regarding the glass window locations, users prioritized the front of the driver's seat to the back. According to the demographic analysis on gender, there were no significant differences except for two functions. Therefore this showed that the guidelines of male and female can be commonly applied. Through user requirement analysis about individual elements, this study provides the guides about the requirement in each element to be applied to commercialized product with priority.

An Economical Efficiency Analysis of Fostering Program on Leading Company in Sport Industry (스포츠산업 선도기업 지원사업의 경제성 분석)

  • The purpose of this study is to analyze the economic efficiency of the policy implemented by Ministry of Culture, Sports and Tourism on leading company in sport industry. The leading companies in sport industry are those who have a certain amount of sales in sport industry and the ones with potential to become global companies. Supporting areas include business advancement, overseas market development, and overseas PR marketing integration support. The research is performed by developing the equilibrium model composed of supply as well as demand and applying input-output analysis. The economic efficiency is estimated to in the form of changes in the sales of corporations and the ripple effect of the national economy. The results of the study are as follows. First, it is estimated that the sales growth rate of the company due to the implementation of the policy is from 3.74% to 5.19%. Second, the increase in sales reaches to a maximum of KRW 4,081 billion with a minimum of KRW 1,573 million, depending on the size of the company. Third, it is estimated that the production inducement effect for the national economy is from KRW 36 billion to KRW 93.4 billion. Fourth, the induced value added for the national economy is estimated to be at least KRW 11.3 billion, up to KRW 29.2 billion.

A Design of Ultra-low Noise LDO Regulator for Low Voltage MEMS Microphones (저전압 MEMS 마이크로폰용 초저잡음 LDO 레귤레이터 설계)

  • Microphones can convert received voice signals to electric signals. They have been widely used in various industries such as radios, smart devices and vehicles. Recently, the demands for small size and high sensitive microphones are increased according to the minimization of wireless earphone with the development of smart phone. A MEMS system is a good candidate for an ultra-small size microphone of a next generation and a read out IC for high sensitive MEMS sensor is researched from many industries and academies. Since the microphone system has a high sensitivity from environment noise and electric system noise, the system requires a low noise power supply and some low noise design techniques. In this paper, a low noise LDO is presented for small size MEMS microphone systems. The input supply voltage of the LDO is 1.5-3.6V, and the output voltage is 1.3V. Then, it can support to 5mA in the light load condition. The integrated output noise of proposed LDO form 20Hz to 20kHz is about 1.9uV. These post layout simulation results are performed with TSMC 0.18um CMOS technology and the size of layout is 325㎛ × 165㎛.

Reducing the Effect of Ammonia Emissions from Paddy and Upland Soil with Deep Placement of Nitrogen Fertilizers (질소비료의 심층시비에 의한 논과 밭 토양의 암모니아 배출 억제 효과)

  • BACKGROUND: Ammonia gas emitted from nitrogen fertilizers applied in agricultural land is an environmental pollutant that catalyzes the formation of fine particulate matter (PM2.5). A significant portion (12-18%) of nitrogen fertilizer input for crop cultivation is emitted to the atmosphere as ammonia gas, a loss form of nitrogen fertilizer in agricultural land. The widely practiced method for fertilizer use in agricultural fields involves spraying the fertilizers on the surface of farmlands and mixing those with the soils through such means as rotary work. To test the potential reduction of ammonia emission by nitrogen fertilizers from the soil surface, we have added N, P, and K at 2 g each to the glass greenhouse soil, and the ammonia emission was analyzed. METHODS AND RESULTS: The treatment consisted of non-fertilization, surface spray (conventional fertilization), and soil depth spray at 10, 15, 20, 25, and 30 cm. Ammonia was collected using a self-manufactured vertical wind tunnel chamber, and it was quantified by the indophenol-blue method. As a result of analyzing ammonia emission after fertilizer treatments by soil depth, ammonia was emitted by the surface spray treatment immediately after spraying the fertilizer in the paddy soil, with no ammonia emission occurring at a soil depth of 10 cm to 30 cm. In the upland soil, ammonia was emitted by the surface spray treatment after 2 days of treatment, and there was no ammonia emission at a soil depth of 15 cm to 30 cm. Lettuce and Chinese cabbage treated with fertilizer at depths of 20 cm and 30 cm showed increases of fresh weight and nutrient and potassium contents. CONCLUSION(S): In conclusion, rather than the current fertilization method of spraying and mixing the fertilizers on the soil surface, deep placement of the nitrogen fertilizer in the soil at 10 cm or more in paddy fields and 15 cm or more in upland fields was considered as a better fertilization method to reduce ammonia emission.
