Fabrication of Laser Diodes using Beam-Lead and its thermal characteristics (Beam-Lead를 이용한 Laser Diode의 제작과 열저항 특성)

  • For the effective heat transfering in Lser Diodes, Beam-Lead structure were introduced which is applicable to hybrid Optoelectronic Integrated Circuits. A 5-layer planar structure Laser Diode is fabricated and Beam-Lead is made by Au plating. And carrier was made by etching Si substrate and LD was mounted on a carrier. The thermal resistance was measured and we could certain that Beam-Lead structure behaves well as a heat sink.

  • Adaptive channel equalization accomplished without resorting to a training sequence is known as blind equalization. The Constant Modulus Algorithm(CMA) and Modified CMA(MCMA) are widely referenced algorithms for blind equalization of a QAM system. This paper proposes a hybrid scheme of CMA and MCMA with Carrier Recovery that is robust for high level QAM with low steady state tracking error.

  • This paper proposes a carrier frequency of set estimation algorithm for IEEE802.11n system. As IEEE802.11n is a multiple input multiple output(MIMO) system, so there are several combining techniques which are used in multiple receive antenna system. In this paper, we propose hybrid carrier frequency offset estimation algorithms using combining techniques in multiple receive antenna systems, and show that the proposed selection combining carrier frequency offset (CFO) estimation algorithm can estimate carrier frequency offset within 1/10 MSE error at SNR 10 dB in channel B and within 1/2 MSE error at SNR 10 dB in channel D rather than the conventional MIMO CFO one.

  • Two design techniques for more accurate and more convenient hybrid positioning system with visible light communication (VLC) and ad-hoc wireless network infrastructure are proposed, in order to overcome the problems of high estimation error, high cost, and limited service range of the conventional positioning techniques. First method is based on a non-carrier VLC based hybrid positioning technique for applications involving of low data rate optical sensing and narrow-range visible light reception from transmitter, and long-range positioning. The second method uses a 4 MHz carrier VLC-based hybrid positioning technique for a high data rate optical sensing and wide-range visible light receiving from transmitter, and mid-range positioning applications. In indoor environments with obstacles where there are long-range 7731.4cm and mid-range 2368cm distances between an observer and a target respectively, the hybrid positioning developed with two design techniques are tested, and the proposed system is verified and analyzed in this paper.

  • More than 10,000 Carbon NanoTube Field Effect Transistors (CNTFETs), which have advantages such as high carrier mobility, large saturation velocity, low intrinsic capacitance, flexibility, and transparency, have been successfully integrated into one semiconductor chip using conventional semiconductor design procedures and manufacturing processes. Three-dimensional multilayer structure of the CNTFET semiconductor chip and various CNTFET manufacturing process research increase the possibility of making the hybrid MOSFET-CNTFET semiconductor chip which combines conventional MOSFETs and CNTFETs together in a semiconductor chip. This paper discusses a methodology to design 6T binary SRAM using hybrid MOSFET-CNTFET. By utilizing the existing MOSFET SRAM or CNTFET SRAM design method, we will introduce a method of designing a hybrid MOSFET-CNTFET SRAM and compare its performance with the conventional MOSFET SRAM and CNTFET SRAM.

Low Phase Noise CMOS VCO with Hybrid Inductor

  • A low phase noise CMOS voltage controlled oscillator(VCO) for multi-band/multi-standard RF Transceivers is presented. For both wide tunability and low phase noise characteristics, Hybrid inductor which uses both bondwire inductor and planar spiral inductor in the same area, is proposed. This approach reduces inductance variation and presents high quality factor without custom-designed single-turn inductor occupying large area, which improves phase noise and tuning range characteristics without additional area loss. An LC VCO is designed in a 0.13um CMOS technology to demonstrate the hybrid inductor concept. The measured phase noise is -121dBc/Hz at 400KHz offset and -142dBc/Hz at 3MHz offset from a 900MHz carrier frequency after divider. The tuning range of about 28%(3.15 to 4.18GHz) is measured. The VCO consumes 7.5mA from 1.3V supply and meets the requirements for GSM/EDGE and WCDMA standard.

  • This paper presents a hybrid pulse width modulation (PWM) method under low switching frequency conditions based on space vector PWM (SVPWM) and selective harmonic eliminated PWM (SHEPWM), which use asynchronous carrier modulation SVPWM at low frequency, and SHEPWM at high frequency, a square wave after rated conditions. A transitive strategy is proposed to realize a smooth transition of individual modes including SVPWM, SHEPWM and square waves. Experimental results confirm this hybrid modulation method and their transition are reasonable and proper.

  • We report the origin of the improvement of the power conversion efficiency (PCE) of hybrid thin-film solar cells when a soluble C60 derivative, [6,6]-phenyl-$C_{61}$-butyric acid methyl ester (PCBM), is introduced as a hole-blocking layer. The PCBM layer could establish better interfacial contact by decreasing the reverse ark-saturation current density, resulting in a decrease in the probability of carrier recombination. The power conversion efficiency of this optimized device reached a maximum value of 8.34% and is the highest yet reported for hybrid thin-film solar cells.

  • This study evaluates the performance of an optical receiver for binary phase shift keying (BPSK) signals in the presence of short noise originating from the photo diode and phase noise of the optical source. The case of using I.O. hybrid compare with the fiber optic hybrid to mix received optical signal and laser local oscillator signal. The impact of these noise is minimized if loop natural frequency and power split ratio between data and carrier recovery branch are choosen optimally. Then it is obtained that required laser linewidt to achieve a BER of 10**-9. The results are the same except theat in case of using the fiber optic hybrid the required optical power is twice as much as the I.O. hybrid.

Porous polymer membranes used for wastewater treatment

  • This paper focuses on the study of the most recent ultra-filtration techniques, based on porous polymer membranes, used for the treatment of wastewater from oil, mine and hydrometallurgical industries. The performance of porous membranes used in separation and recovery of oil and heavy metals from wastewater, was evaluated by the polymer composition and by the membrane characteristics, as it follows: hydrophobicity or hydrophilicity, porosity, carrier (composition and concentration), selectivity, fouling, durability, separation efficiency and operating conditions. The oil/water efficient separation was observed on ultra-filtration (UF) techniques, with porous membranes, whereas heavy metals recovery from wastewater was observed using porous membranes with carrier. It can be concluded, that in the ultra-filtration wastewater treatments, a hybrid system, with porous polymer membranes with or without carrier, can be used for these two applications: oil/water separation and heavy metals recovery.
